Description
- Elektronische Vorrichtungen, die unter einer großen Vielzahl von Umweltbedingungen einsatzfähig sein sollen, müssen neben anderen Belastungen Feuchtigkeit, Hitze und Abrieb widerstehen können. Ein erhebliches Maß an Bemühungen ist bekannt geworden, das auf die Herstellung von Beschichtungen für elektronische Vorrichtungen gerichtet war, die die Zuverlässigkeit dieser Vorrichtungen steigern. Keine der bis heute verfügbaren üblichen Beschichtungen, einschließlich von keramischen und metallischen Verpackungen, ist gut genug, um eine elektronische Vorrichtung gegenüber allen belastenden Umwelteinwirkungen zu schützen.
- Ein gemeinsamer Grund für das Versagen von elektronischen Vorrichtungen sind Mikrorisse oder Hohlräume in der Oberflächenpassivierung des Halbleiterchips, was die Einführung von Verunreinigungen ermöglicht. Es besteht also ein Bedarf an einem Verfahren, das die Bildung von Mikrorissen, Hohlräumen oder Nadellöchern (pinholes) in anorganischen Beschichtungen von elektronischen Vorrichtungen vermeidet.
- Passivierende Beschichtungen auf elektronischen Vorrichtungen können Barrieren gegen ionische Verunreinigungen darstellen, beispielsweise gegen Chloridionen (Cl-) und Natriumionen (Na+) , die in eine elektronische Einrichtung eindringen und die Übermittlung von elektronischen Signalen unterbrechen können. Die passivierende Beschichtung kann auch auf elektronische Vorrichtungen aufgebracht werden, um einigen Schutz gegen Feuchtigkeit und flüchtige organische Chemikalien zu gewährleisten.
- Filme aus amorphem Silizium (im folgenden a-Si genannt) sind Gegenstand von intensiven Forschungsbemühungen für verschiedene Anwendungen in elektronischen Industrien gewesen, die Verwendung von Filmen aus a-Si zum Schutz von elektronischen Vorrichtungen gegen Umwelteinflüsse oder zum hermetischen Abschluß ist jedoch nicht bekannt. Eine Anzahl von möglichen Verfahren zur Herstellung von a-Si- Filmen ist bereits beschrieben geworden. Beispielsweise sind die folgenden Beschichtungsverfahren für die Herstellung von Filmen aus amorphem Silizium verwendet worden: Chemische Beschichtung aus der Dampfphase (CVD). Durch Plasma unterstützte CVD (PECVD), reaktives Aufsputtern, Ionenplattierung (ion plating) und Photo-CVD usw. Ganz allgemein ist das durch Plasma unterstützte CVD-Verfahren in der Industrie eingeführt und wird weithin für das Aufbringen von a-Si-Filmen benutzt.
- Der Fachmann auf diesem Gebiet weiß, daß es nützlich ist, innerhalb des Aufbaues einer elektronischen Vorrichtung und zwischen den metallisierten Schichten ebenmachende Schichten anzuordnen. Gupta und Chin (Microelectronics Processing, Chapter 22, "Characteristics of Spin-On Glass Films as a Planarizing Dielectric", pp349-65, American Chemical Society, 1986) haben aus vielen miteinander verbundenen Schichten bestehende Systeme mit Isolierung von metallisierten Schichten mittels üblicher dielektrischer isolierender Zwischenschichten aus dotierten oder nicht dotierten SiO&sub2;-Glasfilmen beschrieben. Dielektrische CVD-Filme bewirken jedoch bestenfalls eine konforme Bedeckung der Merkmale des Substrats, was einer kontinuierlichen und einheitlichen Bedeckung (step coverage) durch eine überlagerte metallisierte Schicht nicht dienlich ist. Die schlechte Beschichtung (step coverage) führt zu diskontinuierlichen und dünnen Stellen in den Leitungslinien, was zu einem Abfall in den Metallisierungsausbeuten ebenso wie zu Zuverlässigkeitsproblemen der Vorrichtungen führt. Aufrotierte (spin-on) Glasfilme sind verwendet worden, um eine isolierende Zwischenschicht zwischen den metallisierten Schichten zu schaffen, deren Deckschicht später mittels litographischer Techniken geformt wird. Im Gegensatz zu den eben gemachten dielektrischen Zwischenschichten ist jedoch nicht bekannt, die Deckschichten auf der Oberfläche einer elektronischen Vorrichtung eben zu machen.
- Nach den Lehren des Standes der Technik genügt in den meisten Fällen nicht ein einziges Material, um die immer ansteigenden Anforderungen an spezielle Beschichtungen zu befriedigen, wie sie in der elektronischen Industrie vorkommen. Verschiedene Anforderungen an die Beschichtungen, wie Mikrohärte, Feuchtigkeitsbeständigkeit, Sperrwirkung gegen Ionen, Haftung, Duktilität, Zugstärke, thermische Expansionskoeffizienten usw., müssen durch aufeinanderfolgende Schichten aus verschiedenen Beschichtungen erfüllt werden.
