Description
また、本発明の第2目的は、前記第1目的の達成によって提供される接合素子を用いる有機太陽電池を提供することにある。
第1実施例
図1は、本発明の第1実施例による有機−無機ハイブリッド型空乏層を形成する方法を説明するための断面図である。前記図1によって有機−無機ハイブリッド型接合素子が形成される。
前記基板100は、有機物層110を受容しうることであればいかなるものでも可能であるが、グラス、紙、またはポリエチレンテレフタレート(Poly Ethylene Terephthalate:PET)、ポリエーテルスルホン(Polyethersulphone:PES)、ポリカーボネート(Polycarbonate:PC)、ポリイミド(Polyimide:PI)、ポリエチレンナフタレート(Polyethylene Naphthalate:PEN)、ポリアリレート(Polyarylate:PAR)などのプラスチック基板を用いることができる。
金属酸化物中間溶液のチタン酸化物中間溶液は、溶媒を基準として金属アルコキシドが5%〜60%の体積比を有し、添加剤は溶媒を基準として5%〜20%の体積比を有するように設定される。
金属酸化物溶液120の塗布は、スピンコーティング(spin−coating)、ディップコーティング(dip coating)、インクジェットプリンティング(ink−jet printing)、スクリーンプリンティング(screen printing)、ドクターブレード(doctor blade)、ドロップ キャスティング(drop casting)、スタンプ法(stamp method)またはロールツーロール(roll−to−roll)プリンティングなどを用いて行うことができる。
図2を参照すると、基板100上に第1電極105が形成される。
前記基板100は、グラス、紙、PET、PES、PC、PI、PEN、PARなどのプラスチック基板やこれらの混合物であってもよい。また、第1電極105は、インジウム錫酸化物(Indium Tin Oxide:ITO)系、Alドープド亜鉛酸化物(Al−doped Zinc Oxide:AZO)系、インジウム亜鉛酸化物(Indium Zinc Oxide:IZO)系またはこれらの混合物からなる群より選択することができる。
前記有機物層110は、ポリアニリン系、ポリピロル系、ポリアセチレン系、ポリエチレンジオキシチオフェン系、ポリフェニレンビニレン系、ポリフルオレン系、ポリパラフェニレン系、ポリアルキルチオフェン系またはポリピリジン系を含む。
前記第2電極150は、Al、Ba、Ca、In、Cu、Ag、Au、Yb、Smまたはこれらの混合物からなる群より選択される。
すなわち、空乏層140の厚さは、酸化還元によって非常に厚さが薄いため、空乏層140の内で発生した電子と正孔が容易に移動できる短い距離を提供する。現在、有機太陽電池において効率を減少させる要因の一つは、光が吸収され、電荷が発生する光活性層内における電子と正孔の移動度が低いことに比べて、電子と正孔が電極に行かなければならない移動距離が遠いということである。すなわち、通常のドーピング過程によって形成される光活性層の場合、その厚さを調節することが実質的に不可能であり、数十ナノメートル水準の厚さを得ることが難しい。本発明では、界面における酸化還元反応を利用して形成された空乏層を光活性層として利用する。したがって、ピンホール(Pin−hole)のない数ナノメートルないし数十ナノメートルの厚さの空乏層を光活性層として利用し、光の吸収によって形成された電子と正孔の移動距離を最小化することができる。よって、太陽電池の効率を極大化することができる。
本製造例では、前記図1および図2に示した有機物層にポリアニリンを導入する。また、ポリアニリンは、カンファースルホン酸(CSA)でPドープされる。また、有機物層の上部に具備される金属酸化物溶液は、チタン酸化物溶液が使われ、それぞれpHが11である塩基性のチタン酸化物Aと、pHが3である酸性のチタン酸化物Bをそれぞれコーティングして、酸化還元反応を確認し、これによって形成された空乏層を比較する。
キシエタノール(methoxy ethanole)と添加剤であるエタノールアミン(ethanolamine)を混合し、酸素および外部空気が遮断された状態で攪拌してチタン酸化物中間溶液を形成する。形成されたチタン酸化物中間溶液に対する凝縮過程を実施してゲル状態のチタン酸化物を形成する。最終的には分散溶液を投入してチタン酸化物溶液を形成する。前記チタン酸化物溶液のpHは、混入される添加剤または溶媒の選択と調節によって容易に変えることができる。
本製造例では、前記製造例1のポリアニリンの代わりにPSSでドープされているPEDOTと前記製造例1のチタン酸化物Aのフィルムおよびこれらを反応させたPEDOT:PSS/チタン酸化物Aの多層薄膜の光学的特性を比較分析する。
