- Die Erfindung betrifft einen Elektrolyten zur elektrochemischen Abscheidung halbleitender Materialien aus wässrigen Lösungen, insbesondere Antimonide, Arsenide, Selenide und Telluride, mit einem ersten Komplexbildner, insbesondere Diethylentriaminopentaessigsäure (DTPA) sowie zumindest einem weiteren Komplexbildner, und ein Verfahren hierzu.
- Galvanische Abscheidungen werden üblicherweise zur Beschichtung von elektrisch leitfähigen Materialien herangezogen. Der Umstand, dass sich eine galvanische Schicht exakt an die Form des Untergrundes anpasst, kann auch dazu verwendet werden, mikroskopisch genaue, metallische Abformungen des Grundmaterials ohne die bei anderen Verfahren auftretenden mechanischen oder thermischen Belastungen herzustellen. Moderne Additive und Pulsverfahren erlauben die galvanische Abscheidung in eingeschränkten Geometrien, wie beispielsweise bei der galvanischen Füllung von Löchern mit Kupfern in der Elektronikindustrie. Diese Eigenschaften der galvanischen Abscheidung machen sie zum idealen Produktionsprozess bei der Herstellung mikrostrukturierter Bauelemente.
- Besonders interessant ist in diesem Zusammenhang die Herstellung integrationsfähiger thermoelektrischer Module, die beispielsweise für den lokalen Wärmetransport oder zur dezentralen Energieversorgung von angeschlossenen Verbrauchern, wie beispielsweise Sensoren bei Vorhandensein von Abwärme genutzt werden. Thermoelektrische Bauelemente benötigen hierbei Materialien mit einer speziellen Kombination von Eigenschaften wie Wärmeleitung, elektrische Leitfähigkeit und Ladungsträgerdichte. In diesem Zusammenhang hat sich insbesondere Bismuttellurid, sowohl im reinen als auch im dotierten Zustand als ein Material mit optimaler Kombination dieser Eigenschaften in einem Temperaturbereich bis etwa 200°C erwiesen.
- Fließt Wärme durch einen elektrischen Leiter, wird diese sowohl durch die Schwingungen der Atome als auch durch die Bewegung der Elektronen transportiert. Der Wärmefluss erzeugt also einen Stromfluss, dessen Größe und Richtung von der Temperatur und dem verwendeten Material abhängt. Die Maßzahl dafür ist der thermoelektrische Gütefaktor ZT, der nach der Formel
- Für das optimale Funktionieren eines thermoelektrischen Bauteils ist also ein Material mit hohem Seebeck-Koeffizient, hoher elektrischer Leitfähigkeit und niedriger Wärmeleitfähigkeit erforderlich. In der Praxis haben sich binäre Halbleiter, insbesondere Schwermetalltelluride und -selenide als geeignete Materialien herausgestellt. Diese haben noch den zusätzlichen Vorteil, dass sich durch Variation der Zusammensetzung die Größe und das Vorzeichen des Seebeck-Koeffizienten bestimmen lässt. Bei Temperaturen von Raumtemperatur bis etwa 200°C ist Bismuttellurid das Material mit dem größten Gütefaktor und daher für den Einsatz in thermoelektrischen Generatoren besonders interessant. Bismuttellurid ist ein Halbleiter, der je nach seiner genauen Zusammensetzung ein p- oder n-Leiter ist; diese wesentliche Eigenschaft wird durch das genaue Verhältnis von Bismut zu Tellur festgelegt; alternativ können die jeweiligen Modifikationen durch Zusatz von Fremdelementen wie Antimon oder Selen stabilisiert werden. Wichtig ist in diesem Zusammenhang, dass der Seebeck-Koeffizient je nach Modifikation ein anderes Vorzeichen hat; das bedeutet, dass der Stromfluss entweder parallel oder entgegen zum Wärmefluss gerichtet ist. Durch die geeignete Anordnung der Elemente kann so einen Wärmefluss effektiv in einen Stromfluss umgewandelt werden (siehe
