Description
Verwendung von metallorganischen Verbindungen zur Abscheidung des Metalls auf Substraten
Die Erfindung betrifft die Verwendung von metallorganischen Verbindungen, die als Metall ein Element der 2. oder
4. Hauptgruppe, der 1.-8. Nebengruppe, der Seltenen Erden oder auch Wismut enthalten, für die Herstellung dünner Filme oder epitaktischer Schichten durch Abscheidung des Metalls, vornehmlich aus der flüssigen oder der Gasphase, unter Zersetzung der metallorganischen Verbindungen.
Die Abscheidung solcher Schichten aus entweder reinen Elementen oder aus Kombination mit z.B. Stickstoff, Arsen oder Phosphor, kann zur Herstellung von elektrischen, elektronischen, optischen oder optoelektronischen Schaltelementen, Verbindungshalbleitern und Lasern verwendet werden.
Die Eigenschaften dieser Filme hängen von den Abscheidungs-bedingungen und der chemischen Zusammensetzung des abgeschiedenen Films ab.
Die Abscheidung dieser Schichten kann aus der festen, flüssigen oder der Gasphase erfolgen.
Für die Abscheidung aus der Gasphase kommen alle bekannten Methoden wie die Metal-Organic Chemical Vapour Deposition (MOCVD) Methode, die Photo-Metal-Organic Vapour Phase
(Photo-MOVP) Methode, bei welcher die Substanzen durch
UV-Bestrahlung zersetzt werden, die Laser Chemical Vapour Deposition (Laser CVD) Methode oder die Metal-Organic
Magnetron Sputtering (MOMS) Methode in Frage. Die Vorteile gegenüber anderen Methoden sind ein kontrollierbares
Schichtenwachstum, eine genaue Dotierungskontrolle sowie eine aufgrund der Normal- oder Niederdruckbedingungen einfache Handhabung und Produkticnsfreundlichkeit.
Bei der MOCVD-Methode werden metallorganische Verbindungen eingesetzt, die sich unter Abscheidung des Metalls bei einer Temperatur unterhalb 1100 °C zersetzen. Typische Apparaturen, die zur Zeit für MOCVD benutzt werden, bestehen aus einem "bubbler" mit einer Zufuhr für die metallorganische Komponente, einer Reaktionskammer, die das zu beschichtende
Substrat enthält, sowie einer Quelle für ein Trägergas, das gegen die metallorganische Komponente inert sein soll. Der
"bubbler" wird auf einer konstanten, relativ niedrigen Temperatur gehalten, die vorzugsweise über dem Schmelzpunkt der metallorganischen Verbindung, aber weit unterhalb der Zersetzungstemperatur liegt. Die Reaktions- oder Zersetzungskammer hat vorzugsweise eine sehr viel höhere Temperatur, die unterhalb 1100 °C liegt, bei welcher die metallorganische Verbindung sich vollständig zersetzt und das Metall abgeschieden wird. Durch das Trägergas wird die metallorganische Verbindung in den Dampfzustand gebracht und mit dem Trägergas in die Zersetzungskammer geschleust. Der Massenfluß des Dampfes ist gut zu kontrollieren, und somit ist auch ein kontrolliertes Wachsen der dünnen Schichten möglich.
Die anderen Methoden der Gasphasenabscheidung unterscheiden sich hiervon im wesentlichen nur durch die Art der Zuführung der für die Zersetzung erforderlichen Energie. Nachteilig an den Methoden der Gasphasenabscheidung ist, daß sie technisch und apparativ aufwendig sind und daß sie einer komplexen Steuerung und Kontrolle zahlreicher Prozeßparameter bedürfen. Fehlen solche Anlagen zur Gasphasenabscheidung sind Verfahren zur Abscheidung aus der flüssigen oder festen Phase günstiger. Hier muß lediglich das Substrat mit einer flüssigen oder festen Beschichtung, die eine geeignete metallorganische Verbindung enthält, versehen und dann zur Zersetzung der metallorganischen Verbindung beispielsweise thermisch behandelt werden.
