Description
1つまたは複数のシリコンチップを配置した担体を用意するステップと、
記載の熱硬化性樹脂組成物を担体に接触させるステップと、
熱硬化性樹脂組成物が、ウェハの周囲に流れ、熱硬化性樹脂組成物の反応生成物まで硬化することを可能にするのに好ましい条件にシリコンチップと熱硬化性樹脂組成物とを暴露するステップとを含む方法が提供される。硬化した反応生成物は、本明細書で開示されたもの以外の材料を含む成型ウェハに比較して、成型ウェハの反り耐性を約65%、望ましくは、少なくとも50%、より望ましくは、少なくとも80%は改善することができる。
Xは、任意選択で、O、NR、S、C=O、COO、またはNHC=Oのうちの1つまたは複数によって中断されているか、あるいはOH、OR、NRR、SH、SR、COOH、COOR、NHCOOHまたはNHCOORのうちの1つまたは複数によって置換されており、Rは、C1〜40アルキル、C2〜40アルケニル、またはC6〜20アリールから選択される、アルキレン、アルケニレン、またはアリーレンから広く選択される連結基であり、
mおよびnは、それぞれ個別に、1または2であり、

−ヒドロカルビル種はアルキル、アルケニル、アルキニル、シクロアルキル、シクロアルケニル、アリール、アルキルアリール、アリールアルキル、アリールアルケニル、アルケニルアリール、アリールアルキニルまたはアルキニルアリールから選択されるが、但し、Xが2つ以上の異なる種を含む場合のみXはアリールであってよい、通常、約6から最大約500個の範囲の炭素原子を有するヒドロカルビルまたは置換ヒドロカルビル種、
−ヒドロカルビレン種が、アルキレン、アルケニレン、アルキニレン、シクロアルキレン、シクロアルケニレン、アリーレン、アルキルアリーレン、アリールアルキレン、アリールアルケニレン、アルケニルアリーレン、アリールアルキニレンまたはアルキニルアリーレンから選択される、通常、約6から最大約500個の範囲の炭素原子を有するヒドロカルビレンまたは置換ヒドロカルビレン種、
−通常、約6から最大約500個の範囲の炭素原子を有する複素環式または置換複素環式種、
−ポリシロキサン、および
−ポリシロキサン−ポリウレタンブロックコポリマー、ならびに上記のうちの1つまたは複数と共有結合、−O−、−S−、−NR−、−NR−C(O)−、−NR−C(O)−O−、−NR−C(O)−NR−、−S−C(O)−、−S−C(O)−O−、−S−C(O)−NR−、−O−S(O)2−、−O−S(O)2−O−、−O−S(O)2−NR−、−O−S(O)−、−O−S(O)−O−、−O−S(O)−NR−、−O−NR−C(O)−、−O−NR−C(O)−O−、−O−NR−C(O)−NR−、−NR−O−C(O)−、−NR−O−C(O)−O−、−NR−O−C(O)−NR−、−O−NR−C(S)−、−O−NR−C(S)−O−、−O−NR−C(S)−NR−、−NR−O−C(S)−、−NR−O−C(S)−O−、−NR−O−C(S)−NR−、−O−C(S)−、−O−C(S)−O−、−O−C(S)−NR−、−NR−C(S)−、−NR−C(S)−O−、−NR−C(S)−NR−、−S−S(O)2−、−S−S(O)2−O−、−S−S(O)2−NR−、−NR−O−S(O)−、−NR−O−S(O)−O−、−NR−O−S(O)−NR−、−NR−O−S(O)2−、−NR−O−S(O)2−O−、−NR−O−S(O)2−NR−、−O−NR−S(O)−、−O−NR−S(O)−O−、−O−NR−S(O)−NR−、−O−NR−S(O)2−O−、−O−NR−S(O)2−NR−、−O−NR−S(O)2−、−O−P(O)R2−、−S−P(O)R2−、または−NR−P(O)R2−から選択されるが、Rは、それぞれ独立に、水素、アルキルまたは置換アルキルである連結基との組合せを含む、一価または多価基から選択することができる。