Fig. 1 ). - Das binäre Phasendiagramm von Bismut und Tellur weist gemäß
Fig. 2 für die relevante Phase Bi2Te3 eine relativ schmale stöchiometrische Breite auf. Dies bedeutet, dass bereits kleine Änderungen in der Zusammensetzung die thermoelektrischen Eigenschaften des Materials signifikant ändern können. Ein Verfahren zur Herstellung thermoelektrischer Generatoren aus diesem Material muss daher in der Lage sein, die Materialzusammensetzung exakt zu kontrollieren. - Im Stand der Technik sind daher Verfahren bekannt geworden, mit deren Hilfe die Materialzusammensetzung, insbesondere von Bismut/Tellur-Systemen festgelegt werden soll. So beschreibt die
US 2010/0266291 A1 ein Verfahren zur Beschichtung eines Substrates mit einer Legierung und/oder einer chemischen Verbindung in einem Elektrolyten mittels Pulsverfahren, wobei dieses Verfahren insbesondere zur Herstellung einer Bismut/Tellurid-Legierung beschrieben ist. Der hierbei eingesetzte Elektrolyt ist hierbei eine salpetersaure Lösung von Bismutund Tellur-Oxid. Ein ähnliches Verfahren ist auch derEP 2 072 644 A1 zu entnehmen. - Wesentliche Nachteile dieser salpetersauren Verfahren liegen in der Korrosivität des eingesetzten Elektrolyten sowie in der eingeschränkten Löslichkeit der verwendeten Tellursalze.
- In der
DE 10 2006 014 505 A1 ist daher die Abscheidung von Antimon-Telluriden sowie Bismut-Antimon-Telluriden aus einem alkalischen Elektrolyten beschrieben, der als Komplexbildner Pyrophosphat und Diethylentriaminpentaessigsäure enthält. Die Verwendung von Pyrophosphat hat jedoch zur Folge, dass es bei unvorteilhaften Abscheidebedingungen zu Phosphat hydrolysiert wird, wobei das Phosphat mit Bismut einen unlöslichen Niederschlag bildet. - Schließlich ist in der Veröffentlichung "Pulsed electrodeposition of bismuth telluride films from an alkaline electrolyte: Influence of pulse parameters on morphology and composition", Hai Nguyen, Jan Fransaer, 1st HTH, Paris, France, 2008 die Verwendung eines alkalischen Elektrolyten beschrieben, der Weinsäure und Diethylentriaminpentaessigsäure enthält. Das eingesetzte Tatrat ist jedoch aufgrund des im Elektrolyten gelösten Tellurids oxidationsempfindlich, wodurch die Elektrolytlösung metastabil ist. Die spontane Zersetzung des Tatrats ist exotherm, es kommt zu einer Kettenreaktion, die nicht mehr gestoppt werden kann, bis das gesamte Tatrat zersetzt ist.
- Es ist daher Aufgabe der Erfindung, einen Elektrolyten sowie ein Verfahren bereitzustellen, das eine verbesserte kontrollierte Abscheidung halbleitender Materialien aus wässrigen Lösungen erlaubt und hierbei die Nachteile des Stands der Technik beseitigt.
- Diese Aufgabe wird erfindungsgemäß dadurch gelöst, dass der zumindest eine zusätzliche Komplexbildner eine Tricarbonsäure und/oder eine Aminocarbonsäure ist, wobei besonders bevorzugt der zumindest eine zusätzliche Komplexbildner Nitrilotriessigsäure ist. Diese Elektrolyt-Zusammensetzung erlaubt eine exakte Steuerung der Abscheidung, wobei insbesondere Telluride, Selenide, Arsenide, Antimonide, und hier insbesondere Bi2Te3, Pb(Tl)Te, CuInSe, (BiSb)2Te3, Bi2(Se,Te)3, CdSe, CdTe, CoSb3 oder CoAs3 auf einem geeigneten Substrat abgeschieden werden können.
