り、小さい直径ではPVデバイスの総合的な効率を大幅

104の僅かな領域(fractional area)を拡張せず
に、従来技術による光起電力デバイスの全体の効率を大
幅に向上させる。表面プラズモンとの相互作用の効果
は、光起電力球102が内蔵されているアパーチャー1
04における光を集中させることであり、したがって単
位入射光束当たりの変換効率を向上させる。
に満たない単一のアパーチャーを打ち抜けば、光の透過
は非常に小さく、アパーチャーの直径と光学的波長の比
率の4乗、T〜(d/λ)4、に比例するとと予想され

elength aperture)の配列で金属に穴あけすると、光の
透過は数桁も強化され、実際に全透過はアパーチャーに
より占められる僅かな領域を越えることができる。

は、〜1500nmにおいて大きい透過ピークが観察さ
れ、アパーチャーの僅かな領域(〜5%)に対して正規
化した場合、最大透過(〜10%)は1を超え、同数の
単一アパーチャーに対して予想されるものと比較して、
ほぼ3桁の強化に対応する。( T.W. Ebbesen 他、 Nat
ure 391、667(1998)参照)。
面プラズモン(金属表面に閉じ込められた電子的励起)
の共鳴相互作用の結果である。アパーチャー配列の周期
的な構造は、格子運動量(grating momentum)を介し
て、表面プラズモンと励起光の格子結合(grating coup
ling)を可能にする。結果として生ずるバンド・ダイヤ
グラムは、入射角の関数として透過を測定することによ
り調べることができ、エネルギー及び運動量の保存が共
に満たされるときに、高い透過が得られる。ゼロ次透過
スペクトルも、消光、すなわち最低値を示す。これら
は、回折次数(diffracted order)が格子の平面に正接
するときに、回折格子(diffraction grating)に発生
するウッドの異常によるものである。[ H.F. Ghaemi

第1の電極106の周期的な構造は、アパーチャー10
4の配列である必要はなく、電極106の上部表面(照
明された表面106a)あるいは底部表面(照明されて
いない表面106b)のいずれかの上の刻み目あるいは
小さなくぼみ202の周期的の配列のような、任意の表
面トポロジーが透過強化を生ずるであろう。実際に、単
一のアパーチャーを介する透過は、平坦な膜内のアパー
チャーの透過と比較して、第1の電極のいずれかの表面
の上の小さなくぼみの配列の存在により、大幅に増強さ
れる。さらに、強化が生ずる波長は、小さなくぼみの配
列の格子定数により決定されるので、調整することが可
能である。[ D.E. Grupp他、Adv. Mater、11、86
0(1999)参照]。
大きい配列を使用することは不要である。スペクトルの
特徴は広いにもかかわらず、大きい六角形の配列の完全
な透過強化を得るためには、7つの穴のミニ配列(六角
形の配列のごく小さい部分)で十分である。光の全透過
(total transmission)は、全アパーチャー面積により
増減し、波長に対して独立である。一方、平坦な金属膜
内の単一のアパーチャーの透過は、(d/λ)4に応じ
て増減する。したがって、相対的な透過強化は、小さい
アパーチャー及び長い波長に対して最も顕著である。

ーに直接入射する光の2倍にも大きくなり得ることが明
らかにされている。さらに、振動する電界は、入射輻射
と組み合わされた電界と比較して、アパーチャー内とア
パーチャーの近くで>10倍強化されることを、計算が
示しており、これは、光電流を発生する球が正確に位置
する場所において、3桁以上の強度の増強に対応する。
したがって、表面プラズモン強化デバイスの作用は、孔
あけされた第1の電極106内のアパーチャーにより占
拠された有限の面積による表面積の損失を補償し、光起
電力デバイス100の総合的な変換効率を大幅に強化す

バイスの応答スペクトルに一致させることができる。

パーチャーの中で高い電界強化を示す銀で作られること
が望ましい。

トを大幅に増加させることができる。結果として生ずる
2つの表面の上の表面プラズモン分散関係の一致は、す
でに大きい透過の共鳴の強化を招く。このプロセスは、
第1の電極106内のアパーチャー104を介する共鳴
トンネリングの点から見て理解することができる。図1
及び図2のむしろ複雑な構造に対して、第1の誘電体
(あるいはオーバー・レイヤー124と呼ぶ)の屈折率
が、半導体球102及び第1の電極106と直接に接触
している第2の誘電体から成る複合媒体の実効屈折率と
ほぼ等しいときに、共鳴条件は満足される。この第2の
誘電体は、球102を位置に固定する接着剤108でも
よく、あるいは、孔あけされた第1の電極106の底面
を上塗りする薄い誘電体層106cでもよい。後者の場
合には、誘電体層106cの厚さは、表面プラズモン・
モードの表皮作用の深さと少なくとも同じ厚さ、通常1
00−200nm、でなければならない。

これは、PMMAのような適切な絶縁物108(すでに
説明したように接着剤であってもよい)の均一な堆積
(たとえばスパッタリングにより)により行うことが可
能である。次に、別の電気的接触が、球102の中心部
分112から第2の電極114へ作られなければならな
い。従来技術による直径が大きい球状デバイスでは、こ
れは機械的研磨により行われるが、ミクロンサイズの球
の場合には、これは実用的ではない。この接続性を実現
するには、球の中心部分112の選択的な露出のための
光露光法と組み合わせた化学的エッチングの使用が望ま
しい。あるいは、中心部分112を除いて外側部分11
0のみをエッチングするために、エッチングレートが十
分に異なっているように、p−n接合を有する2つの材
料は化学的に異種でも良い。III−V族及びII−V
I族半導体の組み合わせが1つの可能性である。最後の
配線作成が、第2の電極114を供給する。第2の電極
114は、ポリマーあるいは他の絶縁物の保護のオーバ
ー・レイヤー116により覆われてもよい。

