Description
- Allgemeiner Stand der Technik
- Die Industrie für die Fertigung von Halbleitern erfordert Materialien und eine Technologie zum Abscheiden, die angemessen sind, um Metalle, Metallgemische und Gemische von Metallverbindungen in dünnen Schichten bzw. Filmen, Steckern bzw. Anschlüssen, Bahnen und Mustern auf Halbleiter- und isolierenden oder dielektrischen Substraten abzuscheiden, wodurch geeignete elektrische Vorrichtungen für integrierte Schaltungen, Speichergeräte und Flachbildschirmgeräte erzeugt werden.
- Zum Abscheiden von Metallen, Metallverbindungen und deren Gemischen auf geeigneten Substraten elektronischer Materialien sind verschiedene Verfahren bekannt, dazu gehören physikalische Verfahren, das Zerstäuben, die Molekularstrahlepitaxie, die Verdampfung und Laserablation, das Legieren und das chemische Aufdampfen (plasma-, licht- oder laserverstärkt).
- Das chemische Aufdampfen (CVD) hat aufgrund seiner Eigenschaften, für ein gleichmäßiges und konformes Abscheiden zu sorgen, und seiner Fähigkeit, eine Reihe von Materialien bei sehr gut steuerbaren Bedingungen abzuscheiden, in den letzten Jahren einen Vorteil erzielt. Das chemische Aufdampfen kann typischerweise in einer gesteuerten Art und Weise für hohe Aufdampfraten von hochreinen Materialien sorgen.
- Gate-Dielektrika aus Zirconium- und Hafniumoxynitrid und Gate-Dielektrika aus Zirconium- und Hafniumsiliciumoxynitrid sind durch mehrere Verfahren erzeugt worden, z.B. durch Beschichten durch Vakuumzerstäuben, Plasmabeschichten und Elektronenstrahlen. Diese Gates erzielen höhere Dielektrizitätskonstanten als herkömmliche thermische dielektrische Siliciumdioxid- oder Siliciumschichten, und sie können dicker sein.
- Repräsentative Artikel im Stand der Technik, die die Erzeugung von Metallfilmen aus Zirconium und Hafnium, von Dielektrika aus Zirconium- und Hafniumoxynitrid und Zirconium- und Hafniumsiliciumoxynitrid erläutern, sind folgende:
US 6,503,561 offenbart ein thermisches CVD-Verfahren zum Abscheiden von Schichten aus mehreren Metallen aus einem lösungsmittelfreien Gemisch von zwei oder mehreren Vorläuferverbindungen aus einem Metall-Liganden-Komplex, z.B. Zirconium, Hafnium, Aluminium, Germanium usw., auf einem Substrat, wobei der Ligand aus Alkylen, Imiden, Amiden, Halogeniden, Nitraten, Fluor ausgewählt ist, durch Direkteinspritzung der Flüssigkeit in eine Entspannungsverdampfungszone, und das lösungsmittelfreie Gemisch wird vor dem Abscheiden der Schicht aus mehreren Metallverbindungen mit Sauerstoff gemischt. -
US 6,291,867 offenbart die Erzeugung von Gate-Dielektrika aus Hafnium- und Zirconiumsiliciumoxynitrid durch Plasmaabscheiden. Ein Verfahren schließt das Plasmaabscheiden von Zirconiumsilicid auf einem Substrat ein, wobei in einer Atmosphäre, die Sauerstoff und Stickstoff einschließt, z.B. NO, geglüht wird. Nach einem anderen Verfahren wird die Siliciumsilicidschicht in einer nichtoxidierenden Atmosphäre geglüht, die NH3 oder Stickstoff einschließt, und danach in einer oxidierenden Atmosphäre geglüht. Für die Erzeugung der Silicidschichten wird ein CVD-Verfahren offenbart. - Der Artikel Thermally Stable CVD HfOxNy Advanced Gate Dielectrics With Poly-Si Gate Electrode, 2002 IEEE O-7803-7463-X/02/$17,00 (C) offenbart die Erzeugung von HfOxNy-Schichten, wobei eine Tetrakisdiethylaminohafnium-Vorläuferverbindung mit N2, Trägergas und Ammoniak durch schnelles thermisches CVD abgeschieden wird, darauf folgt das Glühen nach dem Abscheiden bei 800 bis 900°C. Bei diesem Verfahren wird das HfOxNy bei einer Temperatur von 700 bis 800°C gezüchtet.