- Sollen dotierte Beschichtungen hergestellt werden, so ist bevorzugterweise vorgesehen, dass zumindest ein weiteres zusätzlich gelöstes Salz in dem Elektrolyten enthalten ist, das aus der Gruppe gewählt ist, die Natriumtellurid, Kaliumtellurid, Natriumselenid, Kaliumselenid, Natriumantimonat, Kaliumantimonat und/ oder Natriumarsenit enthält.
- Die Qualität der Beschichtung wird dadurch verbessert, dass in dem Elektrolyten eine zusätzliche oberflächenaktive Substanz, insbesondere Polyethylenglykol (PEG) enthalten ist.
- Untersuchungen haben gezeigt, dass eine besonders genaue stöchiometrische und reproduzierbare Zusammensetzung der gewünschten Beschichtung erhalten wird, wenn der Elektrolyt einen pH-Wert zwischen 10 und 13, vorzugsweise zwischen 11 und 12 aufweist.
- Die Aufgabe wird des Weiteren insbesondere durch ein Verfahren dadurch gelöst, dass ein Elektrolyt der oben beschriebenen Art verwendet wird, wobei bevorzugterweise die Abscheidung mittels Pulsverfahren mit zumindest einer Pulsfolge erfolgt. Die Verwendung und gegebenenfalls Modifikation der Pulsfolge erlaubt eine kontrollierte Einstellung der Zusammensetzung der Beschichtung, wobei je nach eingesetzten Pulsfolgen insbesondere auch p- als auch die n-Modifikationen von Bismuttellurid aus ein und demselben Elektrolyten abgeschieden werden können.
- Im Rahmen dieser Offenbarung wird unter "Pulsfolge" eine Abfolge von mindestens zwei unterschiedlichen Pulsen verstanden, wobei jeder Puls durch Stromstärke, - die auch Null sein kann, - bzw. Stromstärkenbereich bei Rampenpulsen oder Dreieckspulsen, durch Stromrichtung sowie durch die Pulsdauer eindeutig charakterisiert ist. Während des erfindungsgemäßen Abscheideverfahrens wird bevorzugterweise über die Abscheidedauer zumindest eine Pulsfolge wiederholt.
- In einer weiteren bevorzugten Ausführung der Erfindung sind zumindest zwei voneinander unterschiedlichen Pulsfolgen vorgesehen, wobei zumindest ein Puls einer ersten Pulsfolge sich in der Stromstärke und/oder der Pulsdauer und/oder Pulsform von zumindest einem Puls einer zumindest zweiten Pulsfolge unterscheidet. Somit können auch zwei oder mehr unterschiedliche Pulsfolgen vorgesehen sein, die für sich gesehen wiederholt werden können. So wird beispielsweise in einer ersten Zeiteinheit der Abscheidedauer eine erste Pulsfolge wiederholt, anschließend erfolgt in einer zweiten Zeiteinheit die Abscheidung mittels Wiederholungen einer von der ersten Pulsfolge unterschiedlichen zweiten Pulsfolge, usw.. Eine derartige Variation von Pulsfolgen kommt insbesondere bei Abscheideverfahren zum Einsatz, bei denen beispielsweise Lochstrukturen, wie Sacklöcher mit dem abgeschiedenen Material befüllt werden sollten. Da sich das lokale Potentialfeld im Bereich des Substrates über die Abscheidedauer verändert, ändert sich auch die Abscheiderate und/oder die Zusammensetzung der abgeschiedenen Legierung bei gleichbleibenden Pulsparametern. Einen weiteren Einfluss auf die Abscheiderate bzw. die Legierungszusammensetzung hat gegebenenfalls auch die Änderung der Zusammensetzung des Elektrolyten über die Abscheidedauer. Um nun die Abscheiderate und/oder Legierungszusammensetzung annähernd konstant halten zu können, kann eine Anpassung der Pulsparameter, insbesondere der Stromstärke bzw. Stromdichte erforderlich sein. Dies erfolgt erfindungsgemäß durch Veränderung der zumindest einen Pulsfolge, die dann wiederholt werden kann.
