選択した領域において誘電体の厚さを増すまたは減じることによって(電流に対して抵抗が低い薄い誘電体領域上で電着が選択的に行われるという事実を利用する)、

電流は、薄い酸化物または絶縁体の領域を優先的に通る。例えば、SiO2等の厚い誘電マスクに囲まれたHfO2等の薄いゲート誘電体の場合、図6から図13に示すように、薄いゲート誘電体上で優先的に直接めっきが行われる。
異なる誘電定数または電子構造を有する異なる酸化物または絶縁体によって、電流に対する抵抗が低い酸化物または絶縁体に優先的に電流を通すことができる。この点に関して、図18および図19を参照すると、図4において説明したものと同様の構成を用いた、マスクを使用しない選択的なめっきのための一体型の機構が示されている。この場合、誘電体は、ゲート誘電体2よりも電流に対する抵抗が高い領域11を有する。これは、例えば、表面全体を覆う薄い誘電体層の一部領域を化学的に変更することによって得ることができる。あるいは、2つの異なる誘電体材料(例えばHfO2およびSiO2)を同一の厚さで配置することができる。めっきは、溶液中の電流に対して抵抗が低い領域で行われると考えることができる。
電流−電圧特性、従って電極反応速度(electrode kinetics)は、下にある基板(複数の基板)の構成によって決定する。これらの特性は、例えば、用いる基板材料の種類および用いるドーピングの種類に従って大きく変動し得る。このため、そういった特性は、金属、n型半導体、p型半導体、およびそれらの組み合わせについて異なると考えられる。例えば、金属電着用の溶液からの金属イオンの電気化学還元は、n型半導体基板については、伝導帯(電子捕獲プロセス)または価電子帯(ホール注入プロセス)のいずれかによって達成可能であるが、電解還元は、p型半導体基板(暗所)ではホール注入プロセスによってのみ可能であるか、または転化されるように駆動された場合である。本発明の場合、薄い誘電体膜またはゲート酸化物が半導体を覆っているので、低エネルギのホールのトンネリングは妨害され、電荷転送はおそらく電子蓄積モードにおいてまたはその近傍においてのみ行われる。更に、半導体材料(そのバンドギャップおよびバンド端のエネルギを含む)およびドーパント濃度(そのフラット・バンド・ポテンシャルおよび空乏層厚さを含む)が、半導体/絶縁体/電解質(SIE)コンタクトの電気化学特性を決定することができる。
上述のように、固体/電解質界面における電荷転送は、同様の電子エネルギ・レベル間でのみ行われると考えられる。従って、電解質側の電子状態の分布および密度が、電気化学プロセスの可能性および動力学を決定すると予想することができる。この点に関して、電解質の電子構成を(例えば濃度、錯体形成、溶剤、pHによって)調整して、ある基板/絶縁体の組み合わせで電荷転送が優先的に起こるようにし、従って溶液組成によって電気化学処理のための選択性を与えることができる。例えば、電解質中のアクセプタ状態の密度がエネルギにおいて高く、半導体基板の伝導帯端に近くなるように溶液条件を選択することによって、電気化学金属付着は、p型領域に対してn型領域において優先的に起こると考えられる。
また、物理的な遮蔽によってゲート誘電型酸化物上の一部の領域を不活性化することで選択性を得ることも可能である。すなわち、フォトレジストもしくはSiO2誘電体等の絶縁性マスク、または有機分子の吸収層(例えば著しく吸収されたS終端分子または吸収ポリマ膜)を、典型的なフォトリソグラフィ、eビーム・リソグラフィ、またはスタンピング技法によって適用する。この点に関して、図6から図9を参照すると、薄い誘電体膜の上に配置した遮蔽マスクが図示されている。これによって、マスクのある領域の電流を遮蔽し、マスク開口内の領域に電流を通すことができる。
