Description
以下の実施形態の説明において、各層、パッドまたはシート等が各層、パッドまたはシート等の「上(on)」または「下(under)」に形成されるものと記載される場合、「上(on)」と「下(under)」は、「直接(directly)」または他の構成要素を介して「間接的に(indirectly)」形成されることをすべて含む。
一実施形態による研磨パッドは、研磨層を含み、前記研磨層がシェルを有する微細中空粒子を含み、前記微細中空粒子のシェルのガラス転移温度(Tg)が110℃以下であり、前記研磨層が下記式(1)を満たす。
前記研磨層は、ポリウレタン樹脂を含み多孔質であり得る。
前記研磨層は、シェルを有する微細中空粒子を含む。
前記実施形態による研磨パッドは、前記研磨層内のSi含有量が1000ppmw未満であり得る。前記Si含有量は重量を基準にし、すなわち、前記研磨層全体の重量を100重量%としたとき、前記研磨層中のSi含有量が0.1重量%未満であり得る。
この際、前記研磨層内Si含有量はICP分析によって測定されたものであり得る。
また、前記研磨パッドは、前記研磨層の一面に配置される支持層をさらに含み得る。
前記研磨パッドは、前記研磨層と前記支持層との間に配置される接着層をさらに含み得る。
前記接着層は、ホットメルト接着剤を含み得る。前記ホットメルト接着剤は、ポリウレタン系樹脂、ポリエステル系樹脂、エチレン−酢酸ビニル系樹脂、ポリアミド系樹脂、およびポリオレフィン系樹脂からなる群より選択された1種以上であり得る。具体的に、前記ホットメルト接着剤は、ポリウレタン系樹脂およびポリエステル系樹脂からなる群より選択された1種以上であり得る。
一実施形態による研磨パッドの製造方法は、ウレタン系プレポリマーを含む第1原料組成物を準備する段階と、硬化剤を含む第2原料組成物を準備する段階と、シェルを有する微細中空粒子を含む第3原料組成物を準備する段階と、前記第1原料組成物を前記第2原料組成物および前記第3原料組成物と順次または同時混合して原料混合物を調製する段階と、前記原料混合物を金型内に注入した後硬化して研磨層を得る段階と、を含み、前記微細中空粒子のシェルのガラス転移温度(Tg)が110℃以下であり、前記研磨層の全体重量に対するSi含有量が1000ppmw未満である。
一実施形態による半導体材料の製造方法は、前記一実施形態による研磨パッドを用いて半導体基板の表面を研磨する段階を含む。
以下、実施例により本発明をさらに具体的に説明する。以下の実施例は本発明を例示するものであり、本発明の範囲がこれらに限定されない。
プレポリマー、硬化剤、不活性ガス、反応調節剤などの原料をそれぞれ供給するためのタンクおよび投入ラインが備えられたキャスティング装置を準備した。プレポリマータンクにウレタン系プレポリマー(8.0%NCO、PUGL−450D、SKC社)を充填し、気体相の発泡剤が熱可塑性樹脂で構成されたシェルによってカプセル化した微細中空粒子を下記表1のようにそれぞれ投入し、24時間混合した。硬化剤タンクに硬化剤(ビス(4−アミノ−3−クロロフェニル)メタン、Ishihara社)を充填し、不活性ガスとして窒素(N2)および反応調節剤(第3級アミン系化合物、Air Products社のA1)を準備した。
前記実施例および比較例において製造された研磨パッドについて下記のように試験し、その結果を下記表1に示した。
微細中空粒子のガラス転移温度(Tg)を示差走査熱量計(DSC)により、40℃から180℃まで昇温速度20℃/分で測定した。
研磨層サンプル内のSi含有量を、高周波誘導結合プラズマ(ICP)を利用した発光分光分析法により測定した。
研磨パッドサンプルをCMP研磨装置の定盤上に設置し、化学気相蒸着(CVD)によりタングステン(W)膜が形成されている直径300mmのシリコンウェーハを、前記研磨パッドの研磨面を向くようにセットした。研磨パッド上にフュームドシリカスラリーを250mL/分の速度で供給しながら、4.0psiの荷重および150rpmの速度で60秒間タングステン膜を研磨した。研磨後のウェーハをキャリアから外して、回転式脱水機(spin dryer)に装着して蒸留水で洗浄した後、窒素により15秒間乾燥した。
研磨率(Å/min)=研磨によりタングステン膜が減少された厚さ(Å)/研磨時間(min)
研磨パッドサンプルを用いて、前記(3)のような手順でCMP工程を行った後、欠陥検査装置(AIT XP+、KLA Tencor社)を用いて、研磨後にウェーハ表面上に現れるスクラッチのような欠陥(defects)の数を測定した(条件:threshold 150、 die filter threshold 280)。
Claims (10)
- 前記微細中空粒子のシェルのガラス転移温度(Tg)が70℃〜110℃であり、
前記研磨層の全体重量に対するSiの含有量が1000ppmw未満である、請求項1に記載の研磨パッド。 - 前記微細中空粒子が10μm〜70μmの平均粒径を有する、請求項1に記載の研磨パッド。
- 前記微細中空粒子が、前記研磨層の全体重量に対して0.1重量%〜3重量%の含有量で含まれる、請求項1に記載の研磨パッド。
- 前記微細中空粒子のシェルが、塩化ビニリデン系共重合体、アクリロニトリル系共重合体、メタクリロニトリル系共重合体、およびアクリル系共重合体からなる群より選択された1種以上を含み、
前記微細中空粒子が、内部に炭素数1〜7の炭化水素を含む、請求項1に記載の研磨パッド。 - 前記研磨層が、外部に露出される多数の開放型微細気孔を備え、
前記微細気孔が、前記微細中空粒子から由来のものである、請求項1に記載の研磨パッド。 - 前記研磨層が50ショアD〜70ショアDの表面硬度を有し、
前記研磨パッドがタングステン膜に対して700Å/min以上の研磨率(removal rate)を有する、請求項1に記載の研磨パッド。 - ウレタン系プレポリマーを含む第1原料組成物を準備する段階と、
硬化剤を含む第2原料組成物を準備する段階と、
シェルを有する微細中空粒子を含む第3原料組成物を準備する段階と、
前記第1原料組成物を前記第2原料組成物および前記第3原料組成物と順次または同時混合して原料混合物を調製する段階と、
前記原料混合物を金型内に注入した後、硬化して研磨層を得る段階と、を含み、
前記微細中空粒子のシェルのガラス転移温度(Tg)が110℃以下であり、
前記研磨層が下記式(1)を満たす、研磨パッドの製造方法。

DSiは、前記研磨層の全体重量に対するSi含有量(ppmw)であり、
STgは、前記微細中空粒子のシェルのガラス転移温度(℃)であり、
DSi/STgは、単位を除いた各数値間の比率である) - 前記第3原料組成物を準備する段階において、前記微細中空粒子が5重量%以下のSiO2含有量を有する、請求項8に記載の研磨パッドの製造方法。
