Abstract
Die vorliegende Erfindung betrifft ein Verfahren zur Verringerung oder Aufhebung der Bandlückenverschiebung bei der Herstellung photovoltaischer Geräte mittels Beschichtung eines Substrats mit einer eine Silicium-Verbindung enthaltenden Formulierung, z.B. bei der Herstellung einer Solarzelle umfassend einen Schritt, bei dem ein Substrat mit einer Flüssigsilan-Formulierung beschichtet wird, wobei die Erfindung dadurch gekennzeichnet ist, dass die Formulierung zusätzlich mindestens eine Germanium-Verbindung enthält. Die Erfindung betrifft auch das Herstellungsverfahren eines solchen photovoltaischen Gerätes.
Description
Bandgap Tailoring von Solarzellen aus Flüssigsilan mittels Germanium-Zugabe
Die Erfindung betrifft ein Verfahren zur Verringerung oder Aufhebung der Bandlückenverschiebung bei der Herstellung photovoltaischer Geräte mittels Beschichtung eines Substrats mit einer eine Silicium-Verbindung enthaltenden Formulierung, z. B. bei der Herstellung einer Solarzelle, umfassend einen Schritt, bei dem ein Substrat mit einer Flüssigsilan-Formulierung beschichtet wird. Die Erfindung betrifft auch das Herstellungsverfahren eines solchen photovoltaischen Gerätes.
Die konventionelle Herstellung von Solarzellen besteht entweder in der Gegendotierung eines dotierten Halbleitersubstrates mittels Implantation oder Diffusion oder Abscheidung einer gegendotierten Halbleiterschicht auf einem dotierten Halbleitersubstrat mittels Epitaxie oder in der Abscheidung von Halbleiterschichten verschiedener Dotierung aus der Gasphase im Vakuum oder aus Varianten der genannten Verfahren. Der Nachteil aller dieser Verfahren ist der wirtschaftliche und preisliche Aufwand, der damit betrieben werden muss.
Zur Vermeidung der notwendigen Vakuumtechnik, hoher Temperaturen und/oder eines teuren Substrates versucht man, Schichten oder Schichtfolgen aus Silanen der Flüssigphase herzustellen.
Durch Abscheiden einer oder mehrerer Schichten dieser Silane auf einem geeigneten Substrat kann ein p-n Übergang erzeugt werden, der als Solarzelle wirkt. Die Abscheidung erfolgt mittels eines spin coaters. Die entstandenen Schichten werden durch eine geeignete Temperaturbehandlung stabilisiert, so dass sie typischerweise eine Mischung von mikrokristallinen, nanokristallinen und amorphen (kurz: polymorphen) Gefügen annehmen. Sofern nicht explizit ausgeführt, sollen hier alle mikrokristallinen, nanokristallinen und/oder amorphen Schichten allgemein als "polymorph" bezeichnet werden, da eine genaue Unterscheidung und Festlegung in den meisten Fällen nicht gut möglich ist bzw. für das erzielte Ergebnis von untergeordneter Bedeutung ist.
Wie man Siliciumschichten aus Silanen herstellt, ist an sich bekannt. So lehrt GB 2077710 die Herstellung von Polysilanen der allgemeinen Formel -(SiH2)n- mit n > 10 durch gleichzeitige Reduktion und Polymerisation von SiH2CI2 mit Alkalimetallen. Solche höheren Silane werden als Precursor für Siliciumschichten benannt, z. B. für Solarzellen. Im Falle der Silane SinH2n+2 mit kleineren Werten für n, nämlich n ≤ 4, lehrt JP 7267621 die Herstellung von Siliciumschichten aus Filmen solcher Silane, die zuerst in der Kälte mit UV bestrahlt, und dann auf Temperaturen über 400 0C erhitzt werden. Des Weiteren lehrt EP 1284306, dass man aus cyclischen Silanen der allgemeinen Formel SinH2n und offenkettigen Silanen der allgemeinen Formel SinH2n+2, jeweils mit n=3 bis 10, auf ähnliche Weise Silicium-Filme herstellen kann. Diese Silane werden dabei teilweise oder in Gänze oligomerisiert, z. B. durch Erhitzen und/oder UV-Bestrahlung. Außerdem werden spezielle Phosphor-Verbindungen bzw. Bor-Verbindungen zugegeben, um eine n- bzw. p-Dotierung zu erreichen.
Die nach dem Stand der Technik hergestellten dünnen Schichten zeigen eine optisch-elektrische Eigenschaft, die als Blauverschiebung (blue shift) bezeichnet wird und von anderen untersuchten Messobjekten her bekannt ist. Sobald charakteristische Größen - im vorliegenden Fall der Durchmesser der Siliciumpartikel - Werte im Nanometerbereich aufweist, verschieben sich die optischen Kenngrößen ins Blaue. Die Absorption von Photonen durch die entstandenen Siliciumschichten fängt erst im Blauen an, während die Absorption in den anderen Spektralbereichen der Sonne erheblich geringer ist als für konventionelles monokristallines Silicium. Es ist aus der Literatur bekannt, dass Solarzellen dann einen maximalen Wirkungsgrad aufweisen, wenn das verwendete Material eine Bandlücke von 1 ,1 bis 1 ,5 eV aufweist. Eine Erhöhung der Bandlücke auf z. B. 1 ,95 eV bedeutet technisch eine Reduzierung des erreichbaren Wirkungsgrades auf ca. 71 % bei einer 1 -Sonne Beleuchtung und auf 57 % bei einer Konzentratorbeleuchtung von 1000 Sonnen (Goetzberger, A. et al.: Crystalline Silicon Solar CeIIs, Wiley, New York, p. 186 (1994)]. Der Nachweis für die erhöhte Bandlücke (von 1 ,4 eV für amorphes zu 1 ,95 eV für polymorphes Silicium) ist in der Fig. 1 zu sehen. Die Bandlücke wird mit einem
Spektralen ipsometer (J. A. Woollam Co, Inc., Typ WVASE32™) bestimmt. Man misst (u. a.) die wellenlängenabhängige Extinktion und wandelt diese um in den Absorptionskoeffizienten. Weiter wird die Wurzel aus dem Produkt von Absorptionskoeffizient und Photonenenergie gegen die Photonenenergie aufgetragen (Tauc-plot). Der Schnittpunkt des linearen Bereiches dieser Kurve mit der Energie-Achse gibt Bandlücke. Ein Beispiel für diese Messung ist in Fig. 1 zu sehen.
