Abstract
【解決手段】光電変換素子10は、Cuと、Al、In及びGaからなる群より選ばれる少なくとも一つのIIIb族元素と、S或いはSeとを含みカルコパイライト型構造を有する光吸収層14と、Znと、O或いはSから成るn型バッファー層15aを具備し、前記バッファー層のS/(S+O)で表されるモル比が0.7以上、1.0以下であり、かつ結晶粒径が、10nm以上100nm以下である。

また、他の実施形態の太陽電池は、前記実施形態の光電変換素子を用いてなることを特徴とする。
図1の概念図に示す光電変換素子10は、基板11と、前記基板上に設けられた裏面電極12と、前記裏面電極12上に設けられた第1の取り出し電極13と、前記裏面電極12上に設けられた光吸収層14と、前記光吸収層14上に設けられたバッファー層15(15a、15b)と、前記バッファー層15上に設けられた透明電極層16と、前記透明電極層16上に設けられた第2の取り出し電極17と、前記透明電極層16上に設けられた反射防止膜18とを少なくとも備えている。
その光吸収層のGa/IIIb族元素のモル比が、0.5以上、1.0以下であることが、さらに好ましい。
ここで、バッファー層のS/(S+O)で表されるモル比が0.7以上、1.0以下であることが好ましい。このモル比が0.7より小さいと2相分離することがある。
pn接合界面は、光吸収層14とバッファー層15aとの間でのヘテロ接合により形成されるが、バッファー層15aの構成元素であるZnの一部光吸収層14への拡散や光吸収層14表面のCu欠損による空孔配列カルコパイライト(OVC:Ordered Vacancy Compound or Ordered Vacancy Chalcopyrite)形成より、光吸収層14表面がn型化することで、光吸収層14内部でpn接合界面を形成することもある。
なお、実施形態において、カルコパイライト構造と空孔配列型カルコパイライト構造は、それぞれを別に説明している場合を除き、両者をカルコパイライト構造として記載する。
光電変換素子のpn接合に光を照射すると電子−正孔対が発生し、伝導帯に励起された電子は空乏層内の電界によって加速され、バッファー層を通り、透明電極へ移動する。光吸収層14のCBMの位置Ecp(eV)、バッファー層15aのCBMの位置Ecn(eV)とした時、pn層間での伝導帯下端の位置(CBM:Conduction Band Minimum)の差(伝導帯オフセット)ΔEc(=Ecn−Ecp)が、ΔEc>0eVで、図2(a)のような場合はスパイク(Spike)と呼ばれる。この不連続量が大きくなると、光生成電子の障壁となり、光生成電子は、界面欠陥を介して価電子帯の正孔と再結合し、透明電極に到達できなくなる。一方、ΔEc<0eVで、図2(b)のように落ち込む場合をクリフ(Cliff)と呼び、光生成電子は障壁がないため、クリフの大きさに係らず透明電極に流れる。しかしながら、この時、空乏層の曲がりが穏やかになり、界面付近において正孔と透明電極側からの注入電子との再結合が増加する。その結果、クリフの場合はリーク電流が増加し、開放端電圧Vocが低下する。即ち、バッファー層15a光吸収層14のpn接合界面では伝導帯不連続がない(ΔEc=0)又は伝導帯不連続がスパイク(ΔEc>0)を形成することが好ましく、その不連続量(ΔEc)は、光生成電子の障壁とならない程度の高さ(ΔEc≦0.4eV)となることが望ましい。よって、伝導帯下端の位置の差ΔEcは、0≦ΔEc≦0.4であることが好ましい。
図3は、xを0から1の間で変化させた場合の、ZnO1−xSxのCBM(*)、yを0から1の間で変化させ場合の、CIGSとしてのCuIn1−yGaySe2のCBM(◆)、yを0から1の間で変化させ場合の、CuIn1−yGaySe2のVBM(■)、Cu(In1−yGay)3Se5のCBM(△)、yを0から1の間で変化させ場合の、Cu(In1−yGay)3Se5のVBM(○)をまとめたものである。図3に示すように、CuIn1−yGaySe2は、yが大きくなる(Ga濃度増大)と、VBMは変化せず、CBMのみが単調に増大する。一方、ZnO1−xSxは、xが大きくなる(S濃度増大)と、x=0.5程度までは、CBMはほとんど変化せず、さらに、S濃度が増大すると、CBMは急激に増大する(このとき、VBMは、0≦x≦0.5で増大し、0.5≦x≦1.0でほぼ変化なし)。したがって、y=0のCIGSと、x=0.7のZnO1−xSxとでpn接合を形成すると、ΔEc=+0.4eVとなり、y=1.0のCIGSとは、x=1.0のZnO1−xSxとのpn接合形成でΔEc=+0.4eVが得られる。すなわち、n型バッファー層としては、ZnO1−xSx(0.7≦x≦1.0)が好ましい。
また、0≦ΔEc≦0.4を満たすように、Seの一部をSで置換し、InとGaの一部をAlで置換してもよい。