- In einer besonders bevorzugten Ausführung der Erfindung weist das erfindungsgemäße Verfahren eine Pulsfolge auf, die zumindest drei unterschiedliche Stromstärkebereiche aufweist, die vorzugsweise zumindest einmal, besonders bevorzugt permanent zumindest teilweise über die Abscheidedauer wiederholt werden.
- In einer weiteren Ausführung der Erfindung weist die zumindest eine Pulsfolge zumindest zwei kathodische Stromdichtebereiche mit unterschiedlicher Stromdichte auf. So ist beispielsweise vorgesehen, dass eine Pulsfolge aus einem anodischen Basisstrom mit aufgesetzten kathodischen Pulsen besteht. Ebenso kann vorgesehen sein, dass die zumindest eine Pulsfolge zumindest einen anodischen Stromstärkenbereich aufweist und/oder die zumindest eine Pulsfolge zumindest eine stromlose Pause aufweist.
- Hierbei werden die Länge und Stromstärke der Pulse derart gewählt, dass durch die parallel oder hintereinander ablaufenden Prozesse der Abscheidung und des Wiederablösens eine konstante Zusammensetzung der Beschichtung erreicht wird. Durch die gezielte Anwendung von Millisekunden-Pulsen werden die physikalischen und chemischen Vorgänge auf der Oberfläche gesteuert, so dass hier eine konstante stöchiometrische Zusammensetzung der Beschichtung über ihre gesamte Dicke erhalten wird. Die genauen Parameter sind hierbei von der Geometrie des Substrates abhängig.
- Für den Fall, dass die Beschichtung in gelochten Substraten durchgeführt werden soll, wobei die Beschichtung in Sacklöchern erfolgen soll, ist in einer besonders bevorzugten Ausführung der Erfindung vorgesehen, dass der Elektrolyt während der Abscheidung bewegt wird. Diese Bewegung kann beispielsweise mittels Ultraschall erfolgen, um eine Durchmischung des Elektrolyten innerhalb der Lochstruktur bis zu deren Lochboden zu erzielen.
- Bevorzugterweise besteht die Anode in dem erfindungsgemäßen Verfahren aus einem inerten Material, insbesondere aus Graphit, oder aus einem platinbeschichteten oder einem oxidbeschichteten Titan oder aus einem unlöslichen Edelmetall.
- Das erfindungsgemäße Verfahren hat sich insbesondere zur Herstellung von mikrostrukturierten Bauelementen, insbesondere von thermoelektrischen Generatoren aus Bismuttellurid als besonders geeignet erwiesen.
- Im Folgenden wird anhand von nicht einschränkenden Ausführungsbeispielen die Erfindung näher erläutert.
