Claims (18)
- スパッタリングシステムで使用することによる浸食前に、非平面のスパッタリング表面を備えたスパッタリング材料からなる電界増加型スパッタリングターゲットであって、
前記非平面のスパッタリング表面が、前記非平面のスパッタリング表面の少なくとも1つの十分に浸食していない領域に対応する位置に配置された少なくとも1つの電界増加された凸状の突出の湾曲特性を有し、
前記少なくとも1つの十分に浸食していない領域が、スパッタリングシステムで使用することによる浸食の後に、リファレンス・スパッタリングターゲットの浸食プロファイルのリファレンス凸状の突出の湾曲特性に対応する領域として画定され、
前記リファレンス・スパッタリングターゲットが、電界増加型スパッタリングターゲットのスパッタリング材料と同一の組成を備えたスパッタリング材料からなり、
前記リファレンス・スパッタリングターゲットが更に、スパッタリングシステムで使用することによる浸食前に、平面のスパッタリング表面を備える
ことを特徴とする電界増加型スパッタリングターゲット。 - 前記電界増加型スパッタリングターゲットの形状が円形であり、中心を包含し、少なくとも1つの電界増加型の凸状の突出の湾曲特性が、電界増加型スパッタリングターゲットのスパッタリング表面の半径方向の外側端の近位に配置されることを特徴とする請求項1に記載の電界増加型スパッタリングターゲット。
- 前記電界増加型スパッタリングターゲットが更に、少なくとも1つのレセス側壁溝を有することを特徴とする請求項1に記載の電界増加型スパッタリングターゲット。
- 前記電界増加型スパッタリングターゲットが、溝が掘られたフランジからなるバッキングプレートを更に有することを特徴とする、請求項1に記載の電界増加型スパッタリングターゲット。
- 電界増加型スパッタリングターゲットの非平面のスパッタリング表面の少なくとも1つの高い浸食領域に対応する位置に配置された少なくとも1つの追加の電界増加された凸状の突出の湾曲特性を更に有し、
少なくとも1つの高い浸食領域が、リファレンス・スパッタリングターゲットの浸食プロファイルの突出していない凹状の湾曲特性に対応する領域としてとして画定されることを特徴とする、
請求項1に記載の電界増加型スパッタリングターゲット。 - 電界増加型スパッタリングターゲットを生成する方法であって、
スパッタリングシステムで使用することによる浸食に続いて、リファレンス・スパッタリングターゲットの浸食プロファイルの少なくとも1つのリファレンス凸状の突出の湾曲特性を識別するステップであって、前記リファレンス・スパッタリングターゲットがスパッタリング材料と、スパッタリングシステムで使用することによる浸食の前の平らな表面を備えることを特徴とする、識別するステップと、
電界増加型スパッタリングターゲットを製造するステップであって、前記電界増加型スパッタリングターゲットが、前記リファレンス・スパッタリングターゲットのスパッタリング材料と同一の組成を備えるスパッタリング材料からなり、電界増加型スパッタリングターゲットが、スパッタリングシステムで使用することによる浸食前に、非平面のスパッタリング表面を備え、電界増加型スパッタリングターゲットの前記非平面のスパッタリング表面が、前記リファレンス・スパッタリングターゲットの浸食プロファイルの少なくとも1つのリファレンス凸状の突出の湾曲特性に対応する場所に位置決めされた少なくとも1つの電界増加された凸状の突出の湾曲特性を更に有することを特徴とする、製造するステップと、
を有することを特徴とする方法。 - 前記リファレンス・スパッタリングターゲットの浸食プロファイルの少なくとも1つの突出していない凹状の湾曲特性を識別するステップを更に有し、
前記製造するステップが、
