Claims (7)
- 半導体ウェーハ上に支持膜を形成する段階と、
前記支持膜上に開口部を有する抵抗パターンを形成する段階と、
前記抵抗パターンを含む前記基板の上部面を覆う保護膜を形成する段階と、
前記保護膜及び支持膜をパターニングして、前記抵抗パターンの開口部の中心を通過し、前記半導体ウェーハの一部を露出する開口部を形成する段階と、
前記半導体ウェーハを貫通するノズル部を形成する段階と、
前記ノズル部にインクを供給するためのインクカートリッジを前記保護膜に付ける段階と、を含み、
前記ノズル部を形成する段階は、
前記保護膜及び支持膜の開口部を通じて露出された前記半導体ウェーハを等方性エッチングして前記支持膜の下部に半球形の上部ノズル部を形成する段階と、
前記保護膜及び支持膜の開口部を通じて露出された前記上部ノズル部の下部面を、前記保護膜又は前記保護膜上に形成されたフォトレジストパターンをマスクとして異方性エッチングして前記半導体ウェーハを貫通する下部ノズル部を形成する段階と、を含むことを特徴とするインクジェットプリンタヘッドの製造方法。 - 前記支持膜はシリコン酸化物、シリコン窒化物、炭化珪素及びタンタルのうちから選択された少なくも一つの物質で形成することを特徴とする請求項1に記載のインクジェットプリンタヘッドの製造方法。
- 前記抵抗パターンはタンタルアルミニウムTaAlで形成することを特徴とする請求項1に記載のインクジェットプリンタヘッドの製造方法。
- 前記保護膜はシリコン酸化物、シリコン窒化物及び炭素珪素のうちから選択された少なくとも一つの物質で形成することを特徴とする請求項1に記載のインクジェットプリンタヘッドの製造方法。
- 前記半導体ウェーハを等方性エッチングする段階はXeF2ガスを使用して実施することを特徴とする請求項1に記載のインクジェットプリンタヘッドの製造方法。
- 前記下部ノズル部は前記インクが吐き出される前記半導体ウェーハの表面に近接すれば近接するほど、幅が狭くなることを特徴とする請求項1に記載のインクジェットプリンタヘッドの製造方法。
- 前記下部ノズル部の形成のための異方性エッチング段階の後に、等方性エッチング段階をさらに実施することを特徴とする請求項1に記載のインクジェットプリンタヘッドの製造方法。
