Abstract
Boîtier semi-conducteur optique et son procédé de fabrication, comprenant un composant semi-conducteur (6) dont une face arrière est fixée sur une face avant d'un support de montage et de connexion électrique (2) et dont une face avant comprend un capteur optique (9), des moyens (11) connectant électriquement ledit composant semi-conducteur audit support, une pastille transparente (12) placée en avant dudit composant semi-conducteur, qui s'étend au moins devant ledit capteur optique, et des moyens d'encapsulation (21) comprenant une matière d'enrobage qui enveloppe, en avant dudit support, la périphérie dudit composant semi-conducteur et de ladite pastille, sans recouvrir au moins la partie centrale de la face avant de cette pastille.
Description
BOÎTIER SEMI-CONDUCTEUR OPTIQUE
À PASTILLE TRANSPARENTE ET SON PROCÉDÉ DE FABRICATION
La présente invention concerne un boîtier semi-conducteur optique et son procédé de fabrication.
Dans la technique actuelle, les composants semi-conducteurs optiques sont installés dans le fond de la cavité de boîtiers d'encapsulation qui présentent un couvercle rapporté en un matériau transparent, la paroi de fond du boîtier étant utilisée pour effectuer les connexions électriques extérieures du composant. De telles dispositions sont encombrantes et coûteuses.
Le but de la présente invention est en particulier de perfectionner et simplifier les dispositifs semi-conducteurs optiques notamment dans le but de réduire leur encombrement et leur coût de production.
La présente invention concerne tout d'abord un semiconducteur optique.
Selon l'invention, ce boîtier semi-conducteur optique comprend un support de montage et de connexion électrique, un composant semi-conducteur dont une face arrière est fixée sur une face avant dudit support et dont une face avant comprend un capteur optique, des moyens pour connecter électriquement ledit composant semi-conducteur audit support, une pastille transparente placée en avant dudit composant semi-conducteur, qui s'étend au moins devant ledit capteur optique, et des moyens d'encapsulation comprenant une matière d'enrobage qui enveloppe, en avant dudit support, la périphérie dudit composant semi-conducteur et de ladite pastille, sans recouvrir au moins la partie centrale de la face avant de cette pastille.
Selon une variante de l'invention, ladite pastille est fixée sur la face avant dudit composant semi-conducteur par l'intermédiaire d'une couche de colle transparente.
Selon une autre variante de l'invention, une entretoise annulaire est interposée entre la face avant dudit composant semiconducteur et la face arrière de ladite pastille, autour dudit capteur optique. Selon l'invention, le boîtier peut comprendre un anneau d'étanchéité s'étendant dans la zone d'interface périphérique entre ledit composant semi-conducteur et ladite pastille.
La présente invention a également pour objet un procédé de fabrication d'un boîtier semi-conducteur optique. Selon l'invention, ce procédé consiste à fixer et connecter électriquement, sur une face avant d'un support de montage et de connexion électrique, une face arrière d'un composant semi-conducteur dont une face avant comprend un capteur optique, à fixer sur la face avant dudit composant semi-conducteur une pastille transparente s'étendant en avant dudit capteur optique et à rendre étanche la zone d'interface entre ledit capteur optique et la face arrière de cette pastille transparente, à placer ledit support muni dudit composant semi-conducteur et de ladite pastille dans une cavité d'un moule d'injection, dans une position telle qu'au moins la partie centrale de la face avant de ladite pastille située en face dudit capteur optique est recouvert, et à injecter une matière d'enrobage dans ladite cavité de façon à encapsuler la périphérie dudit composant semi-conducteur et de ladite pastille en avant dudit support.
Selon l'invention, ce procédé peut consister à fixer la face arrière de ladite pastille sur la face avant dudit composant semiconducteur par l'intermédiaire d'une couche de colle transparente.
Selon l'invention, ce procédé peut consister à fixer la face arrière de ladite pastille sur la face avant dudit composant semiconducteur par l'intermédiaire d'une entretoise annulaire s'étendant autour dudit capteur optique.
Selon l'invention, ce procédé peut consister, avant moulage, à maintenir ladite pastille à distance dudit composant semi-conducteur et à former un anneau d'étanchéité s'étendant dans la zone d'interface périphérique entre ledit composant semi-conducteur et ladite pastille.
La présente invention sera mieux comprise à l'étude de différents boîtiers semi-conducteurs optiques selon la présente invention, décrits à titre d'exemples non limitatifs et illustrés par le dessin sur lequel : - la figure 1 représente un premier boîtier semi-conducteur optique en cours de fabrication ;
- la figure 2 représente une vue de dessus du boîtier représenté sur la figure 1 ;
- la figure 3 représente, en coupe, le premier boîtier précité après une étape ultérieure de fabrication ;
- la figure 4 représente le premier boîtier précité au cours d'une quatrième étape ultérieure de fabrication ;

En se reportant aux figures 1 à 5, on va tout d'abord décrire les différentes étapes de fabrication d'un boîtier semi-conducteur optique 1 dont la structure terminale est représentée sur la figure 5.