Die Abscheidung des Metalls aus der flüssigen Phase erfolgt beispielsweise nach der Spin-on-Technik. Hierbei wird eine gewisse Menge der flüssigen Lösung bzw. Formulierung in die Mitte des Substrates aufgebracht und dieses dann mit einer vorgewählten Drehzahl rotiert. Hierbei bildet sich auf der Oberfläche des Substrates ein Film einheitlicher Schichtdicke, dessen Dicke durch die Schleuderdrehzahl und die Viskosität der Formulierung eingestellt und dessen Gehalt an Metall durch die Konzentration der metallorganischen Verbindung vorbestimmt werden kann. Nach Abdunsten des Lösungsmittels und Erhitzen über die Zersetzungstemperatur der metallorganischen Verbindung erhält man auf dem Substrat die Metallschicht.
Für die Erzeugung epitaktischer Schichten wurden bislang hauptsächlich Metallalkyle wie z.B. Trimethylgallium, Trimethylaluminium oder Trimethylindium verwendet. Diese Verbindungen sind extrem luft- und feuchtigkeitsempfindlich, selbstentzündlich und teilweise bereits oberhalb Raumtemperatur zersetzlich. Daher sind für ihre Herstellung, den Transport, die Lagerung und die Anwendung dieser Verbindungen aufwendige Vorsichtsmaßnahmen notwendig. Aufgrund der
Empfindlichkeit ist die Entsorgung problematisch und eine Rückgewinnung praktisch nicht möglich.
Zwischenzeitlich bekannt gewordene stabilisierte Metallalkyle wie etwa Addukte mit Lewisbasen, wie z.B. Trimethylamin und Triphenylphosphin (z.B. beschrieben in GB 21 23 422,
EP-A 108469 oder EP-A 176537) oder intramolekular stabilisierte Verbindungen dieser Art (z.B. beschrieben in
DE-OS 36 31 469 und DE-OS 38 41 643) sind aufgrund entweder noch nicht ausreichender Stabilität oder zu hoher Flüchtigkeit nur in Gasphasenabscheidungsmethoden einsetzbar.
Aufgabe der vorliegenden Erfindung war es nun, Metallorganyle zu finden, die unempfindlich und einfach handhabbar sind und die sowohl für die Abscheidung aus der flüssigen als auch aus der Gasphase geeignet sind.
Es wurde nun gefunden, daß mehrfach koordinierte metallorganische Verbindungen, die als Metall ein Element der 2. oder 4. Hauptgruppe, der 1.-8. Nebengruppe des Periodensystems, ein Element aus der Gruppe der Seltenen Erden oder auch Wismut enthalten, die genannten Bedingungen in hervorragender Weise erfüllen.
Gegenstand der Erfindung ist somit die Verwendung von metallorganischen Verbindungen der Formel I

2., 3., 4., 5., 6., 7. oder 8. Nebengruppe, aus der Gruppe der Seltenen Erden oder auch Wismut, n 1, 2, 3 oder 4,
0, 1, 2 oder 3 bedeutet, n + o der Oxidationsstufe des Metalls entspricht, Z ,

R3 und R4 jeweils unabhängig voneinander H, eine Alkylgruppe mit 1-8 C-Atomen, die teilweise oder vollständig fluoriert sein kann, eine Cycloalkenyl- oder Cycloalkylgruppe mit 3-8 C-Atomen oder eine Arylgruppe, m 1, 2, 3 oder 4 und s, r, p und q jeweils unabhängig voneinander 0, 1, 2 oder 3 bedeuten, wobei die Verbindungen der Formel I zusätzlich noch einen oder mehrere Neutralliganden gebunden haben können, mit der Maßgabe, daß im Falle M = Zn, X dann nicht -(CHR2)m- bedeutet, zur Abscheidung des Metalls auf Substraten durch Spin-on- oder Gasphasenabscheidung.
Ferner ist Gegenstand der Erfindung ein Verfahren zur Herstellung dünner Filme oder Schichten auf Substraten durch
Metallabscheidung aus metallorganischen Verbindungen, wobei als metallorganische Verbindungen die Metallorganyle der Formel I eingesetzt werden.
Ferner sind Gegenstand der Erfindung neue Verbindungen der Formel I, die der Formel II entsprechen
worin R1, o, M, X' , Y, Y' und n die in Formel I gegebene Bedeutung haben.
