Claims (14)
- 半導体処理チャンバ内で利用される半導体処理部品を修理する方法であって、
機械加工面を形成するために前記半導体処理部品の一部分を機械研削する段階と、
前記部分を置換するために前記機械加工面の上に新しい部品を位置決めする段階と、
前記新しい部品と前記機械加工面の間にろう付け層を配置する段階と、
前記新しい部品と前記半導体処理部品の間に密封接合部を形成するために少なくとも前記ろう付け層を加熱する段階と、
を含むことを特徴とする方法。 - 半導体処理部品は、基板支持台座であることを特徴とする請求項1に記載の方法。
- 前記半導体処理部品は、外側面を有し、
前記機械研削する段階は、前記外側面を機械研削する段階を含み、
方法が、
前記外側面と同等である前記半導体処理部品のための置換面を形成するために前記新しい部品を機械加工する段階、
を更に含む、
ことを特徴とする請求項1に記載の方法。 - 前記外側面は、平坦面であり、
前記置換面は、置換平坦面である、
ことを特徴とする請求項3に記載の方法。 - 前記機械研削する段階は、RFアンテナを通して機械加工してそれを除去する段階を含むことを特徴とする請求項1に記載の方法。
- 前記機械研削する段階は、クランプ電極を通して機械加工してそれを除去する段階を含むことを特徴とする請求項1に記載の方法。
- 前記ろう付け層は、アルミニウムであることを特徴とする請求項1に記載の方法。
- 前記ろう付け層は、少なくとも89%の純度を有するアルミニウム、少なくとも98%の純度を有するアルミニウム、及び少なくとも99%の純度を有するアルミニウムから構成された群から選択されることを特徴とする請求項7に記載の方法。
- 前記加熱する段階は、少なくとも770℃及び少なくとも800℃から構成される群から選択された接合温度まで少なくとも前記ろう付け層を加熱する段階を含むことを特徴とする請求項1に記載の方法。
- 前記加熱する段階は、770と1200℃の間及び800と1200℃の間から構成される群から選択された接合温度まで少なくとも前記ろう付け層を加熱する段階を含むことを特徴とする請求項1に記載の方法。
- 前記加熱する段階は、1×10E−4トルよりも低い圧力を有する真空オーブン内で少なくとも前記ろう付け層を加熱する段階を含むことを特徴とする請求項1に記載の方法。
- 前記加熱する段階は、真空オーブン内で少なくとも前記ろう付け層を加熱する段階と、該加熱する段階中に該真空オーブンから酸素を除去する段階とを含むことを特徴とする請求項1に記載の方法。
- 前記新しい部品と前記半導体処理部品の間の拡散結合がないことを特徴とする請求項1に記載の方法。
- 前記新しい部品は、セラミックの新しい部品であることを特徴とする請求項1に記載の方法。