- In einem Vergleichsbeispiel wurde HfO2 bei 500°C abgeschieden, wobei O2 und die gleiche Vorläuferverbindung verwendet wurden, darauf folgte das Glühen nach dem Abscheiden.
- Kurze Zusammenfassung der Erfindung
- Die Erfindung betrifft die Verbesserung eines Verfahrens zur Erzeugung von Zr- und Hf-oxynitrid-Filmen bzw. -schichten (ZrOxNy und HfOxNy) und Zr- und Hf-siliciumoxynitrid-Filmen (Zr(Si)zOxNy und Hf(Si)zOxNy), die für die Verwendung bei elektronischen Anwendungszwecken, wie dielektrischen Gates, geeignet sind. Die Variable (x), die Variable (y) und die Variable (z) sind positive Zahlen größer als 0. Die Verbesserung bei diesem Verfahren umfaßt:
- (a) Erzeugen eines Reaktionsgemischs in einer Kammer für das chemische Aufdampfen durch Einführen einer Zr oder Hf enthaltenden Vorläuferverbindung, einer Sauerstoffquelle und einer Stickstoffquelle in die Kammer für das chemische Aufdampfen, ohne daß die Zr oder Hf enthaltende Vorläuferverbindung vor dem Einführen in die Kammer für das chemische Aufdampfen mit der Sauerstoffquelle und der Stickstoffquelle gemischt wird; und
- (b) Kontakt eines Substrats mit dem Reaktionsgemisch bei einer erhöhten Temperatur, z.B. bei einer Temperatur von 300 bis 700°C, in der Kammer wodurch ein Zr- und Hf-oxynitridfilm abgeschieden wird.
- Durch das beschriebene Verfahren können einige Vorteile erzielt werden, dazu gehören:
die Möglichkeit, qualitative Zr/Hf-oxynitrid-Filme und Zr/Hf-Si-oxynitrid-Filme zu erzeugen;
die Möglichkeit, einen signifikanten Stickstoffgehalt in die Oxynitridfilme einzuführen;
die Möglichkeit, ein chemisches Aufdampfungsverfahren anzuwenden, um das Abscheiden vorzunehmen;
die Möglichkeit, ein Verfahren bei niedrigen Temperaturen anzuwenden und eine niedrige Temperatur des Wafers (Substrats) aufrechtzuerhalten, wenn die Zr/Hf-oxynitrid-Filme und Zr/Hf-Si-oxynitrid-Filme abgeschieden werden; und
die Möglichkeit, qualitative Filme in einem einzigen Verfahrensschritt zu erzeugen. - Kurze Beschreibung der Erfindung
- Die Figur ist eine graphische Darstellung von Hafniumsilciumoxynitrid-Filmen bei unterschiedlichen Temperaturen in Prozent gegenüber der Temperatur.
- Ausführliche Beschreibung der Erfindung
- Diese Erfindung betrifft die Verbesserung von Verfahren zum Abscheiden von Zr/Hf-oxynitrid-Filmen und Zr/Hf-Si-oxynitrid-Filmen auf einem Substrat, wie einen Silicium-Wafer, für die Verwendung bei Halbleitervorrichtungen. Bei diesem Verfahren zum Abscheiden von Zr/Hf-oxynitrid-Filmen wird in einer Kammer für das chemische Aufdampfen ein Reaktionsgemisch erzeugt, die aus einer Zirconium- oder Hafnium-Vorläuferverbindung, einer Stickstoffquelle und einer Sauerstoffquelle besteht, und bei der Herstellung von Zr/Hf-Si-oxynitrid-Filmen wird dem Reaktionsgemisch eine Silicium-Vorläuferverbindung zugesetzt.