図4を参照すると、ガラス基板の上に形成されたPEDOT:PSSは、前記製造例1のカンファースルホン酸がドープされたポリアニリンと類似に500nm〜2000nmの領域で金属の特性を示すドルーデピークを示す。反面、ガラス基板の上に形成されたチタン酸化物Aは、製造例1と同様に500nm〜2000nmで吸収がほぼない半導体特性を示す。
製造例3:ポリアニリンとチタン酸化物多層フィルムの電気的特性分析
本製造例では、ポリアニリンとチタン酸化物AおよびBの電気的特性分析を実施する。
図5を参照すると、電圧−電流グラフは、だいたい線形的な特性を示す。これは、チタン酸化物Aと有機物層との間に物性的な変化なしに、これらの組合が単純な抵抗が直列に連結された構造に解釈されることを意味する。これは、チタン酸化物Aの形成時、溶液状のチタン酸化物溶液をコーティングし、これをゲル化して溶媒を蒸発させ、以後に形成される膜質における化学的反応を最小化した結果である。結局、既に形成されてゲル化したチタン酸化物AとPタイプの特性を有するカンファースルホン酸がドープされたポリアニリンとの間には、酸化還元反応が抑制されることを示す。
図6を参照すると、印加される電圧が5Vを上回る場合、膜質を通過する電流は突然増加する現象が観察される。これは、典型的なダイオード特性を示す。すなわち、PタイプとNタイプでドープされた2つの膜質の間に電気的に中性である空乏層が存在し、空乏層の存在によるビルトイン電圧(built−in potential)が本製造例の構造物にて示されることを意味する。
本製造例では、前記図2に示したように、ポリアニリンとチタン酸化物とを接合して有機太陽電池を製作する。
図7を参照すると、光が印加されていない環境では電流および電圧が発生しなくて、バイアスの印加によって電流が増加する現象が示される。反面、光が印加される環境では、短絡電流が生成されて太陽電池として駆動していることが分かる。
図8は、本発明の第2実施例による有機太陽電池を示した断面図である。
図8を参照すると、基板(図示せず)上にPタイプの有機物層200を形成する。望ましくは、前記Pタイプの有機物層200は、カンファースルホン酸でドープされたポリアニリンからなる。前記有機物層200は、凹凸形状に形成される。
例えば、ナノインプリント方法を用いて凹凸形状の有機物層200をパターニングすることができる。すなわち、カンファースルホン酸のドープされたポリアニリンをメタクレゾールなどの溶媒に溶かした後、スピンコーティングによって溶液をドープする。その後、ドープされた溶液に凹凸形状にパターニングされたナノインプリント技法を導入し、ホットプレートでの熱処理を通じて溶媒を蒸発させる。続いて、ナノインプリントに使われたスタンプを除去し、凹凸形状の有機物層を得ることができる。
その他にも、凹凸形状のマスクパターンを用いる有機物の蒸着を通じても凹凸形状の有機物層を形成することができる。前記凹凸形状の有機物層200はPタイプの伝導性を有する。
以上、添付図面を参照しながら本発明の好適な実施形態について詳細に説明したが、本発明はかかる例に限定されない。本発明の属する技術の分野における通常の知識を有する者であれば、特許請求の範囲に記載された技術的思想の範囲内において、各種の変更例または修正例に想到し得ることは明らかであり、これらについても、当然に本発明の技術的範囲に属するものと了解される。

Claims (20)
- Pタイプでドープされた有機物層と、
Nタイプでドープされ、塩基性を有する金属酸化物溶液のゲル化によって形成される金属酸化物層と、
前記有機物層と金属酸化物層との間に介在され、前記有機物層と前記金属酸化物溶液の酸化還元反応によって前記有機物層と前記金属酸化物層の界面で前記有機物層の脱ドーピングによって形成された空乏層と、を含むことを特徴とする有機−無機ハイブリッド型接合素子。 - 前記有機物層は、ポリアニリン(polyaniline)系、ポリピロル(polypyrol)系、ポリアセチレン(polyacethylene)系、ポリエチレンジオキシチオフェン(Poly(3、4−ethylenedioxythiophene)、PEDOT)系、ポリフェニレンビニレン(poly(phenylenevinylene)、PPV)系、ポリフルオレン(poly(fluorene))系、ポリパラフェニレン(poly(para−phenylene)、PPP)系、ポリアルキルチオフェン(poly(alkylly−thiophene)系またはポリピリジン(poly(pyridine)、PPy)系またはこれらの混合物より選択される高分子物質を含むことを特徴とする請求項1に記載の有機−無機ハイブリッド型接合素子。
- 前記有機物層は、カンファースルホン酸のドープされたポリアニリンを含むことを特徴とする請求項2に記載の有機−無機ハイブリッド型接合素子。
- 前記空乏層は、前記酸化還元反応による前記有機物層の脱ドーピングによって形成されるポリアニリン−エメラルジンベースを含むことを特徴とする請求項3に記載の有機−無機ハイブリッド型接合素子。
