なお、接着剤組成物が、(A)成分及び(B)成分としてそれぞれ2種以上含有する場合は、上記式中のWA/EA及びWB/EBは、それぞれ各(A)成分、(B)成分について算出したWA/EAの和及びWB/EBの和として定義される。
第一及び第二の回路基板6,9は、半導体、ガラス、セラミック等の無機物、ポリイミド、ポリエチレンテレフタレート、ポリカーボネート、(メタ)アクリル樹脂、環状オレフィン樹脂等の有機物、ガラス/エポキシ等の複合物などで形成されていてよい。これらの回路基板6,9の主面上には、例えば絶縁層が設けられていてもよい。第一及び第二の回路電極7,10は、金、銀、錫、ルテニウム、ロジウム、パラジウム、オスミウム、イリジウム、白金、インジウム錫酸化物(ITO)等で形成されていてよい。
以下に示す成分を表1に示す質量比で混合し、接着剤組成物を調製した。(A)成分のメルカプト基の物質量と(B)成分のアリル基の物質量との合計に占める(A)成分のメルカプト基の物質量の割合(%)も併せて表1に示す。
A1:イソシアヌレート変性チオール化合物(3官能、メルカプト基当量:175、1級チオール化合物、商品名:THEIC-BMPA、淀化学株式会社製)
A2:1,3,5-トリス(2-(3-スルファニルブタノイルオキシ)エチル)-1,3,5-トリアジナン-2,4,6-トリオン(3官能、メルカプト基当量:189、2級チオール化合物、商品名:MT-NR1、昭和電工株式会社製)
(アリル化合物)
B1:トリアリルイソシアヌレート(アリル基当量:83、商品名:TAIC、日本合成化学株式会社製)
B2:トリアリルシアヌレート(アリル基当量:83、商品名:Triallyl Cyanurate、東京化成工業株式会社)を用いた。
(アクリル化合物)
b1:イソシアヌル酸EO変性ジ及びトリアクリレート(商品名:M313、東亞合成株式会社製)
(光重合開始剤)
C1:オキシムエステル化合物(商品名:Irgacure(登録商標)Oxe02、BASF社製)
なお、オキシムエステル化合物は、10質量%メチルエチルケトン(MEK)溶液として用いた。
(熱可塑性樹脂)
D1:フェノキシ樹脂:(商品名:FX293、東都化成株式会社製)
(アクリレート化合物)
E1:ウレタンアクリレートオリゴマー(UA5500T、新中村化学工業株式会社製)
なお、ウレタンアクリレートオリゴマーは、70質量%トルエン溶液として用いた。
得られた各フィルム状接着剤Aを100℃に加熱した状態で、波長365nmの光を60秒間照射(250mW/cm2)し、フィルム状接着剤Aの硬化物を得た。
上述のとおり作製した硬化物を1.0cm×5.0cmに切断し、切断した試験片について、粘弾性測定装置(商品名:RSA-3、TAインスツルメンツ社製)を用いた引張り試験により、ガラス転移温度Tg(℃)、及び200℃における貯蔵弾性率E’(Pa)を評価した。測定条件は、測定温度:-10~250℃、昇温速度:5℃/min、周波数:1.0Hz、ひずみ:0.1%とした。結果を表1に示す。
ポリスチレン粒子の表面上に、層の厚さが0.2μmとなるようにニッケルからなる層を設け、このニッケル層上に、層の厚さが0.02μmとなるように金からなる層を更に設けた。このようにして、平均粒径4μm、比重2.5の導電性粒子を得た。
[導電性接着層]
上述した成分に加えて、以下に示す成分を表2に示す質量比で混合し、上記で得た導電性粒子55質量部を更に混合して、接着剤組成物を得た。メルカプト基の物質量とアリル基の物質量との合計に占めるメルカプト基の物質量の割合(%)も併せて表2に示す。
(シランカップリング剤)
F1:8-メタクリロキシオクチルトリメトキシシラン(商品名:KBM5803、信越化学工業株式会社製)
F2:3(又は2)-トリエトキシシリル-N-(1,3-ジメチル-ブチリデン)プロピルアミンの加水分解縮合物(商品名:KBE9103、信越化学工業株式会社製)
F3:3-メルカプトプロピルメチルジメトキシシラン(KBM802、信越化学工業株式会社製)
