Abstract
Description
The present invention relates to an electronic component mounting apparatus and an electronic component mounting method for mounting an electronic component such as a semiconductor chip on a substrate.
An electronic component mounting apparatus for mounting an electronic component such as a semiconductor chip on a substrate includes a component supply unit that supplies the electronic component and a substrate holding unit that positions and holds the substrate, and the component mounting operation is performed by the mounting head. Is taken out by a nozzle and transferred and mounted on a substrate positioned on a substrate holding portion (see, for example, Patent Document 1).
In this nozzle replacement operation, the mounting head is moved to a nozzle storage portion that stores a plurality of types of nozzles in advance, and the mounting head performs an operation for attaching and detaching the nozzle. During this time, the mounting operation is forced to be interrupted. The The component supply unit also requires a work operation for switching the type of component to be supplied. When such a type of substrate that requires nozzle replacement or component switching is to be mounted on a mounting apparatus as shown in the above prior art example, the nozzle is set for each mounting operation on an individual substrate. It is necessary to repeatedly perform replacement and switching of component types at a high frequency, which increases the interruption time of the mounting operation, which hinders improvement in productivity.
SUMMARY OF THE INVENTION An object of the present invention is to provide an electronic component mounting apparatus and an electronic component mounting method that can improve the productivity by reducing the frequency of work required in association with component type switching.

According to the present invention, the mounting order is determined so that the final mounted component on each board in the component mounting process including the stack component and the normal component whose mounting relationship is restricted is the normal component.
First, the overall structure of the electronic component mounting apparatus will be described with reference to FIG. 1, FIG. 2, and FIG. FIG. 2 shows an AA arrow view in FIG. In FIG. 1, a
As shown in FIG. 2, an
The sheet peeling mechanism is not limited to the
As shown in FIGS. 1 and 3, a
As shown in FIG. 4A, the
Here, the
The

A configuration may be employed in which a chip pickup mechanism is provided separately, and the mounting head receives and holds the chip from this pickup mechanism. Furthermore, it is desirable to provide the pickup mechanism with a chip reversing mechanism because it can be used for flip chip mounting in which the chip is reversed and mounted on the substrate.

FIG. 6A shows a configuration of a component mounting process in which a series of component mounting operations executed for individual electronic components are grouped for each substrate, and a classification of components to be mounted. That is, one component mounting process is composed of three sub-processes, a first sub-process, a second sub-process, and a third sub-process, according to the execution order. And in the 1st sub process and the 3rd sub process,
Only the above-mentioned normal parts are to be mounted. In the second sub-step, the stack component is a mounting target. Here, in the second sub-step, it is allowed to mount a normal component in addition to the stack component.
FIG. 6B shows a combination of mounting order and component classification in the second sub-process. Here, as described above, the mounting operation is executed with only the stack component or with a combination of components including both the stack component and the normal component. At this time, as shown in (b), an example in which the second sub-process is configured by only a pair of stack parts for which a prior relationship is defined, as shown in (b), a pair of stack parts and one normal part. Example of mounting a normal component after mounting a lower layer stack component preceding the combination with the component, and then mounting a subsequent upper layer stack component, and mounting operation of a pair of stack components as shown in (c) Example of mounting one normal part before and after each, Example of component combination including two pairs of stack parts as shown in (d), and further combining examples shown in (a) to (d) Various combinations are possible, such as examples.
Therefore, in the process configuration of the component mounting process shown in the present embodiment, the first sub-process and the third sub-process are normal mounting processes in which normal components other than the stack components are mounted at the respective component mounting positions. In the second sub-process, a stack component constituting a component laminate in which a plurality of electronic components are stacked is included in a stack mounting process in which the component mounting position is sequentially mounted from the lower layer. As described above, since the first sub-process and the third sub-process do not include the stack mounting process, the stack mounting process for all the substrates is completed in the second sub-process.
That is, here, the mounting order is set so that the final mounted component on each board in the component mounting process becomes a normal component. By adopting such a process configuration, as will be described later, the mounting operation of the first mounting component on the subsequent board can be performed without replacing the nozzle used for the mounting operation of the final component on the preceding board. It becomes possible to execute. On the other hand, if the final component is a stack component, this final component is always an upper layer chip that is superimposed on a lower layer chip that has been mounted in advance, so it can be the first mounted component on the subsequent board. First, work such as nozzle replacement associated with component type switching is required.