p型半導体におけるカソード伝導帯プロセスおよびn型半導体基板におけるアノード価電子帯プロセスを可能とするために、バンドギャップ上での価電子帯電子の光励起が必要である。これは、例えば、絶縁体を介した照明または裏側からの照明によって基板を照明することで達成可能である。いくつかの方法で選択性を得ることができる。例えば、光波長を注意深く選択することで、完全なバンドギャップをまたぐことができるか、または界面もしくはギャップ状態を活性化して電極反応を仲介することができる基板または酸化物においてのみ電気化学プロセスを活性化する。細いレーザ・ビームを用いて直接にエッチング・パターンまたは付着パターンを書き込むことで、空間選択性を得ることも可能である。あるいは、マスクを用いて、絶縁体表面のある領域のみを照明することができる。この場合、誘電体の前に配置したかまたは誘電体上に付着した光遮蔽マスクを用いる。
また、導電プローブまたは磁界等の他の外的手段によって選択性を得ることも可能である。この点に関して、図30および図31を参照すると、図4に示したものと同様の構成を示すが、この場合、原子間力顕微鏡(AFM)または走査トンネル顕微鏡(STM)チップ14の下で、局所化されためっきが行われる。
金属ゲート、電解効果トランジスタ(FET)のため等、得られた構造の電気的特性が主な目的である場合、電気化学条件によって、フラット・バンド・ポテンシャル(Vfb)および金属ゲートの仕事関数およびFETの閾値電圧(VT)等、所望の物理特性を決定するのに役立てることができる。例えば、金属/半導体ショットキ・コンタクトの製造において、Si、GaAs、およびGaP(ゲート酸化物なし)等の半導体上に金属を直接電着するには、形成したダイオードまたはショットキ・バリアのバリア高さが、付着電位、温度、および電解質組成等の付着条件に大きく依存することが示されている。この点に関して、例えば、A.De Vrieze等のPhys. Chem. Chem. Phys.、3、5297〜5303(2001年)、P.M.Vereecken等のAppl. Phys. Lett.、75、3135(1999年)、K.Strubbe等のJ. Electrochem. Soc.146、1412(1999年)、およびP.M.Vereecken等のJ. Chem. Soc. Faraday Trans.、92、4069(1996年)を参照のこと。これらの開示は、引用により全体が本願に含まれるものとする。
原子層付着(ALD)および金属有機化学気相付着(MOCVD)を含む、蒸着およびマグネトロン・スパッタリングおよび化学気相付着(CVD)技法等の物理気相付着(PVD)技法によって付着したHfO2およびHfSiO等の高k誘電体上の金属ゲートに伴って再び発生する問題は、金属酸化膜半導体(MOS)構造のフラット・バンド・ポテンシャル、従って測定される金属仕事関数が、高温では安定しないことである。RuおよびRe等の金属が付着直後に良好なpFET特性(半導体の価電子帯端に近い金属仕事関数)を示す場合、窒素等の不活性雰囲気における急速熱アニーリング(RTA)の後に、仕事関数は半導体バンドギャップの中央(ミッド・ギャップ)へ向かって大きくシフトする。後の1000℃での集積ステップの間、注入したソースおよびドレイン領域の活性化のためにRTAが必要であるので、安定した仕事関数を有するpFET金属が必要である。ゲート・スタック貫通電流によって高k誘電体上に直接電気めっきした金属ゲートは、高温でアニーリングした後であってもpFET特性を維持可能であることがわかった。
約0.001モル/リットルから約0.1モル/リットルの範囲の濃度を有する(NH4)2PtCl6および約1モル/リットルまでの濃度を有するNa2HPO4を含み、pHが約2から約9までの範囲であるめっき溶液を用いることができる。例えば、めっき溶液は、約0.01モル/リットルの濃度を有する(NH4)2PtCl6および約0.4モル/リットルの濃度を有するNa2HPO4を含み、pHは約7とすることができる。
(1)約25mA/cm2のパルス電流波形を約0.2秒、その後に0電流を約5秒、室温で約50rpmの回転率で約25サイクル繰り返す。
(2)約25mA/cm2のパルス電流波形を約0.2秒、その後に0電流を約5秒、約50度の温度で約50rpmの回転率で約25サイクル繰り返す。