[ここで式中、R1は、独立に、エチレン、プロピレン、1−ブテン、1−ヘキセン、3−メチル−1−ペンテン、もしくは4−メチル−1−ペンテンなどの疎水性オレフィン、またはスチレンなどの重合性の疎水性芳香族炭化水素であり;それぞれのR2は、無水マレイン酸などの親水性酸無水物であり;vは1〜12であり;wは1〜6であり;nは1〜50である。]の疎水性セグメントもしくはポーションと親水性セグメントもしくはポーションの両方を含むものが挙げられる。
以下の構造:
成分(C)としての成分(A)と(B)の反応生成物から作製される。
・従来の強化フィラーに比較して製剤のより低い粘度
・沈降しないこと
・破壊靭性、耐衝撃抵抗性および弾性率の増加
・耐引っかきおよび耐摩耗抵抗性の改善
・収縮および熱膨張の低減
・熱安定性、耐薬品性、ガラス転移温度、耐候性、および誘電特性など多数の所望の特性における改善、または少なくとも悪影響のないこと。
再構成ウェハを直径が8インチまたは12インチになるように今日の通常のやり方で構築した。使用の際に、ウェハを封止するのに使用する熱硬化性樹脂組成物は、ウェハの中心部分上または周囲に空気圧またはピストン分注によって分注することができる。
Claims (6)
- 圧縮成型およびオーブン硬化の際の反りが少ない液体圧縮成型用熱硬化性樹脂封止材料組成物であって、
ビスフェノールA、ビスフェノールF、ビスフェノールS、ビスフェノールE、ビフェニル、およびそれらの組み合わせから作製されるエポキシから選択される少なくとも2つの異なるエポキシを含むエポキシ樹脂成分を含む、熱硬化性樹脂成分、
該封止材料が圧縮成型およびオーブン硬化される際に反りを低減するのに十分な、0.5重量%〜5重量%の量で存在する、ブロックコポリマー、
70重量%〜90重量%のシリカフィラーを含む、熱膨張を低減する添加剤、ならびに
無水物とイミダゾールとの組合せを含む硬化成分
を含み、
圧縮成型およびオーブン硬化の際、該封止材料組成物が、以下の組み合わせの反り低減物理特性:
DMAによる測定で−70℃〜−30℃のTg1、
TMA測定で100℃〜150℃のTg2、
熱膨張係数α1≦10ppm;および
22GPa以下の室温における弾性率
を示す、組成物。 - 請求項1に記載の組成物によって封止された成型ウェハの反り耐性を改善する方法であって、
再構成ウェハを用意するステップと、
請求項1に記載の熱硬化性樹脂封止材料組成物をウェハに接触させるステップと、
熱硬化性樹脂封止材料組成物が、ウェハの周囲に流れ、硬化して反り耐性を20%から65%は改善できる熱硬化性樹脂封止材料組成物の反応生成物になることを可能にするのに好ましい条件にウェハと熱硬化性樹脂封止材料組成物とを暴露するステップとを含み、
該暴露するステップが、100℃〜120℃の温度で300〜400秒の間の液体圧縮成型条件への暴露と、120℃〜150℃の温度で15分〜1時間の間の成型後の硬化の条件への暴露を含む方法。 - 熱硬化性樹脂成分が、エポキシ樹脂成分、エピスルフィド樹脂成分、オキサジン成分、オキサゾリン成分、シアナートエステル成分、および/またはマレイミド−、ナジイミド−もしくはイタコンイミド−含有成分を含む、請求項1に記載の組成物。
- ブロックコポリマーが両親媒性である、請求項1に記載の組成物。
- ブロックコポリマーが、ポリスチレン、1,4−ポリブタジエンおよびシンジオタクチックポリ(メチルメタクリレート)から作製される1以上のブロックコポリマー、ポリメチルメタクリレート−ブロック−ポリブチルアクリレート−ブロックポリメチルメタクリレートコポリマー、およびポリエーテルブロックコポリマーから選択される、請求項1に記載の組成物。
- 硬化したとき、組成物が260℃におけるリフロー後のTMAによるTgとして90℃超のTgを示す、請求項1に記載の組成物。
