Description
Claims (10)
- ヒドロキシアリール基を含む第1の繰り返し単位と、酸不安定基を含む第2の繰り返し単位とを含む第1のポリマーであって、ラクトン基を含まない第1のポリマー;
ヒドロキシアリール基を含む第1の繰り返し単位と、酸不安定基を含む第2の繰り返し単位と、ラクトン基を含む第3の繰り返し単位とを含む第2のポリマー;
光酸発生剤;及び
溶媒;
を含有するフォトレジスト組成物。 - 前記第1のポリマーの前記第1の繰り返し単位が、式(1):
Raは、水素、ハロゲン、シアノ、置換若しくは無置換のC1~10アルキル、又は置換若しくは無置換のC1~10フルオロアルキルであり;
Rbは、水素、L1と共に環を形成する-C(O)-、又はAr1と共に環を形成する単結合であり;
L1は、単結合又は-N(R2a)-を任意選択的に含む二価の連結基であり、R2aは水素、C1~6アルキル、又はRbと共に環を形成する単結合であるが、
但し、R2がRbと環を形成する前記単結合である場合、Rbは、L1と環を形成する-C(O)-であり;
Ar1は、それぞれ任意選択的に置換若しくは無置換のC1~30アルキル、置換若しくは無置換のC1~30ヘテロアルキル、置換若しくは無置換のC3~30シクロアルキル、置換若しくは無置換のC1~30ヘテロシクロアルキル、置換若しくは無置換のC2~30アルケニル、置換若しくは無置換のC2~30アルキニル、置換若しくは無置換のC6~30アリール、置換若しくは無置換のC7~30アリールアルキル、置換若しくは無置換のC7~30アルキルアリール、置換若しくは無置換のC4~60ヘテロアリール、置換若しくは無置換のC5~60ヘテロアリールアルキル、置換若しくは無置換のC5~60アルキルヘテロアリール、-OR21、又は-NR22R23のうちの1つ以上で更に置換されているヒドロキシ置換C6~60アリール基、ヒドロキシ置換C4~60ヘテロアリール基、又はその組み合わせを含み、ここで、R21~R23は、それぞれ独立して、置換若しくは無置換のC1~30アルキル、置換若しくは無置換のC3~30シクロアルキル、置換若しくは無置換のC1~20ヘテロシクロアルキル、置換若しくは無置換のC6~30アリール、置換若しくは無置換のC7~30アリールアルキル、置換若しくは無置換のC7~30アルキルアリール、置換若しくは無置換のC4~30ヘテロアリール、置換若しくは無置換C5~30ヘテロアリールアルキル、又は置換若しくは無置換のC5~30アルキルヘテロアリールである)
の1種以上のモノマーに由来する、請求項1に記載のフォトレジスト組成物。 - 前記第1のポリマーの前記第2の繰り返し単位及び前記第2のポリマーの前記第2の繰り返し単位は、それぞれ独立して、式(2a)、(2b)、(2c)、(2d)又は(2e):
Rc、Rd及びReは、それぞれ独立して、水素、フッ素、シアノ、置換若しくは無置換のC1~10アルキル、又は置換若しくは無置換のC1~10フルオロアルキルであり;
R1~R6は、それぞれ独立して、水素、置換若しくは無置換C1~20アルキル、置換若しくは無置換C3~20シクロアルキル、置換若しくは無置換C1~20ヘテロシクロアルキル、置換若しくは無置換C2~20アルケニル、置換若しくは無置換C3~20シクロアルケニル、置換若しくは無置換C3~20ヘテロシクロアルケニル、置換若しくは無置換C6~20アリール、又は置換若しくは無置換C2~20ヘテロアリールであるが、但しR1~R3の1つのみが水素であることができ、且つR4~R6の1つのみが水素であることができ、但しまたR1~R3のうちの1つが水素である場合には、他のR1~R3のうちの一方又は両方が置換若しくは無置換のC6~20アリール又は置換若しくは無置換のC4~20ヘテロアリールであり、R4~R6のうちの1つが水素である場合には、他のR4~R6うちの一方又は両方が置換若しくは無置換のC6~20アリール又は置換若しくは無置換のC4~20ヘテロアリールであり;
R1~R3のいずれか2つは、任意選択的に一緒に環を形成し、R1~R3のそれぞれは、任意選択的に、その構造の一部として、-O-、-C(O)-、-N(R42)-、-S-、又は-S(O)2-から選択される1つ以上の基を含み、ここで、R42は、水素、直鎖若しくは分岐のC1~20アルキル、単環式若しくは多環式のC3~20シクロアルキル、又は単環式若しくは多環式のC1~20ヘテロシクロアルキルであってよく;
