Abstract
【解決手段】半導体装置100は、ゲートプラグ13とコンタクトプラグ11が互いに平行に配置されており、ゲートプラグよりもコンタクトプラグの方がZ方向において高さは高い。多層配線で、ゲートプラグとコンタクトプラグが短絡せずにコンタクトプラグの面積を大きくとることが可能となる。また半導体装置は、ゲートプラグを有することで、ゲート電極6の面積を大きくとることができる。更にゲートプラグがメタルであるために抵抗率を低くでき、ゲート抵抗を低減することができ、互いに平行に配置されていることで単工程で形成することが可能となる。