前記リファレンス・スパッタリングターゲットの浸食プロファイルの少なくとも1つの突出していない凹状の湾曲特性に対応する場所に位置決めされた少なくとも1つの電界増加された凸状の突出の湾曲特性を更に有するように電界増加型スパッタリングターゲットを製造するステップからなることを特徴とする請求項6に記載の方法。 - 前記リファレンス・スパッタリングターゲットのスパッタリング材料が、第1の厚さを有し、少なくとも1つの電界増加型スパッタリングターゲットが、電界増加された凸状の突出の湾曲特性のピークで第2の厚さを有し、前記第1及び第2の厚さが実質的に等しいことを特徴とする請求項1に記載の電界増加型スパッタリングターゲット。
- 前記リファレンス・スパッタリングターゲットのスパッタリング材料が、第1の厚さを有し、少なくとも1つの電界増加型スパッタリングターゲットが、電界増加された凸状の突出の湾曲特性のピークで第2の厚さを有し、前記第1の厚さが前記第2の厚さよりも薄いことを特徴とする請求項1に記載の電界増加型スパッタリングターゲット。
- 前記電界増加型スパッタリングターゲットの形状が円形であり、中心を包含し、少なくとも1つの電界増加型の凸状の突出の湾曲特性が、第1の環状の凸状の湾曲特性からなることを特徴とする請求項1に記載の電界増加型スパッタリングターゲット。
- 前記少なくとも1つの電界増加型の凸状の突出の湾曲特性が更に、第2の環状の凸状の湾曲特性からなり、前記第2の環状の凸状の湾曲特性が、第1の環状の凸状の湾曲特性の半径方向の外側に配置され、前記電界増加型スパッタリングターゲットの非平面のスパッタリング表面の少なくとも1つの十分に浸食していない領域に対応する位置に配置されることを特徴とする、請求項10に記載の電界増加型スパッタリングターゲット。
- 前記第2の環状の凸状の湾曲特性が、電界増加型スパッタリングターゲットのスパッタリング表面の半径方向の外側端に配置されることを特徴とする請求項11に記載の電界増加型スパッタリングターゲット。
- リファレンス・スパッタリングターゲットの浸食プロファイルが、環状の突出していない凹状の湾曲特性からなり、少なくとも1つの電界増加型の凸状の突出の湾曲特性が更に、リファレンス・スパッタリングターゲットの浸食プロファイルの環状の突出していない凹状の湾曲特性に対応する位置に配置された第2の環状凸状湾曲特性からなることを特徴とする請求項10に記載の電界増加型スパッタリングターゲット。
- 少なくとも1つの電界増加型の凸状の突出の湾曲特性が更に、中心と半径方向の外側端との間に半径方向に配置された中間環状凸状湾曲特性からなり、前記中間環状凸状湾曲特性が、リファレンス・スパッタリングターゲットの浸食プロファイルの少なくとも1つのリファレンス凸状の突出の湾曲特性に対応して中心から半径方向に広がって配置されることを特徴とする請求項2に記載の電界増加型スパッタリングターゲット。
- 前記製造するステップが、形状が円形であり、中心を包含し、少なくとも1つの電界増加型の凸状の突出の湾曲特性が、第1の環状の凸状の湾曲特性からなることを特徴とする前記電界増加型スパッタリングターゲットを製造するステップを更に有することを特徴とする請求項6に記載の方法。
- 前記少なくとも1つの電界増加型の凸状の突出の湾曲特性が更に、第2の環状の凸状の湾曲特性からなり、前記第2の環状の凸状の湾曲特性が、第1の環状の凸状の湾曲特性の半径方向の外側に配置され、前記電界増加型スパッタリングターゲットの非平面のスパッタリング表面の少なくとも1つの十分に浸食していない領域に対応する位置に配置されることを特徴とする、請求項15に記載の方法。
- 前記第2の環状の凸状の湾曲特性が、電界増加型スパッタリングターゲットのスパッタリング表面の半径方向の外側端に配置されることを特徴とする請求項16に記載の方法。
- 前記製造するステップが、形状が円形であり、中心を包含し、少なくとも1つの電界増加型の凸状の突出の湾曲特性が、電界増加型スパッタリングターゲットのスパッタリング表面の半径方向の外側端の近位に配置されることを特徴とする電界増加型スパッタリングターゲットを製造するステップを更に有することを特徴とする請求項6に記載の方法。