Comme le montrent les figures 1 et 2, on prend tout d'abord une plaque support 2 de montage et de connexion électrique qui présente, à la périphérie de sa face avant 3, une multiplicité de plots de connexion électrique 4. On fixe la face arrière 5 d'un composant semi-conducteur optique 6 sur la partie centrale de la face avant 3 de la plaque 2 par l'intermédiaire d'une couche de colle 7, les plots 4 restant dégagés.
La face avant 8 du composant semi-conducteur optique 6 présente, dans la partie centrale, un capteur optique 9 et, à la
périphérie de ce capteur 9,( une multiplicité de plots de connexion électrique 10 répartis.
Puis, on relie sélectivement les plots 4 de la plaque 2 au plot 10 du composant optique 6 par l'intermédiaire de fils de connexion électrique 11 en l'air.
En se reportant à la figure 3, on voit qu'ensuite on fixe sur la face avant 8 du composant optique 6 une pastille transparente 12, par exemple en verre, par l'intermédiaire d'une couche de colle transparente 13, cette pastille 12 recouvrant complètement le capteur optique 9 du composant optique 6 mais n'atteignant pas les plots 10 et les fils 11.
Ensuite, comme le montre la figure 4, on place le boîtier 11 en cours de fabrication tel qu'il résulte de la figure 3, dans un moule d'injection 14, connu en soi. Ce moule d'injection 14 comprend une partie inférieure 15 dans laquelle est ménagée une cavité 16 dimensionnée de manière à recevoir la plaque 2 et une partie supérieure 17 qui comprend une cavité 18 dans laquelle se trouve disposé le composant optique 6, la pastille transparente 12 et les fils 11, le fond 19 de cette cavité prenant appui sur la face avant 20 de la pastille transparente 12.
On procède alors à l'injection d'une matière d'enrobage 21 dans la cavité 18 du moule 14, cette matière d'enrobage venant alors envelopper la périphérie du composant optique 6 et de la pastille transparente 12 et noyer les fils électriques 11, sans pénétrer entre la face avant 8 de la pastille transparente 12 et le fond 19 de la cavité 18.
Après démoulage, comme le montre la figure 5, on dépose sur la face arrière extérieure 22 de la plaque 2 une multiplicité de billes conductrices de connexion électrique 23 sur des plots 24 de cette face arrière reliée à ces plots avant 4 par un réseau interne ou externe de connexion électrique non représenté et connu en soi.
Dans une variante de réalisation, les fils 11 pourraient être mis en place après installation de la pastille transparente 12.
Dans une autre variante de réalisation, plusieurs boîtiers pourraient être réalisés en mettant en oeuvre une seule opération de
moulage dans une cavité unique renfermant une plaque commune 2 portant plusieurs composants 2 connectés portant des pastilles 12, de façon à obtenir un bloc, ce bloc étant ensuite scié de façon à obtenir des boîtiers semi-conducteurs optiques 1 individuels. Ainsi, le boîtier 1 comprend une protection du capteur optique 9 qui est constituée par la pastille transparente 12, directement intégrée lors de l'opération d'encapsulation, la lumière passant au travers de cette pastille 12 et de la couche de colle 13 pour atteindre le capteur optique 9. En se reportant aux figures 6 et 7, on voit qu'on a représenté semi-conducteur optique 25 constituant une variante d'exécution du boîtier semi-conducteur optique 1.
Comme le montre la figure 6, qui correspond à la figure 3 de l'exemple précédent, la pastille transparente 12 est fixée sur la face avant 8 du composant optique 6 par l'intermédiaire d'un joint annulaire d'étanchéité 26 qui constitue une entretoise et qui s'étend entre la périphérie du capteur optique 9 et les plots de connexion électrique 4 et par l'intermédiaire d'un anneau d'étanchéité et de maintien 27 en une matière d'enrobage obstruant l'interface périphérique entre la face avant 8 du composant optique 6 et la face arrière de la pastille transparente 8, en étant retenue par le joint d'étanchéité 6.
Comme dans l'exemple précédent, les fils en l'air 11 de connexion électrique des plots 4 aux plots 10 peuvent être installés soit avant soit après le montage de la pastille 12 sur le composant optique 6.
Ceci étant, l'opération d'encapsulation par une matière d'enrobage 21 peut se produire de la même manière que précédemment décrit en référence à la figure 4, la matière d'enrobage 21 ne pénétrant pas dans l'espace séparant la face du capteur optique 9 et la face arrrière de la pastille transparente 6 qui se trouvent à distance l'une de l'autre, grâce à l'existence du joint d'étanchéité 26 et de l'anneau d'étanchéité et de maintien 27.