- Während des Abscheidevorgangs laufen folgende Reaktionen ab:
- Bei einer Stromdichte < 9A/dm2 erfolgt die Abscheidung von Tellur:
(1) TeO3 2- + 3H2O + 4e- → Te↓ + 6OH-
- Bei einer Stromdichte > 9A/dm2 erfolgt das kathodische Stripping von Tellur, während gleichzeitig eine chemische Bi2Te3-Abscheidung stattfindet:
(2) Te + 2e- → Te2-
(3) 2Bi3+ + 3Te2- → Bi2Te3↓
(4) TeO3 2- + 2Te2- + 3H2O → 3Te↓ + 6OH-
- Sobald im Elektrolyten eine Verarmung an reduzierbaren Ionen auftritt, erfolgt bei einer Stromdichte > 9A/dm2 das kathodische Stripping von Tellur aus den entstandenen BixTey-Verbindungen:
(5) 2Bi2Te3 + 2e- → Te2- + Bi4Te5↓
- Die anodischen Reaktionen lauten wie folgt:
- An der Bi2Te3-Elektrode erfolgt ein Stripping von Bismut:
(6) Bi2Te3 → 3Te + 2Bi3++ 6e-
- An der inerten Elektrode erfolgt die Oxidation von Tellurit zum Tellurat und die Fällung von basischem Bismuttellurat (Montanit):
(7) TeO3 2- + 3H2O → H4TeO6 2- + 2H+ + 2e-
(8) 2Bi3+ + H4TeO6 2- + 2H2O → (BiO)2H4TeO6↓ + 4H+
- In einer ersten Ausführung der Erfindung zur Herstellung einer n-leitenden Bismuttelluridbeschichtung weist der Elektrolyt folgende Zusammensetzung auf:
Bismutkonzentration [g/l]: 13 Tellurkonzentration [g/l]: 39 Polyethylenglykol 1000 [g/l]: 0,5 pH-Wert: 11,2 - Die Beschichtung erfolgte auf einem gelochten Substrat mit einer Oberfläche von 3,7 cm2, das 5264 Löcher mit einem Durchmesser von 300 µm aufwies, bei einer Abscheidetemperatur von 30°C. Der Elektrolyt wurde hierbei mittels Ultraschall-Tauchschwinger bei 192kHz bewegt. Als Gegenelektrode wurde Graphit eingesetzt.
- Die verwendete Pulsfolge war wie folgt:
Puls [#] Stromrichtung Pulsdauer [ms] Stromstärke [mA] 1 kathodisch 1,3 400 2 anodisch 1,3 10 3 Pause 17,4 0 - Diese aus drei Pulsen bestehende Pulsfolge wurde über die gesamte Abscheidedauer wiederholt, die Abscheidedauer betrug hierbei 480 min.
- Der
Fig. 3 kann ein Substrat 100 entnommen werden, dessen Sacklöcher 110 mit Bismut-Tellurid 120 mittels des oben beschriebenen Verfahrens befüllt wurden. - Mittels EDX-Spektrum und nachfolgender Quantifizierung ergab sich für die n-Modifikation (
Fig. 4 ) folgende Zusammensetzung:Element Gew.-% Atom-% Bi 47,32 35,42 Te 52,68 64,58 - In einer zweiten Ausführung der Erfindung wurde eine p-leitende Bismuttelluridbeschichtung hergestellt, wobei der Elektrolyt folgende Zusammensetzung aufwies:
Bismutkonzentration [g/l]: 10 Tellurkonzentration [g/l]: 32 Polyethylenglykol 1000 [g/l]: 0,5 pH-Wert: 11,2 - Die Beschichtung erfolgte wiederum auf einem gelochten Substrat mit einer Oberfläche von 3,7 cm2, das 5264 Löcher mit einem Durchmesser von 300 µm aufwies, bei einer Abscheidetemperatur von 30°C. Der Elektrolyt wurde hierbei mittels Ultraschall-Tauchschwinger bei 192kHz bewegt. Als Gegenelektrode wurde Graphit eingesetzt.
- Die verwendete Pulsfolge war wie folgt:

Fig. 5 ) folgende Zusammensetzung:Element Gew.-% Atom-% Bi 52,44 40,24 Te 47,56 59,76 - Es versteht sich, dass die vorliegende Erfindung nicht auf die Herstellung von Bismuttellurid-Beschichtungen begrenzt ist, vielmehr kann das erfindungsgemäße Verfahren bzw. der entsprechende Elektrolyt für die Herstellung unterschiedlichster halbleitender Beschichtungen auf geeigneten Substraten mit unterschiedlichsten Geometrien eingesetzt werden.