(3)約50mA/cm2のパルス電流波形を約0.2秒、その後に0電流を約5秒、約50度の温度で約50rpmの回転率で約50サイクル繰り返す。
(4)約250mA/cm2のパルス電流波形を約0.1秒、その後に10μA/cm2電流を約5秒、室温でかくはんせずに約5サイクル繰り返す。
約1から約30g/lのRh2SO4および約1から約100m/lのH2SO4を含むめっき溶液を用いることができる。かかる溶液は、任意に、他の無機成分(臭化物、ヨウ化物、フッ化物、硫化物、硫酸塩、ホウ酸、ホウ酸塩、金属塩等)、有機添加物(界面活性剤または光沢剤)、あるいは応力緩和剤またはそれら全てを含むことができる。例えば、めっき溶液は、約10g/lのRh2SO4および約10ml/lのH2FO4を含むことができる。
約1g/lから約20g/lのRuCl3.xH2O、約1g/lから約10g/lのNaNO2、約40ml/lまでのNH4OH(28wt%)、および約40ml/lまでのHCl(38wt%)を含み、pHが約1から約9までの範囲であるめっき溶液を用いることができる。この溶液を約10分から約1時間、沸騰するまで加熱し、溶液を不透明な黒から澄んだオレンジ−茶色にすることができる。例えば、溶液は、約5.2g/lのRuCl3.xH2O、約5.2g/lのNaNO2、約8ml/lのNH4OH、および約4ml/lのHClを含み、pHは約2.3とすることができる。RuCl3.xH2Oに加えて、他のルテニウム塩を用いることも可能である。例えば、無水塩化ルテニウム、塩化ルテニウムニトロシル、硫酸ルテニウムニトロシル、および硝酸ルテニウムニトロシルである。更に、他の無機成分(臭化物、ヨウ化物、フッ化物、硫化物、硫酸塩、ホウ酸、ホウ酸塩、金属塩等)、有機添加物(界面活性剤または光沢剤)、あるいは応力緩和剤またはそれら全てを追加することができる。
約1g/lから約100g/lのNH4ReO4および約1ml/lから約250ml/lのHCl(38%)を含むめっき溶液を用いることができる。例えば、この溶液は、10g/lのNH4ReO4および約10ml/lのHCl(38%)を含み、pHは約1から約2とすることができる。NH4ReO4に加えて、他の過レニウム酸塩および無機レニウム塩を用いることができる。HClに加えて、他の塩化物を用いることも可能である。更に、他の無機成分(臭化物、ヨウ化物、フッ化物、硫化物、硫酸塩、ホウ酸、ホウ酸塩、金属塩等)、有機添加物(界面活性剤等)を追加することができる。
(1)トラップまたは界面状態等、構造的または電気的な欠陥状態の集中を低減させるための、ゲート誘電体の陽極酸化または窒化。
(2)界面の金属−シリコン結合の形成を最小限に抑えるための、Siゲート電極の付着前の、HfO2等の金属含有ゲート誘電体の陽極酸化または窒化(かかる結合は、ポリシリコン・ゲートを有するHf系の誘電体を含むpFETにおいて「Vtシフト問題」を起こすことが示されている。この場合、閾値電圧がSiO2系デバイスについて常に約0.6V以上負であることがわかっている。Hobbs等のVLSI 2003Digest、9ページを参照のこと)。
(3)熱安定性を高め、酸素拡散およびホウ素浸透を高効率で抑えて誘電体を形成するための、ゲート誘電体膜内への窒素の組み込み(かかる高い安定性は、ソース/ドレイン活性化等、デバイスの熱処理中にゲート・スタックの構造的変化を防ぐために重要であると考えられる)。
(4)空位形成の熱力学を変更し、これによって電気的欠陥の集中を最小限に抑えるための、誘電体内へのS、Se、およびCl等の元素の組み込み。
(5)例えばポテンシャル・プログラムの正しい選択によって界面状態の集中を低減させるための、誘電体−基板界面におけるダングリング・ボンドの水素化。
(6)高誘電率、高バンド・ギャップ、または高熱安定性等のいっそう望ましい特性を有する誘電体を形成するための、ゲート誘電体膜内への金属または半導体の組み込み。