- Bei der Durchführung dieses Verfahrens kann eine große Vielfalt von Zirconium- und Hafnium-Vorläuferverbindungen verwendet werden, die mindestens einen Liganden enthalten. Dazu gehören Zirconium- und Hafniumchloride, Zirconium- und Hafniumamide. Andere Liganden für Zirconium- und Hafnium-Vorläuferverbindungen schließen die C1-8-Alkyle und -Alkoxide; Siloxide, Halogenide, Hydride, Imide, Azide, Nitrate, Cyclopentadienyle und Carbonyle ein. Die Vorläuferverbindung ist bei Umgebungsbedingungen vorzugsweise flüssig.
- Zu bestimmten Beispielen von Halogenid gehören Zirconium- und Hafniumtetrachlorid, und zu bestimmten Amiden gehören jene, die aus der Gruppe ausgewählt sind, die aus Dimethylamido Zr(N(CH3)2)4 oder Hf(N(CH3)2)4, Diethylamido Zr(N(CH2CH3)2)4 oder Hf[N(CH2CH3)2]4, Ethylmethylamido Zr[N(CH2CH3)(CH3)]4 oder Hf[N(CH2CH3)(CH3)]4. oder Butylamido, Dipropylamido, Methylpropylamido, Ethylpropylamido besteht. Bestimmte Alkoxide werden aus der Gruppe von Methoxy, Ethoxy, Propoxy und Butoxy Zr(OC4H9)4 oder Hf(OC4H9)4 ausgewählt.
- Es kann eine große Vielzahl von Si-Vorläuferverbindungen verwendet werden, wenn Zr-Si- und Hf-Si-oxynitrid-Filme erwünscht sind. Der Ligand der Si-Vorläuferverbindung ist vorzugsweise der gleiche wie der oder dem ähnlich, der für die Zirconium- und Hafnium-Vorläuferverbindung verwendet wurde, um Zr/Hf-Si-oxynitrid-Filme herzustellen. Ein Typ von Siliciumamid ist der mit der Formel (H)xSi(NR1R2)4- x, wobei R1 und R2 C1-8-Alkyle sind und x die ganze Zahl 0, 1, 2 oder 3 ist. Eine bestimmte Form von Siliciumamid wird aus der Gruppe ausgewählt, die aus Si[N(CH2CH3)2]4, Si[N(CH2CH3)(CH3)]4, Si[N(CH3)2]4, HSi[N(CH2CH3)2]3, HSi[N(CH2CH3)(CH3)]3, HSi[N(CH3)2]3 oder H2Si[NH(C4H9)]2 besteht. Die Menge der Silicium-Vorläuferverbindung, die bei der Erzeugung der Zr-Si- und Hf-Si-oxynitrid-Filme verwendet wird, liegt in der Entscheidung des Ge stalters der Filme, d.h. z ist positiv, wenn Zr-Si- und Hf-Si-oxynitrid-Filme hergestellt werden.
- Beim hier beschriebenen CVD-Verfahren ist die bevorzugte Ligandenform das Amid. Es bietet die Möglichkeit, das Abscheiden von Zirconium- und Hafniumoxynitrid-Filmen und Zirconium- oder Hafniumsiliciumoxynitrid-Filmen auf einem Substrat, wie einem Silicium-Wafer, bei niedrigen Temperaturen des Substrats, z.B. 400 bis 500°C, typischerweise bei 0,013 bar (10 Torr) oder weniger durchzuführen.
- Bei der Erzeugung der Zr/Hf-oxynitrid-Filme und der Zr/Hf-Si-oxynitrid-Filme können herkömmliche Sauerstoff- und Stickstoffquellen verwendet werden. Zu den Sauerstoffquellen gehören Sauerstoff, Wasser, NO2, NO, N2O, Ozon und Luft, wohingegen zu den Stickstoffquellen das Amid, Ammoniak, NO, Luft, N2O, NO2, N2H2 usw. gehören. Für eine einfache Durchführung und Steuerung sind Sauerstoff und Ammoniak als Sauerstoff- bzw. Stickstoffquelle bevorzugt. Die Stickstoff/Sauerstoff-Quelle, NO, erfordert typischerweise höhere Verarbeitungstemperaturen.
