Abstract

Claims (10)
- 磁性基材、光学基材及び半導体基材の少なくとも一つから選択される基材を研磨するためのケミカルメカニカル研磨パッドであって、
相互侵入ネットワークを含む研磨層を含み、
相互侵入ネットワークが連続的な非一過性相及び実質的に共連続的な一過性相を含み、
研磨層が、基材を研磨するように適合された研磨面を有するものであるケミカルメカニカル研磨パッド。 - 一過性相を実質的に有しない流体力学的領域を研磨面に隣接して含む、請求項1記載のケミカルメカニカル研磨パッド。
- 流体力学的領域が、研磨面からケミカルメカニカル研磨パッドの中に1〜100ミクロンの深さまで延びる、請求項2記載のケミカルメカニカル研磨パッド。
- 連続的な非一過性相が網状ネットワークを形成する、請求項1記載のケミカルメカニカル研磨パッド。
- 連続的な非一過性相が繊維状形態を有する、請求項1記載のケミカルメカニカル研磨パッド。
- 研磨層が連続的な非一過性相の0.5〜80容量%を含む、請求項1記載のケミカルメカニカル研磨パッド。
- 連続的な非一過性相が非水溶性であり、共連続的な一過性相が水溶性である、請求項1記載のケミカルメカニカル研磨パッド。
- 共連続的な一過性相が、研磨中に発生する熱に暴露されると融解する、請求項1記載のケミカルメカニカル研磨パッド。
- 磁性基材、光学基材及び半導体基材の少なくとも一つから選択される基材を研磨するためのケミカルメカニカル研磨パッドであって、
相互侵入ネットワークを含む研磨層を含み、
相互侵入ネットワークが連続的な非一過性相及び実質的に共連続的な一過性相を含み、
非一過性相が、網状の間隙区域を画定する複数の相互接続された研磨要素を含む三次元ネットワークを形成し、
実質的に共連続的な一過性相が網状の間隙区域内に配置されており、
研磨面が、基材を研磨するように適合されている、ケミカルメカニカル研磨パッド。 - 磁性基材、光学基材及び半導体基材の少なくとも一つから選択される基材を提供すること、
相互侵入ネットワークを含む研磨層を有し、相互侵入ネットワークが連続的な非一過性相及び実質的に共連続的な一過性相を含み、研磨層が、基材を研磨するように適合された研磨面を有するものであるケミカルメカニカル研磨パッドを提供すること、
研磨面と基材との界面に研磨媒を提供すること、及び
ケミカルメカニカル研磨パッドと基材との界面に動的な接触を形成すること
を含む、基材を研磨する方法。