Claims (16)
- Elektrolyt zur elektrochemischen Abscheidung halbleitender Materialien, insbesondere Antimonide, Arsenide, Selenide und Telluride, aus wässrigen Salzlösungen, mit einem ersten Komplexbildner, insbesondere Diethylentriaminpentaessigsäure (DTPA), sowie zumindest einem zusätzlichen Komplexbildner, dadurch gekennzeichnet, dass der zumindest eine zusätzliche Komplexbildner eine Tricarbonsäure und/oder eine Aminocarbonsäure ist.
- Elektrolyt nach Anspruch 1, dadurch gekennzeichnet, dass der zumindest eine zusätzliche Komplexbildner Nitrilotriessigsäure ist.
- Elektrolyt nach Anspruch 1 oder 2, gekennzeichnet durch zumindest ein zusätzliches gelöstes Salz, das vorzugsweise aus der Gruppe gewählt ist, die Natriumtellurit, Kaliumtellurit, Natriumselenit, Kaliumselenit, Natriumantimonat, Kaliumantimonat und Natriumarsenit enthält
- Elektrolyt nach einem der Ansprüche 1 bis 3, gekennzeichnet durch eine zusätzliche oberflächenaktive Substanz, insbesondere Polyethylenglykol (PEG).
- Elektrolyt nach einem der Ansprüche 1 bis 4, gekennzeichnet durch einen pH-Wert zwischen 10 und 13, vorzugsweise zwischen 11 und 12.
- Verfahren zur elektrochemischen Abscheidung halbleitender Materialien insbesondere Antimonide, Arsenide, Selenide und Telluride, aus wässrigen Salzlösungen, gekennzeichnet durch einen Elektrolyten nach einem der Ansprüche 1 bis 5.
- Verfahren nach Anspruch 6, dadurch gekennzeichnet, dass die Abscheidung mittels Pulsverfahren mit zumindest einer Pulsfolge erfolgt.
- Verfahren nach Anspruch 7, gekennzeichnet durch zumindest zwei voneinander unterschiedlichen Pulsfolgen, wobei zumindest ein Puls einer ersten Pulsfolge sich in der Stromstärke und/oder Stromrichtung und/oder der Pulsdauer und/oder Pulsform von zumindest einem Puls einer zumindest zweiten Pulsfolge unterscheidet.
- Verfahren nach Anspruch 7 oder 8, dadurch gekennzeichnet, dass die zumindest eine Pulsfolge zumindest drei unterschiedliche Stromstärkebereiche aufweist, wobei die Pulsfolge vorzugsweise zumindest einmal, besonders bevorzugt permanent zumindest teilweise über die Abscheidedauer wiederholt wird.
- Verfahren nach einem der Ansprüche 7 bis 9, dadurch gekennzeichnet, dass die zumindest eine Pulsfolge zumindest zwei kathodische Stromstärkebereiche mit unterschiedlicher Stromstärke aufweist.
- Verfahren nach einem der Ansprüche 7 bis 10, dadurch gekennzeichnet, dass die zumindest eine Pulsfolge zumindest einen anodischen Stromstärkenbereich aufweist.
- Verfahren nach einem der Ansprüche 7 bis 11, dadurch gekennzeichnet, dass die zumindest eine Pulsfolge zumindest eine stromlose Pause aufweist.
- Verfahren nach einem der Ansprüche 6 bis 12, dadurch gekennzeichnet, dass der Elektrolyt während der Abscheidung bewegt wird.
- Verfahren nach einem der Ansprüche 6 bis 13, dadurch gekennzeichnet, dass die Anode aus einem inerten Material, insbesondere aus Graphit, aus platinbeschichtetem oder oxidbeschichtetem Titan oder aus einem unlöslichen Edelmetall besteht.
- Verwendung des Verfahrens nach einem der Ansprüche 6 bis 14 zur Herstellung von mikrostrukturierten Bauelementen,
- Verwendung nach Anspruch 15 zur Herstellung von thermoelektrischen Generatoren aus Bismuttellurid.