バッファー層のZnO1−xSxの組成は、あらかじめ組成の判明している試料を測定することにより校正したエネルギー分散型X線分析(EDX:Energy Dispersive X−ray spectroscopy)により測定する。EDX測定は、光電変換素子10の中心部分をイオンミリングにより、バッファー層15a上部の積層膜を削り取り、500,000倍で断面TEM観察すると共に、5点の平均組成から組成を調べることができる。なお、5点の定め方は、50万倍のTEM断面像を膜厚方向と直交する方向に5等分割し、分割された領域の中心点とする。なお、断面TEM像には、光電変換素子10の中心点を含むものとする。
バッファー層のZnO1−xSxと接する光吸収層の構成成分が含まれない位置をpn接合界面と定義し、少なくともpn接合界面でバッファー層であるZnO1−xSxが所望の組成比であることが好ましい。さらには、n型バッファー層ZnO1−xSxの全領域で所望の組成比であることがより好ましい。
基板11としては、青板ガラスを用いることが望ましく、ステンレス、Ti又はCr等の金属板あるいはポリイミド等の樹脂を用いることもできる。
取り出し電極13,17としては、例えば、Al、Ag或いはAu等の導電性金属を用いることができる。さらに、透明電極15との密着性を向上させるために、Ni或いはCrを堆積させた後、Al、Ag或いはAuを堆積させてもよい。
反射防止膜18としては、例えば、MgF2を用いることが望ましい。
なお、下記の製造方法の一例であり、適宜変更しても構わない。従って、工程の順序を変更してもよいし、複数の工程を併合してもよい。
基板11上に、裏面電極12を成膜する。成膜方法としては、例えば、導電性金属よりなるスパッタターゲットを用いたスパッタ法等の薄膜形成方法が挙げられる。
裏面電極12を堆積後、光吸収層14となる化合物半導体薄膜を堆積する。なお、裏面電極12には光吸収層14と第1の取り出し電極13を堆積するため、第1の取り出し電極13を堆積する部位を少なくとも除く裏面電極12上の一部に光吸収層14を堆積する。成膜方法としては、スパッタ法或いは真空蒸着法が挙げられる。スパッタ法は、すべての構成元素をスパッタターゲットから供給する方法と、Cu及びIIIb族元素をスパッタ法で堆積した後、H2Seガス雰囲気中で加熱処理を行うセレン化法が挙げられる。また、真空蒸着法では、3段階法を用いることで、高品質の光吸収層を得ることができる。3段階法は、始めにIIIb族元素であるIn及びGaとVIb族元素であるSeを真空蒸着し、その後、Ib族元素であるCuと、Seを蒸着し、最後に再びIn及びGaと、Seを蒸着する手法である。
得られた光吸収層14の上にバッファー層15a,bを堆積する。
バッファー層15aの成膜方法としては、真空プロセスのスパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)、液相プロセスの化学析出(CBD)法などが挙げられる。n型バッファー層となるZnO1−xSxの組成を精密に制御するためには、スパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)の真空プロセスを用いることが好ましい。例えば300℃といった高温プロセスは、実施形態のバッファー層15aが2相分離してしまうことがあるため好ましくない。そこで、バッファー層15aの成膜において、成膜時の基板11温度は室温以上250℃以下であることが好ましい。
続いて、バッファー層15b上に、透明電極16を堆積する。
成膜方法としては真空プロセスのスパッタ法、真空蒸着法或いは有機金属気相成長(MOCVD)などが挙げられる。
第1の取り出し電極13を裏面電極12上の光吸収層が成膜された部位を少なくとも除く部位に堆積する。
第2の取り出し電極17を透明電極16上の反射防止膜が成膜される部位を少なくとも除く部位に堆積する。
成膜方法としてはスパッタ法、真空蒸着法などが挙げられる。
第1と第2の取り出し電極の成膜は、1工程で行ってもよいし、それぞれ、別の工程として、任意の工程の後に行ってもよい。
最後に透明電極16上の第2の取り出し電極17が成膜された部位を少なくとも除く部位に反射防止膜18を堆積する。
成膜方法としてはスパッタ法、真空蒸着法などが挙げられる。
上記の工程を経て、図1の概念図に示した薄膜太陽電池を作製する。
化合物薄膜太陽電池のモジュールを作製する場合、基板に裏面電極を成膜する工程の後、レーザーにより裏面電極を分断する工程、さらには光吸収層上にバッファー層を成膜する工程及びバッファー層上に透明電極を成膜する工程の後、それぞれメカニカルスクライブにより試料を分割する工程を挟むことにより集積化が可能となる。
(実施例1A)
基板11として青板ガラス基板を用い、スパッタ法により裏面電極12となるMo薄膜を700nm程度堆積する。スパッタは、Moをターゲットとし、Arガス雰囲気中でRFで200W印加することにより行う。
裏面電極12となるMo薄膜を堆積後、光吸収層14となるCuIn0.3Ga0.7Se2薄膜を2μm程度堆積する。製膜はセレン化法で行う。まず、CuIn0.3Ga0.7の合金膜をスパッタ法で堆積し、その後、H2Se雰囲気、500℃で加熱処理を行う。