Die Verbindungen der Formel I sind teilweise bekannt. Beispielsweise sind koordinationschemische Untersuchungen an Zinkdialkylen oder auch an entsprechenden Cadmium- und Quecksilberverbindungen beschrieben worden von K.-H. Thiele et al. in Z. anorg. allg. Chem., 462 (1980) 152 bzw. von E. Langguth et al. in Z. anorg. allg. Chem., 530 (1985) 69. Die Herstellung von Tetrakis (3-dimethylamincpropyl) Zirkonium wurde von E. Langguth et al. in Z. anorg. allg. Chem., 505 (1983) 127 beschrieben. Die Verwendung dieser Substanzen zur Metallabscheidung wird dort nicht erwähnt.
Die Verbindungen der Formeln I und II sind mehrfach koordiniert und intramolekular stabilisiert durch Elektronenübertragung vom Stickstoff-, Phosphor-, Arsen- oder Antimonatom der Gruppe V auf das elektronenarme Metall. Sie besitzen daher eine besondere hohe Stabilität gegenüber Luft und Sauerstoff. Sie sind sehr einfach zu handhaben, da sie nicht selbstentzündlich sind und sich bei Raumtemperatur auch nicht zersetzen. Durch Temperatureir.wlrkung bis etwa 1100 °C lassen
sie sich aber unter Abscheidung des Metalls zersetzen. Es hat sich gezeigt, daß sich die Verbindungen der Formeln I und II sowohl für die Abscheidung des Metalls aus der flüssigen als auch aus der Gasphase eignen. Da die Verbindungen der Formeln I und II stabile und gut abspaltbare Abgangsgruppen enthalten, resultiert ein geringer Einbau an Kohlenstoff, was für die Qualität der Endprodukte große Vorteile hat.
In den vor- und nachstehenden Formeln I, II und III sowie in allen Unterformeln bedeutet M ein Metall der 2. oder
4. Hauptgruppe, vorzugsweise Magnesium (Mg), Calcium (Ca), Strontium (Sr), Barium (Ba), Germanium (Ge), Zinn (Sn) oder Blei (Pb) oder auch Wismut (Bi), ein Metall der 5. Hauptgruppe.
Insbesondere bevorzugt sind dabei Ca, Ba, Sr, Sn, Bi und Pb,
Ferner bedeutet M ein Metall der 1., 2. , 3 . , 4., 5., 6., 7. oder 8. Nebengruppe des Periodensystems und bedeutet demnach vorzugsweise Kupfer (Cu), Silber (Ag), Gold (Au), Zink (Zn), Cadmium (Cd), Quecksilber (Hg), Scandium (Sc), Yttrium (Y), Lanthan (La), Titan (Ti), Zirkonium (Zr), Hafnium (Hf), Vanadin (V), Niob (Nb), Tantal (Ta), Chrom (Cr), Molybdän (Mo), Wolfram (W), Mangan (Mn), Rhenium (Re), Eisen (Fe), Kobalt (Co), Nickel (Ni), Rhodium (Rh), Palladium (Pd) oder Platin (Pt). Ganz besonders bevorzugt sind dabei die Metalle Cd, Zn, Pb, Cu, Mn, Sn, Zr, Hg, Y, Ta, Ti, Ag, Au, Fe, Pd, Ni oder Pd.
Ferner bedeutet M auch ein Metall aus der Gruppe der Seltenen Erden und bedeutet demnach Cer (Ce), Praseodym (Pr), Neodym (Nd), Promethium (Pm), Samarium (Sm), Europium (Eu),
Gadolinium (Gd), Terbium (Tb), Dysprosium (Dy), Holmium (Ho), Erbium (Er), Thulium (Tm), Ytterbium (Yb) oder Lutetium (Lu). Dabei sind Ce, Gd, Yb, Pr und Nd besonders bevorzugt.
Die Reste R1, R3 und R4 bedeuten vorzugsweise jeweils eine geradkettige oder verzweigte Alkylgruppe mit 1-8 C-Atomen, vorzugsweise mit 1-5 C-Atomen. Die Alkylgruppen sind vorzugsweise geradkettig und bedeuten demnach bevorzugt Methyl, Ethyl, Propyl, Butyl, Pentyl, ferner auch Hexyl, Heptyl, Octyl, iso-Propyl, sek.-Butyl, tert.-Butyl, 2-Methylpentyl, 3-Methylpentyl oder 2-Octyl. Die Alkylreste können teilweise oder auch vollständig fluoriert sein und z.B. Monofluormethyl, Difluormethyl, Trifluormethyl, Difluorethyl,
Trifluorethyl, Pentaflourethyl oder Trifluorpropyl bedeuten.
