第一鉄イオン還元:
(試験方法1.カチオン交換樹脂塔の調製および操作)
実施例で使用する脱イオン(DI)水は、抵抗率が17.8Mオーム以上であり、バーンステッド−サーモライン(米国アイオワ州ドゥビューク)(Barnstead−Thermolyne(Dubuque, IA, USA))から入手可能なサイブロン−バーンステッドナノピュア(Sybron−Barnstead NANOPURE)II「ターンキー」ユニットから得た。
試験方法1に記載するように採取した酒石酸およびグリコール酸の試料を、DI水で10倍に希釈し、誘導結合プラズマ質量分析(ICP−MS)によって分析した。試料調製および分析はすべて、クラス100のクリーンルーム環境で実施した。各元素について決定限界は、イオン交換樹脂塔から収集した溶液中約1μg/kg(10億分の1、ppb)であった。検出限界に近い分析では、試料間のバラツキは意外なことではない。
カルシウムとアルゴンは共に主な同位体が原子質量40amuであるので、通常プラズマ条件下でアルゴンプラズマを使用すると、カルシウムのICP−MSによる測定が困難になった。近年、ICP−MS分析は、この問題を、プラズマの出力を低減し(「冷プラズマ」条件と呼ばれる)、干渉するアルゴンイオンの量をカルシウムのそれらに比べて低減させることによって是正している。アジレント(Agilent)7500s ICP−MSシステムを使用した場合に、この手法を利用した。
Claims (10)
- α−ヒドロキシ酸および1種または複数種の金属を含む組成物であって、全金属濃度が、1000μg/kg未満であり、組成物の個別の金属の濃度が250μg/kg未満であることを特徴とする組成物。
- 金属が、アルミニウム、カルシウム、クロム、銅、鉄、鉛、マグネシウム、マンガン、ニッケル、カリウム、ナトリウム、および亜鉛、ならびにそれらの2種以上の組合せからなる群から選択されることを特徴とする請求項1に記載の組成物。
- 組成物が水溶液の形態であることを特徴とする請求項2に記載の組成物。
- 全金属濃度が500μg/kg未満であり、組成物の個々の各金属の濃度が150μg/kg未満であり、酸がグリコール酸または酒石酸であり、α−ヒドロキシ酸の濃度が組成物中の酸の溶解限度の75%〜98%であることを特徴とする請求項3に記載の組成物。
- 超低濃度金属を有するα−ヒドロキシ酸の生成方法であって、
(a)少なくとも1種の強酸性カチオン樹脂をその中に含む1つまたは複数の容器を提供する工程と、
(b)前記樹脂を脱イオン水の流れと接触させて、洗浄された樹脂を生成する工程と、
(c)前記樹脂を強酸の流れと接触させて、酸処理した樹脂を生成する工程と、
(d)前記樹脂を、強酸流れに対して並流方向の流れの脱イオン水で洗浄して、可溶性酸を実質的に含まない樹脂を生成する工程と、
(e)酸処理し洗浄した前記樹脂を、強酸の流れに対して向流方向にある供給組成物(feed composition)の流れと接触させて、樹脂で処理したα−ヒドロキシ酸組成物および使用済み樹脂を生成する工程であって、該供給組成物がα−ヒドロキシ酸と1種または複数種の金属とを含み、全金属濃度が約1000μg/kg超であり、かつ個別の各金属濃度が約250μg/kg超である工程と、
(f)前記樹脂で処理したα−ヒドロキシ酸組成物を分別し回収する工程とを含み、
強酸の流れ方向が上流方向であり、かつα−ヒドロキシ酸供給組成物の流れ方向が下流方向であることを特徴とする方法。 - カチオン樹脂をその中に含む1つまたは複数の容器を提供する前の工程において、前記供給組成物を処理して、Cr(VI)化合物をCr(III)化合物に還元する工程をさらに含み、
該還元工程が、前記供給組成物を還元剤と接触させる工程を含み、該還元剤が、可溶性還元剤を含む溶液、または二酸化硫黄(溶液中で亜硫酸を形成する)などのガス状還元剤からなる群から選択され、該可溶性還元剤が、第一鉄塩、過酸化水素、ヨウ化カリウム、および亜硫酸ナトリウムからなる群から選択されることを特徴とする請求項5に記載の方法。 - 工程(e)の後に、再使用するために前記使用済み樹脂を再生する工程をさらに含み、
該工程が、(a’)前記樹脂を脱イオン水の流れと接触させて、洗浄された樹脂を生成する工程と、(b’)前記洗浄された樹脂を、強酸の流れと接触させて、酸処理した樹脂を生成する工程と、(c’)前記酸処理した樹脂を、強酸の流れに対して並流方向の流れの脱イオン水で洗浄して、可溶性酸を実質的に含まない樹脂を生成する工程とを含むことを特徴とする請求項6に記載の方法。 - α−ヒドロキシ酸および1種または複数種の金属を含み、全金属濃度が1000μg/kg未満であり、かつ組成物の個別の各金属の濃度が250μg/kg未満である組成物を含む溶液と、基板とを接触させる工程を含むことを特徴とする洗浄方法。
- 前記基板が、完全にもしくは部分的に作製された電子デバイスまたは処理装置の表面または構造;あるいは金属またはケイ素をベースとする材料の表面または構造であることを特徴とする請求項8に記載の方法。
- 前記溶液が、約1〜約15重量%の有機溶媒、酸、塩基、フッ素含有化合物、他のキレート化剤、またはそれらの2つ以上の組合せを含むことを特徴とする請求項9に記載の方法。
