Abstract
【解決手段】光起電力素子10は、透明な絶縁性基板1と、表面電極となる透明電極2(第1電極)と、n型半導体層3と、p型半導体層4(第1p型半導体層)と、p型半導体層5(第2p型半導体層)と、背面電極層6(第2電極)とが順に積層されて構成されている。p型半導体層4とp型半導体層5とは、それぞれ異なる電子供与性有機物を含有しており、p型半導体層5に含有される電子供与性有機物は、無金属フタロシアニンである。

Description
本発明の実施例1として作製した素子は、上述した実施形態で説明した3層構造のヘテロpn接合型半導体層を有する光起電力素子である。まず、素子の作製に先立ち、半導体塗布液の調整を行った。
実施例1における第1のp型半導体層の形成工程を除いた以外、実施例1と同様の方法で、比較例1の単純積層型(p−n接合構成)の光起電力素子を作製した。
第1のp型半導体層4と第2のp型半導体層5の形成順序を逆にした以外は、実施例1と同様の方法で、比較例2の光起電力素子を作製した。
3層型光起電力素子における第1のp型半導体層4に、アクセプター分子であるTBDQを添加することで、半導体層のドーピングとした。

Claims (5)
- 少なくとも一方が透光性を有する2つの電極の間に、n型半導体層とp型半導体層とが配置された光起電力素子であって、
前記n型半導体層が、電子受容性無機物を主成分とし、塩基性染料を含有する材料から構成され、
前記p型半導体層が、それぞれ異なる電子供与性有機物を含有する、前記n型半導体層と接する第1p型半導体層と、前記n型半導体層と反対側において前記第1p型半導体層と接する第2p型半導体層とからなり、
前記第2p型半導体層に含有される電子供与性有機物が、無金属フタロシアニンであることを特徴とする光起電力素子。 - 前記第1p型半導体層に含有される電子供与性有機物が、チタニルフタロシアニンであることを特徴とする請求項1に記載の光起電力素子。
- 前記第1p型半導体層が、電子受容性化合物を含有していることを特徴とする請求項2に記載の光起電力素子。
- 少なくとも一方が透光性を有する2つの電極の間に、n型半導体層とp型半導体層とが配置された光起電力素子であって、
前記n型半導体層を構成する電子受容性無機物及び塩基性染料が、それぞれ酸化亜鉛及びローダミンを含んでおり、
前記p型半導体層が、それぞれ異なる電子供与性有機物を含有する、前記n型半導体層と接する第1p型半導体層と、前記n型半導体層と反対側におけて前記第1p型半導体層と接する第2p型半導体層とからなり、
前記第1p型半導体層に含有される電子供与性有機物が、チタニルフタロシアニンであり、
前記第2p型半導体層に含有される電子供与性有機物が、無金属フタロシアニンであることを特徴とする光起電力素子。 - 少なくとも一方が透光性を有する2つの電極の間に、n型半導体層とp型半導体層とが形成された光起電力素子の製造方法であって、
電子受容性無機物に所定量の塩基性染料とバインダー樹脂と溶剤とを添加したn型半導体塗布液と、電子供与性有機物にバインダー樹脂と溶剤とを添加した第1p型半導体塗布液と、前記第1p型半導体塗布液を形成する電子供与性有機物とは異なる電子供与性有機物にバインダー樹脂と溶剤とを添加した第2p型半導体塗布液とを、基板である第1電極の上に順次塗布して積層させた後、これら半導体層の上に、樹脂中に導電性物質を分散させた導電性ペーストを塗布することにより、前記第1電極に対向する第2電極を形成することを特徴とする光起電力素子の製造方法。
