Abstract
Description
本発明は、固体素子及び集積回路素子の製造に有用な材料;その製造方法及びその使用方法に関する。特に、本発明は、固体素子及び集積回路素子の製造に有用な金属酸化物含有フィルムを形成するための材料;その製造方法及びその使用方法に関する。
一態様では、本発明は、金属塩溶液と、安定剤と、1種以上の任意の添加剤とを含む組成物に関する。金属塩溶液は、金属イオンと、対イオンと、溶媒とを含む。金属イオンは、Zr、Al、Ti、Hf、W、Mo、Sn、In、Ga、Zn及びこれらの組み合わせよりなる群から選択される。対イオンは、硝酸イオン、硫酸イオン、酢酸イオン、フッ素化アルキル酢酸イオン、フッ素化アルキルスルホン酸イオン、アクリル酸イオン、メタクリル酸イオン及びそれらの組み合わせよりなる群から選択される。任意の添加剤は、触媒、架橋剤、光酸発生剤、有機重合体、無機重合体、界面活性剤、湿潤剤、消泡剤、チキソトロープ剤及びそれらの組み合わせよりなる群から選択される。
本明細書で使用されるときに、接続詞「及び」は包括的であることを意図し、接続詞「又は」は、特に示さない限り排他的であることを意図しない。例えば、「又はその代わりに」という語句は排他的であることを意図する。

(Yoshio Nishi外著,Handbook of Semiconductor Manufacturing Technology,Marcel Dekker社,2000年,205頁)。n及びk値は、J.A.Woollam VASE32(登録商標)エリプソメータなどのエリプソメータを使用して算出できる。k及びnの最適範囲の正確な値は、使用される露光波長及び適用タイプに依存する。典型的には、193nmについて、kの好ましい範囲は約0.1〜約0.6であり、248nmについて、kの好ましい範囲は約0.15〜約0.8であるが、例えばDUV及びDUV外などの他の露光波長を使用することができ、それらと連携して作用するように組成物を調節することができる。
Sigma−Aldrich社製の硝酸ジルコニル水和物ZrO(NO3)2・xH2O(x〜6)の20%wt/wt溶液をArF希釈剤(PGMEA/PGME70:30):プロピオン酸15:1の溶媒に溶解させ、そして撹拌しながら6時間にわたって50℃に加熱した。溶液を冷却し、ろ過し、シリコンウェハ上に回転塗布し、300℃で60秒間にわたって焼き付けた。SEMにより、被覆されたウェハは被覆品質が良好であることが示された。反射防止被膜の屈折率(n)及び吸収(k)値を、J.A.Woollam VASE32エリプソメータで測定したところ、n=2.17及びk=0.44であった。サンプルを40℃で1週間にわたって熟成させた。300℃/60秒での被覆品質及び膜厚は、SEMにより変化を示さなかった。
Sigma−Aldrich社製の硝酸ジルコニル水和物ZrO(NO3)2・xH2O(x〜6)の20%wt/wt溶液をArF希釈剤の溶媒に溶解させ、そして撹拌しながら6時間にわたって50℃に加熱した。溶液を冷却し、ろ過し、シリコンウェハ上に回転塗布し、300℃で60秒間にわたって焼き付けた。SEMにより、被覆されたウェハは、138nmの膜厚で被覆品質が良好であることが示された。サンプルを40℃で1週間にわたって熟成させた。300℃/60秒での被覆品質及び膜厚をSEMで評価したところ、膜厚は168nmに増加(22%の差)したことを示した。
配合及び被覆実施例1からの20%wt/wt溶液をArF希釈剤で3.6wt/wt%に希釈した。十分に混合した後に、この溶液をろ過し、シリコンウェハ上に回転塗布し、300℃で60秒間にわたって焼き付けた。SEMにより、被覆されたウェハは被覆品質が良好であることが示された。反射防止被膜の屈折率(n)及び吸収(k)値をJ.A.Woollam VASE32エリプソメータで測定したところ、n=2.12及びk=0.45であった。