- Silizium und Stickstoff enthaltende präkeramische Polymere, wie Silazane, sind in verschiedenen Patenten, mit Einschluß des US Patents Nr. 4,404,153, erteilt am 13. September 1983 an Gaul, offenbart worden. Gaul beschreibt ein Verfahren zur Herstellung von R'&sub3;SiNH enthaltenden Silazanpolymeren, wobei Chlor enthaltende Disilane mit (R'&sub3;Si)&sub2;NH in Berührung gebracht und umgesetzt werden. Dabei bedeutet R' Vinyl, Wasserstoff, einen Alkylrest mit 1 bis 3 Kohlenstoffatomen oder den Phenylrest. Gaul beschreibt auch die Verwendung der präkeramischen Silazanpolymeren für die Herstellung von Silizium, Kohlenstoff und Stickstoff enthaltenden keramischen Materialien.
- Gaul erhielt nach dem US Patent Nr. 4,312,970, erteilt am 26. Januar 1982, keramische Materialien durch Pyrolyse von präkeramischen Silazan-Polymeren, die durch Umsetzung von Organochlorsilanen mit Disilazanen erhalten wurden.
- Im US Patent Nr. 4,340,619, erteilt am 20. Juli 1982, beschreibt Gaul keramische Materialien, die durch Pyrolyse von präkeramischen Silazan-Polymeren erhalten wurden, die ihrerseits durch Umsetzung von Chlor enthaltenden Disilanen mit Disilazanen hergestellt waren.
- Cannady erhielt nach dem US Patent Nr. 4,540,803, erteilt am 10. September 1985, präkeramische Materialien durch Pyrolyse von präkeramischen Silazan-Polymeren, die durch Umsetzung von Trichlorsilan und Disilazanen hergestellt waren.
- Frye und Collins beschreiben im US Patent Nr. 3,615, 272, erteilt am 26. Oktober 1971, sowie in Frye et al., J. Am. Chem. Soc., 92, p. 5586, 1970, die Herstellung von Hydrogensilsesquioxan-Harzen.
- Die gleichzeitig anhängige Stammanmeldung Nr. 87 309 356.1 betrifft die Verbesserung des Schutzes von elektronischen Vorrichtungen durch bei niedriger Temperatur erzeugte, mehrschichtige keramische oder keramikartige Beschichtungen auf der Oberfläche der Vorrichtungen. Was dort entdeckt wurde, ist ein Verfahren zur Herstellung von Beschichtungen für elektronische Vorrichtungen aus katalysierten Hydrogensilsesquioxan-Harzen und einer oder mehreren Silizium und Stickstoff enthaltenden keramischen oder keramikartigen Beschichtungen.
- Die anhängige Stammanmeldung Nr. 87 309 356.1 betrifft die Erzeugung von ein- und mehrschichtigen Beschichtungen zum Schutz von elektronischen Vorrichtungen bei niedriger Temperatur. Die einschichtigen Beschichtungen umfassen eine Beschichtung, die erzeugt wird, indem man auf eine elektronische Vorrichtung eine durch Platin oder Rhodium katalysierte lösungsmittelhaltige Lösung eines Hydrogensilsesquioxan-Harzes, (HSiO3/2)n, aufbringt. Die aus zwei Schichten bestehenden Beschichtungen enthalten (1) eine Schicht, die erzeugt wurde, indem auf eine elektronische Vorrichtung eine durch Platin oder Rhodium katalysierte lösungsmittelhaltige Lösung eines Hydrogensilsesquioxan- Harzes, (HSiO3/2)n aufbringt, und (2) eine Deckschicht aus einem Silizium enthaltenden Material, einem Silizium und Stickstoff enthaltenden Material, einem Silizium und Kohlenstoff enthaltenden Material oder einem Silizium, Kohlenstoff und Stickstoff enthaltenden Material. Die erste Schicht ist eine ebenmachende (planarizing) und passivierende SiO&sub2;-Schicht, die in üblicher Weise aufgebracht wird, beispielsweise durch Fließbeschichtung, Rotationsbeschichtung (spin coating), Tauchbeschichtung und Sprühbeschichtung einer elektronischen Vorrichtung. Die zweite Schicht ist eine Barriereschicht aus Silizium enthaltendem Material, entstanden durch CVD oder Plasmaunterstütztes CVD von Halogensilanen oder Halogendisilanen, Silazanen oder Gemischen von Alkanen, Silanen und Ammoniak.
