Description
関し、特にダイナミックランダムアクセスメモリ(DRAM)
などのメモリデバイスに用いられる、H2およびその他の
アニール処理に対して安定性または耐性を有し、且つ還
元雰囲気に対して安定した誘電体組成物に関する。
ンダムアクセスメモリは、情報を電荷形式で蓄積するデ
バイスとして首尾良く適用されてきた[L.H. Parker an
d A.F.Tasch, IEEE Devices and Circuit Magazine, Ja
nuary 1990, 17頁参照]。これらのデバイスにおけるメ
モリセル用のより普及した構造の1つは、電荷を蓄積す
る単一のコンデンサと、コンデンサの分離に使用される
単一のトランジスタとを含む。何年にもわたり、メモリ
セル数が当初の設計における4キロビット(kb)から現
在の設計におけるメガビット(Mb)水準に増大するにつ
れて、許容され得るチップサイズを維持するために、メ
モリセルあたりの利用可能な面積は絶えず減少してき
た。この面積の減少によって、適切な信号マージンを維
持するために、コンデンサの電荷密度を増大することが
必要になった。この電荷蓄積密度の増大を達成した方法
には、プロセス技術の改善、誘電体の厚みの減少、およ
びセルの画期的な幾何学的配置による方法がある。最大
64Mbまでのセル密度に関しては、好適な誘電体材料
およびコンデンサの幾何学的配置は、SiO2−Si3N
4のサンドイッチ層であった。次世代のメモリに関して
は、DRAMのメモリユニットは、約10-7Aのオーダ
ーのリーク電流を有しつつ、ユニット面積あたりの容量
[C/A]をますます高めなければならない。以下の式
は、ユニット面積あたりの容量と適切な材料のパラメー
タとの関係式である: [C/A]=[Er/d] ここで、Erは相対誘電率であり、dはコンデンサの誘
電体膜の厚みである。これまで、誘電体材料としてのS
iO2に関して、ユニット面積あたりの容量は、連続す
る各世代において、その膜の厚み(d)を単に減少させる
ことによって、または画期的な幾何学的配置を使用する
ことによって高められ、それにより所定の基板上のコン
デンサの有効面積を増大させた。しかし、SiO2は急
速にユニット面積あたりの容量の限界に近づき、さらに
厚みを減少させるにつれて、最終的にはリーク電流が容
認できないほど高くなり、また加工の困難さが増すこと
になる。従って、同じ電荷蓄積概念によって使用される
べき、より高密度の(例えば256Mbおよびそれより
高密度の)メモリに関しては、より大きな電荷密度を蓄
積することが可能な別の誘電体材料を見出すことが必要
となってきた。言い換えれば、(SiO2、Si3N4と比
較して)より高い誘電率を有する別の誘電体材料を使用
する必要がある。さらに、これらの材料は、VLSI
(本明細書中ではULSI(超LSI)などを含むものと
して用いられる、超大規模集積)加工に適合していなく
てはならない。
の主な候補の1つは、チタン酸バリウムストロンチウム
(BaxSr1-xTiO3,0<x<1)(BST)である。
この化合物は、本質的にBaTiO3とSrTiO3との
固溶体であり、化学式ABO 3を有するペロブスカイト
型構造で結晶化する。これらの材料によって示される誘
電率は、材料の組成[Ba/Srの比率]、測定周波
数、および材料の厚みに依存して、室温およびゼロバイ
アスにおいて200〜600の間で変化し得る。これら
の材料の薄膜加工性は、本発明者らの研究において、な
らびに有機金属分解、有機金属化学蒸着、スパッタリン
グ、およびレーザアブレーション等によって、これらの
材料の高品質の化学量論的組成を提供してきたいくつか

デンサの定性は、典型的にはコンデンサの電流−電圧
(リーク電流)特性と、所望の周波数および温度の範囲に
おけるコンデンサの誘電性挙動(誘電率および誘電損失)
とを測定することによって行われる。
体としてのこれらの材料を使用不可能にする主要な信頼
性の問題の1つに、これらの材料は、還元雰囲気(例え
ば、H2アニール処理)に対する耐性が低いということが
ある。融点が高いことと、低い酸素分圧において還元傾
向が強いことに起因して、アルカリ土類チタン酸塩をベ
ースとした組成物は、その加工のために高温および酸化
雰囲気の両方を必要とする。これらのチタン酸塩は、還
元雰囲気において熱処理されると、酸素空孔の形成に付
随してTi4+イオンがTi3+イオンに変化するため、導
電性が高くなる。VLSIの作製という点から見ると、
これは大きな欠点である。なぜなら、(コンデンサ作製
後の)加工後の工程のいくつかは、還元雰囲気の使用を
含むからである。これらの工程の中には、(a)SiH4
前駆物質を使用して不動態化または被包するためにSi
O2またはSi3N4を堆積し、その間にH2が生成ガスと
して放出される工程、および(b)酸化物を除去するため
にアルミニウムを金属被膜堆積した後に(90%のN2+
10%のH2の)ガス処理を形成する工程が含まれる。実