(リン酸エステル)
G1:2-ヒドロキシエチルメタクリレートの6-ヘキサノリド付加物と無水リン酸との反応生成物(商品名:PM-21、日本化薬株式会社)
(無機微粒子)
H1:シリカ粒子(商品名:R202、日本エアロジル株式会社製)
なお、シリカ粒子は、18質量%トルエン溶液として用いた。
上述した成分を表2に示す質量比で混合し、接着剤組成物を得た。得られた接着剤組成物を、厚み40μmのPET樹脂フィルムに塗工装置を用いて塗布し、70℃、5分間の熱風乾燥によって、PET樹脂フィルム上に形成された厚みが13μmの非導電性接着層を得た。
得られたフィルム状接着剤Bを0.8cmφに切断し、溶融粘度測定装置(商品名:ARES-G2、TAインスツルメンツ社製)を用い、切断した試験片の60℃における溶融粘度を測定した。測定条件は、測定温度:0~120℃、昇温速度:10℃/min、周波数:10Hz、ひずみ:0.3%とした。結果を表2に示す。
ガラス基板(外形38mm×28mm、厚さ0.3mm、表面にITO(酸化インジウム錫)配線パターンを有するもの)に、2.5×25mmの大きさのPET樹脂フィルム付きフィルム状接着剤Bを、導電性接着層側のPET樹脂フィルムを剥離した上で貼り付けた。次いで、70℃、0.5MPaで5秒間加熱及び加圧をして、ガラス基板にフィルム状接着剤Bを仮接続した、フィルム状接着剤Bから非導電性接着層側のPET樹脂フィルムを剥離した。その後、ICチップ(外形0.9mm×20.3mm、厚さ0.3mm、バンプの大きさ12μm×70μm、バンプのピッチ7μm)を、ガラス基板とフィルム状接着剤Bとの積層体に、温度60℃、60MPa(バンプ面積換算)、3秒間で圧着後、温度及び圧力をそのままの状態にして、LED-UV装置を用いて波長365nmの光を2秒間照射(照度250W/cm2)し、接続構造体を得た。
得られた接続構造体における隣接回路間の抵抗値を、マルチメーターで測定した。抵抗値は、隣接回路間の抵抗14点の平均値として求めた。結果を表2に示す。
Claims (9)
- イソシアヌル環及び2つ以上のメルカプト基を有するチオール化合物と、アリル基を有するアリル化合物と、光重合開始剤と、導電性粒子と、を含有する接着剤組成物であって、
前記接着剤組成物中の前記メルカプト基の物質量と前記アリル基の物質量との合計に占める前記メルカプト基の物質量の割合が40%以下であり、
前記アリル化合物が、ジアリルフタレート、ジアリルイソフタレート、ジアリルシアヌレート、ジアリルイソシアヌレート、トリアリルイソシアヌレート、及びトリアリルシアヌレートからなる群より選ばれる少なくとも1種である、接着剤組成物。 - 前記チオール化合物が1級又は2級のチオール化合物である、請求項1に記載の接着剤組成物。
- 前記光重合開始剤がオキシムエステル化合物である、請求項1又は2に記載の接着剤組成物。
- 熱可塑性樹脂を更に含有する、請求項1~3のいずれか一項に記載の接着剤組成物。
- 請求項1~4のいずれか一項に記載の接着剤組成物をフィルム状にしてなる、フィルム状接着剤。
- 導電性接着層と、非導電性接着層とを備える、請求項5に記載のフィルム状接着剤。
- 60℃における溶融粘度が2000Pa・s以下である、請求項5又は6に記載のフィルム状接着剤。
- 第一の回路電極を有する第一の回路部材と、
第二の回路電極を有する第二の回路部材と、
前記第一の回路部材及び前記第二の回路部材の間に配置され、前記第一の回路電極と前記第二の回路電極とを互いに電気的に接続する回路接続部材と、を備え、
前記回路接続部材が請求項1~4のいずれか一項に記載の接着剤組成物の硬化物を含有する、接続構造体。 - 第一の回路電極を有する第一の回路部材と、第二の回路電極を有する第二の回路部材との間に請求項1~4のいずれか一項に記載の接着剤組成物を配置し、前記接着剤組成物を介して前記第一の回路部材及び前記第二の回路部材を加圧して、前記第一の回路電極及び前記第二の回路電極を互いに電気的に接続する工程を備える、接続構造体の製造方法。