Das Verfahren der Germaniumzugabe in multikristallines, im Tiegel gezogenes Silicium zur Verbesserung seiner elektrischen und optischen Eigenschaften ist aus anderen Patenten bekannt. In der US 2007/0006915 werden in einem Schmelztiegel nach der casting-Methode multikristalline Silicium-Germanium- Legierungen hergestellt. Das Verfahren ist energieaufwendig und benötigt einen hohen apparativen Aufwand. Vorteile sehen die Autoren dabei in Verbesserungen von elektrischen Eigenschaften und der Quantenausbeute bei Solarzellen. Dabei wird als Referenzprodukt multikristallines Silicium, das bereits ein optimales Bandgap von ca. 1 ,1 eV besitzt verwendet. Durch Zugabe des Germaniums erfolgt eine Änderung des Bandgaps zu kleineren Werten, so dass die Lichtausbeute durch eine erhöhte Absorption im roten Spektralbereich verbessert wird.
Aufgabe der vorliegenden Erfindung war es nun, bei Solarzellen auf Basis einer Abfolge von dünnen polymorphen Siliciumschichten, welche mittels spin-on- Abscheidung oder eines ähnlichen Verfahrens hergestellt wurden, den Nachteil der relativ geringen Energieausbeute des eingestrahlten Sonnenlichtes aufgrund der großen Bandlückenverschiebung, zu vermeiden, aufzuheben oder zu kompensieren, ohne dabei auf die kosten- und verfahrensmäßigen Vorteile verzichten zu müssen, die - im Gegensatz zu den Solarzellen auf Einkristallbasis - mit den alternativ hergestellten Solarzellen auf Basis dünner polymorpher Siliciumschichten verbunden sind. Die kosten- und verfahrensmäßigen Vorteile bestehen auch im Vergleich mit den Dünnschicht-Verfahren in aufwändigen Vakuum-Kammern, sog. CVD- oder PECVD-Verfahren, bei denen Si-haltige Gase, z. B. SiH4, in der Gasphase zu Silicium zersetzt werden (CVD = chemical vapor deposition, PECVD = plasma enhanced CVD).
Diese Aufgabe wird erfindungsgemäß gelöst durch ein Verfahren zur Verringerung oder Aufhebung der Bandlückenverschiebung, die bei einer Solarzelle oder einem anderen photovoltaischen Gerätes zu beobachten ist, wobei das Herstellungsverfahren dieser Solarzelle oder des photovoltaischen Gerätes einen Schritt umfasst, bei dem ein Substrat mit einer Formulierung enthaltend mindestens eine Silicium-Verbindung beschichtet wird, wobei das Verfahren dadurch gekennzeichnet ist, dass die Formulierung zusätzlich mindestens eine Germanium- Verbindung enthält.
Mit der Zugabe der Germanium-Verbindung zu der Formulierung, mit der das Substrat beschichtet wird, kann ein photovoltaisches Gerät mit einer verbesserten Energieausbeute des eingestrahlten Sonnenlichtes hergestellt werden. Dazu zählen sowohl Solarzellen mit nur einer Diodenabfolge als auch Tandemsolarzellen mit mehr als einer aktiven Diode. Die Energieausbeute kann deshalb verbessert werden, da die große Bandlückenverschiebung ("Blue Shift"), die zu beobachten ist, wenn bei der Herstellung des photovoltaischen Gerätes mit einer nur Silicium- haltigen Formulierung gearbeitet wird, durch Zugabe des Germaniums wieder kompensiert wird, so dass die eigentlich "schlechte" polymorphe Silicium-Schicht wieder "verbessert" wird. Auf diese Weise kann das Bandgap von typischerweise über 1 ,9 eV wieder auf Werte von z. B. 1 ,3 bis 1 ,5 eV eingestellt werden. Damit werden wieder Eigenschaften des polymorphen Siliciums mit der für AM-Strahlung, z.B. AM1 bis AM1 ,5-Strahlung, optimalen Bandlücke erreicht, jedoch mit dem bedeutenden Vorteil dünner Schichtdicke und eines günstigen Herstellungsverfahrens.
Der gewünschte Effekt der "Korrektur" der Bandlückenverschiebung kann immer dann erzielt werden, wenn das Germanium gemeinsam mit dem Silicium eine polymorphe Silicium-Germanium-Schicht bildet, wobei einerseits der Anteil des Germaniums und andererseits der Grad und/oder die Art seiner Verteilung innerhalb des Siliciums die Größe des Bandgap beeinflussen dürfte. Daher eignen sich im Prinzip alle Germanium-Verbindungen oder auch Germanium selbst, wenn
eine entsprechende Verteilung des Germaniums in der Silicium-Germanium- Schicht durch das Beschichtungsverfahren erzielt werden kann.
In einer bevorzugten Ausführungsform des erfindungsgemäßen Verfahrens ist die Germanium-Verbindung eine Germanium-Wasserstoff-Verbindung, vorzugsweise der allgemeinen Formel GenH2n+2 oder GenH2n mit n = 1 bis 10, bevorzugt mit n = 4 bis 8.; ein Germanium-Halogenid; ein Germanium-Organyl; eine oligomere Germanium-Verbindung GenR2n+2 oder GenR2n mit n = 8 bis 100 und R = H, Halogen, Organyl, wobei jedes R unabhängig gewählt sein kann; gemischte Germanium-Silicium-Wasserstoff-Organyle, z. B. RH2GeSiH3 oder eine beliebige Mischung solcher Germanium-Verbindungen. Besonders bevorzugt sind Verbindungen GenH2n+2 oder GenH2n mit n= 4 bis 8 im Gemisch mit oligomeren Germanium-Verbindungen GenR2n+2 oder GenR2n mit gewichtmittleren Molekulargewichten von 500 bis 10000 g/mol, bevorzugt 800 bis 5000 g/mol. Des Weiteren solche gemischten Germanium-Silicium-Wasserstoff-Organyle, wie z. B. GeH2PhSiH3, Oligomere davon oder auch Cooligomere mit Silanen davon.
