Claims (19)
- 軟質コア粒子の外表面上に、前記軟質コア粒子のモース硬度よりも少なくとも1大きいモース硬度および/または前記軟質コア粒子より少なくとも500Kg/mm2大きいビッカース硬度を有する複数の硬質粒子を含み、水性担体に分散した、複数の複合粒子を含むスラリを提供し、
6より大きいモース硬度および/または1,000Kg/mm2より大きいビッカース硬度を有する材料からなる基板表面を有する基板を、回転研磨パッドを有する化学機械研磨装置の中に配置し、
前記基板表面を研磨するために、前記回転研磨パッドと前記スラリにより化学機械研磨を行うことを特徴とする化学機械研磨方法。 - 前記複数の硬質粒子の平均粒度は<1μmであり、前記軟質コア粒子の平均粒度は>0.5μmである、請求項1記載の方法。
- 前記複数の硬質粒子は、25℃で少なくとも1.0の等電点差を有する請求項1記載の方法。
- 前記複数の硬質粒子が、ダイヤモンド、炭化物、窒化物または酸化物材料からなる請求項2記載の方法。
- 前記複数の硬質粒子が、1nm〜5,000nmの平均粒度を有する、ダイヤモンド、窒化物または炭化物材料からなる請求項4記載の方法。
- 前記基板表面が、サファイア、単結晶SiC、または単結晶GaNからなる請求項1記載の方法。
- 前記スラリはpH9〜14.0、または、前記スラリはpH0.01〜4である請求項1記載の方法。
- 前記複数の硬質粒子と前記軟質コア粒子のうち少なくとも一つが上に金属酸化物化合物層を備える請求項1記載の方法。
- 前記スラリは、濃度0.01gm/l〜200gm/lのアルカリ・イオンを更に含む請求項1記載の方法。
- 前記スラリは、少なくとも一つの酸化剤と、少なくとも一つの界面活性剤を更に含む請求項1記載の方法。
- 軟質コア粒子の外表面上に、複数の硬質粒子を含み、水性担体に分散した、複数の複合粒子を含み、
前記複数の硬質粒子は、前記軟質コア粒子のモース硬度よりも少なくとも1大きいモース硬度および/または前記軟質コア粒子より少なくとも500Kg/mm2大きいビッカース硬度を有することを特徴とする化学機械研磨用スラリ。 - 前記複数の硬質粒子の平均粒度は<1μmであり、前記軟質コア粒子の平均粒度は>0.5μmである、請求項11記載のスラリ。
- 前記複数の硬質粒子は、25℃で少なくとも1.0の等電点差を有する請求項11記載のスラリ。
- 前記複数の硬質粒子が、ダイヤモンド、炭化物、窒化物または酸化物材料からなる請求項12記載のスラリ。
- 前記複数の硬質粒子と前記軟質コア粒子のうち少なくとも一つが上に金属酸化物化合物層を備える請求項11記載のスラリ。
- 前記スラリはpH9〜14.0、または、前記スラリはpH0.01〜4である請求項11記載のスラリ。
- 前記スラリは、濃度0.01gm/l〜200gm/lのアルカリ・イオンを更に含む請求項11記載のスラリ。
- 前記スラリは、少なくとも一つの酸化剤と、少なくとも一つの界面活性剤を更に含む請求項11記載のスラリ。
- 前記酸化剤は、パー系化合物からなり、前記複数の硬質粒子は、平均粒度<1μmのダイヤモンド粒子からなり、前記スラリのpHは<7.0である請求項18記載のスラリ。
