Der Strom heißer Gase wird auf diese Weise im Bereich der zusätzlich angeordneten Flächen in zwei zylindrische Strömungskanäle aufgeteilt, deren radiale Breite je ca. 25 mm ist. Der Gasstrom wird im Bereich der Körper viermal in seiner Richtung (Pfeile 22,23,24,25) umgelenkt.
Claims (5)
- Verfahren zur Reinigung von Abgasen mit fluorhaltigen Schadstoffen, insbesondere aus CVD- und Plasmaprozessen, in einer Brennkammer mit einem Brenner zur Erzeugung einer Brenngasflamme, die der Erhitzung oder/und chemischen Umsetzung der Schadstoffe dient, dadurch gekennzeichnet, daß die Oberflächen der Brennkammer oder/und zusätzlich in die Brennkammer eingebrachte Oberflächen mit einer porösen Schicht aus Siliziumdioxid bedeckt werden, daß das Abgas mit fluorhaltigen Schadstoffen in der Brenngasflamme erhitzt und entlang besagter Oberflächen geführt wird, daß die Abscheidung der porösen Siliziumdioxidschicht durch thermische Oxidation von Silan oder eines, eine andere Siliziumverbindung enthaltenden, Gases sequentiell zu zeitlichen Reinigungsphasen von Abgasen mit fluorhaltigen Schadstoffen in der Brennkammer erfolgt und daß die durch chemische Reaktion der fluorhaltigen Schadstoffe mit dem heißen Siliziumdioxid sich bildenden sekundären, flüchtigen Schadstoffe, insbesondere Siliziumfluoride, mit Hilfe eines Sorptionsmittels hydrolisiert und gegebenenfalls zusätzlich neutralisiert werden.
- Verfahren nach Anspruch 1, dadurch gekennzeichnet, daß die Reinigung von Abgasen mit fluorhaltigen Schadstoffen und die sequentielle Abscheidung von porösem Siliziumdioxid auf besagten Oberflächen der Brennkammer durch die Einleitung von Abgasen unterschiedlicher Zusammensetzung erfolgt, die bei unterschiedlichen CVD- oder Plasmaprozessen der Halbleitertechnologie anfallen.
- Einrichtung zur Durchführung des Verfahrens nach Anspruch 1 und 2 mit einem Brenner zur Erzeugung einer Brennglasflamme und mit einer Brennkammer, deren Wandungen thermisch isoliert gegenüber einer äußeren Umhüllung ist, dadurch gekennzeichnet,daß die Oberflächen der Brennkammer oder/und zusätzlich in dieBrennkammer eingebrachte Oberflächen mit einer porösen Schicht von Siliziumdioxid bedeckt werden, wobei das Abgas erhitzt und entlang besagter Oberflächen geführt wird;daß zur Abscheidung von der porösen Siliziumdioxidschicht ein Mittel vorhanden ist, um Silan oder ein, eine andere Siliziumverbindung enthaltendes Gas sequentiell zur zeitlichen Reinigungsphase der Abgase in die Brennkammer zu liefern; unddaß eine Wascheinrichtung mit Sorptionsmittel vorhanden ist, um die sekundären, flüchtigen Schadstoffe zu hydrolisieren und gegebenenfalls zu neutralisieren.
- Einrichtung nach Anspruch 3, dadurch gekennzeichnet, daß an den Wänden oder / und im Raum der Brennkammer zusätzliche Teile in den heißen Gasstrom über der Brenngasflamme angeordnet sind.
- Einrichtung nach Anspruch 3 oder 4, dadurch gekennzeichnet, daß die zusätzlich in der Brennkammer angeordneten Teile in ihrer geometrischen Form derart ausgeführt sind, daß sie den heißen Gasstrom oder Anteile desselben auf dem Weg von der Brenngasflamme zur Waschstrecke zwingen mehrfach die Richtung zu ändern.