The electronic component mounting apparatus is configured as described above. Hereinafter, the operation of the electronic component mounting apparatus will be described with reference to FIGS. 7, 8, 9, and 10. In FIG. 6, a plurality of
First, as shown in FIG. 7A, the
Next, the mounting
In parallel with this pickup operation, the
Then, the image captured by the
Next, the process shifts to a component mounting operation. The mounting
During mounting of the
That is, when the type of chip to be mounted is switched and it is necessary to replace the
In the
When the chip to be mounted is switched, the nozzle replacement operation is executed along with the wafer replacement operation described above. That is, as shown in FIG. 10, the mounting
Next, an electronic component mounting method by the electronic component mounting apparatus shown in the present embodiment will be described with reference to the time chart of FIG. 11 and FIGS. 12 and 13. FIG. 11 shows a first lane (first
M1, M2, M3,... Are component mounting processes in which component mounting operations executed in the
First, the first component mounting step M1 is started, and the component mounting operation is executed in the order of the preset first sub-step, second sub-step, and third sub-step. In the example shown here, the component type C that is a normal component in the first sub-process, the component types A and B that are stack components in the second sub-process, and the component type D that is a normal component in the third sub-process are It is a mounting target, and the mounting order is C-A-B-D. In the second component mounting step M2, the mounting order is in the order of DABC, and in the third component mounting step M2, the mounting order is again in the order of CADB.
The first component mounting process M1 will be described. First, a normal mounting process (first sub-process) for a component type C, which is a normal component, is performed, and the mounting
When this first sub-process is completed, the process proceeds to a second sub-process for stack components. Here, the component mounting operation is executed in the order of AB restricted in advance for only the component types A and B constituting a pair of stack components. First, each work operation of wafer exchange (see FIG. 9) and nozzle exchange (see FIG. 10) in accordance with the part type switching for switching the part type from C to A is executed (see FIG. 11), and then in the lower stack parts A component mounting operation for a certain component type A is performed. Thereafter, after each work operation associated with the component type switching for switching the component type from A to B is performed, the same operation is performed on the component type B. As a result, as shown in FIG. 12B, a
Thereafter, the process proceeds to the third sub-process. Here, the component type D, which is a normal component, is the target, and after the work associated with the component type switching for switching the component type from B to D is performed, the
In parallel with the component mounting operation in the first
When this first sub-process is completed, the process proceeds to a second sub-process for stack components. Here, as in the case of the board 11 (1), the component mounting operation is executed only for the component types A and B constituting the pair of stacked components. First, each work operation associated with the component type switching for switching the component type from D to A is executed (see FIG. 11), and then a component mounting operation for the component type A which is a lower stack component is performed. Thereafter, after each work operation associated with the component type switching for switching the component type from A to B is performed, the same operation is performed on the component type B. As a result, as shown in FIG. 13B, a
Thereafter, the process proceeds to the third sub-process. Here, the component type C, which is a normal component, is the target, and after the work associated with the component type switching for switching the component type from B to C is performed, the
In the above-described embodiment, the example in which the component type of the last mounted component on the preceding board is the same as the component type of the first mounted component on the board is shown, but the application example of the present invention is such a case. The normal component that can be mounted by the nozzle used for the mounting operation of the final mounted component on the preceding board may be used as the first mounted component on the board. For example, in the case of electronic parts with similar parts shapes and sizes, even if the parts are different types, they can be sucked and held by the same nozzle. In this case, the mounting operation can be performed continuously without replacing the nozzle, and the same effect as the present invention can be obtained.
That is, in the above-described electronic component mounting method, the mounting order is determined by the mounting
By adopting such a method, compared to the conventional method of mounting a plurality of types of chips on the same substrate while repeating the component type switching operation for each
In this embodiment, the wafer ring that holds the semiconductor chip in the wafer state is a component holding jig that holds a plurality of electronic components in a plane, but the form of the component holding jig is a wafer. The present invention is not limited to a wafer ring in which a sheet is stretched, and any electronic component such as a tray on which electronic components are arranged and placed in a flat shape can be applied.
In the mounting order for each component mounting process shown in FIG. 11, since there is no preceding board for the component mounting process M1 for the first board 11 (1), the final mounted component is a normal component. Only the component type D here is the condition for setting the mounting order. That is, the mounting order of C-A-B-D shown in the example of FIG. 11 is not essential for the board 11 (1), and may be the mounting order of A-B-C-D.
In the present embodiment, the configuration of the
The electronic component mounting apparatus and the electronic component mounting method of the present invention have the effect of reducing the frequency of work required for component type switching, such as nozzle replacement, and improving productivity.
