Abstract
本発明は、エネルギバンドギャップが可逆的に変化されることができる半導体装置に関する。本発明の発想は、例えば、相変化材料307のような、適切にアドレス指定された場合に体積の可逆的変化を呈する材料307と機械的に接触状態にある半導体材料306に基づく装置を提供することにある。前記装置は、例えば、発光、スイッチ及びメモリの用途において実施されることができる。前記半導体材料は、前記相変化材料に局所的な体積の変化を生じさせることにより、可逆的に歪まされることができる。前記半導体材料の得られるバンドギャップの変化は、例えばLED又はレーザから、発せられる光の色を調整するのに利用されることができる。他の分野の用途においては、半導体接合における接触抵抗が制御されることができ、このフィーチャは、メモリ及びスイッチにおいて非常に有利である。
Description
本発明は、エネルギバンドギャップが可逆的に変化されることができる半導体装置に関する。
半導体材料において、バンドギャップは重要なパラメータであり、当該半導体材料の大いに決定するものである。バンドギャップとは、価電子帯の上部と伝導帯の底部との間のエネルギの差分として規定されるものである。これは、電子を価電子帯から伝導帯まで励起させるのに必要なエネルギである。前記伝導帯における電子は前記材料内を移動することができ、これにより電気の伝導を可能にしている。発光ダイオード(LED)の場合、前記バンドギャップの調整は、発せられる光の色の変化を生じる。前記伝導帯における電子が、前記価電子帯内に再び落ちる場合、前記電子は、光の光子の形態でエネルギを放出する。前記バンドギャップが大きいほど、前記フォトンのエネルギは大きい。前記バンドギャップを可逆的な態様で変更する仕方は、半導体の格子を歪ませることである。100meVのオーダのバンドギャップの変化が達成されることができることが示されている。この変化は、例えば、ショットキーダイオードの前記特性を激しく変化させるのに十分である。光の放出の点から見ると、このことは、例えば、黄から緑への色の変化を生じる。
米国特許第4,935,935号は、電気的に調整可能な半導体装置を開示している。圧電基板の少なくとも1つの薄膜が、前記半導体装置に対して応力を伝達するように位置づけられ、電気回路からの信号によって、前記のような圧電薄膜が前記のような半導体に対する応力を伝達するようにされ、これにより、前記半導体装置の応答を変化させる。調整電圧が、前記のような圧電薄膜に印加された場合、前記のような薄膜は、前記調整電圧に比例して変形し、前記半導体に応力を印加し、該応力が前記半導体のエネルギギャップを変化させる。
米国特許第4,935,935号に残っている問題は、半導体装置のエネルギギャップを変化させる効果は、前記圧電薄膜に前記調整電圧が印加されている限りにおいて残存しているのみであることにある。
本発明の目的は、上述の問題を解決し、エネルギバンドギャップが変化されることができる半導体装置を提供することにある。
この目的は、添付請求項1に記載の前記エネルギバンドギャップが可逆的に変化されることができる半導体装置によって達成される。
本発明の第1の見地によれば、前記のような装置は、半導体材料と、体積の可逆的変化を呈するように配されている相変化材料(a phase change material)と有する装置であって、前記半導体材料は、前記相変化材料と機械的に接触するように配されており、前記のような体積の変化は、前記半導体材料に応力を印加し、これにより前記半導体材料のエネルギバンドギャップを変化させる装置が提供される。
本発明の発想は、相変化材料のような、適切にアドレス指定された場合に可逆的な体積変化を呈する材料と機械的に接触している半導体材料に基づく装置を提供することにある。前記装置は、例えば、発光、スイッチ及びメモリの用途において実施化されることができる。前記半導体材料は、前記位相変化材料に局所的な体積の拡張を生じさせることによって、可逆的に歪まされることができる。前記半導体材料の得られるバンドギャップの変化は、例えばLED又はレーザから、発せられる光の色を調整するのに利用されることができる。このことは、前記バンドギャップが前記のような発せられる光の周波数に比例するという事実の結果である。他の分野の用途においては、半導体接合における接触抵抗が、制御されることができ、このフィーチャは、メモリ及びスイッチにおいて非常に有利である。
結晶相から非結晶相に移る際の体積の拡張は、普通の相変化材料の場合、20%のオーダのものである。光記録の用途と同様に、加熱及び冷却の速度、並びに最終的な温度が、局所的な相を決定する。熱処理はレーザによってなされることができるが、前記半導体材料が、抵抗加熱によって前記相変化材料を局所的に加熱するのに使用される

本発明は、LEDによって発せられる光の色の調整、更に、電気的刺激ではなく機械的刺激による電気装置の切り換えを可能にするので、有利である。従って、電界効果型トランジスタ(FET)においても共通するような、ゲート誘電体及び制限された空乏の幅を生じる問題が、回避されることができる。更に、縮尺変更可能なメモリを得ることができる。相変化材料の使用の他の主な利点は、生じるバンドギャップ変化の効果は、前記のような材料が、非結晶状態か又は結晶状態かのいずれかにあるため、双安定性のものであることにある。この状態は、前記相変化材料が再書き込みされるまで、残存する。このことは、特に、メモリ用途において有益である。
