In this case, if irregularities are formed on the surface of the silicon wafer, the particle counter will detect these irregularities as well as the particles.

The surface of the epitaxial layer was washed with a NH 4 OH / H 2 O 2 / H 2 O solution (1: 1: 5) at 85 ° C. for about 20 minutes by repeating the washing 10 times. As a result of the measurement, the silicon wafer was flattened so that four particles having a size of 0.1 μm or more were detected. As a particle counter for measuring the surface of the silicon wafer, for example, LS6000 is used.

In the method of manufacturing a silicon wafer including the step of washing, wherein the washing step is a NH 4 OH / H 2 O 2 / H 2 O solution (1: 1: 5)
This is a method for manufacturing a silicon wafer in which washing at 85 ° C. for about 20 minutes is repeated 10 times using the method.

This is because the surface has no irregularities, so that the number of particles attached to the surface can be accurately detected. Further, since there is no unevenness on the surface, the step coverage at the time of manufacturing the LSI is excellent.