- 前記金属酸化物溶液は、
濃縮過程で蒸発される溶媒と、
前記濃縮過程の前の溶媒を基準として5%〜60%の体積比に混合された金属アルコキシドと、
前記溶媒を基準として5%〜20%の体積比に混合された添加剤と、
前記濃縮過程によって形成されたゲル状態の金属酸化物を希薄させるための分散液と、を含むことを特徴とする請求項1に記載の有機−無機ハイブリッド型接合素子。 - 前記金属アルコキシドは、Ti、Zn、Sr、In、Ba、K、Nb、Fe、Ta、W、Sa、Bi、Ni、Cu、Mo、Ce、Pt、Ag、RhまたはRuを含むか、或いはこれらの混合物を含むことを特徴とする請求項5に記載の有機−無機ハイブリッド型接合素子。
- 前記溶媒はアルコール類であり、前記添加剤はアルコールアミン類、過酸化水素水または水酸化アンモニウムであることを特徴とする請求項5に記載の有機−無機ハイブリッド型接合素子。
- 前記金属アルコキシドはチタンイソプロポキシドであり、前記添加剤はエタノールアミンであることを特徴とする請求項5に記載の有機−無機ハイブリッド型接合素子。
- 前記ゲル状態の金属酸化物は、前記金属アルコキシドに前記添加剤が結合されたことを特徴とする請求項5に記載の有機−無機ハイブリッド型接合素子。
- 前記分散液は、アルコール類、クロロホルム、クロロベンゼン、ジクロロベンゼン、THF、キシレン、DMF、DMSOまたはトルエンであることを特徴とする請求項5に記載の有機−無機ハイブリッド型接合素子。
- 前記金属酸化物溶液は、酸素および水分の除去された状態で形成されることを特徴とする請求項5に記載の有機−無機ハイブリッド型接合素子。
- 基板上に形成された第1電極と、
前記第1電極の上に形成され、Pタイプでドープされた有機物層と、
Nタイプでドープされ、塩基性を有する金属酸化物溶液のゲル化によって形成される金属酸化物層と、
前記有機物層と金属酸化物層との間に介在され、前記有機物層と前記金属酸化物溶液の酸化還元反応によって前記有機物層と前記金属酸化物層との界面で前記有機物層の脱ドーピングによって形成され、光の吸収によって自由電荷を生成する空乏層と、
前記金属酸化物層の上に形成される第2電極と、を含む有機太陽電池。 - 前記第1電極は、インジウムスズ酸化物(Indium Tin Oxide:ITO)系、Alドープド亜鉛酸化物(Al−doped Zinc Oxide:AZO)系、インジウム亜鉛酸化物(Indium Zinc Oxide:IZO)系またはこれらの混合物からなる群より選択されることを特徴とする請求項12に記載の有機太陽電池。
- 前記第2電極は、Al、Ba、Ca、In、Cu、Ag、Au、Yb、Smまたはこれらの混合物からなる群より選択されることを特徴とする請求項12に記載の有機太陽電池。
- 前記有機物層は、ポリアニリン(polyaniline)系、ポリピロル(polypyrol)系、ポリアセンチレン(polyacethylene)系、ポリエチレンジオキシチオフェン(Poly(3、4-ethylenedioxythiophene)、PEDOT)系、ポリフェニレンビニレン(poly(phenylenevinylene)、PPV)系、ポリフルオレン(poly(fluorene))系、ポリパラフェニレン(poly(para-phenylene)、PPP)系、ポリアルキルチオフェン(poly(alkylly-thiophene)系またはポリピリジン(poly(pyridine)、PPy)系またはこれらの混合物より選択される高分子物質を含むことを特徴とする請求項12に記載の有機太陽電池。
- 前記有機物層は、カンファースルホン酸のドープされたポリアニリンを含むことを特徴とする請求項15に記載の有機太陽電池。
- 前記空乏層は、前記酸化還元反応による前記有機物層の脱ドーピングによって形成されるポリアニリン−エメラルジンベースを含むことを特徴とする請求項16に記載の有機太陽電池。
- 前記金属酸化物溶液は、チタン酸化物溶液であることを特徴とする請求項12に記載の有機太陽電池。
- 基板上に形成され、Pタイプでドープされた有機物層と、
Nタイプでドープされ、前記有機物層に添って形成され、光の吸収によって自由電荷を生成する空乏層と、
前記空乏層の上部に形成された金属酸化物層を含み、
前記有機物層、前記空乏層および前記金属酸化物層の接合界面は凹凸形状に形成され、前記空乏層は有機物層と金属酸化物溶液の酸化還元反応によって前記有機物層と前記金属酸化物層の界面で前記有機物層の脱ドーピングによって形成され、前記金属酸化物層は前記金属酸化物溶液のゲル化によって形成されることを特徴とする有機太陽電池。 - 前記有機物層はカンファースルホン酸のドープされたポリアニリンを含み、前記空乏層は前記酸化還元反応による前記有機物層の脱ドーピングによって形成されるポリアニリン−エメラルジンベースを含み、前記金属酸化物溶液はチタン酸化物溶液であることを特徴とする請求項19に記載の有機太陽電池。