- Ein Schlüssel für das erfolgreiche Abscheiden von qualitativen von Zr/Hf-oxynitrid-Filmen und Zr/Hf-Si-oxynitrid-Filmen auf einem Substrat, wie einem Silicium-Wafer, durch chemisches Aufdampfen besteht darin, die Vorläuferverbindung der Kammer für das chemische Aufdampfen getrennt aus der Sauerstoffquelle und der Stickstoffquelle, d.h. ohne vorheriges Mischen, zuzuführen. Durch die Verwendung von getrennten Zuführungsleitungen wird es möglich, das Mischen der Vorläuferverbindungen mit den protischen Stickstoffquellen und mit den Sauerstoffquellen zu vermeiden, bevor sie in die Reaktionskammer gelangen. Es wurde festgestellt, daß das vorherige Mischen der Vorläuferverbindung entweder mit der Sauerstoff- oder der Stickstoffquelle, obwohl das bei CVD-Verfahren üblich ist, vor dem Erreichen der Kammer zu einer Reaktion führt. Wenn das erfolgt, ist das Abscheiden ineffektiv und läßt sich schwer steuern.
- Ein Vorteil, der hier durch diese Praxis erzielt wird, besteht darin, daß durchweg große Mengen von Stickstoff im Oxynitridfilm erreicht werden können. Auf atomarer Basis liegen die Stickstoffmengen, d.h. der Wert y in der Formel ZrOxNy oder HfOxNy, bei 1 bis im allgemeinen 5 % und darüber. Typischerweise kann y im Bereich von 10 bis 30 % liegen. Der Wert für x kann in den Filmen im Bereich von 40 bis 50 liegen, obwohl andere Werte erzeugt werden können, wenn die Sauerstoffmenge im Reaktionsgemisch gesteuert wird.
- Die folgenden Beispiele sollen die verschiedenen Ausführungsformen der Erfindung erläutern.
- Beispiel 1
- Abscheiden von Filmen, die Hf, Si, Sauerstoff und Stickstoff enthalten, unter Verwendung von Hf[N(CH2CH3)2]4, Si[N(CH3)2]4, O2 und NH3
- Ein flüssiges Gemisch von Vorläuferverbindungen, das aus Hf[N(CH2CH3)2]4 und Si[N(CH3)2]4 in einem Gewichtsverhältnis von 1:2 bestand, wurde über eine Flüssigkeitszufuhr zu einem erwärmten Verdampfer befördert und einer Kammer für die CVD-Reaktion zugeführt, wobei ein Strom von 200 sccm He-Spülgas durch einen Injektorring verwendet wurde, der sich über dem Substrat befand, das angehoben oder abgesenkt werden konnte. Ein Oxidationsmittelgemisch, das aus 15 sccm O2, bis zu 15 sccm NH3 und bis zu 300 sccm He-Verdünnungsgas bestand, wurde der Kammer getrennt zugeführt, und die Eintrittsstelle des Oxidationsmittelgemischs war vom Injektorring der Vorläuferverbindung durch eine Diffusionsplatte getrennt, die angehoben oder abgesenkt werden konnte. Die Vorläuferverbindung und die Oxidationsmittel reagierten am erwärmten Substrat (300 bis 700°C), wodurch Filme erzeugt wurden, die Hf, Si, O und N enthielten, was durch RBS bestimmt wurde. Der Kammerdruck wurde bei 0,0013 bar (1 Torr) gehalten, wobei ein Druckregelventil verwendet wurde. Mit Strömen mit 5 bis 10 sccm O2 und 1,85 sccm NH3 und 0,1 ml/min Vorläuferverbindung wurden bei den angegebenen geschätzten Wafer-Temperaturen, d.h. 410, 430 und 450°C, die Filmzusammensetzungen erreicht, die in der graphischen Darstellung in der Figur angegeben sind.
- Die Ergebnisse in der graphischen Darstellung in der Figur zeigen Filme mit Stickstoffmengen von mehr als 10 Atom-% bis zu etwa 28 Atom-% Stickstoff. Die graphische Darstellung zeigt auch, daß in der CVD-Kammer eine niedrige Temperatur des Wafers, z.B. 410 bis 450°C, aufrechterhalten werden kann.
