Description
図1を用いて、本実施形態にかかる半導体装置15の製造方法を説明する。ここでは、半導体基板1上に絶縁膜4を形成する方法を例に説明するが、本発明はこれに限定されるものではなく、様々な半導体装置やその部位に適用することができる。
図4及び図5を用いて、MONOS型不揮発性半導体記憶装置35の製造方法を例に説明をする。しかしながら、本発明はこれに限定されるものではなく、他の半導体装置等やその部位に適用することができる。なお、以下の本実施形態の説明において、第1の実施形態と同じ構成および機能を有する部分は、第1の実施形態と同じ符号を付し、その説明は省略するものとする。なお、図4及び図5は、半導体記憶装置35のメモリセル領域においてワード線に沿って切った断面に対応するものである。
これまでの説明においては、本実施形態をMONOS型不揮発性半導体記憶装置35のトンネル絶縁膜21に適用した場合を説明してきたが、これに限定されるものではなく、例えば、図8(a)に示すようにブロック絶縁膜23に適用しても良い。また、図8(b)に示すようにトンネル絶縁膜21とブロック絶縁膜23とに適用しても良い。なお、図8(a)及び(b)は、図7(a)の断面図に対応するものである。
また、図9に示すようにFG型不揮発性半導体記憶装置45にも適用することができる。詳細には、このFG型不揮発性半導体記憶装置45は、第2の実施形態のMONOS型不揮発性半導体記憶装置35の電荷蓄積膜22を導電体膜からなるFG電極42に、ブロック絶縁膜23を電極間絶縁膜43に置き換えたものであり、トンネル絶縁膜21、及び/又は、電極間絶縁膜43に本実施形態を適用することができる。なお、図9(a)は図7(a)に対応し、図9(b)は図7(b)に対応するものであって、トンネル絶縁膜21に適用した場合の半導体記憶装置45を示す。
さらに、図10に示すようにダブルFG型不揮発性半導体記憶装置55にも適用することができる。詳細には、半導体記憶装置55においては、FG電極は下部FG電極52と上部FG電極53との2つに分断されており、その間にはFG間電極膜54が挿入されている。そして、トンネル絶縁膜21、FG間絶縁膜54、電極間絶縁膜43のうちの少なくとも1つに本実施形態を適用することができる。なお、図10(a)は図7(a)に対応し、図10(b)は図7(b)に対応するものであって、トンネル絶縁膜21とFG間絶縁膜54と電極間絶縁膜43とに適用した場合の半導体記憶装置55を示す。

Claims (5)
- 半導体基板と、
前記半導体基板上に形成された第1の絶縁膜と、
前記第1の絶縁膜上に形成された電荷蓄積膜と、
前記電荷蓄積膜上に形成された第2の絶縁膜と、
前記第2の絶縁膜上に形成された制御電極と、
を備える不揮発性半導体記憶装置であって、
前記第1の絶縁膜は、
窒素を含む層と、
前記窒素を含む層上に形成され、且つ、アルミニウム原子と酸素原子とを含む第1の酸素を含む層と、
前記第1の酸素を含む層上に形成され、且つ、シリコン原子と酸素原子とを含む第2の酸素を含む層と、
を有し、
前記アルミニウム原子は、1e12atoms/cm2以上1e16atoms/cm2以下の濃度を有する、ことを特徴とする不揮発性半導体記憶装置。 - シリコンを含む膜の上面に、ボロン、非遷移金属、遷移金属から選択される第1の原子を吸着させ、
前記第1の原子の上に、前記第1の原子とは異なる原子であって、且つ、シリコン、非遷移金属、遷移金属から選択される第2の原子を含む酸化膜又は酸窒化膜を形成し、
前記酸化膜又は前記酸窒化膜を形成した後、前記シリコンを含む膜の上面を窒化する窒化処理を行い、
前記酸化膜又は前記酸窒化膜と前記窒化処理が行われた前記シリコンを含む膜とをパターニングする、
ことを備える半導体装置の製造方法。 - 前記第1の原子は、1e12atoms/cm2以上1e16atoms/cm2以下の濃度で吸着させる、ことを特徴とする請求項2に記載の半導体装置の製造方法。
- 前記第1の原子が酸化膜、窒化膜、ホウ化膜、硫化膜、炭化膜のいずれかの膜を形成するように、前記第1の原子を吸着する、ことを特徴とする請求項2又は3に記載の半導体装置の製造方法。
- 前記窒化処理は、NH3又はNOxを含む雰囲気中でアニールすることによって行われる、ことを特徴とする請求項2から4のいずれか1つに記載の半導体装置の製造方法。