Besonders bevorzugt werden Germanium-Wasserstoff-Verbindungen, also Germane und Oligo- bzw. Polygermane, eingesetzt, da diese leicht zugänglich sind, einen hohen Germanium-Anteil bezogen auf das Molgewicht der Verbindungen aufweisen und aufgrund ihrer chemisch-physikalischen Verwandtschaft mit den bevorzugt verwendeten Silanen mit diesen leicht formuliert werden können. Zahlreiche Beispiele für grundsätzlich geeignete Polygermane finden sich in der WO 2007/044429 A2. Von den (Oligo-/Poly)germanen eignen sich besonders solche der allgemeinen Formel GenH2n+2 oder GenH2n mit n= 1 bis 10, bevorzugt n = 4 bis 8, für das erfindungsgemäße Verfahren, da diese relativ leicht aus GeH4 durch Oligomerisieren hergestellt werden können, indem man z. B. GeH4 bei reduziertem Druck durch eine stille elektrische Ladung zirkulieren lässt (siehe z. B. Hollemann-Wiberg, Lehrbuch der Anorganischen Chemie, 101. Auflage, Verlag Walter de Gruyter, 1995, S. 956; oder E. Wiberg, E. Amberger „Hydrides", Elsevier, Amsterdam 1971 , S. 639 - 718). Des Weiteren können die Germanium- Verbindungen auch teilweise oder in Gänze durch Bestrahlen oder thermische Behandlung oligomehsiert werden, wobei Molmassen von 500 g/mol bis
10000 g/mol, bevorzugt 800 g/mol bis 5000 g/mol, besonders bevorzugt 1000 bis 3000 g/mol eingestellt werden können.
Der Anteil an Germanium, in der Silicium-haltigen Formulierung mit der das Substrat beschichtet wird, beträgt vorzugsweise 0,5 bis 15,0 Mol.-%, besonders bevorzugt 3,0 bis 12,0 Mol.-%, ganz besonders bevorzugt 4,0 bis 10,0 Mol.-%, bezogen auf den Anteil an reinem Silicium und Germanium. Es ist aus der Literatur bekannt, dass die Bandlücke bei einer Zugabe von 18 % GeH4 etwa linear von 1 ,8 eV auf 1 ,35 eV sinkt, siehe Fig. 2 (D. Tahir, R.A.C.M.M. van Swaaij: High Quality Hydrogenated Amorphous Silicon-Germanium Alloys for Grading Purposes at the Inthnsic Layer Tandem Solar CeIIs, SAFE 2001 : proceedings CD-ROM (pp. 191 - 194), Utrecht: STW technology foundation, TUD).
Der Gegenstand der vorliegenden Erfindung umfasst auch das oben genannte Herstellungsverfahren selbst, also das Herstellungsverfahren z. B. einer Solarzelle oder eines anderen photovoltaischen Gerätes, wenn das Verfahren einen Schritt umfasst, bei dem ein Substrat mit einer Formulierung enthaltend mindestens eine Silicium-Verbindung beschichtet wird, und das Verfahren dadurch gekennzeichnet ist, dass die Formulierung zusätzlich mindestens eine Germanium-Verbindung enthält.
Eine allgemeine Ausführungsform des erfindungsgemäßen Verfahrens zur Herstellung eines photovoltaischen Gerätes umfassend mindestens eine überwiegend aus Silicium bestehenden Schicht, vorzugsweise zur Herstellung einer Solarzelle, umfasst vorzugsweise die Schritte: a) Bereitstellen eines Substrats, b) Bereitstellen einer Formulierung enthaltend mindestens eine Silicium- Verbindung, c) Beschichten des Substrats mit der Formulierung, d) Bestrahlen und/oder thermisches Behandeln des beschichteten Substrats unter Bildung einer zumindest teilweise polymorphen und überwiegend aus Silicium bestehenden Schicht,
dadurch gekennzeichnet, dass die Formulierung zusätzlich mindestens eine Germanium-Verbindung enthält, so dass die gebildete Schicht Germanium in der Weise enthält, dass eine zumindest teilweise polymorphe und überwiegend aus Silicium-Germanium bestehende Schicht vorliegt.
Für die Herstellung z. B. einer Solarzelle braucht man zumindest einen pn- Übergang. Dies kann man mit 2 Schichten erreichen, wobei eine n-Si-Schicht und eine p-Si-Schicht verwendet wird. Zur Herstellung der n-Si- und p-Si-Schicht werden Dotierstoffe zugesetzt, das sind im Falle der n-Dotierung z. B. Phosphor- Verbindungen und im Falle der p-Dotierung z. B. Bor- Verbindungen. Alternativ kann z. B. zusätzlich auch noch eine undotierte i-Si-Schicht dazwischen angeordnet werden.
Durch die vorzugsweise verwendete Menge von 0,5 bis 15,0 Mol.-%, besonders bevorzugt 3,0 bis 12,0 Mol.-%, ganz besonders bevorzugt 4,0 bis 10,0 Mol.-%, bezogen auf den Anteil an reinem Silicium und Germanium in der zur Beschichtung eingesetzten Silicium-haltigen Formulierung liegt auch der Anteil an Germanium in der Silicium-Germanium-Schicht typischerweise innerhalb dieser Bereiche. Da in Abhängigkeit der Beschichtungs- und/oder thermischen Behandlungsbedingungen und in Abhängigkeit der chemisch-physikalischen Eigenschaften der verwendeten Silicium- und Germanium-Verbindungen unterschiedliche Verluste an Silicium und Germanium bezogen auf die eingesetzten Mengen bei der Beschichtung und thermischen Behandlung anfallen können, können sich abweichende Mol.-%- Gehalte an Germanium in der eingesetzten Formulierung und der fertigen Silicium- Germanium-Schicht ergeben. Die Bandgap-Verschiebung kann auch mit der Morphologie verknüpft sein, d. h. verschiedene Si/Ge-Zusammensetzungen können sich auch auf die Morphologie auswirken, so dass sich auch hier eine Abweichung von der rein rechnerischen Wirkung der Zusammensetzung ergeben kann.
