Abstract
Description
アバランシェフォトダイオードは、電荷増倍機能により、微弱な光の入射に対しても高い信号レベルを得ることができる。しかしながら、アバランシェフォトダイオードにおいては、その構造内に電荷が捕捉され得ることが知られている。構造内に電荷が捕捉される要因は、結晶欠陥、結晶粒界または不純物などに起因するエネルギ準位の存在である。このようなエネルギ準位は、トラップとも呼ばれる。構造内に捕捉された電荷は、時間の経過により、ある確率で放出される。ある時間の経過後にトラップから放出された電荷は、トラップから放出された時刻にその場所で光電変換によって生成された電荷と区別がつかない。そのため、構造内に捕捉され、ある時間の経過後に放出された電荷が増倍領域に移動すると、光の入射から遅れたタイミングで電荷の増倍が生じてしまう。
本開示の一態様に係る光検出素子は、
単結晶シリコンが吸収を示す波長域に含まれる第1波長の光に対して単結晶シリコンよりも高い吸収係数を有する第1材料を含有し、光子を吸収することにより正および負の電荷を生成する光電変換構造と、
前記光電変換構造から前記正および負の電荷からなる群から選択される少なくとも一方が注入されることによって内部でアバランシェ増倍が生じる単結晶シリコン層を含むアバランシェ構造と
を備える。
前記第1材料は、有機半導体、半導体型カーボンナノチューブおよび半導体量子ドットからなる群から選択される少なくとも1つを含む。

以下、図面を参照しながら、本開示の実施形態を詳細に説明する。以下で説明する実施形態は、いずれも包括的または具体的な例を示す。以下の実施形態で示される数値、形状、材料、構成要素、構成要素の配置および接続形態、ステップ、ステップの順序などは、一例であり、本開示を限定する主旨ではない。本明細書において説明される種々の態様は、矛盾が生じない限り互いに組み合わせることが可能である。また、以下の実施形態における構成要素のうち、最上位概念を示す独立請求項に記載されていない構成要素については、任意の構成要素として説明される。以下の説明において、実質的に同じ機能を有する構成要素は共通の参照符号で示し、説明を省略することがある。
以下、光検出素子100Aによる光検出動作の概要を説明する。光検出素子100Aは、リニアモードおよびガイガーモードのいずれのモードでもノイズの低減された光検出が可能であり、特に、リニアモードでの動作に適している。リニアモードでは、降伏電圧付近であって降伏電圧を超えない逆バイアスのもとで光検出が実行される。リニアモードでは、入射した光子数に比例し、かつ、一定の増倍率で増幅された出力が得られる。したがって、本開示の光検出素子は、より高感度のデバイスとしてシリコンフォトダイオードと同様の用途に適用することができる。以下では、リニアモードでの動作を説明する。
上述の光検出素子100Aは、例えば以下のような手順で製造することができる。

図1に示す構成は、あくまでも例示であり、種々の改変が可能である。光検出素子は、光電変換構造110、アバランシェ構造120、第1電極130Aおよび第2電極140以外の付加的な要素をさらに有し得る。例えば、光電変換構造110からアバランシェ構造120への電荷の移動が可能であれば、光電変換構造110とアバランシェ構造120との間に絶縁層が配置されていてもかまわない。絶縁層は、例えばトンネル効果によって光電変換構造110からアバランシェ構造120に電荷が移動可能な程度、例えば数ナノメートル程度に薄ければよい。絶縁層は、アバランシェ構造120と電極との間にも配置されてもかまわない。光電変換構造110と第1電極130Aとの間に、第1電極130Aからの光電変換構造110への電荷の注入を抑制するブロッキング層を配置してもよい。光検出素子は、各部を構成する要素をより強固に結合させるための接合層などをさらに有していてもよい。
図2は、本開示の第2の実施形態による光検出素子の例示的なデバイス構造を示す。参考のために、図2には、互いに直交するX方向、Y方向およびZ方向を示す矢印もあわせて示されている。本開示の第2の実施形態による光検出素子は、第1の実施形態よりもさらにアフターパルスを抑制可能であり、ガイガーモードでの動作により有利である。
以下、図2および図4を参照しながら、光検出素子100Bによる光検出動作の概要を説明する。光検出素子100Bは、リニアモードおよびガイガーモードのいずれによっても動作可能であるが、特に、ガイガーモードでの動作に適している。以下では、ガイガーモードによる動作を説明する。
図2に例示する構成において、第1電極130Bと第2電極140との間には電圧供給回路190が接続されている。ガイガーモードでは、降伏電圧Vbrを超える逆バイアスのもとで光検出が実行される。光の検出に際し、まず、電圧供給回路190により、降伏電圧Vbrを超える逆バイアスがアバランシェ構造120に印加される。換言すれば、第1電極130Bよりも第2電極140を高電位とする。