- Beispiel 2
- Abscheiden von Filmen, die Hf, Si, Sauerstoff und Stickstoff enthalten, unter Verwendung von Hf[N(CH3)2]4, Si[N(CH3)2]4, O2 und NH3
- Ein flüssiges Gemisch von Vorläuferverbindungen, das aus Hf[N(CH2CH3)2]4 und Si[N(CH3)2]4 in einem Gewichtsverhältnis von 5:7 bestand, wurde über eine Flüssigkeitszufuhr zu einem erwärmten Verdampfer befördert und einer Kammer für die CVD-Reaktion zugeführt, wobei ein Strom von 200 sccm He-Spülgas durch eine Injektorring verwendet wurde, der sich über dem Substrat befand, das angehoben oder abgesenkt werden konnte. Ein Oxidationsmittelgemisch, das aus 30 sccm O2, bis zu 5 sccm NH3 und bis zu 200 sccm He-Verdünnungsgas bestand, wurde der Kammer getrennt zugeführt, und die Eintrittsstelle des Oxidationsmittelgemischs war vom Injektorring der Vorläuferverbindung durch eine Diffusionsplatte getrennt, die angeho ben oder abgesenkt werden konnte. Die Vorläuferverbindung und die Oxidationsmittel reagierten am erwärmten Substrat (300 bis 700°C), wodurch Filme erzeugt wurden, die Hf, Si, O und N enthielten, was durch RBS bestimmt wurde. Der Kammerdruck wurde bei 0,0013 bis 0,0019 bar (1 bis 1,5 Torr) gehalten, wobei ein Druckregelventil verwendet wurde. Mit Strömen mit 15 bis 30 sccm O2 und 1,85 bis 5 sccm NH3 und 0,1 bis 0,2 ml/min Vorläuferverbindung wurden bei geschätzten Substrattemperaturen zwischen 400 und 500°C vernünftige Abscheidungsraten und eine vernünftige Filmqualität erzielt.
- Beispiel 3
- Abscheiden von Filmen, die Hf, Sauerstoff und Stickstoff enthalten, unter Verwendung von Hf[N(CH2CH3)2]4, O2 und NH3
- Dem Verfahren von Beispiel 1 wurde gefolgt außer daß Hf[N(CH2CH3)2]4 dem erwärmten Verdampfer durch die Flüssigkeitszufuhr zugeführt wurde und unter Verwendung eines Stroms von 200 sccm He-Spülgas durch einen Injektorring, der sich über dem Substrat befindet, das angehoben oder abgesenkt werden kann, einer CVD-Reaktionskammer zugeführt wurde. Das Abscheiden findet statt, und es wird ein Hafniumoxynitrid-Film erzeugt.
- Vergleichsbeispiel 4
- Dem Verfahren von Beispiel 1 wird gefolgt, außer daß gemäß dem Prozeß eines typischen CVD-Verfahrens der Strom der Vorläuferverbindung und der Oxidationsmittelstrom, der Ammoniak enthält, zusammen durch einen Rieselkopf zugeführt werden.
- Wenn diese Konfiguration versucht wird, liegt typischerweise entweder kein Abscheiden vor oder Stickstoff wird entweder gar nicht oder in signifikant in den Film eingeführt. Obwohl wir uns nicht festlegen möchten, kann angenommen werden, daß dieses Ergebnis auf dem Problem bei der Reaktion der Stickstoffquelle beruht.
- Beispiel 5
- Das Verfahren von Beispiel 3 wird wiederholt, außer daß ein spezieller Rieselkopf verwendet wird, in dem eine Trennung von Ammoniak und der Vorläuferverbindung vorliegt, d.h. die die Vorläuferverbindung und den Ammoniak enthaltenden Ströme werden durch abwechselnde Löcher im Rieselkopf zugeführt. Das Abscheiden des Films findet wie in den Beispielen 1 bis 3 statt.