In einer bevorzugten Ausführungsform des erfindungsgemäßen Verfahrens ist die Silicium-Verbindung eine Silicium-Wasserstoff-Verbindung, vorzugsweise der allgemeinen Formel SinH2n+2 mit n = 3 bis 10, bevorzugt n = 4 bis 8 oder SinH2n mit n = 4 bis 8, bevorzugt n = 5 und 6; ein Silicium-Halogenid; ein Silicium-Organyl;
eine oligomere Silicium-Verbindung SinR2n+2 oder SinR2n mit n = 8 bis 100 und R = H, Halogen, Organyl, wobei jedes R unabhängig gewählt sein kann; oder eine beliebige Mischung solcher Silicium-Verbindungen. Des Weiteren können die genannten Verbindungen teilweise oder in Gänze oligomerisiert werden, wobei Molmassen von 500 g/mol bis 10000 g/mol, bevorzugt 1000 g/mol bis 5000 g/mol eingestellt werden. Des Weiteren können auch die Silicium-Verbindungen, wie die oben beschriebenen Germanium-Verbindungen, teilweise oder in Gänze durch Bestrahlen oder thermische Behandlung oligomerisiert werden, wobei Molmassen von 500 g/mol bis 10000 g/mol, bevorzugt 800 g/mol bis 5000 g/mol, besonders bevorzugt 1000 g/mol bis 3000 g/mol, eingestellt werden können.
Wie im Falle der Germanium-Verbindungen werden besonders bevorzugt Silicium- Wasserstoff-Verbindungen, also Silane und Oligo- bzw. Polysilane, eingesetzt, da diese durch chemische Synthesen oder katalytische Anellierung von SiH4 zugänglich sind, einen hohen Silicium-Anteil bezogen auf das Molgewicht der Verbindungen aufweisen und mit den bevorzugten Germanen leicht formuliert werden können. Zahlreiche Beispiele für grundsätzlich geeignete Polysilane finden sich in der WO 2007/044429 A2. Von den Silanen eignen sich besonders solche der allgemeinen Formel SinH2n+2 mit n = 3 bis 10, bevorzugt n = 4 bis 8, oder SinH2n mit n= 4 bis 8, bevorzugt n = 5 und 6, für das erfindungsgemäße Verfahren.
Die in den erfindungsgemäßen Verfahren verwendete Silicium- und Germanium- haltige Formulierung ist typischerweise eine flüssige Formulierung. Diese besteht aus den vorgenannten Silicium- und Germanium-Verbindungen und gegebenenfalls im Gemisch mit Lösungsmitteln. Geeignete Lösungsmittel sind z. B. bei Raumtemperatur flüssige aliphatische oder aromatische Kohlenwasserstoffe sowie deren Mischungen. Beispiele sind Oktan, Nonan, Dekan, Toluol, XyIoI, Mesitylen, Cyclooktan. Die Viskosität der Beschichtungslösung liegt typischerweise bei 200 bis 2000 mPas.
In einer Variante des erfindungsgemäßen Verfahrens kann die Silicium- und Germanium-haltige Formulierung durch Oligomerisieren und/oder Polymerisieren eines Gemisches enthaltend mindestens ein höheres Silan der allgemeinen Formel
SinH2n+2 mit n = 3 bis 10, bevorzugt n = 4 bis 8, oder SinH2n mit n = 4 bis 8, bevorzugt n = 5 und 6, und mindestens ein höheres German der allgemeinen Formel GenH2n+2 mit n = 3 bis 10, bevorzugt n = 4 bis 8, oder GenH2n mit n = 4 bis 8, bevorzugt n = 5 und 6, hergestellt werden. Zur Oligomerisierung mittels UV- Bestrahlung oder Wärmebehandlung werden höhere Silane und Germane der vorgenannten Formeln mit n > 3 eingesetzt. Auf diese Weise kann aus einer flüssigen niedrigviskosen Mischung in einem Schritt eine gewünschte höherviskose Flüssigmischung enthaltend Oligo-/Polygermane, Oligo-/Polysilane und/oder entsprechende Copolymere/Cooligomere hergestellt werden. Gegebenenfalls kann/können zusätzlich Lösungsmittel, Dotierungsmittel und/oder weitere Hilfsstoffe zugesetzt werden. Dabei können diese weiteren Mittel bzw. Stoffe unabhängig voneinander dem Gemisch bereits vor dem Oligomerisieren und/oder Polymerisieren oder erst danach zugesetzt werden. Werden den Mischungen Dotierstoffe zugesetzt, können das im Falle der n-Dotierung z. B. Phosphor- Verbindungen und im Falle der p-Dotierung z. B. Bor-Verbindungen sein. Auch in diesem Fall kann das Oligomerisieren und/oder Polymerisieren teilweise oder in Gänze durch Bestrahlen oder thermische Behandlung erfolgen, wobei Molmassen von 500 g/mol bis 10000 g/mol, bevorzugt 800 g/mol bis 5000 g/mol, besonders bevorzugt 1000 g/mol bis 3000 g/mol, eingestellt werden können.
In der WO 2007/044429 A2 findet sich auf Seite 13, Zeile 14 bis Seite 28, Zeile 20 eine große Anzahl an Silicium- und Germanium-haltigen Verbindungen, die ebenfalls in den erfindungsgemäßen Verfahren verwendet werden können. Die dort beschriebenen Verbindungen und Mischungen können Teil der hier beschriebenen Formulierungen sein oder direkt als diese Formulierungen verwendet werden.
Die der Silicium- und Germanium-haltigen Formulierung gegebenenfalls zusätzlich zugesetzten Lösungsmittel, Dotierungsmittel und/oder weitere Hilfsstoffe können vor, während und/oder nach der Beschichtung zugesetzt werden. Der Anteil an Lösungsmittel bezogen auf die Gesamtformulierung kann 5 bis 93 Gew.-%, bevorzugt 15 bis 60 Gew.-%, besonders bevorzugt 25 bis 45 Gew.-% betragen.
Das Beschichten des Substrats mit der Silicium- und Germanium-haltigen Formulierung kann auf bekannte Weise erfolgen. Typische Verfahren sind: Aufgießen, spin-on-Abscheidung, Zerstäuben aus der Flüssigphase, Rakeln und rollcoating. In einer bevorzugten Ausführungsform des erfindungsgemäßen Verfahrens erfolgt die Beschichtung des Substrats mittels spin-on-Abscheidung.
