Claims (14)
- 液体状態の二酸化炭素を供給先に供給する液化炭酸ガス製造装置であって、
二酸化炭素を液体状態で貯蔵する貯槽と、二酸化炭素を気化させる蒸発器と、前記蒸発器の出口から流出する気相状態の二酸化炭素を凝縮して液体状態の二酸化炭素を生成する凝縮器と、前記貯槽内の液体状態の二酸化炭素を供給先に供給する供給ラインと、前記供給ラインから分岐され、前記貯槽内の液体状態の二酸化炭素の一部または全部を前記蒸発器に送る循環ラインと、前記凝縮器で生成した液体状態の二酸化炭素を前記貯槽に送る戻りラインと、を少なくとも備える循環系と、
外部の液体二酸化炭素源から二酸化炭素の供給を受け、前記循環系に気体状態、液体状態または気液混相状態で二酸化炭素を導入する導入手段と、
を有し、
前記蒸発器の出口と前記凝縮器の入口との間のライン上であって気相状態で二酸化炭素が流れる位置に、当該位置を流れる気相状態の二酸化炭素から水分及び有機物の少なくとも一方を除去する吸着装置が設けられている、液化炭酸ガス製造装置。 - 前記供給先に供給される前記液体状態の二酸化炭素は、半導体デバイス製造プロセスにおいて用いられるものである、請求項1に記載の液化炭酸ガス製造装置。
- 前記吸着装置の出口と前記凝縮器との間に配置されてフィルター処理を行うフィルターをさらに有する、請求項1または2に記載の液化炭酸ガス製造装置。

- 前記循環ラインから分岐し前記蒸発器及び前記凝縮器をバイパスして二酸化炭素を前記貯槽に戻すバイパスラインをさらに備える、請求項1乃至6のいずれか1項に記載の液化炭酸ガス製造装置。
- 二酸化炭素の循環処理を行って液体状態の二酸化炭素を供給先に供給する液化炭酸ガス製造方法であって、
前記循環処理を行う循環系内において、二酸化炭素を気化させる蒸発器の出口から流れ出る気体状態の二酸化炭素を凝縮器により凝縮して液体状態の二酸化炭素として貯槽に貯える工程と、
前記供給先に対して前記液体状態の二酸化炭素を供給するために前記貯槽に接続された供給ラインから分岐する循環ラインを介して、前記貯槽から前記液体状態の二酸化炭素を前記蒸発器に供給する工程と、
外部の液体二酸化炭素源から二酸化炭素の供給を受けて、気体状態、液体状態または気液混相状態で前記循環系に対して二酸化炭素を導入する導入工程と、
前記蒸発器の出口と前記凝縮器の入口との間のライン上の位置で、気相状態で流れる二酸化炭素から水分及び有機物の少なくとも一方を除去する不純物除去工程と、
を有する液化炭酸ガス製造方法。 - 前記供給先に供給される前記液体状態の二酸化炭素は、半導体デバイス製造プロセスにおいて用いられるものである、請求項8に記載の液化炭酸ガス製造方法。

- 前記蒸発器の液相分を排出することにより、前記液相分に移行した前記パーティクルを前記循環系から取り除く工程をさらに有する、請求項8乃至12のいずれか1項に記載の液化炭酸ガス製造方法。
- 前記循環系内の二酸化炭素の清浄度が所定の水準に達したのち、前記循環ラインから分岐し前記蒸発器及び前記凝縮器をバイパスして二酸化炭素を前記貯槽に送るバイパスラインに対し、前記循環ラインを流れる前記液体状態の二酸化炭素の一部または全部を流す工程をさらに有する、請求項8乃至13のいずれか1項に記載の液化炭酸ガス製造方法。
