Description
本発明で使用される研磨パッドは、定盤側の吸着層と被研磨物側の研磨層を必須構成とする。
本発明では、上記で説明した研磨パッドを定盤に吸着固定し、被研磨物を研磨する。そして、研磨パッドの固定前に、定盤の表面粗さを0.01〜0.7μmに調整する。
以上のようにして定盤の表面粗さを調整した後、研磨パッド(吸着層)を定盤に吸着して固定する。この研磨パッドの固定は、定盤に研磨パッドを位置あわせしつつ載置し、軽く押圧すれば良い。
・研磨圧力:0.163kgf/cm2
・研磨パッドの回転速度:45rpm
・被研磨部材の回転速度:47rpm
・ヘッドの揺動速度:250mm/min
・研磨時間:3min
・研磨枚数:1枚、10枚
Claims (4)
- 定盤に研磨パッドを固定した後、前記研磨パッドに被研磨物を加圧しながら摺動させて研磨する研磨方法において、
前記研磨パッドは、前記定盤に吸着して固定するための吸着層と、前記被研磨物を研磨するための研磨層とからなり、
前記吸着層は、両末端にのみビニル基を有する直鎖状ポリオルガノシロキサンからなるシリコーン、両末端及び側鎖にビニル基を有する直鎖状ポリオルガノシロキサンからなるシリコーン、末端にのみビニル基を有する分岐状ポリオルガノシロキサンからなるシリコーン、及び末端及び側鎖にビニル基を有する分岐状ポリオルガノシロキサンからなるシリコーンから選ばれる少なくとも1種のシリコーンを架橋させてなる組成物からなるものであり、
表面粗さ(Ra)が、0.01〜0.25μmであるフィルムを、前記定盤の表面に接着することで、定盤の表面粗さを、0.01〜0.25μmにした後に、前記研磨パッドの吸着層を前記定盤に吸着固定することを特徴とする研磨方法。 - 研磨パッドの吸着層は、その表面粗さの平均値(Sa)が0.02〜0.06μmである請求項1記載の研磨方法。
- 吸着層の厚さは、20〜30μmである請求項1又は請求項2記載の研磨方法。
- 研磨パッドは、吸着層と研磨層との間に基材を備え、前記基材は、破断強度210〜290MPa、破断伸度80〜130%の樹脂からなる請求項1〜請求項3のいずれかに記載の研磨方法。
