図1から図3を参照して、本実施の形態における複合シール100の構造について説明する。図1は、複合シール100の構造を示す平面図、図2は、複合シール100の構造を示す側面図、図3は、図1中III−III線矢視断面図である。
次に、図4から図6を参照して、複合シール100の使用状態について説明する。図4は、複合シール100の使用状態を示す半導体製造装置の断面図、図5は、複合シール100の変形状態(変形前)を示す第1断面図、図6は、複合シール100の変形状態(変形後)を示す第2断面図である。
図13を参照して、本実施の形態における複合シール200の構造について説明する。図13は、複合シール200の構造を示す断面図である。
次に、図14および図15を参照して、複合シール200の使用状態について説明する。図14は、複合シール200の変形状態(変形前)を示す第1断面図、図15は、複合シール200の変形状態(変形後)を示す第2断面図である。
図16を参照して、本実施の形態における複合シール300の構造について説明する。図16は、複合シール300の構造を示す断面図である。
次に、図17および図18を参照して、複合シール300の使用状態について説明する。図17は、複合シール300の変形状態(変形前)を示す第1断面図、図18は、複合シール300の変形状態(変形後)を示す第2断面図である。
Claims (8)
- 基板を配置する第1装置と、前記第1装置に対向配置され紫外線を通過させる板状の第2装置とを備える半導体製造装置に用いられ、前記基板の周囲を取り囲むように配置され、前記第1装置と前記第2装置とにより挟み込まれることで弾性変形し、前記第2装置の一方面側の空間と他方面側の空間とを気密的に分離する、複合シールであって、
当該複合シールは、
前記第1装置側に配置され、弾性変形が可能な弾性部材と、
前記弾性部材よりも前記第2装置側に配置される金属部材と、
を備え、
前記弾性部材は、
本体部と、
前記本体部から外側に拡張するフランジ部と、を含み、
前記金属部材は、前記フランジ部を挟んで、前記本体部とは反対側の領域を覆うように設けられる、複合シール。 - 前記本体部は、断面形状が、前記第1装置側が短辺、前記第2装置側が長辺の略台形形状である、請求項1に記載の複合シール。
- 前記本体部は、断面形状が、前記第1装置側に向けて凸形状の曲面形状を有する、請求項1に記載の複合シール。
- 前記フランジ部の端面は、前記本体部側に近づくにしたがって、厚みが増加する斜面形状を有する、請求項1から3のいずれかに記載の複合シール。
- 前記フランジ部の端面は、前記第2装置側が最も外側に位置し、前記第2装置側から前記第1装置側に向かうにしたがって、内側に傾斜する斜面である、請求項4に記載の複合シール。
- 前記フランジ部の端面は、前記第1装置側が最も外側に位置し、前記第1装置側から前記第2装置側に向かうにしたがって、内側に傾斜する斜面である、請求項4に記載の複合シール。
- 前記弾性部材は、ゴム状部材であり、
前記金属部材は、薄膜のアルミ部材である、請求項1から6のいずれかに記載の複合シール。 - 前記第1装置は、前記基板を配置する基板配置領域の周囲を取り囲むように設けられる溝部を含み、
当該複合シールは、環状の形態を有し、前記溝部に収容される、請求項1から7のいずれかに記載の複合シール。