Sigma−Aldrich社製の硝酸ジルコニル水和物ZrO(NO3)2・xH2O(x〜6)の20%wt/wt溶液を水:プロピオン酸15:1の溶媒に溶解させ、そして撹拌しながら4〜5時間にわたって50℃に加熱した。溶液を冷却し、この溶液にメガファックR2011(大日本インキ化学工業株式会社)0.05%を混合した。溶液をろ過し、シリコンウェハ上に回転塗布し、300℃で60秒間にわたって焼き付けた。SEMにより、被覆されたウェハは被覆品質が良好であることが示された。反射防止被膜の屈折率(n)及び吸収(k)値をJ.A.Woollam VASE32エリプソメータで測定したところ、n=2.14及びk=0.35であった。
トリフルオロメチルスルホン酸アルミニウムの5%wt/wt溶液を超音波条件下でArF希釈剤に溶解させた。十分に混合した後に、この溶液をろ過し、シリコンウェハ上に回転塗布し、300℃で60秒間にわたって焼き付けた。SEMにより、被覆されたウェハは被覆品質が良好であることが示された。反射防止被膜の屈折率(n)及び吸収(k)値をJ.A.Woollam VASE32エリプソメータで測定したところ、n=1.47及びk=0.04であった。
トリフルオロメチルスルホン酸アルミニウムの10%wt/wt溶液をArF希釈剤:γ−バレロラクトン(GVL)90:10に溶解し、50℃で6時間にわたって混合し、ろ過し、シリコンウェハ上に回転塗布し、350℃で60秒間にわたって焼き付けた。SEMにより、被覆されたウェハは被覆品質が良好であることが示された。反射防止被膜の屈折率(n)及び吸収(k)値をJ.A.Woollam VASE32エリプソメータで測定したところ、n=1.33及びk=0.01であった。

トリフルオロメチルスルホン酸アルミニウムの10%wt/wt溶液を超音波条件下でArF希釈剤に溶解した。溶液をろ過し、シリコンウェハ上に回転塗布し、350℃で60秒間にわたって焼き付けた。SEMにより、被覆されたウェハには欠陥が示された。
Sigma−Aldrich社製の硝酸ジルコニル水和物ZrO(NO3)2・xH2O(x〜6)40gを160gのアセトンに、この混合溶液を週末にわたって回転させることにより溶解した。次いで、溶液をろ過した。その後、この溶液を、160gのシクロヘキサノンを含む500mLの一口フラスコに添加した。上記混合物にプロピオン酸10gをゆっくりと添加し、よく混合した。ロータリーエバポレーターでアセトンを蒸発させた。最終溶液の重量は188gであった。固形分(硝酸ジルコニル)は12.5%であった。
Sigma−Aldrich社製の硝酸ジルコニル水和物ZrO(NO3)2・xH2O(x〜6)40gを160gのアセトンに、この混合溶液を週末にわたって回転させることにより溶解した。次いで、溶液をろ過した。その後、この溶液を、160gのPGMEA/PGME70:30を含む500mLの一口フラスコに添加した。上記混合物にプロピオン酸10gをゆっくりと添加し、よく混合した。ロータリーエバポレーターでアセトンを蒸発させた。最終溶液の重量は190gであった。固形分(硝酸ジルコニル)は12.6%であった。
配合例1、3及び5をシリコンウェハ上に塗布し、250℃/60秒〜350℃/60秒で焼き付けた。フィルム中における金属含有量を、元素分析及びTGA減量測定法によって測定した。両方の測定の結果は一致しており、250℃/60秒〜350℃/60秒焼き付け条件では、測定された全金属含有量がフィルム中25〜60質量%の範囲であることが示された。
参考としてSiO2を含むMHMフィルムのバルクエッチング速度を、様々なMHM試料についてIMECでICP又はCCPエッチャーのいずれかにより測定した。CF4ガスのエッチング条件は、10mT/450W/100V/30秒/100℃のCF4/60℃であり、エッチング時間は30秒である。様々な温度でのMHM材料のエッチング速度を次のように表にまとめる。
Claims (15)
- ・金属塩溶液であって、
Zr、Al、Ti、Hf、W、Mo、Sn、In、Ga、Zn及びそれらの組み合わせよりなる群から選択され、好ましくはZr及び/又はAlである金属イオンと、