- Beispiel 6
- Dem Verfahren von Beispiel 1 wird gefolgt, außer daß die Hafniumvorläuferverbindung Hafniumchlorid ist. Obwohl diese Vorläuferverbindungen akzeptabel sind, ist deren Verwendung nicht ohne Probleme. Diese Vorläuferverbindungen sind bei herkömmlichen Bedingungen Feststoffe und zeigen folglich beim Einführen in die Kammer für das chemische Aufdampfen Probleme. Außerdem kann die Verwendung dieser Vorläuferverbindungen mit Ammoniak zur Bildung von Ammoniumchloridpartikeln in der Kammer führen, die bei der Herstellung von integrierten Schaltungen schädlich sind.
Claims (13)
- Abscheidungsverfahren zum Erzeugen eines Metalloxynitrid-Films, ausgewählt aus der Gruppe, die aus Zr- und Hf-oxynitrid-Filmen besteht, wobei das Verfahren umfaßt: A. Erzeugen eines Reaktionsgemischs in einer Kammer für das chemische Aufdampfen, indem (a) der Kammer für das chemische Aufdampfen eine Vorläuferverbindung in Gasform zugeführt wird, die aus der Gruppe ausgewählt ist, die aus einer Zr und Hf enthaltenden Vorläuferverbindung besteht; und (b) der Kammer eine Sauerstoffquelle und eine Stickstoffquelle getrennt zugeführt werden, so daß das Mischen der Sauerstoffquelle und der Stickstoffquelle mit der Vorläuferverbindung nicht vor der Zufuhr in die Kammer für das chemische Aufdampfen stattfindet; und B. Kontakt des entstandenen Reaktionsgemischs mit einem Substrat in der Kammer für das chemische Aufdampfen, wobei das Substrat auf eine erhöhte Temperatur erwärmt ist, um das Abscheiden des Metalloxynitrid-Films durchzuführen.
- Verfahren nach Anspruch 1, wobei die Metallvorläuferverbindung der Kammer für das chemische Aufdampfen in Gasform mit einem Druck von 0,013 bar (10 Torr) oder weniger zugeführt wird.
- Verfahren nach Anspruch 1 oder 2, wobei das Substrat auf eine Temperatur von 300 bis 700°C erwärmt wird.
- Verfahren nach den Ansprüchen 1 bis 3, wobei die Metallvorläuferverbindung ein Zr- oder Hf-amid ist.
- Verfahren nach Anspruch 4, wobei das Zr- oder Hf-amid aus der Gruppe ausgewählt ist, bestehend aus Zr[N(CH2CH3)2]4, Zr[N(CH2CH3)(CH3)]4, Zr[N(CH3)2]4, Hf[N(CH2CH3)2]4, Hf[N(CH2CH3)(CH3)]4 oder Hf[N(CH3)2]4.
- Verfahren nach Anspruch 5, wobei die Sauerstoff- und Stickstoffquelle NO, N2O oder NO2 ist.
- Verfahren nach Anspruch 4, wobei die Sauerstoffquelle O2, H2O, O3 oder H2O2 ist.
- Verfahren nach Anspruch 7, wobei die Stickstoffquelle NH3 oder N2H4 ist.
- Verfahren nach den Ansprüchen 1 bis 5, wobei die Sauerstoffquelle O2 und die Stickstoffquelle NH3 ist.
- Verfahren nach den Ansprüchen 1 bis 5, wobei der Kammer für das chemische Aufdampfen eine Silicium-Vorläuferverbindung zugesetzt wird, um einen Zr- oder Hf-siliciumoxynitrid-Film zu erzeugen.
- Verfahren nach Anspruch 10, wobei die Silicium-Vorläuferverbindung ein Siliciumamid ist.
- Verfahren nach Anspruch 11, wobei das Siliciumamid die Formel (H)xSi(NR1R2)4-x hat, wobei R1 und R2 C1-8-Alkyle sind und x die ganze Zahl 0, 1, 2 oder 3 ist.
- Verfahren nach Anspruch 12, wobei das Siliciumamid aus der Gruppe ausgewählt ist, die aus Si[N(CH2CH3)2]4, Si[N(CH2CH3)(CH3)]4, Si[N(CH3)2]4, HSi[N(CH2CH3)2]3, HSi[N(CH2CH3)(CH3)]3, HSi[N(CH3)2]3 oder H2Si[NH(C4H9)]2 besteht.