(7)ゲート誘電体スタックの一部を形成するために後で酸化または窒化される、誘電体上の薄い金属または半導体膜の形成。
(8)後に形成される導体ゲートの仕事関数および閾値電圧を変更するための、誘電体表面上のB、Al、In、As、またはSb等のドーパント元素の吸収。
Claims (53)
- 少なくとも1つの誘電体を処理するための方法であって、
(i)導体基板あるいは半導体基板またはそれら両方の上にある少なくとも1つの誘電体を準備するステップであって、前記少なくとも1つの誘電体が少なくとも部分的に電解液または溶融物に浸漬され、前記電解液または溶融物が電気化学プロセスのための少なくとも1つの活性成分を含む、ステップと、
(ii)前記電解液または溶融物に少なくとも部分的に浸漬された少なくとも1つの補助電極を設けるステップと、
(iii)前記基板と補助電極との間に電流または電圧を印加し、前記電流を前記誘電体経由で前記補助電極に通して、前記誘電体において電気化学プロセスを可能とするステップと、
を含む、前記方法。 - 前記電気化学プロセスが、
(i)前記誘電体上の導体または半導体材料の電気めっきまたは電着、
(ii)前記誘電体の電気化学的な変更、
(iii)電気化学エッチング、
(iv)電解研磨、
(v)前記電解液からの絶縁体または酸化物の電着、
から成る群から選択される少なくとも1つのステップまたは結果を更に含む、請求項1に記載の方法。 - 前記少なくとも1つの誘電体が、導体層または半導体層の少なくとも部分的な保護膜を有する誘電体を含む、請求項2に記載の方法。
- 前記電気化学プロセスが非選択的であり、前記誘電体の層の表面にわたって比較的均一である、請求項2に記載の方法。
- 前記電気化学プロセスが選択的であり、前記誘電体の選択した領域上のみで行われる、請求項2に記載の方法。
- 前記少なくとも1つの誘電体が、電気化学処理が必要とされる少なくとも1つの第1の領域において第1の合計厚さを有し、電気化学処理が必要とされない少なくとも1つの第2の領域において第2の合計厚さを有するようにすることによって、前記選択的な電気化学プロセスを実行する、請求項5に記載の方法。
- 選択した領域における前記誘電体の材料を変更して前記誘電体の電流に対する抵抗を大きくまたは小さくすることによって前記選択的な電気化学プロセスを実行し、前記方法が、前記誘電体に損傷を与えることと、前記誘電体を別の材料と反応させることと、前記誘電体を別の誘電体によって置換することと、前記誘電体を別の誘電体によって増強させることと、から成る群から選択される少なくとも1つのステップを含む、請求項5に記載の方法。
- 電気化学処理が必要とされる第1のキャリア・タイプおよび密度を有する少なくとも第1の基板領域、および、電気化学処理が必要とされない第2のキャリア・タイプおよび密度を有する少なくとも1つの第2の基板領域を有する基板を選択することによって、前記選択的な電気化学処理を実行する、請求項5に記載の方法。
- 電気化学処理が必要とされる第1の組成を有する少なくとも1つの第1の基板領域、および、電気化学処理が必要とされない第2の組成を有する少なくとも1つの第2の基板領域を有する基板を選択することによって、前記選択的な電気化学処理を実行する、請求項5に記載の方法。
- 光照明に対するパターニング露光によって前記選択的な電気化学処理を実行し、第1の電気化学プロセスが必要とされる少なくとも1つの第1の基板領域を光照明に露光し、電気化学処理が必要とされない少なくとも1つの第2の基板領域を光照明に露光しない、請求項5に記載の方法。
- 前記パターニング露光が書き込み可能レーザによって実行される、請求項10に記載の方法。
- 前記パターニング露光が、前記誘電体の前に配置されたかまたは前記誘電体上に配置された光遮蔽マスクによって実行される、請求項10に記載の方法。
- 原子間力顕微鏡(AFM)チップまたは走査トンネル顕微鏡(STM)チップによって前記選択的な電気化学処理を実行し、前記チップが電気化学処理を必要とする少なくとも1つの基板領域上に配置され、前記チップを前記誘電体の表面上で所望のパターンを追って移動させることによって電気処理された構造の書き込みを行う、請求項5に記載の方法。