本発明の実施例によれば、前記半導体材料は、少なくとも1つの半導体ナノワイヤを有する。このことは、同等の歪み条件、即ち前記相変化材料の同等な体積の拡張に対して、前記のような半導体ナノワイヤが被る応力(従って、前記のようなワイヤのエネルギバンドギャップの幅)は、ワイヤの直径が小さいほど増加するため、有利である。このことは、ナノワイヤの使用が、このような種類の用途において非常に有利であることを意味している。更に、前記ワイヤの直径が、量子閉じ込め効果が観察されることができるように十分小さい場合(このことは、典型的には、10−20nm未満の直径を意味する)、前記バンドギャップは、量子閉じ込めにより増加する。これら2つのバンドギャップ変化の効果(即ち、印加される応力による又は量子閉じ込めによるバンドギャップの変化)は、互いを増大させる。例えば、圧縮応力が印加された場合、前記バンドギャップは、印加された前記応力によって増大し、更に、前記バンドギャップは、前記ナノワイヤの直径の減少によって増大された量子閉じ込め効果により、増大する。
本発明の他の実施例によれば、前記半導体材料は、前記相変化材料内に埋め込まれており、このような埋め込みは、更に、適正な熱条件において前記相変化材料が生じる応力を増大させる。理想的には、前記半導体材料は、前記相材料内に完全に埋め込まれる。本発明の更なる実施例は、従属請求項によって規定される。
本発明の更なるフィーチャ及び本発明による更なる利点は、添付請求項と以下の記載とを熟読することによって、明らかになるであろう。当業者であれば、本発明の様々なフィーチャが、以下の記載にはない実施例を作るために組み合わされることもできることを理解するであろう。
本発明の好適実施例は、添付図面を参照して、以下で詳細に記載される。
半導体ワイヤ及びカーボンナノチューブは、良く知られている気相-液相-固相法(vapor-liquid-solid (VLS) process)を使用することによって成長されることができる。この製法は、典型的には、400ないし800℃の温度範囲において実施される。前記のようなVLS法は、小さい金属粒子を、更なる成長のための核として使用している。十分に小さい金属粒子を使用する場合、ワイヤの直径は、10nmよりも小さくされることができる。代替的な取り組みとして、半導体ワイヤ及び金属が、室温における電気化学製法を使用することによって適切なテンプレート内に堆積されることができる。いずれかの製法において、又は前記のような2つの製法を組み合わせることによって、例えば、n及びp型の半導体材料から成る、又はヘテロ接合を呈する、セグメント化されたワイヤが成長されることができる。高密度の半導体ワイヤが必要である場合、適切なテンプレートが使用されることができる。アルミニウムの電気化学的酸化(electrochemical oxidation)、即ち陽極酸化(anodization)が、適切な条件における場合、高度に規則的な多孔性アルミナを生じることで知られている。典型的には、このような孔は、自身が配されている基板の表面に垂直である。前記孔の直径は、高度に均一なものであり、一般に、約5nmから300nmまで変化されることができる。例えば、電子線(e-beam)又はインプリンティングを使用することによるような、局所的な表面の前処理によって、前記孔は、横に並べられることができる。トラックエッチングされた膜のような、代替的なテンプレートが、陽極酸化されたアルミナの代わりに使用されることもできる。適切な気相からの触媒成長又はテンプレートにおける電気化学成長に基づく作製と、相変化材料内への半導体材料(好ましくは半導体ナノワイヤ)を埋め込みとの方法が記載される。前記ナノワイヤについては、如何なる半導体の種類(IV、III−V又はII−VI族)の材料も使用されることができる。
図1は、ナノワイヤがどのようにして成長されることができるかの例を示している。陽極酸化された酸化アルミニウムのテンプレート101が、基板102の伝導層120上に配されている。前記テンプレートの孔103は、VLS半導体ワイヤの成長のための触媒としての、Au、Fe、Co及びNi等のような、金属堆積104によって部分的に充填されている。標準的なVLS成長又は電気化学堆積は、CdSe、Si又はInPのような、半導体材料105を堆積させるのに使用されることができる。前記のようなワイヤ成長の間の成長条件を変化させることにより、例えば、pn接合又はヘテロ接合を有するセグメント化されたワイヤ106が、成長されることができる。部分的に充填された孔は、適切な接続用金属150によって(例えば、電気化学的に)更に充填されることができる。この後、前記酸化アルミニウム(アルミナとしても知られている)は、1MのKOHにおいて前記テンプレートをエッチングすることにより、又は、前記テンプレートを、4%のH3PO4若しくは1.5%のCrO3において部分的にエッチングすることにより取り除かれ、この結果、前記ワイヤの少なくとも上部は、もはや、前記のようなアルミナ内に埋め込まれていない。従って、自立型のナノワイヤが、エッチング処理によって作られる。次いで、前記上部は、例えば、Ge2SB2Te5、Sb78Te22、Sb88Te12、AgInSbTe及びGexInySnzSb1−x−y−zのような、相変化材料内に埋め込まれる。
