Claims (14)
- 第1半導体層、活性層及び第2半導体層を含む発光構造物と、
前記発光構造物上に配置された第1電極と、
前記発光構造物の周りの領域に配置されたチャンネル層と、
を含み、
前記チャンネル層は多数の層を含み、
前記チャンネル層の最下層と最上層は金属物質を含み、
前記最下層と最上層との間の一つの層は伝導性物質を含み、
前記伝導性物質は、ITO、IZO、IZTO、IAZO、IGZO、IGTO、AZO、ATO及びZnOからなる群から選択される少なくとも一つを含むことを特徴とする発光素子。 - 前記発光構造物の下に配置された支持基板と、
前記発光構造物と前記支持基板との間に配置され、中央領域にリセスを含む接着層と、
をさらに含むことを特徴とする請求項1に記載の発光素子。 - 第1半導体層、活性層及び第2半導体層を含む発光構造物と、
前記発光構造物上に配置された第1電極と、
前記発光構造物の周りの領域に配置されたチャンネル層と、
前記発光構造物の下に配置された支持基板と、
前記発光構造物と前記支持基板との間に配置され、中央領域にリセスを含む接着層と、
を含み、
前記チャンネル層は多数の層を含み、
前記チャンネル層の最下層と最上層は金属物質を含み、
前記最下層と最上層との間の一つの層は伝導性物質を含むことを特徴とする発光素子。 - 前記チャンネル層は、前記発光構造物と前記接着層との間の周りの領域に配置されることを特徴とする請求項3に記載の発光素子。
- 前記リセスに配置される反射層をさらに含むことを特徴とする請求項3または4に記載の発光素子。
- 前記反射層の下面と側面が前記接着層と接触することを特徴とする請求項5に記載の発光素子。
- 前記チャンネル層と前記発光構造物の少なくとも一部領域が、垂直方向に重なるように配置されることを特徴とする請求項1〜6のいずれか一項に記載の発光素子。
- 前記最下層と前記最上層の間の層のうちの一つの層は、拡散防止層であることを特徴とする請求項1〜7のいずれか一項に記載の発光素子。
- 前記拡散防止層は、Ni、Ti、Ni合金及びTi合金のうちの少なくとも一つを含むことを特徴とする請求項8に記載の発光素子。
- 前記反射層と前記発光構造物との間に電流遮断層をさらに含むことを特徴とする請求項5または6に記載の発光素子。
- 前記最下層は前記接着層の周りの領域に接触し、
前記最上層は前記第1半導体層と接触することを特徴とする請求項3〜6及び10のいずれか一項に記載の発光素子。 - 前記チャンネル層の前記最上層は、前記第1半導体層と接触することを特徴とする請求項1〜11のいずれか一項に記載の発光素子。
- 前記電流遮断層は前記第1半導体層の下に配置され、
前記反射層は前記電流遮断層の下に配置され、
前記接着層は前記反射層の下に配置され、
前記支持基板は前記接着層の下に配置されることを特徴とする請求項10に記載の発光素子。 - 前記金属物質は、Ti、Ni、Au、Ag、Ta、Pt、Pd、Rh、Ir及びWからなる群から選択される少なくとも一つを含むことを特徴とする請求項1〜13のいずれか一項に記載の発光素子。