- 前記誘電体の厚さが0.2nmから100nmまでの範囲である、請求項2に記載の方法。
- 前記誘電体の厚さが1nmから25nmまでの範囲である、請求項2に記載の方法。
- 前記印加する電流密度が10μA/cm2から1A/cm2までの範囲である、請求項2に記載の方法。
- 前記印加する電圧の結果、10μA/cm2から1A/cm2までの範囲の電流密度が生じる、請求項2に記載の方法。
- 前記電気化学プロセスが包括的な光照明によって補助され、前記プロセスが前面あるいは裏面またはそれら両方の照明を含む、請求項2に記載の方法。
- 前記誘電体の層が、金属酸化物、金属窒化物、金属炭化物、金属ホウ化物、金属酸窒化物、金属シリコン酸化物、金属シリコン酸窒化物、金属ゲルマン酸、および金属ゲルマニウム酸窒化物から成ると共に導体を除いた群から選択され、前記金属が、Al、Ba、Be、Bi、C、Ca、Ce、Co、Cr、Dy、Fe、Ga、Gd、Ge、Hf、In、La、Li、Mg、Mn、Mo、Nb、Ni、Pr、Si、Ta、Ti、V、W、Y、Zn、およびZr、ならびにその合金、混合物、および多層から成る群から選択される、請求項2に記載の方法。
- 前記基板が、金属、導電性金属酸化物、導電性金属硫化物、導電性金属リン化物、導電性金属ホウ化物、導電性金属窒化物、導電性金属シリサイド、導電性金属炭化物、導電性ポリマ、ならびにその合金、混合物、および多層から成る群から選択される、請求項2に記載の方法。
- 前記金属が、Ag、Al、As、Au、Cd、Co、Cu、Hf、Ir、Ga、Ge、Fe、In、Mo、Nb、Ni、P、Pb、Pd、Pt、Ru、Re、Rh、Se、Si、Sb、Sn、Ta、Ti、W、V、Zn、およびZr、ならびにその合金、混合物、および多層から成る群から選択される、請求項20に記載の方法。
- 前記基板が非平面のトポロジを有する、請求項2に記載の方法。

(iii)Cd、Zn、Te、Se、およびSを含む、ドーピングされたまたはドーピングされていないII−VI半導体、
(iv)ドーピングされたまたはドーピングされていない酸化物半導体、
(v)半導体またはエレクトロルミネッセント・ポリマ、
(vi)半導体多層および混合層、
(vii)絶縁体上半導体の組み合わせ、
から成る群から選択された少なくとも1つの材料を含む、請求項2に記載の方法。 - 前記誘電体の層が、SiO2、シリコン酸窒化物(SiON)、GeO2、GeON、Al2O3、HfO2、Ta2O5、La2O5、ZrO2、およびY2O3、ならびにこれの合金、混合物、および多層であって窒素、シリコン、および炭素を含むものから成る群から選択される、請求項2に記載の方法。

(ii)1から30g/lのRh2SO4および1から100m/lのH2SO4を含むめっき溶液、
(iii)1g/lから20g/lのRuCl3.xH2O、1g/lから10g/lのNaNO2、40ml/lまでのNH4OH(28wt%)、および40ml/lまでのHCl(38wt%)を含み、pHが1から9までの範囲であるめっき溶液、
(iv)0.001モル/リットルから0.025モル/リットルのRuCl3、1モル/リットルまでのHCl、および1モル/リットルまでのH3BO3を含むめっき溶液、
(v)1g/lから100g/lのNH4ReO4および1ml/lから250ml/lのHCl(38%)を含むめっき溶液、
から成る群から選択される、請求項2に記載の方法。 - 前記電解液が、
(i)0.01モル/リットルの濃度を有する(NH4)2PtCl6および0.4モル/リットルの濃度を有するNa2HPO4を含み、pHが7であるめっき溶液、
(ii)10g/lのRh2SO4および10m/lのH2SO4を含むめっき溶液、
(iii)5.2g/lのRuCl3.xH2O、5.2g/lのNaNO2、8ml/lのNH4OH、および4ml/lのHClを含み、pHが2.3であるめっき溶液、
