Claims (15)
- 防振装置(1)であって、垂直方向においてのみ有効である空気ばねを備え、該空気ばねは作動空間(4)を有し、垂直方向において有効な少なくとも1つのアクチュエーターが前記作動空間(4)内に配置される、防振装置。
- 請求項1に記載の防振装置(1)であって、該防振装置(1)は、水平方向における防振のための更なる構成要素を備える、防振装置。
- 請求項1又は2に記載の防振装置(1)であって、前記更なる構成要素は、可撓性ロッド(12)又は座屈ペンデュラムとして実施される、防振装置。
- 請求項1〜3のいずれか1項に記載の防振装置(1)であって、前記可撓性ロッド(12)又は前記座屈ペンデュラムは前記防振装置(1)の内側ハウジング(9)内に配置され、前記可撓性ロッド(12)又は前記座屈ペンデュラムは前記空気ばねの前記作動空間(4)内に突出する、防振装置。
- 請求項1〜4のいずれか1項に記載の防振装置(1)であって、前記アクチュエーターはソレノイドアクチュエーターとして実施される、防振装置。
- 請求項1〜5のいずれか1項に記載の防振装置(1)であって、該防振装置は内側ハウジング(9)及び外側ハウジング(8)を有し、該内側ハウジング(9)及び該外側ハウジング(8)の間に前記作動空間が配置される、防振装置。
- 請求項1〜6のいずれか1項に記載の防振装置(1)であって、少なくとも1つのコイル(15)が前記内側ハウジングの周囲に延びており、及び少なくとも1つの磁石が前記外側ハウジングに沿って延びている、防振装置。
- 請求項1〜7のいずれか1項に記載の防振装置(1)であって、重ね合わされる複数のアクチュエーター、特にソレノイドアクチュエーターを備える、防振装置。
- 請求項1〜8のいずれか1項に記載の防振装置(1)であって、前記アクチュエーターはソレノイドアクチュエーターとして実施され、及びコイル(15)と磁石(16)とを備え、該コイル(15)と該磁石(16)との間の間隙(17)は、5mm未満の幅、好ましくは1mm未満の幅、より好ましくは0.5mm未満の幅を有する、防振装置。
- 請求項1〜9のいずれか1項に記載の防振装置(1)であって、前記空気ばねの前記作動空間(4)内に配置される少なくとも1つの板ばね(14)を備え、該少なくとも1つの板ばね(14)は前記空気ばねと平行に接続される、防振装置。
- 請求項1〜10のいずれか1項に記載の防振装置(1)であって、前記板ばね(14)は板ばねアセンブリの一部である、防振装置。
- 防振システム(18)であって、請求項1〜11のいずれか1項に記載の少なくとも1つの防振装置を備える、防振システム。
- 請求項1〜12のいずれか1項に記載の防振システム(18)であって、該防振システムは、半導体デバイスを処理する装置(24)、特にリソグラフィー装置、光学検査装置、又はウェハー処理装置を備える、防振システム。
- 請求項1〜13のいずれか1項に記載の防振システム(18)であって、防振のために取り付けられる荷重又は該防振システムが配置される床面の振動を検出する少なくとも1つのセンサと、該少なくとも1つのセンサからの信号に基づいて前記空気ばね及び/又は前記アクチュエーターをアクティブに制御する制御装置(21)と、を備える、防振システム。
- 請求項1〜14のいずれか1項に記載の防振システム(18)であって、前記アクチュエーターの外側ハウジング(8)の外部に配置され、水平方向において有効である少なくとも1つの更なるアクチュエーター(25)を備える、防振システム。