アバランシェ構造120が準安定状態にある光検出素子100Bの光電変換構造110に、第1材料が吸収を示す波長の光が入射すると、光電変換によって正および負の電荷対、典型的には正孔−電子対が生成される。生成された正および負の電荷のいずれかは、ある確率で光電変換構造110からアバランシェ構造120内に進入する。
光電変換構造110からアバランシェ構造120に進入した電荷は、第1電極130Bと第2電極140との間に印加された電位差によって形成される電界によって加速され、電子雪崩を生じさせる。アバランシェ構造120内で新たに生成された正および負の電荷は、それぞれ、第1電極130Bおよび第2電極に向かって移動する。結果として、光検出素子100Bから巨視的な電流パルスが出力される。
アバランシェ降伏が継続した状態では、光電変換構造110に光子がさらに入射し、光電変換によって新たに生成された電荷がアバランシェ構造120にさらに進入しても、この光子を検出することができない。そのため、電流パルスの検出後、第1電極130Bと第2電極140との間の電位差を、降伏電流が流れないような大きさにまで縮小するクエンチが実行される。クエンチ回路192は、クエンチのためのバイアスを光検出素子100Bに供給する。
図5は、本開示の第2の実施形態による光検出素子の変形例のデバイス構造を示す。図5に示す光検出素子100Cと、図2を参照して説明した光検出素子100Bとの間の主な相違点は、光検出素子100Cが、第3電極160と、リセット回路194とをさらに有する点である。図示するように、第3電極160は、光電変換構造110のアバランシェ構造120とは反対側に位置する。この例では、第3電極160は、光電変換構造110に直接に接している。ここでは、リセット回路194は、第3電極160に電気的に接続されているが、後述するように、リセット回路194は、第1電極130Bまたは第2電極140に電気的に接続されることもある。リセット回路194は、上述の電圧供給回路190の一部であり得る。
図7は、本開示の第3の実施形態による光検出素子の例示的なデバイス構造を示す。第2の実施形態と同様に、第3の実施形態による光検出素子も、アフターパルスの抑制により有利な構成を有する。
本開示の各実施形態において、光電変換構造110がアバランシェ構造120に直接接していることは必須ではない。光電変換構造110およびアバランシェ構造120は、光電変換構造110において生成された電荷がアバランシェ構造120に移動可能な配置を有していればよく、光電変換構造110とアバランシェ構造120との間には、電荷輸送の機能を有する層などがさらに配置され得る。
第3の実施形態による光検出素子も第2の実施形態と同様に、リニアモード、ガイガーモードのいずれでも動作可能であり、特に、ガイガーモードによる動作時のアフターパルスの抑制に有利である。以下、図11に示す光検出素子100Iのガイガーモードによる動作の概要を説明する。
例えば第1電極130Bと第2電極140との間に電圧供給回路190を接続し、降伏電圧Vbrを超える逆バイアスをアバランシェ構造120に印加する。このとき、電圧印加を緩やかに行うことにより、アバランシェ構造120の状態を準安定状態とする。
第1材料が吸収を示す波長の光が光電変換構造110に入射すると、光電変換によって例えば正孔−電子対が光電変換構造110内に生成される。ここでは、第1電荷輸送層112eは、正孔および電子のうち、正孔のアバランシェ構造120への進入を抑制する一方で電子を通過させる。したがって、正孔および電子のうちの電子が選択的にアバランシェ構造120に移動し、アバランシェ構造120に移動した電子をトリガとして、準安定状態からアバランシェ降伏状態への遷移が生じる。他方、第2電荷輸送層112hは、電子の第3電極160への進入を抑制しながら、正孔を通過させる。
準安定状態からアバランシェ降伏状態への遷移による巨視的な電流パルスの出力を例えばクエンチ回路192によって検出することにより、光の入射を検出することができる。
電流パルスの検出後、クエンチ回路192により、第1電極130Bと第2電極140との間の電位差を降伏電流が流れないような大きさにまで縮小する。クエンチにより、光検出素子100Iは、検出の待機状態に復帰される。このように、図11に例示する構成によれば、リセットのためのステップを別途に設けることなく、光電変換構造110へのカウンター電荷の残留を防止可能である。
図15は、本開示の第4の実施形態による光検出素子の例示的なデバイス構造を示す。本実施形態では、本開示の光検出素子が集積化されてイメージセンサ1500を構成している。
