Claims (4)
- 半導体基板上に非晶質のゲート絶縁膜を形成する工程を有する半導体装置の製造方法であって、
前記ゲート絶縁膜を形成する工程では、前記ゲート絶縁膜に形成される結晶核の格子振動に対応した波長の赤外線を照射しながら前記ゲート絶縁膜を気相成長法により形成する

ことを特徴とする半導体装置の製造方法。 - 半導体基板上に非晶質のゲート絶縁膜を気相成長法により形成する工程を有する半導体装置の製造方法であって、
前記ゲート絶縁膜を形成する工程は、前記ゲート絶縁膜に赤外線を照射することにより、前記ゲート絶縁膜の赤外吸収スペクトルを求める工程と;求められた前記赤外吸収スペクトルに基づいて、前記赤外吸収スペクトルのピークに対応する波長の赤外線を前記ゲート絶縁膜に照射する工程とを有する
ことを特徴とする半導体装置の製造方法。 - 請求項1乃至3のいずれか1項に記載の半導体装置の製造方法において、
前記ゲート絶縁膜は、酸化ハフニウム、ハフニウムシリケート、ハフニウムアルミネート、窒素を添加した酸化ハフニウム、窒素を添加したハフニウムシリケート、又は、窒素を添加したハフニウムアルミネートより成る
ことを特徴とする半導体装置の製造方法。
