Description
R1は、H、アルキル基、ヒドロキシアルキル基、アルキルアミンオキシド、アルキルカルボキシレート基またはアミノアルキル基であり、

試験手順I:表面張力の測定
表面張力はすべて、クルス(Kruss)のK12テンシオメーター(Tensiometer)を使用して測定した。そのプログラムは、ウィルヘルミー(Wilhelmy)白金プレート(PL12)とプラスチック試料容器(HDPE)を使用して、実施した。プラスチック試料容器を例外として、装置とコンピューターは含めた上記のすべての部品は、ノースカロライナ州シャーロット(Charlotte,NC)のクルス・USA(Kruss USA)から入手することが可能である。
pKaの値は、0.10NのHClを用いた滴定をし、ブリンクマン・チトリーノ(Brinkmann Titrino)4.4ソフトウェアを含むコンピュータプログラムを使用して測定した。
オーバーヘッド撹拌器、熱電対、および還流冷却器を取り付けた5Lの丸底フラスコに、C4F9SO2NH2(2000g;6.69モル)、エチレンカーボネート(245g;2.78モル)、および炭酸ナトリウム(48.5g;0.45モル;Na2CO3)を仕込んだ。その混合物を撹拌しながら加熱して、120℃で1時間保った。この時点で追加のエチレンカーボネート(154g;1.75モル)を加え、その混合物をさらに1.5時間加熱した。追加のエチレンカーボネート(154g;1.75モル)を添加してから、その反応バッチをさらに4.5時間加熱した。
コールドフィンガー冷却器(−78℃)、オーバーヘッド撹拌器、熱電対およびガス導入用プラスチック管を取り付けた3口丸底フラスコに、ペルフルオロブタンスルホニルフルオリド(PBSF;500.0g;1.6モル;シグマ−アルドリッチ(Sigma−Aldrich)から入手可能)と、イソプロピルエーテル(600mL;シグマ−アルドリッチ(Sigma−Aldrich)から入手可能)とを仕込み、室温の水浴の中に置いた。アンモニアガス(90.0g;5.3モル)を、3時間かけて添加した。その混合物の最終的な温度は13℃となった。
C4F9SO2NHCH2CH2OH(20.1g;0.059モル;調製法は上述)、KOH(3.9g;0.059モル;85%)および脱イオン水(66.0g)を室温で30分間撹拌して、比較的均質な溶液を形成させた。そのpHは12〜13であった。その溶液を濾過してプラスチックボトルに移すと、固形分25.3%のC4F9SO2N(−)CH2CH2OH(K+)水性溶液、89gが得られた。
C4F9SO2NH2(10.0g;0.059モル;調製法は上述)、KOH(1.8g;0.059モル;85%)および30gの脱イオン水(30.0g)を室温で30分間撹拌して、比較的均質な溶液とした。そのpHは12〜13であった。その溶液を濾過してプラスチックボトルに移すと、固形分21.8%のC4F9SO2N(−)H(K+)水性溶液、51gが得られた。
式
機械的撹拌器、熱電対、還流冷却器およびマントルヒーターを取り付けた1Lの3口丸底フラスコに、C4F9SO2NH2(50g;0.20モル;調製法は上述)、NaOH(8.7g;0.22モル;ペレット)および水(60mL)を仕込み、98℃で45分間加熱した。76℃にまで冷却してから、ClCH2CO2Na(25g;0.22モル、シグマ−アルドリッチ(Sigma−Aldrich))を添加し、次いでその温度を100℃まで上げて、18時間保った。次いで水(200mL)を添加すると、白色の固形物が現れた。上側の液相をデカンテーションで分離、廃棄すると、白色の固形物が残ったので、それに水(250mL)を加えた。水を除去すると、C4F9SO2N(H)CH2CO2Naが得られた(53.1g;収率74%)。
2オンスのビンに、C4F9SO2N(H)CH2CH2OH(2.0g;0.0053モル;調製法は上述)およびジェファミン(JEFFAMINE)(商標)XJT500(1.24g;0.0029モル)を仕込んだ。高粘度で透明な液状物が生成したので、それを、手で撹拌しながら60〜80℃で5分間加熱した。この透明で粘稠な液状を室温にまで冷却すると、透明なガラス状物の[C4F9SO2N(−)CH2CH2OH]2JEFF+2(3.24g)が得られたが、このものは水に易溶であった。
それぞれの界面活性剤のプレミックスを作成して、500:1のBOE溶液への界面活性剤の添加が容易になるようにした。プレミックスは、水単独、IPA/脱イオン水(重量比3:1)の混合物、または水/IPA/n−ブタノール/脱イオン水(重量比5.4:1.7:1)の中に、公称で2重量%の界面活性剤が含まれるようにした。表1。そのフルオロケミカルプレミックスを、緩衝酸化物エッチング溶液(BOE 500:1緩衝酸化物エッチング溶液;オハイオ州ダブリン(Dublin,OH)のアッシュランド・ケミカル(Ashland Chemical)から入手可能)に加えたが、その量は、表2で特に断らない限り、得られる界面活性剤濃度が500ppmになるようにした。
Claims (6)
- 前記界面活性剤を10〜1000ppm含む、請求項1に記載の水性エッチング溶液。
- 0.1〜49重量パーセントのHFまたはそのフッ化オニウム錯体を含む、請求項1に記載の水性エッチング溶液。
- 0.1〜10重量%のHFと20〜40重量%のフッ化アンモニウムを含む、請求項1に記載の水性エッチング溶液。
- 前記フッ化オニウム錯体が、ピリジニウムポリ(フッ化水素)、オキソニウムポリ(フッ化水素)、アンモニウムポリ(フッ化水素)およびホスホニウムポリ(フッ化水素)から選択される、請求項1に記載の水性エッチング溶液。
- 基板を、請求項1〜5のいずれかに記載の水性エッチング溶液と接触させることを含む、エッチング方法。