Das Bestrahlen und/oder thermische Behandeln des beschichteten Substrats kann ebenfalls auf bekannte Weise erfolgen. So wird etwa das mit der Formulierung beschichtete Substrat auf Temperaturen von 300 bis 1000 0C, vorzugsweise 400 bis 900 0C, weiter bevorzugt 500 bis 800 0C, erhitzt. Dabei bildet sich erfindungsgemäß eine zumindest teilweise polymorphe und überwiegend aus Silicium-Germanium bestehende Schicht. Im Falle frisch hergestellter Schichten kann auch mit einer UV-Lampe (z. B. Wellenlänge 254 nm, Leistung 15 Watt oder Wellenlänge 180 nm) eine vorgeschaltete Härtung durch Vernetzung erfolgen. In einer bevorzugten Ausführungsform des erfindungsgemäßen Verfahrens wird das beschichtete Substrat ohne Bestrahlung einer thermischen Behandlung zugeführt. Als Heizaggregate kommen z. B. Heizplatten, Infrarot-Felder, Rohröfen oder Muffelöfen in Frage, jeweils unter weitgehendem Ausschluss von O2 und H2O. Die Temperaturen reichen von 300 0C bis 1000 0C. Die Schichten können auch nachbehandelt werden durch Erhitzen unter Formiergas-Mischungen aus Wasserstoff und Stickstoff oder aus Wasserstoff und Argon (z. B. H2/N2 im Volumen-Verhältnis 5/95 bis 10/90 oder H2/Ar im Volumen-Verhältnis 5/95 bis 10/90) bei Temperaturen von 350 0C bis 800 0C, bevorzugt 400 0C bis 700 0C.
Als Substrate kommen in Frage Halbleiterwafer, Metalle, Metall-Legierungen, Graphit oder sonstige leitfähige Kohlenstoff-Substrate oder sonstige leitfähige Formulierungen, z. B. Metallflitter in einer Kohlenstoff-Matrix und mit einem leitenden Material beschichtete Isolatoren wie Glas, Keramik oder temperaturbeständige Kunststoffe. Im Fall der beschichteten Isolatoren ist darauf zu achten, dass die spätere Bedeckung des Substrates mit Silicium-Germanium flächenmäßig nicht vollständig erfolgt, damit seitlich eine leitende Verbindung, z. B. zur Stromableitung bestehen bleibt.
Ein weiterer Gegenstand der vorliegenden Erfindung ist ein photovoltaisches Gerät, insbesondere eine Solarzelle oder Solarzellenkombinationen, z. B. Tandemzellen, welche unter Anwendung der hier beschriebenen erfindungsgemäßen Verfahren hergestellt wurde bzw. hergestellt werden können.
Die vorliegende Erfindung umfasst insbesondere auch die Verwendung einer Germanium-Verbindung bei einem Herstellungsverfahren für ein photovoltaisches Gerät, wenn das Verfahren einen Schritt umfasst bei dem ein Substrat mit einer Formulierung enthaltend mindestens eine Silicium-Verbindung beschichtet wird und die Formulierung zusätzlich mindestens eine solche Germanium-Verbindung enthält.
Figur 1 zeigt eine Tauc-Auftragung zur Ermittlung der Bandlücke von amorphen, multikristallinen oder polymorphen Halbleitern. Aufgetragen ist die Quadratwurzel aus dem Produkt von Absorptionskoeffizient (in cm"1) und Photonenenergie (in eV) gegen die Photonenergie. Die Vierecke sind die gemessenen Werte; dazwischen wurden Ausgleichsgeraden gelegt. Der Schnittpunkt der Geraden mit der Abszisse liefert das Bandgap (Taue, Grigorovici, Vancu (1966), Phys. Stat. SoI. 15, 627) Die Kurve „Silicium aus höherem Silan" wurde anhand des Vergleichsbeispiels 1 gewonnen.
Figur 2 zeigt die optische Bandlücke als Funktion der Ge Zugabe in mol-%. Die Quadrate sind Werte nach Tahir und van Swaaij (High Quality Hydrogenated Amorphous Silicon-Germanium Alloys for Grading Purposes at the Intrinsic Layer Tandem Solar CeIIs, SAFE 2001 : proeeedings CD-ROM (pp. 191-194), Utrecht: STW technology foundation, TUD), die Kreise sind Werte aus den Ansprüchen. Als eine Lesehilfe wurden die Werte aus den Ansprüchen mittels einer Ausgleichskurve verbunden.
Beispiele
Vergleichsbeispiel 1
In einer Argon-Atmosphäre mit ≤ 0,5 ppm O2 und ≤ 0,5 ppm H2O (Glove-Box) werden 10 g Cyclopentasilan im offenen Gefäß mit einer UV-Lampe (Wellenlänge 254 nm, Leistung 15 Watt) im Abstand von 6 cm 15 min bestrahlt. Dabei wird das dünnflüssige Silan dickflüssiger. Mit Hilfe der Gelpermeationschromatograhie (GPC) wird unter Zuhilfenahme einer Polystyrol-Eichkurve das gewichtsmittlere Molekulargewicht des hochmolekularen Anteils zu Mw=2400 g/mol bestimmt. Außerdem enthält das Gemisch noch Reste von monomerem Cyclopentasilan. Die Mischung wird mit 3 Teilen Toluol verdünnt und mit Hilfe eines Spincoaters auf ein vorgereinigtes Quarzplättchen (3 cm * 3 cm) aufgebracht. Dann wird mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Es entsteht eine dunkle Silicium-Schicht. Diese Schicht wird in einem Ofen unter Inertgas bei 750 0C 30 min nachgetempert.
Die Schichtdicke, gemessen mit einem einem Profilometer, KLA Tencor, Gerätetyp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San Jose, California USA 95134), beträgt 250 nm. Die Leitfähigkeit der Schicht, charakterisiert als Ohmscher Widerstand mittels einer Messung mit einem Hewlett Packard P 4156A Analyzer und nach Umrechnung in Ohm * cm ist größer als 107 Ohm * cm. Das gemessene Bandgap beträgt 1 ,95 eV.