前記相変化材料によって作られる層は、パターニングされることができ、この結果、個々のワイヤ又はワイヤの局所的な小さいグループは、アドレス指定されることができる。この埋め込み処理の前又は後に、前記層の前記上部は研磨され(これは、破線108によって示されている)、電気接触子(図示略)が、該研磨された上部に堆積される。前記ナノワイヤは、本発明の一実施例において、誘電体の薄い層によって部分的に又は完全に覆われることもできる。
Auのパターンが、(例えば、リソグラフィ法を使用する薄いAu薄膜のパターニングによって、又はコロイド状のAu粒子を堆積させるためのセルフアセンブリ法を使用することによって)Si上に直接的に堆積される場合、前記のようなVLS法は、前記Au粒子の位置にワイヤを局所的に成長させるのに使用されることができる。Si(100)及びSi(111)上のGaP、GaAs、InP及びInGaPのエピタキシャル成長が上述されたが、GaNも、様々なサファイア面(例えば、Al2O3(001)、Al2O3(2‐10)、Al2O3(100)、Al2O3(101))上でエピタキシャル的に成長された。前記のようなワイヤと前記基板との間のエピタキシャル関係は、当該ワイヤの向き及び当該ワイヤの(底部の)接触に好適なものである。この方法によって、前記基板の表面における自立ワイヤが生じ、更なる処理が、他の実施例に記載されるように実施されることができる。
図2は、本発明の一実施例を示しており、相変化材料207が、ナノワイヤ206の周りの薄い層として堆積されている。前記ナノワイヤは、図1と関連して記載されるように成長されている。この詳細な実施例において、前記ナノワイヤは、金属209で上部を覆われて(topped)いる。このワイヤは、例えば、スパッタエッチングと組み合わされたスパッタリング堆積又は化学気相蒸着によって、良好なステップカバレッジを有して相変化材料の層によって覆われている。このワイヤの間の領域は、次いで、誘電材料210によって充填される。前記のような層の上部が研磨され(これは、破線208によって示されている)、電気接触子(図示略)が、前記研磨された層上に堆積される。
図3は、本発明の他の実施例を示しており、相変化材料307が、基板302の伝導層320上に配されている。この後、上述した半導体ナノワイヤのような、適切な半導体材料306が、この上に堆積され、金属のソース及びドレイン電極311の形態における電気接触子が、半導体材料306に設けられる。次いで、相変化材料の他の層312が、半導体材料306上に堆積されることができ、この結果、前記半導体材料は、相変化材料307、312内に埋め込まれる。第2の層312の結果として、前記半導体材料は、前記相変化材料によって「全周(all-around)」に駆動されることができ、このことは、印加される応力の効果を増大させる。相変化材料312が、例えば、過熱によって、熱的に処理される場合、前記相変化材料は、可逆的で局所的な体積の拡張を被り、半導体材料306は、可逆的に応力に晒される。この結果による半導体材料306のバンドギャップの変化は、前記半導体材料の電気的特性が変化されるようにする。
本発明は、本発明の特定の例示的な実施例を参照して記載されているが、当業者であれば、多くの異なる代替的なもの及び変形等は明らかになるであろう。従って、上述の実施例は、添付請求項によって規定されている本発明の範囲を制限するものではない。
Claims (11)
- − 半導体材料と、
− 体積の可逆的変化を呈するように配されている相変化材料と、
を有する、エネルギバンドギャップが可逆的に変化されることができる半導体装置であって、前記半導体材料が、前記相変化材料と機械的に接触しているように配されており、前記のような体積の変化は、前記半導体材料に応力を印加し、これにより前記半導体材料の前記エネルギバンドギャップを変化させる、半導体装置。 - 前記半導体材料が相変化材料内に埋め込まれている、請求項1に記載の半導体装置。
- 誘電体の層が、前記半導体材料に設けられている、請求項1又は2に記載の半導体装置。
- 電気接触子が前記半導体材料に配されている、請求項1ないし3の何れか一項に記載の半導体装置。
- 前記半導体材料が少なくとも1つの半導体ナノワイヤを有する、請求項1ないし4の何れか一項に記載の半導体装置。
- セグメント化されている複数の半導体ナノワイヤを有している、請求項4に記載の半導体装置。
- 複数の半導体ナノワイヤが並列に配されており、前記半導体ナノワイヤの間の領域が誘電材料によって充填されている、請求項5又は6に記載の半導体装置。
- 前記相変化材料が配されている伝導層を持つ基板を更に有する、請求項1ないし7の何れか一項に記載の半導体装置。
- 前記相変化材料の体積の拡張は、外部のエネルギ源による熱処理によって生じさせられる、請求項1ないし8の何れか一項に記載の半導体装置。
- 前記相変化材料の前記体積の拡張は、前記半導体材料による熱処理によって生じさせられる、請求項1ないし9の何れか一項に記載の半導体装置。
- 前記半導体材料が発光ダイオード内に含まれており、この結果、前記半導体材料のエネルギバンドギャップを変化させることにより、前記発光ダイオードから発せられる光の色が変化される、請求項1ないし10の何れか一項に記載の半導体装置。