起電力デバイス100の残りの構成要素を作製する望ま
しいプロセスを例示している。ここで図3aを参照する
と、(オーバー・レイヤーになるであろう)基板124
がまず供給される。基板124は、必要であれば可撓性
とすることができる。図3bに示すように、この基板1
24の上に、水性懸濁液から結晶化によりポリマー球3
02の2次元の配列が形成される。このような結晶化方
法は、表面張力効果による球302の間の強力な引力に
依存し、球302の直径と等しい格子定数を有する球3
02の整列6方格子をもたらす。空孔のような偶発的な
欠陥及び転位があり、格子の対称性を局部的に変えるで
あろう。しかし、透過強化は2−3の格子定数内の局部
的な環境にのみ影響し、したがって、そのような欠陥が
十分低い密度(間隔が5−10格子定数以上)で起きる
限り、そのような欠陥は孔あけされた第1の電極106
を介する全体の光の透過には大幅には寄与しない。この
場合、欠陥に近い透過強化は、完全な結晶性を有する位
置におけるよりも小さいであろうが、総合的なデバイス
性能に大幅な影響は与えないであろう。

酸素プラズマによる反応性イオン・エッチングを使用す
ることが望ましい。これは、各球の位置を変更せずに直
径を減少させ、元の配列と同じ格子定数を有する小さい
球302aの整列した配列を生ずる。次に金属膜304
が、望ましくは熱蒸着あるいは電子ビーム蒸着により、
図3dに示すように、堆積される。球304の除去の後
に、望ましくはアセトンで溶解することにより、図3e
に示すように、最終結果は、周期的な六角形の配列に配
置されたアパーチャー104を有する孔あけされた金属
膜となる。孔あけされた金属膜は、第1の電極106と
して作用する。図3a−3eに示すプロセスは、例とし
てのみ示されるものであり、本発明による範囲を制限す
るものではない。孔あけされた第1の電極は、本発明の
範囲あるいは技術思想から逸脱せずに、公知のホログラ
フィック技術を使用するような、当該技術分野において
公知の任意の方法で作製できることを当業者は理解する
であろう。

ロイド懸濁液で溶解されることが望ましい。次に、球1
02の部分402を露光するために、望ましくはドライ
・エッチングにより、球102の上に残された接着剤1
08が除去される。

積される。紫外光に露光されると、(高い屈折率のため
に)半導体球の上部の近くに光は集中し、図4cに示す
ように、感光性樹脂の現像が、球の上部近くに位置する
感光性樹脂404内にアパーチャー406を生ずる。ア
パーチャー406の直径は、感光性樹脂404の正確な
材料パラメータ及び露出パラメータに依存する。あるい
は、感光性樹脂404が単独では効果的なマスクとして
作用するには不十分であれば、次の段階のエッチング・
マスクとして作用するために、(感光性樹脂404の上
に)クロムの付加的な層が使用されてもよい。

信に扉を開けるであろう。

第1の金属電極と、 前記第1の金属電極から間隔を置いて配置された第2の
電極と、各球は、第1及び第2の部分の間の接合部にp
−n接合が形成されるように、 pあるいはnドープト材料のいずれかの第1の部分及

置された複数の球であって、各球は、シェル及びコアの
間の接合部にp−n接合が形成されるように、pあるい
はnドープト材料のいずれかのシェル及び、前記pある
いはnドープト材料の他方を有するコアを有し、個々の
球は、前記シェルが前記第1の金属電極と電気的に接触
し、前記コアが前記第2の電極と電気的に接触している
ように前記アパーチャー内に配置されている、アパーチ
ャーの前記配列に対応し前記第1の金属電極と第2の電
極の間に配置された複数の球を有し、前記方法は、 アパーチャーの前記配列を有する前記第1の金属電極を
設ける段階と、 各球が前記第1の金属電極内のアパーチャーに対応する
前記球の配列を設ける段階と、 前記シェルの上に感光性樹脂を堆積する段階と、 前記シェルの1部を露光するために前記感光性樹脂を現
像する段階と、 前記コアの対応する部分を露出するために、前記シェル
の前記露光された部分をエッチングする段階と、 前記露光されたコアの上に前記第2の電極を堆積する段
階を有する光起電力デバイスを作製する方法。 - 【請求項38】 アパーチャーの配列を有する前記第1
の金属電極を設ける段階は、 基板を供給する段階と、 前記基板の上に第1のポリマー球の配列を形成する段階
と、 エッチングされたポリマー球の配列を形成するために、
前記第1のポリマー球をエッチングする段階であって、
前記エッチングされたポリマー球は前記第1のポリマー
球より小さく、かつ同じ格子定数を有する前記第1のポ
リマー球をエッチングする段階と、 前記基板及びエッチングされたポリマー球の配列の上に
金属の膜を堆積する段階と、 エッチングされた球の前記配列を除去し、結果として前
記第1の金属電極が前記基板の上に搭載される段階、の
部分段階を有する請求項37記載の方法。 - 【請求項39】 前記形成段階は、水性懸濁液から球の
前記第1の配列を結晶させることを含む請求項38記載
の方法。 - 【請求項40】 前記第1のポリマー球の前記エッチン
グ段階は、酸素プラズマを使用する反応性イオン・エッ
チングを含む請求項38記載の方法。 - 【請求項41】 前記金属の膜を堆積する段階は、熱蒸
