Claims (10)
- 板状セラミックス体の一方の主面に絶縁層を介して抵抗発熱体を備え、他方の主面に加熱面を備えたセラミックスヒータにおいて、上記板状セラミックス体と上記絶縁層との界面に沿って上記絶縁層に空孔を備えたことを特徴とするセラミックスヒータ。
- 上記空孔の大きさが0.05〜50μmであることを特徴とする請求項1に記載のセラミックスヒータ。
- 上記空孔の大きさの平均値が1〜30μmであることを特徴とする請求項1または2に記載のセラミックスヒータ。
- 上記空孔の断面が円形であることを特徴とする請求項1〜3の何れかに記載のセラミックスヒータ。
- 上記板状セラミックス体の主面に垂直な断面において、上記空孔の線密度が1000〜500000個/mであることを特徴とする請求項1〜4の何れかに記載のセラミックスヒータ。
- 上記板状セラミックス体が窒化アルミニウムの焼結体からなり、上記絶縁層の一部或いは全てがAlを含む酸化物膜であることを特徴とする請求項1〜5の何れかに記載のセラミックスヒータ。
- 上記板状セラミックス体が炭化珪素の焼結体からなり、上記絶縁層の一部或いは全てがSiを含む酸化物膜であることを特徴とする請求項1〜5の何れかに記載のセラミックスヒータ。
- 上記抵抗発熱体と、上記板状セラミックス体との熱膨張係数の差が3×10−6/℃以下であることを特徴とする請求項1〜7の何れかに記載のセラミックスヒータ。
- 上記抵抗発熱体を複数有し、上記板状セラミックス体の外周部に位置する上記抵抗発熱体の外接円の直径が上記板状セラミックス体の直径の90〜99%であることを特徴とする請求項1〜8の何れかに記載のセラミックスヒータ。
- 上記板状セラミックス体の厚みが1〜7mmで、上記抵抗発熱体の厚みが5〜70μmであることを特徴とする請求項1〜9の何れかに記載のセラミックスヒータ。