axSr1-xTiO3、0<x<1、(BST)の改変され
た組成物である。誘電体材料は、[(Ba1-xMx)O]y

0.98Zr0.02)O3を、基板としてSiO2を100nm
コーティングしたSi(100)を、(上部および下部)電
極材料としてPtを、そして接着層としてTiを使用し
た本発明の実施例を、テスト手段として使用した。接着
層およびPt下部電極を、スパッタリングプロセスによ
ってインサイチュに堆積した。スパッタリングプロセス
は、RFスパッタリングチャンバ内で、300℃の基板
温度で、対応する金属の標的を使用して行われた。RF
の電力を50Wに保ち、ガスの全圧を5mTorrに維
持した。中間層を30nmの厚みまで堆積し、電極層の
厚みは300nmにした。SiO2酸化層を、ウェット
O2雰囲気で950℃の温度で熱酸化を行うことによっ
て、p型Si(100)基板の上部に100nmの厚みま
で成長させた。これらの白金被膜した基板上部への誘電
体膜の堆積は、レーザアブレーションによって行われ
た。最近では、多成分性の誘電体薄膜の堆積のためのパ
ルスレーザアブレーションの技術にかなり関心が持たれ
ている。この技術は、多成分性の高温超電導酸化薄膜を
インサイチュに首尾良く堆積するのに使用されて以来、
特に注目されるようになった。この技術によって、多成
分性の組成および複合酸化物の位相の制御、薄膜のイン
サイチュエピタキシャル成長、半導体技術との適合性、
および幅広い圧力下にわたる多種多様の材料の堆積能に
おいて利点が提供される。
ambda Physik LPX300」エキシマレ
ーザを、50cmのUV用の平凸レンズを用いて、出発
材料((Ba0.4Sr0.61)(Ti0.98Zr0.02)O3)の回転
する標的に集中させた。入射光のエネルギーは600m
J/パルスであり、レーザは10Hzの周波数で操作さ
れた。光線を45゜の角度で標的に入射させ、標的を1
0〜13rpmの速度で回転させた。標的は、ボールミ
ルによって、化学量論比のBaCO3、SrCO3、Ti
O2、およびZrO2の粉体を混合し、続いて混合した粉
体を1000℃でカ焼し、カ焼した粉体を10000p
siで円形ダイでプレスし、そしてプレスしたペレット
を溶鉱炉の中で、周囲条件で1100℃で1時間焼結す
ることによって処理された。加熱活性したシルバーペイ
ントを使用して、Si/SiO2/Ti/Ptの基板を
加熱したステンレス鋼のブロック上に載せ、標的と4〜
5cmの距離を置いて並行になるように配置した。基板
ホルダも回転させ、ウェハ表面にわたって確実に均一に
堆積させた。堆積は、200mTorrの酸素雰囲気下
で、700℃の基板温度で実施された。誘電体膜を30
0nmの厚さに堆積した。その後、RFスパッタリング
によって、シャドウマスクを介して試料上にPt(30
0nm)の上部電極をスパッタ堆積させ、デバイスの構
造を完成させた。スパッタリングのプロセスは、Pt
(直径2インチ、厚さ0.125インチ)を標的として使
用して、RFスパッタリングチャンバ内で室温で再度行
われた。RFの電力を50Wに保ち、ガスの全圧(Ar)
を5mTorrに維持した。上部電極のスパッタリング
プロセスは、面積2.1×10-4cm2の円形ホールを
有するステンレス鋼製のコンタクトシャドウマスクを介
して行われた。

700℃の間の温度範囲で堆積される本発明の他の実施
形態では、32゜において2θのピークで示されるよう
に、500℃程に低い温度で結晶相形成が観察されるこ
とが分かった。(X線光電子分光法を使用した)表面調査
および(波長分散X線分析を使用した)密度の組成調査に
よって、膜の組成が所望の組成に非常に近いことが示さ
れている。所望の組成とは、アブレーション標的の全元
素が所望の化学量論比で堆積した膜に含まれていること
を意味する。堆積したままの試料の誘電率を、「HP4
192A」インピーダンス分析器を使用して、周波数の
関数として測定した。700℃で300nmの厚みまで
堆積した膜は、10kHz〜1MHzの間の周波数範囲
および実際のデバイスにおける典型的な動作周波数範囲
であるゼロバイアスにおいて、400の誘電率を示し
た。その後、堆積したままのテストコンデンサのリーク
電流の特性を、「Keithley 610」電流計を
使用してテストした。電圧を1ボルトずつ増加させてコ
ンデンサに印加し、対応する電流応答を測定した。堆積
したままの試料についての測定の後、石英チューブ炉内
で、H2フローという極端な雰囲気において500℃の温度
で3時間、アニールした。その後、誘電体挙動および電
流−電圧特性に関して、アニールした試料を再度テスト
した。結果を比較すると、5ボルトまでは、堆積したま
まの試料とアニールした試料との間の電流値の差はほと
んどないことがわかった。さらに、これらのリーク電流
値および誘電率は、DRAMにおける実際のデバイスの
作動に必要な値の範囲内に充分な値である。測定の結
果、本発明のプロセスは、現存のH2還元問題をチタン
酸バリウムストロンチウムコンデンサを用いて克服する
ことに成功することが明確に示される。