硝酸イオン、硫酸イオン、酢酸イオン、フッ素化アルキル酢酸イオン、フッ素化アルキルスルホン酸イオン、アクリル酸イオン、メタクリル酸イオン及びそれらの組み合わせよりなる群から選択され、好ましくはアルキルスルホン酸イオン及び硝酸イオンよりなる群から選択される対イオンと、
溶媒、好ましくは水、アルコール、エステル、アルキルカルボン酸、ケトン、ラクトン、ジケトン及びそれらの組み合わせよりなる群から選択される溶媒と
を含む前記金属塩溶液と、
・安定剤と、
・触媒、架橋剤、光酸発生剤、有機重合体、無機重合体、界面活性剤、湿潤剤、消泡剤、チキソトロープ剤及びそれらの組み合わせよりなる群から選択される任意の添加剤と
を含む組成物。 - 前記組成物が25%以下の有機物含有量を有する、請求項1に記載の組成物。
- 全固形分が2%〜40%の範囲である、請求項1又は2に記載の組成物。
- 前記金属塩が硝酸ジルコニル、硝酸アルミニウム、メタクリル酸ジルコニル、硫酸アルミニウム、オキシ硫酸チタン、トリフルオロ酢酸アルミニウム、トリフルオロメチルスルホン酸アルミニウム及びそれらの組み合わせよりなる群から選択される、請求項1〜3のいずれかに記載の組成物。
- 前記安定剤が、ラクトン、好ましくはα−アセトラクトン、β−プロピオラクトン、γ−バレロラクトン、γ−ブチロラクトン及びそれらの組み合わせよりなる群から選択されるラクトンを含む、請求項1〜4のいずれかに記載の組成物。
- 前記ラクトンが前記組成物中において20%以下の含有量で存在する、請求項5に記載の組成物。
- 前記安定剤が、カルボン酸、好ましくは酢酸、プロピオン酸、イソ酪酸及びこれらの組み合わせよりなる群から選択されるカルボン酸を含む、請求項1〜6のいずれかに記載の組成物。
- 前記カルボン酸が前記組成物中において20%以下の含有量で存在する、請求項7に記載の組成物。
- 金属塩溶液を含む組成物の製造方法であって、該金属塩を、溶媒と安定剤とを含む混合物に溶解させて溶液を形成する工程を含み、好ましくは、該安定剤を添加する前に該金属塩を該溶媒に溶解させる製造方法。
- 前記金属塩を前記溶媒に溶解させる前に、前記安定剤を前記溶媒に添加する、請求項9に記載の方法。
- 前記金属塩を前記溶媒に溶解させる前に前記金属塩を予備溶媒に溶解させる工程をさらに含み、好ましくは、前記安定剤及び前記溶媒を添加する前に前記金属塩と前記予備溶媒とを含有する溶液をろ過する工程をさらに含む、請求項9又は10に記載の方法。
- 金属塩溶液の前記混合物から前記予備溶媒を蒸発によって除去する工程をさらに含む、請求項11に記載の方法。
- トリフルオロメチルスルホン酸アルミニウム組成物の製造方法であって、トリフルオロメチルスルホン酸アルミニウムを、溶媒とラクトンとを含む混合物に溶解させて、トリフルオロメチルスルホン酸アルミニウムを該ラクトンと該溶媒とを含む該混合物に溶解させてなる溶液を形成する工程を含む前記方法。
- 硝酸ジルコニル組成物の製造方法であって、硝酸ジルコニル水和物を、溶媒とカルボン酸とを含む混合物に溶解させて、硝酸ジルコニルを該カルボン酸と該溶媒とを含む該混合物に溶解させてなる溶液を形成する工程を含む製造方法。
- 次の工程:
・組成物を基材上に塗布し、及び
・被覆された基材を加熱して硬化フィルムを形成させること
を含む基材の被覆方法であって、
前記組成物が、
・金属塩溶液であって、
・Ti、Zr、Hf、W、Mo、Sn、Al、In、Ga、Zn及びそれらの組み合わせよりなる群から選択される金属イオンと、
・硝酸イオン、硫酸イオン、酢酸イオン、フッ素化アルキル酢酸イオン、フッ素化アルキルスルホン酸イオン、アクリル酸イオン、メタクリル酸イオン及びそれらの組み合わせよりなる群から選択される対イオンと、
・溶媒と
を含む金属塩溶液と、
・安定剤と、
・触媒、架橋剤、光酸発生剤、有機重合体、無機重合体、界面活性剤、湿潤剤、消泡剤、チキソトロープ剤及びそれらの組み合わせよりなる群から選択される任意の添加剤と
を含む被覆方法。
