ダイボンドフィルムA〜Dを、ダイシングテープ(P−2130、日東電工製)にラミネーターを用いて、40℃で貼り合せ、さらに接着フィルムの上に50μmの8インチウェハを65℃、0.1MPa、10mm/secで貼り合せた。その後、8インチのダイシングリング(DTF2−8−1、(株)DISCO製)に貼り合せてダイシングを行った。ダイシング装置(DFD6361、(株)DISCO製)を用いて、Z1ダイシングブレードにNBC−ZH203O−SE27HEDD(株)DISCO製)、Z2ブレードにNBC−ZH203O−SE27HEFF(株)DISCO製)を用いた。ブレード高さはZ1はウェハに半分切り込む高さ、Z2はダイシングテープに20μm切り込む高さに設定した。ダイシングブレードの回転数は40000rpm、ダイシング速度30mm/sec、水量1L/分、ステップカット方式で行った。水侵入はダイシング後のサンプルをダイシングテープ側から観察し、ダイボンドフィルムとダイシングテープの間に水が入り込んでいるかどうかを確認し、水が浸入している場合、もしくはダイボンドフィルムとダイシングテープとの間で剥離が生じている場合を水侵入として判断した。ダイシングは一つの実施例につき10枚行い、1枚でも水侵入が起こったものは「×」、水侵入がおこらなかったものは「○」とした。結果を表1に示す。

The rotation speed of the dicing blade was 40,000 rpm, the dicing speed was 30 mm / sec, the amount of water was 1 L / min, and the step cut method was used. For water intrusion, observe the sample after dicing from the dicing tape side, check whether water has entered between the die bond film and the dicing tape, and if water has entered or between the die bond film and the dicing tape. The case where peeling occurred was judged as water intrusion. Dicing was performed for 10 sheets in one example, and “×” indicates that water intrusion occurred even with one sheet, and “◯” indicates that water intrusion did not occur. The results are shown in Table 1.