La lumière passe donc au travers de la pastille transparente 12 et de l'espace séparant la face arrière de cette pastille et la face du capteur optique 9 avant d'atteindre ce dernier.
En se reportant à la figure 8, on voit qu'on a représenté un boîtier semi-conducteur optique 28 qui se différencie des boîtiers semi-conducteurs 1 et 25 décrits précédemment uniquement par le fait que sa plaque de base 29 comprend des moyens de connexion électrique extérieurs composés par des pistes 30 s'étendant à l'extérieur de l'enrobage 21 et reliés à ces plots 4 pris dans l'enrobage 21.
En se reportant à la figure 9, on voit qu'on a représenté un boîtier semi-conducteur optique 31 qui se différencie des boîtiers semi-conducteurs décrits précédemment uniquement par le fait que, cette fois, la face arrière du composant optique 6 est fixée sur la plateforme centrale d'une grille 33 qui présente une multiplicité de pattes périphériques 34 de connexion électrique reliées au plot 10 du composant optique 6 par des fils 35, le matériau d'enrobage 21 étant obtenu dans un moule d'injection adapté, connu en soi, de façon que les parties intérieures des pattes 34 soient prises dans cette matière d'enrobage 21.
La présente invention ne se limite pas aux exemples ci- dessus décrits. Bien des variantes de réalisation sont possibles sans sortir du cadre défini par les revendications annexées.
Claims
1. Boîtier semi-conducteur optique, caractérisé par le fait qu'il comprend :
- un support de montage et de connexion électrique (2), - un composant semi-conducteur (6) dont une face arrière est fixée sur une face avant dudit support et dont une face avant comprend un capteur optique (9),
- des moyens (11) pour connecter électriquement ledit composant semi-conducteur audit support, - une pastille transparente (12) placée en avant dudit composant semi-conducteur, qui s'étend au moins devant ledit capteur optique et qui est fixée sur la face avent dudit composant semiconducteur par l'intermédiaire d'une couche de colle transparente,
- et des moyens d'encapsulation (21) comprenant une matière d'enrobage qui enveloppe, en avant dudit support, la périphérie dudit composant semi-conducteur et de ladite pastille, sans recouvrir au moins la partie centrale de la face avant de cette pastille.
2. Boîtier semi-conducteur optique, caractérisé par le fait qu'il comprend : - un support de montage et de connexion électrique (2),
- un composant semi-conducteur (6) dont une face arrière est fixée sur une face avant dudit support et dont une face avant comprend un capteur optique (9),
- des moyens (11) pour connecter électriquement ledit composant semi-conducteur audit support,
- une pastille transparente (12) placée en avant dudit composant semi-conducteur, qui s'étend au moins devant ledit capteur optique,
- une entretoise annulaire (26) interposée entre la face avant dudit composant semi-conducteur et la face arrière de ladite pastille transparente, autour dudit capteur optique,
- un anneau d'étanchéité (27) s'étendant dans la zone d'interface périphérique entre ledit composant semi-conducteur et ladite pastille, autour de ladite entretoise annulaire (26), - et des moyens d'encapsulation (21) comprenant une matière d'enrobage qui enveloppe, en avant dudit support, la périphérie dudit composant semi-conducteur et de ladite pastille, sans recouvrir au moins la partie centrale de la face avant de cette pastille.
3. Procédé de fabrication d'un boîtier semi-conducteur optique, caractérisé par le fait qu'il consiste :
- à fixer et connecter électriquement, sur une face avant d'un support de montage et de connexion électrique (2), une face arrière d'un composant semi-conducteur dont une face avant comprend un capteur optique (9),
- à fixer sur la face avant dudit composant semi-conducteur une pastille transparente (12) s'étendant en avant dudit capteur optique et à rendre étanche la zone d'interface entre ledit capteur optique et la face arrière de cette pastille transparente, - à placer ledit support muni dudit composant semiconducteur et de ladite pastille dans une cavité d'un moule d'injection (14), dans une position telle qu'au moins la partie centrale de la face avant de ladite pastille située en face dudit capteur optique est recouvert, - et à injecter une matière d'enrobage (21) dans ladite cavité de façon à encapsuler la périphérie dudit composant semi-conducteur et de ladite pastille en avant dudit support.
4. Procédé selon la revendication 3, caractérisé par le fait qu'il consiste à fixer la face arrière de ladite pastille transparente (12) sur la face avant dudit composant semi-conducteur par rintermédiaire d'une couche de colle transparente.
5. Procédé selon la revendication 3, caractérisé par le fait qu'il consiste à fixer la face arrière de ladite pastille transparente (12) sur la face avant dudit composant semi-conducteur par l'intermédiaire d'une entretoise annulaire (26) placée autour dudit capteur optique et à former un anneau d'étanchéité s'étendant dans la zone d'interface périphérique entre ledit composant semi-conducteur et ladite pastille, autour de ladite entretoise annulaire.
