Abstract

L'invention concerne la technique des circuits intégrés à semi-conducteurs. L'élément commutateur est du type à transistor bipolaire comportant, sur un substrat 1 d'un premier type de conduction, trois régions superposées successives : une région de collecteur 2 d'un second type de conduction, une région de base 3 dudit premier type de conduction et une région d'émetteur 4 dudit second type de conduction, et est caractérisé en ce que la région de base 3 et le substrat 1 sont reliés par un canal 5 dudit premier type de conduction, dont la largeur est commensurable avec la double épaisseur maximale de la couche de charge d'espace 14 de la jonction p-n entre la région de collecteur et le canal. L'élément commutateur en question peut être utilisé dans différents circuits logiques et de commutation, en particulier dans les circuits logiques à résistance-transistor, à diode-transistor et à transistor-transistor.