Falls R1, R3 und/oder R4 eine Cycloalkyl- oder Cycloalkenylgruppe mit 3-8 C-Atomen bedeuten, so bedeuten sie vorzugsweise Cyclopropyl, Cyclobutyl, Cyclopentyl, Cyclopentenyl, Cyclohexyl, Cyclohexenyl, Cyclohexadienyl, Cycloheptyl, Cycloheptenyl, Cycloheptadienyl, Cyclooctyl, Cyclooctenyl, Cyclooctadienyl, Cyclooctatrienyl, Cyclooctatetraenyl oder insbesondere bevorzugt Cyclopentadienyl.
Weiterhin sind Verbindungen der Formel I bzw. II bevorzugt, worin R1, R3 und/oder R4 Arylgruppen bedeuten. Arylgruppe bedeutet vorzugsweise eine Phenylgruppe. Diese Phenylgruppe kann auch substituiert vorliegen. Da diese Sübstituenten keinen wesentlichen Einfluß auf den angestrebten Verwendungszweck ausüben, sind alle Sübstituenten erlaubt, die keinen störenden Einfluß auf die Zersetzungsreaktion haben.
Der Rest R1 sowie auch die Reste R3 und R4 können mehrfach auftreten und dann unterschiedliche oder gleiche Bedeutung haben. n + o entspricht der Oxidationsstufe des jeweilig verwendeten Metalls. Beispielsweise ist also bei M = Zn n + o = 2, bei M = Zr ist n + o = 4 und bei M = Ca ist n + o = 2. n ist 1, 2, 3 oder 4, o ist vorzugsweise 0, 1 oder 2.
Z bedeutet die Strukturelemente -X-Y oder
Somit erhält man die Unterformeln II und III
Die Unterformel II beinhaltet neue Verbindungen, die ebenfalls Gegenstand der Erfindung sind. Da Y und Y' verschiedene Bedeutungen haben können, umfassen die Formeln II und III die Verbindungen der Unterformeln IIa-IId sowie IIIa-IIId:
Dabei sind die Verbindungen der Formeln IIa, IIb, IIc, IIIa, IIIb und IIIc besonders bevorzugt. Insbesondere bevorzugt sind die Verbindungen der Formeln IIa, IIIa und IIIc.
Für M = Zn kommen die Unterformeln IIa, IIb, IIc, IId, IIIb, IIIc und IIId in Frage. Bevorzugt sind dabei die Verbindungen der Formeln Ila, Ilb, IIc, Illb und IIIc.
In den vor- und nachstehenden Formeln und Unterformeln bedeutet A vorzugsweise einen Cyclohexan- oder Phenylring, B stellt vorzugsweise einen Cyclopentan- oder Cyclopentadien- ring dar .
Y und Y' bedeuten jeweils unabhängig voneinander
- (CH2) s-NR3R4 , - (CH2) s-PR3R4, - (CH2) s-AsR3R4 oder - (CH2) s-SbR3R4 . Besonders bevorzugt sind die Gruppierungen - (CH2) s-NR3R'1 und - (CH2) s-PR3R4 - Vorzugsweise ist Y = Y' .
R2 ist vorzugsweise H oder eine Alkylgruppe mit 1-8 C-Atomen, vorzugsweise mit 1-4 C-Atomen, die auch teilweise oder vollständig fluoriert sein kann. R2 bedeutet demnach bevorzugt Methyl, Ethyl, Propyl, Butyl, Trifluormethyl, Tetrafluor- ethyl, Pentafluorethyl oder Heptafluorpropyl, ferner auch Pentyl, Hexyl, Heptyl, Octyl, Nonafluorbutyl, Trifluorhexyl oder auch Difluorpentyl . Ferner bedeutet R2 auch F.
Falls R2 mehrfach auftritt, können die Bedeutungen gleich oder verschieden sein. Vorzugsweise hat dann nur ein R2 nicht die Bedeutung von H. m ist 1, 2, 3 oder 4, vorzugsweise 2 oder 3. r, p und q bedeuten jeweils unabhängig voneinander 0, 1, 2 oder 3, vorzugsweise 0, 1 oder 2. s bedeutet vorzugsweise 1 oder 2, ferner bevorzugt auch 0.
Die folgende Gruppe von Verbindungen (1)-(40) stellt eine beispielhafte Auswahl von besonders bevorzugten Vertretern der Formeln I, II oder III dar.