Vergleichsbeispiel 2
Vergleichsbeispiel 1 wird wiederholt, und der durch UV-Bestrahlung hergestellten Mischung aus oligomerem Cyclopentasilan mit dem gewichtsmittleren Molekulargewicht des hochmolekularen Anteils von Mw=2400 g/mol und monomerem Cyclopentasilan wird beim Verdünnen zusammen mit dem Toluol Th(o-Tolyl)Phosphor als Dotiermittel zugegeben. Die Lösung wird wieder mit Hilfe eines Spincoaters auf ein vorgereinigtes Quarzplättchen (3 cm * 3 cm) aufgebracht und mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Es entsteht eine dunkle
n-dotierte Silicium-Schicht. Diese Schicht wird in einem Ofen unter Inertgas bei 750 0C 30 min nachgetempert.
Die Schichtdicke, gemessen mit einem Profilometer, KLA Tencor, Gerätetyp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San Jose, California USA 95134) beträgt 210 nm. Die Leitfähigkeit der Schicht, charakterisiert als Ohmscher Widerstand nach der in Vergleichsbeispiel 1 erläuterten Methode beträgt 40 Ohm * cm. Das Bandgap gemessen mit der in Vergleichsbeispiel 1 beschriebenen Methode beträgt 1 ,90 eV.
Vergleichsbeispiel 3
Vergleichsbeispiel 1 wird wiederholt, und der durch UV-Betrahlung hergestellten Mischung aus oligomerem Cyclopentasilan mit dem gewichtsmittleren Molekulargewicht des hochmolekularen Anteils von Mw = 2400 g/mol und monomerem Cyclopentasilan wird beim Verdünnen zusammen mit dem Toluol Dekaboran-14 als Dotiermittel zugegeben. Die Lösung wird wieder mit Hilfe eines Spincoaters auf ein vorgereinigtes Quarzplättchen (3 cm * 3 cm) aufgebracht und mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Es entsteht eine dunkle p-dotierte Silicium-Schicht. Diese Schicht wird in einem Ofen unter Inertgas bei 750 0C 30 min nachgetempert.
Die Schichtdicke, gemessen mit einem Profilometer, KLA Tencor, Gerätetyp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San Jose, California USA 95134), beträgt 270 nm. Das Bandgap gemessen mit der in Vergleichsbeispiel 1 beschriebenen Methode beträgt 1 ,90 eV. Die Leitfähigkeit der Schicht, charakterisiert als Ohmscher Widerstand nach der in Vergleichsbeispiel 1 erläuterten Methode beträgt 15 Ohm * cm.
Beispiel 1
In einer Argon-Atmosphäre mit ≤ 0,5 ppm O2 und ≤ 0,5 ppm H2O (Glove-Box) werden 10,1 g Cyclopentasilan und 0,76 g PhH2GeSiH3 im offenen Gefäß mit einer
UV-Lampe (Wellenlänge 254 nm, Leistung 15 Watt) im Abstand von 6 cm 35 min bestrahlt. Dabei wird die Mischung dickflüssiger. Mit Hilfe der Gelpermeationschromatograhie (GPC) wird unter Zuhilfenahme einer Polystyrol- Eichkurve das gewichtsmittlere Molekulargewicht des hochmolekularen Anteils zu Mw = 2300 g/mol bestimmt. Der hochmolekulare Anteil enthält Oligomerisate des Cyclopentasilans, in die teilweise Germanium über Co-Ol igomerisation eingebaut ist. Außerdem enthält das Gemisch noch Reste von monomerem Cyclopentasilan und unumgesetztem PhH2GeSiH3. Die Mischung wird mit 3 Teilen Toluol verdünnt und mit Hilfe eines Spincoaters auf ein vorgereinigtes Quarzplättchen (3 cm * 3 cm) aufgebracht. Dann wird mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Diese Schicht wird in einem Ofen unter Inertgas bei 750 0C 30 min nachgetempert. Es entsteht eine dunkle Silicium-Germanium-Schicht.
Die Schichtdicke, gemessen mit einem Profilometer, KLA Tencor, Gerätetyp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San Jose, California USA 95134) beträgt 240 nm. Beispiel 2
Beispiel 1 wird wiederholt, wobei aber Tri(o-Tolyl)Phosphor als Dotiermittel zugegeben wird beim Schritt der Verdünnung des Gemischs aus Oligomerisaten des Cyclopentasilans, mit teilweisem Germanium-Einbau über Co-Oligomerisation und monomerem Cyclopentasilan sowie unumgesetztem PhH2GeSiH3. Mit Hilfe eines Spincoaters wird die Lösung auf ein vorgereinigtes Quarzplättchen (3 cm * 3 cm) aufgebracht. Dann wird mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Es entsteht eine dunkle Silicium-Germanium-Schicht. Diese Schicht wird in einem Ofen unter Inertgas bei 750 0C 30 min nachgetempert.
Die Schichtdicke, gemessen mit einem Profilometer, KLA Tencor, Gerätetxp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San
Jose, California USA 95134) beträgt 220 nm. Das Bandgap gemessen mit der in Vergleichsbeispiel 1 beschriebenen Methode beträgt 1 ,84 eV. Die Leitfähigkeit der Schicht, charakterisiert als Ohmscher Widerstand nach der in Vergleichsbeispiel 1 erläuterten Methode beträgt 36 Ohm *cm.
Beispiel 3
Beispiel 1 wird wiederholt, wobei aber Dekaboran-14 als Dotiermittel zugegeben wird beim Schritt der Verdünnung des Gemischs aus Oligomerisaten des Cyclopentasilans, mit teilweisem Germanium-Einbau über Co-Oligomerisation und monomerem Cyclopentasilan sowie unumgesetztem PhH2GeSiH3. Mit Hilfe eines Spincoaters wird die Lösung auf ein vorgereinigtes Quarzplättchen (3 cm * 3 cm) aufgebracht. Dann wird mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Diese Schicht wird in einem Ofen unter Inertgas bei 750 0C 30 min nachgetempert. Es entsteht eine dunkle Silicium-Germanium-Schicht.