R4~R6のいずれか2つは、任意選択的に一緒に環を形成し、及びR4~R6のそれぞれは、任意選択的に、その構造の一部として、-O-、-C(O)-、-N(R43)-、-S-、又は-S(O)2-から選択される1つ以上の基を含み、ここで、R43は、水素、直鎖若しくは分岐のC1~20アルキル、単環式若しくは多環式のC3~20シクロアルキル、又は単環式若しくは多環式のC1~20ヘテロシクロアルキルであり;
L2は二価の連結基であり;
R7~R8は、それぞれ独立して、水素、置換若しくは無置換のC1~20アルキル、置換若しくは無置換のC3~20シクロアルキル、置換若しくは無置換のC1~20ヘテロシクロアルキル、置換若しくは無置換のC6~20アリール、又は置換若しくは無置換のC2~20ヘテロアリールであり;
R7~R8は、それぞれ独立して、水素、置換若しくは無置換のC1~20アルキル、置換若しくは無置換のC3~20シクロアルキル、置換若しくは無置換のC1~20ヘテロシクロアルキル、置換若しくは無置換のC6~20アリール、又は置換若しくは無置換のC2~20ヘテロアリールであってよく;
R9は、置換若しくは無置換のC1~20アルキル、置換若しくは無置換のC3~20シクロアルキル、又は置換若しくは無置換のC1~30ヘテロシクロアルキルであり;
任意選択的に、R7又はR8のうちの1つは、R9と共にヘテロ環を形成し;
R10~R12は、それぞれ独立して、水素、置換若しくは無置換C1~20アルキル、置換若しくは無置換C3~20シクロアルキル、置換若しくは無置換C1~20ヘテロシクロアルキル、置換若しくは無置換C6~20アリール、又は置換若しくは無置換C2~20ヘテロアリールであり得、R10~R12のいずれか2つは、一緒に任意選択的に環を形成しており、R10~R12のそれぞれは、任意選択的にその構造の一部として-O-、-C(O)-、-N(R44)-、-S-、又は-S(O)2-から選択される1つ以上の基を含んでいてもよく、式中、R44は、水素、直鎖若しくは分岐C1~20アルキル、置換若しくは無置換C3~20シクロアルキル、又は単環式若しくは多環式C1~20ヘテロシクロアルキルであってもよいが、但し酸不安定基がアセタール基でない場合には、R10~R12のうちの1つのみが水素であってよく、但しR10~R12のうちの1つが水素である場合には、他のR10~R12のうちの一方又は両方は置換若しくは無置換のC6~20アリール、又は置換若しくは無置換のC4~20ヘテロアリールであり;
Xaは、ノルボルニル又はビニルから選択される重合性基であり;
nは、0又は1であり;及び
L3は、単結合又は二価の連結基であり、但し、Xaがビニルである場合、L3は、単結合ではない)
のうちの1種以上のモノマーに由来する、請求項1又は2に記載のフォトレジスト組成物。 - 前記光酸発生剤が非重合型である、請求項1~4のいずれか一項に記載のフォトレジスト組成物。
- 前記光酸発生剤がアニオン上にスルホネート基を含み、
前記フォトレジスト組成物が非重合型の第2の光酸発生剤を更に含み、前記第2の光酸発生剤がスルホネート基を有していないアニオンを含む、請求項1~5のいずれか一項に記載のフォトレジスト組成物。 - 光分解性失活剤を更に含む、請求項1~6のいずれか一項に記載のフォトレジスト組成物。
- 1つ以上の塩基不安定基を含む塩基不安定物質を更に含み、前記塩基不安定物質が前記第1のポリマー及び前記第2のポリマーと異なる、請求項1~7のいずれか一項に記載のフォトレジスト組成物。
- 前記第2のポリマーに対する前記第1のポリマーの重量比が、1:4~4:1である、請求項1~8のいずれか一項に記載のフォトレジスト組成物。
- パターン形成方法であって、
(a)請求項1~9のいずれか一項に記載のフォトレジスト組成物の層を基板に塗布する工程と、
(b)前記フォトレジスト組成物層を活性化放射にパターン状に露光すること、及び
(c)前記露光されたフォトレジスト組成物層を現像してレジストレリーフ画像を得ること、
を含むパターン形成方法。