Die Verbindungen der Formel I können zusätzlich einen oder mehrere Neutralliganden vom Typ der primären, sekundären oder tertiären Amine, aber auch Diamine oder entsprechende
Phosphane, Diphosphane, Arsane oder Diarsane gebunden haben. Die Koordinationszahl ist abhängig von der Größe des Zentralatoms und der Größe der Liganden und variiert zwischen 4 und 9.
Die bekannten Verbindungen der Formel I sowie die neuen Verbindungen der Formel II werden nach an sich bekannten Methoden hergestellt, wie sie in der Literatur (z.B. G. Bahr, P. Burbar, Methoden der organischen Chemie, Band XIII/4, Georg Thieme Verlag, Stuttgart (1970)) beschrieben sind, und zwar unter Reaktionsbedingungen, die für die genannten Umsetzungen bekannt und geeignet sind. Dabei kann man auch von an sich bekannten, hier nicht näher erwähnten Varianten Gebrauch machen.
So können Verbindungen der Formeln I bzw. II z.B. hergestellt werden, indem man Metall(alkyl)chloride mit einem Alkalimetallorganyl der entsprechenden Lewisbase oder einer
Grignard-Verbindung in einem inerten Lösungsmittel umsetzt.
Die Umsetzungen erfolgen vorzugsweise in inerten Lösungsmitteln. Als Lösungsmittel kommen dabei alle diejenigen in Frage, die die Umsetzung nicht stören und nicht in das
Reaktionsgeschehen eingreifen. Die Reaktionstemperaturen entsprechen im wesentlichen denen, die aus der Literatur für die Herstellung ähnlicher Verbindung bekannt sind.
Die erfindungsgemäßen metallorganischen Verbindungen erweisen sich als ausnehmend stabil gegenüber Luft, Luftfeuchtigkeit und Sauerstoff. Sie zeigen keine Veränderung auch wenn sie längere Zeit der Luft ausgesetzt sind. Bei Raumtemperatur sind sie stabil, können aber bei erhöhter Temperatur unter .Abscheidung des Metalls zersetzt werden. Sie zeigen darüber hinaus bei Raumtemperatur einen nur geringen Dampfdruck, sind also nur wenig flüchtig. Ihre Löslichkeit in organischen
Lösungsmitteln wie beispielsweise aliphatischen oder aromatischen Kohlenwasserstoffen oder Äther ist vorzüglich.
Aufgrund dieser Eigenschaften sind die metallorganischen Verbindungen der Formel I grundsätzlich für alle Methoden der Abscheidung von Metallen durch Zersetzung von metallorganischen Verbindungen geeignet.
Besonders geeignet und bevorzugt zu verwenden sind die metallorganischen Verbindungen der Formel I für die Abscheidung des Metalls aus der flüssigen oder der Gasphase.
Bei dem erfindungsgemäßen Verfahren zur Herstellung dünner Filme oder epitaktischer Schichten auf beliebigen Substraten kann von an sich bekannten Methoden der Abscheidung aus der flüssigen oder der Gasphase ausgegangen werden, bei denen aber die metailorganischen Verbindungen der Formel I eingesetzt werden.
Die Flüssigohasenabscheidung kann beispielsweise in der Art durchgeführt werden, daß man ein Substrat, z.B. einen
Siliciumwafer mit einer flüssigen Formulierung, die eine metallorganische Verbindung der Formel I enthält - im einfachsten Fall ist dies eine Losung dieser Verbindung in einem organischen Lösungsmittel - beschichtet. Diese Beschichtung kann vorzugsweise nach der an sich bekannten Methode des "spin-coating", die bereits beschrieben wurde, erfolgen.
Die Reaktionsbedingungen für die an sich bekannten und hier bereits beschriebenen Gasphasenabscheidungsprozesse können analog den aus der Literatur bekannten und dem Fachmann geläufigen Werten gewählt werden.
Zur Herstellung von Mischmetallschichten, Verbindungshalbleitern, elektrischen, elektronischen, optischen und optoelektronischen Bauteilen oder Halbleiterlasern kann die Formulierung auch Verbindungen unterschiedlicher Metalle sowie anderer Elemente des Periodensystems, vorzugsweise Verbindungen von Elementen der V. Hauptgruppe, enthalten.