Die Schichtdicke, gemessen mit einem Profilometer, KLA Tencor, Gerätetxp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San Jose, California USA 95134) beträgt 270 nm. Das Bandgap gemessen mit der in Vergleichsbeispiel 1 beschriebenen Methode beträgt 1 ,81 eV. Die Leitfähigkeit der Schicht, charakterisiert als Ohmscher Widerstand nach der in Vergleichsbeispiel 1 erläuterten Methode beträgt 17 Ohm * cm.
Beispiel 4
Beispiel 1 wird wiederholt, wobei im ersten Schritt 10,1 g Cyclopentasilan und 3,04 g PhH2GeSiH3 der UV-Oligomerisierung unterworfen werden. Die Mischung wird mit 3 Teilen Toluol verdünnt und mit Hilfe eines Spincoaters auf ein vorgereinigtes Quarzplättchen (3 cm * 3 cm) aufgebracht. Dann wird mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Es entsteht eine dunkle Silicium- Germanium-Schicht. Diese Schicht wird in einem Ofen unter Inertgas bei 750 0C 30 min nachgetempert.
Die Schichtdicke, gemessen mit einem Profilometer, KLA Tencor, Gerätetxp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San Jose, California USA 95134) beträgt 250 nm. Das Bandgap gemessen mit der in Vergleichsbeispiel 1 beschriebenen Methode beträgt 1 ,53 eV. Die Leitfähigkeit der Schicht, charakterisiert als Ohmscher Widerstand nach der in Vergleichsbeispiel 1 erläuterten Methode ist größer als 107 Ohm * cm.
Beispiel 5
Beispiel 4 wird wiederholt, wobei wieder im ersten Schritt 10,1 g Cyclopentasilan und 3,04 g PhH2GeSiH3 der UV-Oligomerisierung unterworfen werden. Aber beim Verdünnen wird zusammen mit dem Toluol Th(o-Tolyl)Phosphor als Dotiermittel zugegeben. Die Mischung wird mit Hilfe eines Spincoaters auf ein vorgereinigtes Quarzplättchen (3 cm * 3cm) aufgebracht. Dann wird mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Es entsteht eine dunkle Silicium-Germanium-Schicht. Diese Schicht wird in einem Ofen unter Inertgas bei 750 0C 30 min nachgetempert.
Die Schichtdicke, gemessen mit einem Profilometer, KLA Tencor, Gerätetyp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San Jose, California USA 95134) beträgt 230 nm. Das Bandgap gemessen mit der in Vergleichsbeispiel 1 beschriebenen Methode beträgt 1 ,55 eV. Die Leitfähigkeit der Schicht, charakterisiert als Ohmscher Widerstand nach der in Vergleichsbeispiel 1 erläuterten Methode beträgt 42 Ohm * cm.
Beispiel 6
Beispiel 4 wird wiederholt, wobei wieder im ersten Schritt 10,1 g Cyclopentasilan und 6,08 g PhH2GeSiH3 der UV-Oligomerisierung unterworfen werden. Aber beim Verdünnen wird zusammen mit dem Toluol Dekaboran-14 als Dotiermittel zugegeben. Die Mischung wird mit Hilfe eines Spincoaters auf ein vorgereinigtes Quarzplättchen (3 cm * 3cm) aufgebracht. Beispiel 7
Beispiel 1 wird wiederholt, wobei im ersten Schritt 10,1 g Cyclopentasilan und 6,08 g PhH2GeSiH3 der UV-Oligomerisierung unterworfen werden. Die Mischung wird mit 3 Teilen Toluol verdünnt und mit Hilfe eines Spincoaters auf ein vorgereinigtes Quarzplättchen (3 cm * 3 cm) aufgebracht. Dann wird mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Es entsteht eine dunkle Silicium- Germanium-Schicht. Beispiel 8
Beispiel 7 wird wiederholt, wobei wieder im ersten Schritt 10,1 g Cyclopentasilan und 6,08 g PhH2GeSiH3 der UV-Oligomerisierung unterworfen werden. Die Schichtdicke, gemessen mit einem Profilometer, KLA Tencor, Gerätetxp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San Jose, California USA 95134) beträgt 220 nm. Das Bandgap gemessen mit der in Vergleichsbeispiel 1 beschriebenen Methode beträgt 1 ,39 eV. Die Leitfähigkeit der Schicht, charakterisiert als Ohmscher Widerstand nach der in Vergleichsbeispiel 1 erläuterten Methode beträgt 33 Ohm * cm.
Beispiel 9
Beispiel 7 wird wiederholt, wobei wieder im ersten Schritt 10,1 g Cyclopentasilan und 6,08 g PhH2GeSiH3 der UV-Oligomerisierung unterworfen werden. Aber beim Verdünnen wird zusammen mit dem Dekaboran-14 als Dotiermittel zugegeben. Die Mischung wird mit Hilfe eines Spincoaters auf ein vorgereinigtes Quarzplättchen (3 cm * 3 cm) aufgebracht. Dann wird mit Hilfe einer Heizplatte die Schicht auf 500 0C erhitzt. Es entsteht eine dunkle Silicium-Germanium-Schicht. Diese Schicht wird in einem Ofen unter Inertgas bei 750 0C 30 min nachgetempert.
Die Schichtdicke, gemessen mit einem Profilometer, KLA Tencor, Gerätetxp P15 (KLA-Tencor Corporation, Film and Surface Technology; 160 Rio Robles, San Jose, California USA 95134) beträgt 280 nm. Das Bandgap gemessen mit der in Vergleichsbeispiel 1 beschriebenen Methode beträgt 1 ,38 eV. Die Leitfähigkeit der Schicht, charakterisiert als Ohmscher Widerstand nach der in Vergleichsbeispiel 1 erläuterten Methode beträgt 14 Ohm * cm.
Claims
1. Verfahren zur Verringerung oder Aufhebung der Bandlückenverschiebung bei der Herstellung einer Solarzelle oder eines anderen photovoltaischen Gerätes, wobei das Herstellungsverfahren einen Schritt umfasst, bei dem ein Substrat mit einer Formulierung enthaltend mindestens eine Silicium-Verbindung beschichtet wird, dadurch gekennzeichnet, dass die Formulierung zusätzlich mindestens eine Germanium-Verbindung enthält.
