Claims (1)
- ゲルマニウムを主成分とするp型半導体の熱処理方法であって、
ドーパントが注入されたゲルマニウムの半導体層を200℃以上300℃以下の予備加熱温度にて予備加熱する予備加熱工程と、
前記半導体層にフラッシュランプから0.1ミリ秒以上100ミリ秒以下のフラッシュ光照射時間にてフラッシュ光を照射して300℃以上500℃以下の温度域を100ミリ秒以内に通過させて500℃以上900℃以下の処理温度に加熱してサーマルドナーを生成することなく前記ドーパントを活性化するフラッシュ加熱工程と、
を備えることを特徴とする熱処理方法。