Auch können während des Zersetzungsprozesses eine oder mehrere unter den angewandten Reaktionsbedingungen geeignete Verbindungen, insbesondere des Arsens, Antimons oder
Phosphors, wie beispielsweise AsH3, As(CH3)3, oder weitere
Dotierstoffe zugeführt werden. Als Dotierstoffe können auch dabei vornehmlich metallorganische Verbindungen von Eisen, Magnesium, Zink oder Chrom eingesetzt werden. Häufig verwendete Verbindungen sind z.B. Zn(CH3)2, Mg(CH3)2 oder Fe(C5H5)2.
Ferner ist es möglich, die Verbindungen der Formel I auch selbst als Dotierstoffe in Abscheidungsprozessen anderer metallorganischer Verbindungen zuzusetzen.
Die nach den erfindungsgemäßen Verfahren hergestellten
Schichten können für die verschiedensten Bauelemente verwendet werden, je nachdem, welche Metallverbindungen eingesetzt werden. Beispielsweise können die erfindungsgemäß hergestellten Dünnfilmsysteme für Kondensatoren, Sensoren, Supraleiter, Metallfilme, Dioden, schnelle Transistoren, elektrooptische Schalter, optische Speicher und vieles mehr eingesetzt werden.
Die folgenden Beispiele sollen die Erfindung näher erläutern, Temperaturangaben erfolgen immer in Grad Celsius.
Fp. bedeutet Schmelzpunkt und Kp. Siedepunkt.
Beispiel 1
Zu einem 24,3 g (1,0 mol) Magnesium und 102,1 g (0,84 mol) 3-Dimethylaminopropylchlorid in 500 ml THF hergestellten Grignard-Reagenz tropft man bei Raumtemperatur eine Lösung von 0,28 mol Bariumchlorid in 100 ml THF zu und erhitzt anschließend für 2 h auf 70 °C. Nach dem Abkühlen wird
Unlösliches durch Filtration abgetrennt, das Lösemittel entfernt und der Rückstand im Vakuum destilliert. Man erhält Bis(3-dimethylaminopropyl)barium.
Analog erhält man
Bis(3-dimethylaminopropyl)strontium
Bis(3-dimethylaminopropyl)calcium
Beispiel 2
Ein aus 4,9 g (0,2 mol) Mg und 19,4 g (0,16 mol) 3-Diethylaminopropylchlorid in 100 ml THF hergestelltes Grignard-Reagenz wird bei Raumtemperatur mit 0,05 mol Bariumchlorid in 100 ml THF versetzt. Nach beendeter Reaktion wird 24 h bei Raumtemperatur gerührt, filtriert, das Lösemittel entfernt und der Rückstand im Vakuum destilliert. Man erhält
Bis(3-diethylaminopropyl)barium.
Analog werden hergestellt:
Bis(3-diethylaminopropyl)strontium
Bis(3-diethylaminopropyl)calcium
Bis(3-diethylaminopropyl)cadmium
Bis(3-diethylaminopropyl)quecksilber
Beispiel 3 Analog Beispiel 1 erhält man aus 3-Dimethylaminopropyl-magnesiumchlorid und Cadmiumchlorid Bis(3-dimethylaminopropyl)cadmium als farblose Flüssigkeit mit Kp. 62 °C/ 0, 3 mbar. Beispiel 4 Analog Beispiel 1 erhält man aus 3-Dimethylaminopropyl-magnesiumchlorid und Quecksilberchlorid Bis(3-dimethylamino-propyl)quecksilber als farblose Flüssigkeit mit Kp. 96 °C/ 0,05 mbar.
Beispiel 5
Aus 6,1 g (0,25 mol) Mg und 24,3 g (0,2 mol) 3-Dimethyl- aminopropylchlorid in 100 ml THF wird ein Grignard-Reagenz hergestellt. Anschließend werden ca. 80 ml THF entfernt und die konzentrierte Lösung mit 50 ml Pentan versetzt. Ausgefallendes Magnesiumchlorid wird durch Filtration entfernt und der Rückstand im Vakuum destilliert. Man erhält
Bis (3-dimethylaminopropyl)magnesium als weißen Feststoff mit Sdp. 170 °C/0,05 mbar.