2. Verfahren zur Herstellung eines photovoltaischen Gerätes umfassend mindestens eine überwiegend aus Silicium bestehenden Schicht, wobei das Verfahren einen Schritt umfasst bei dem ein Substrat mit einer Formulierung enthaltend mindestens eine Silicium-Verbindung beschichtet wird, dadurch gekennzeichnet, dass die Formulierung zusätzlich mindestens eine Germanium-Verbindung enthält.
3. Verfahren nach Anspruch 2, vorzugsweise zur Herstellung einer Solarzelle, umfassend die Schritte: a) Bereitstellen eines Substrats, b) Bereitstellen einer Formulierung enthaltend mindestens eine Silicium- Verbindung, c) Beschichten des Substrats mit der Formulierung, d) Bestrahlen und/oder thermisches Behandeln des beschichteten Substrats unter Bildung einer zumindest teilweise polymorphen und überwiegend aus Silicium bestehenden Schicht, dadurch gekennzeichnet, dass die Formulierung zusätzlich mindestens eine Germanium-Verbindung enthält, so dass die gebildete Schicht Germanium in der Weise enthält, dass eine zumindest teilweise polymorphe und überwiegend aus Silicium-Germanium bestehende Schicht vorliegt.
4. Verfahren nach einem der vorherigen Ansprüche, dadurch gekennzeichnet, dass die Germanium-Verbindung eine Germanium-Wasserstoff-Verbindung, vorzugsweise der allgemeinen Formel GenH2n+2 oder GenH2n mit n = 1 bis 10; ein Germanium-Halogenid; ein Germanium-Organyl; eine oligomere Germanium-Verbindung GenR2n+2 oder GenR2n mit n = 8 bis 100 und R = H, Halogen, Organyl, wobei jedes R unabhängig gewählt sein kann; eine beliebige Mischung solcher Germanium-Verbindungen; oder eine gemischte Germanium- Silicium-Wasserstoff-Organyl-Verbindung ist, und wobei die Germanium- Verbindung besonders bevorzugt eine Verbindung der Formel GenH2n+2 oder GenH2n mit n= 4 bis 8 im Gemisch mit oligomeren Germanium-Verbindungen GenR2n+2 oder GenR2n mit gewichtmittleren Molekulargewichten von 500 bis 10000 g/mol, bevorzugt 800 bis 5000 g/mol ist.
5. Verfahren nach einem der vorherigen Ansprüche, dadurch gekennzeichnet, dass der Anteil an Germanium in der Formulierung 0,5 bis 15,0 Mol.-% bezogen auf den Anteil an reinem Silicium und Germanium beträgt.
6. Verfahren nach einem der vorherigen Ansprüche, dadurch gekennzeichnet, dass der Anteil an Germanium in der überwiegend aus Silicium-Germanium bestehenden Schicht 0,5 bis 15,0 Mol.-% bezogen auf den Anteil an reinem Silicium und Germanium beträgt.

Verfahren nach einem der vorherigen Ansprüche, dadurch gekennzeichnet, dass die Silicium-Verbindung eine Silicium-Wasserstoff-Verbindung, vorzugsweise der allgemeinen Formel SinH2n+2 mit n = 3 bis 10 oder SinH2n mit n = 4 bis 8; ein Silicium-Halogenid; ein Silicium-Organyl; eine oligomere Silicium-Verbindung SinR2n+2 oder SinR2n mit n = 8 bis 100 und R = H, Halogen, Organyl, wobei jedes R unabhängig gewählt sein kann; oder eine beliebige Mischung solcher Silicium-Verbindungen ist.
8. Verfahren nach einem der vorherigen Ansprüche, dadurch gekennzeichnet, dass die Silicium- und Germanium-haltige Formulierung eine flüssige Formulierung ist, die gegebenenfalls Lösungsmittel umfasst und wobei die Viskosität der Beschichtungslösung bei 200 bis 2000 mPas liegt.

Verfahren nach einem der vorherigen Ansprüche, dadurch gekennzeichnet, dass die Silicium- und Germanium-haltige Formulierung hergestellt wird durch Oligomerisieren und/oder Polymerisieren eines Gemisches enthaltend mindestens eines Silans der allgemeinen Formel SinH2n+2 mit n = 3 bis 10 oder SinH2n mit n = 4 bis 8 und mindestens eines Germans der allgemeinen Formel GenH2n+2 mit n = 3 bis 10 oder GenH2n mit n = 4 bis 8 und gegebenenfalls Lösungsmittel, Dotierungsmittel und/oder weitere Hilfsstoffe, vorzugsweise durch Bestrahlen und/oder thermisches Behandeln des Gemisches.
10. Verfahren nach einem der vorherigen Ansprüche, dadurch gekennzeichnet, dass der Silicium- und Germanium-haltigen Formulierung vor, während und/oder nach der Beschichtung, gegebenenfalls zusätzlich, Lösungsmittel, Dotierungsmittel und/oder weitere Hilfsstoffe zugesetzt werden.
11. Verfahren nach einem der vorherigen Ansprüche, dadurch gekennzeichnet, dass die Beschichtung des Substrats mittels spin-on-Abscheidung, Aufgießen, Zerstäuben aus der Flüssigphase, Rakeln oder rollcoating erfolgt.
12. Verfahren nach einem der vorherigen Ansprüche, dadurch gekennzeichnet, dass das beschichtete Substrat bestrahlt bzw. die thermische Behandlung bei Temperaturen von 300 bis 1000 0C, vorzugsweise 400 bis 900 0C, weiter bevorzugt 500 bis 800 0C durchgeführt wird.
13. Photovoltaisches Gerät, insbesondere Solarzelle oder Kombination von Solarzellen, hergestellt unter Anwendung eines Verfahrens nach einem der Ansprüche 1 bis 12.
14. Verwendung einer Germaniumverbindung bei einem Verfahren zur Herstellung eines photovoltaischen Gerätes, wobei das Verfahren einen Schritt umfasst bei dem ein Substrat mit einer Formulierung enthaltend mindestens eine Silicium- Verbindung beschichtet wird, insbesondere bei einem Verfahren nach einem der Ansprüche 1 bis 12, dadurch gekennzeichnet, dass die Formulierung zusätzlich mindestens eine solche Germanium-Verbindung enthält.
