- 半導体研磨用の研磨用組成物であって、
シリカと、
ヒドロキシエチルセルロースと、
塩基性化合物と、
水とを含み、
前記シリカの一次粒子径D1が35nm未満であり、
前記ヒドロキシエチルセルロースの重量平均分子量が1.0×106以下であり、
前記シリカの含有量が0.2質量%となる濃度において動的光散乱法によって測定される前記研磨用組成物中に含まれる粒子の平均粒子径Dが、60nmを超え100nm未満である、研磨用組成物。 - 請求項1に記載の研磨用組成物であって、
前記シリカの表面のシラノール基の密度が、3.0 OH/nm2以下である、研磨用組成物。 - 請求項1又は2に記載の研磨用組成物であって、
前記ヒドロキシエチルセルロースの重量平均分子量が3.0×105以上1.0×106以下である、研磨用組成物。 - 請求項1〜3のいずれか一項に記載の研磨用組成物であって、
非イオン性界面活性剤をさらに含む、研磨用組成物。