Analog dazu erhält man : Bis (3-diethylaminopropyl) magnesium Beispiel 6
Man versetzt eine Lösung von 8,71 g 3-Dimethylaminopropyllithium in 150 ml Diethylether bei einer Temperatur von -5 °C unter Lichtausschluß mit 5,45 g ZrCl4, rührt anschließend eine Stunde lang und entfernt danach das Lösungsmittel im Vakuum. Der Rückstand wird mehrmals mit n-Pentan extrahiert. Die vereinigten Extrakte werden filtriert und auf eine Temperatur von -78 °C abgekühlt, wobei sich farblose Nadeln von
Tetrakis (3-dimethylaminopropyl)zirkonium ausscheiden.
Beispiel 7
Zu einer Suspension von 16 g CrCl3 3 THF in 200 ml Diethylether tropft man bei einer Temperatur von -30 °C innerhalb von 4 Stunden eine etherische Lösung von 12 g 3-Dimethylamino-propyllithium. Man rührt weitere 2 Stunden, entfernt den Ether und extrahiert den Rückstand mit n-Pentan. Aus dem Extrakt scheiden sich bei -78 °C rote Kristalle von Tris (3-dimethylaminopropyl)chrom ab.

1. Verwendung von metallorganischen Verbindungen der
Formel I
worin
R1 H, eine Alkylgruppe mit 1-8 C-Atomen, die teilweise oder vollständig fluoriert sein kann, eine Cycloalkyl- oder Cycloalkenylgruppe mit 3-8 C-Atomen oder eine Arylgruppe,
M ein Metall der 2. oder 4. Hauptgruppe, der
1., 2 . , 3. , 4., 5., 6., 7. oder 8. Nebengruppe, aus der Gruppe der Seltenen Erden oder auch Wismut, n 1, 2, 3 oder 4, o 0, 1, 2 oder 3 bedeutet, n + o der Oxidationsstufe des Metalls entspricht, Z
X -(CHR2)m-,
-NR2-, oder

A einen Cyclohexan-, Cyclohexen-, Cyclohexadien- oder Phenylring,

R2 H, F oder Alkyl mit 1-8 C-Atomen, wobei die Alkylgruppe teilweise oder vollständig fluoriert sein kann, R3 und R4 jeweils unabhängig voneinander H, eine
Alkylgruppe mit 1-8 C-Atomen, die teilweise oder vollständig fluoriert sein kann, eine Cycloalkenyl- oder Cycloalkylgruppe mit 3-8 C-Atomen oder eine Arylgruppe, m 1, 2, 3 oder 4 und s, r, p und q jeweils unabhängig voneinander 0, 1,
2 oder 3 bedeuten, wobei die Verbindungen der Formel I zusätzlich noch einen oder mehrere Neutralliganden gebunden haben können, mit der Maßgaise, daß im Falle M = Zn, X dann nicht
-(CHR2)m- bedeutet, zur Abscheidung des Metalls auf Substraten durch Spin-on-oder Gasphasenabscheidung. Verwendung von metallorganischen Verbindungen der
Formel I nach Anspruch 1 zur Abscheidung epitaktischer Schichten.
3. Verfahren zur Herstellung dünner Filme oder Schichten auf Substraten durch Metallabscheidung aus metallorganischen Verbindungen, dadurch gekennzeichnet, daß als metallorganische Verbindungen die Verbindungen der Formel I nach Anspruch 1 eingesetzt werden.
4. Verfahren nach Anspruch 4, dadurch gekennzeichnet, daß man zur Herstellung von elektrischen, dielektrischen, elektronischen, optischen und optoelektronischen Systemen während des Abscheidungsprozesses eine oder mehrere unter den angewandten Reaktionsbedingungen geeignete Verbindungen des Arsens, Antimons oder Phosphors zuführt.
5. Verfahren nach Anspruch 4, dadurch gekennzeichnet, daß man zusätzlich zu den metallorganischen Verbindungen der
Formel I während des Abscheidungsprozesses Dotierstoffe zusetzt.
6. Verfahren nach Anspruch 4, dadurch gekennzeichnet, daß die Verbindungen der Formel I nach Anspruch 1 als Dotierstoffe während des Abscheidungsprozesses von anderen metallorganischen Verbindungen zugesetzt werden.
7. Verbindungen der Formel II
worin R1, o, M, X', Y, Y' und n die in Formel I in
Anspruch 1 gegebene Bedeutung haben.
Verbindungen der Formel II nach Anspruch 7, dadurch gekennzeichnet, daß sie zusätzlich einen oder mehrere Neutralliganden koordinativ gebunden haben.