得られた光吸収層14の上にバッファー層15aとしてn型化合物半導体層ZnO0.3S0.7を100nm程度、室温で堆積する。成膜はRF(高周波)スパッタを用いたが、界面でのプラズマダメージを考慮して、50Wの出力で行う。その後、150℃で加熱処理を行うことで、結晶粒径は50nm程度となる。このバッファー層15a上にバッファー層15bとして、ZnO薄膜を堆積し、続いて、透明電極16となるアルミナ(Al2O3)を2wt%含有するZnO:Alを1μm程度堆積する。取り出し電極13、17として、Alを蒸着法にて堆積する。膜厚はそれぞれ100nm及び300nmとする。最後に反射防止膜18としてMgF2をスパッタ法により堆積することにより、実施形態の光電変換素子を得ることができる。
照射損傷の少ない低エネルギーでのイオンエッチングと正・逆光電子分光測定の繰り返しにより、バッファー層15aから光吸収層14までの電子状態を評価できる。紫外線光電子分光により、VBMを、逆光電子分光法により、CBMを見積もり、その差からバンドギャップ(バッファー層でのバンドギャップ(Egn(eV))、光吸収層でのバンドギャップ(Egp(eV)))を算出することができる。また、上述の繰り返し測定から、VBM及びCBMをエッチング時間に対してプロットすることで、pn接合を横切る膜厚方向での電子状態の変化を評価でき、光吸収層14とバッファー層15aでのCBMの差から、伝導体オフセットΔEc(eV)を見積もることができる。
ソーラーシミュレータによりAM1.5の擬似太陽光照射下で、電圧源とマルチメータを用い、電圧源の電圧を変化させ、擬似太陽光照射下での電流が0mAとなる電圧を測定して開放端電圧(Voc)を得て、電圧を印加しない時の電流を測定して短絡電流密度(Jsc)を得た。
光吸収層14にCuIn0.5Ga0.5Se2薄膜を用いること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層14にCuIn0.7Ga0.3Se2薄膜を用いることと以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層14にCuInSe2薄膜を用いることと以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
バッファー層15aとしてn型化合物半導体層ZnO0.1S0.9を用いること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層14にCuGaSe2薄膜を用いることと、バッファー層15aとしてn型化合物半導体層ZnSを用いること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層14にCuInSe2薄膜を用いることと、バッファー層15aとしてn型化合物半導体層ZnOを用いること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層14にCuIn0.7Ga0.3Se2薄膜を用いることと、バッファー層15aとしてn型化合物半導体層ZnO0.7S0.3を用いること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層14にCuIn0.7Ga0.3Se2薄膜を用いることと、バッファー層15aとしてn型化合物半導体層ZnO0.5S0.5を用いること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
光吸収層14にCuIn0.5Ga0.5Se2薄膜を用いることと、バッファー層15aとしてn型化合物半導体層ZnO0.5S0.5を用いること以外は実施例1と同じ方法で化合物薄膜太陽電池を製造する。
バッファー層15aの製膜で、製膜後の加熱処理を行わないこと以外は、実施例1Aから実施例6Aと同じ方法で化合物薄膜太陽電池を製造する。結晶粒径は5nm程度となる。
バッファー層15aの製膜で、製膜後、300℃で加熱処理を行うこと以外は、実施例1Aから実施例6Aと同じ方法で化合物薄膜太陽電池を製造する。結晶粒径は150nm程度となる。
本発明の光電変換素子を太陽電池に用いることにより、変換効率の高い太陽電池を得ることができる。
Claims (5)
- Cuと、Al、In及びGaからなる群より選ばれる少なくとも一つのIIIb族元素と、S或いはSeとを含みカルコパイライト型構造を有する光吸収層と、Znと、O或いはSから成るバッファー層を具備し、前記バッファー層のS/(S+O)で表されるモル比が0.7以上、1.0以下であり、かつ結晶粒径が、10nm以上、100nm以下であることを特徴とする光電変換素子。
- 前記光吸収層のGa/IIIb族元素のモル比が、0.5以上1.0以下であることを特徴とする請求項1に記載の光電変換素子。
- 前記光吸収層の伝導帯下端と前記バッファー層の伝導帯下端の差が、0以上0.4以下であることを特徴とする請求項1または2のいずれか1項に記載の光電変換素子。
- 前記バッファー層は、単相であることを特徴とする請求項1ないし3のいずれか1項に記載の光電変換素子。
- 請求項1乃至請求項4いずれか1項記載の光電変換素子を用いてなることを特徴とする太陽電池。