- Die gleichzeitig anhängige Stammanmeldung Nr. 87309 356.1 betrifft auch die Erzeugung eines aus drei Schichten bestehenden Beschichtungssystems für den Schutz von elektronischen Vorrichtungen, wobei die erste Schicht eine durch Platin und/oder Rhodium katalysierte, SiO&sub2; enthaltende ebenmachende Schicht ist, die mittels einer lösungsmittelhaltigen Lösung von Hydrogensilsesquioxan-Harzen, (HSiO3/2)n, mit nachfolgender Hitzebehandlung erzeugt wurde, bei der das Material keramisiert wird und ein im wesentlichen SiO&sub2; enthaltendes Material bildet. Die zweite Schicht, die der Passivierung dient, ist eine keramische oder keramikartige Schicht, die durch Keramisierung einer präkeramischen, Silizium und Stickstoff enthaltenden Polymerschicht erhalten wurde, oder ist eine Silizium und Stickstoff enthaltende, eine Silizium, Kohlenstoff und Stickstoff enthaltende oder eine Silizium und Kohlenstoff enthaltende Schicht, die durch thermische, UV-, CVD-, Plasma-unterstützte CVD- oder Laser-Verfahren aufgebracht wurde. Die dritte Schicht in diesen aus drei Schichten bestehenden Beschichtungen ist eine Deckschicht (a) aus einem Silizium enthaltenden Material, das durch CVD, Plasma-unterstütztes CVD oder durch Metall gefördertes CVD eines Halogensilans, Halogendisilans, Halogenpolysilans oder eines Gemisches dieser Stoffe, oder (b) aus einem Silizium und Kohlenstoff enthaltenden Material, aufgebracht durch CVD oder Plasma-unterstütztes CVD eines Halogensilans, Halogendisilans, Halogenpolysilans oder eines Gemisches dieser Stoffe sowie eines Alkans oder Alkylsilans, oder (c) aus einem Silizium und Stickstoff enthaltenden Material, das durch CVD oder Plasma-unterstütztes CVD eines Halogensilans, Halogendisilans, Halogenpolysilans oder eines Gemisches dieser Stoffe und Ammoniak aufgebracht wurde, oder (d) aus einem Silizium, Kohlenstoff und Stickstoff enthaltenden Material, das durch CVD oder Plasma-unterstütztes CVD von Hexamethyldisilazan oder Gemischen aus Silanen, Alkanen, Alkylsilanen und Ammoniak aufgebracht wurde.
- Die katalysierten ebenmachenden SiO&sub2;-Schichten zeigen verbesserten Gewichtsverlust gegenüber den nicht katalysierten ebenmachenden SiO&sub2;-Schichten.
- Die vorliegende Erfindung bezieht sich auf die Entdeckung, daß katalysierte keramische oder keramikartige Siliziumdioxid-Schichten (SiO&sub2; enthaltende Schichten) mit einem Silizium und Stickstoff enthaltenden Material zum Schutz der elektronischen Vorrichtungen ebenso wie anderer integrierter Schaltkreise beschichtet werden können.
- In der vorliegenden Erfindung sind mit "keramikartig" diejenigen pyrolisierten Materialien gemeint, die nicht völlig frei von restlichem Kohlenstoff und/oder Wasserstoff, aber im übrigen in ihrem Charakter keramikartig sind. Unter "elektronischer Vorrichtung" werden im Rahmen der vorliegenden Erfindung u. a. Vorrichtungen verstanden, die elektronische Vorrichtungen, Vorrichtungen auf Basis Silizium sowie Galliumarsenid, focal plane arrays, optoelektronische Vorrichtungen, photovoltaische Zellen und optische Vorrichtungen einschließen. Die Beschichtungen nach der vorliegenden Erfindung sind auch als dielektrische Schichten, dotierte dielektrische Schichten für die Herstellung von transistorartigen Vorrichtungen, mit Pigmenten beladene, Silizium enthaltende Bindersysteme für die Herstellung von Kondensatoren und kondensatorartigen Vorrichtungen, mehrschichtige Vorrichtungen, 3-D-Vorrichtungen, Silizium-auf-Isolator (SOI)-Vorrichtungen (silicon-on-insulator (SOI) devices), Supergittervorrichtungen (super lattice devices) usw. geeignet.
- Die vorliegende Erfindung stellt ein Verfahren zum Beschichten eines Substrates mit einem keramischen oder keramikartigen Silizium und Stickstoff enthaltenden Material zur Verfügung, bei dem man:
- (1) ein Silizium und Stickstoff enthaltendes präkeramisches Material, das durch Umsetzung eines cyclischen Silazans oder eines Gemisches cyclischer Silazane mit einem Silizium enthaltenden Material, ausgewählt aus der Gruppe, bestehend aus Halogendisilanen und Halogensilanen, erhalten wurde, mit einem Lösungsmittel verdünnt;
- (2) ein Substrat mit der verdünnten Lösung des präkeramischen Polymeren beschichtet;
- (3) die verdünnte Lösung des präkeramischen Polymeren in Abwesenheit von Luft trocknet, so daß das Lösungsmittel verdampft und eine Schicht des präkeramischen Polymeren auf dem Substrat verbleibt; und
- (4) das beschichtete Substrat in Abwesenheit von Luft erhitzt, um ein keramisch oder keramikartig beschichtetes Substrat zu erzeugen.
- Das Verfahren nach dieser Erfindung kann als Teil eines Verfahrens zur Erzeugung einer mehrschichtigen, keramischen oder keramikartigen Beschichtung auf einem Substrat gemäß der gleichzeitig anhängigen Stammanmeldung Nr. 87 309 356.1 verwendet werden. Dieses Verfahren umfaßt die folgenden Schritte: (A) Man beschichtet eine elektronische Vorrichtung, indem man ein Hydrogensilsesquioxan- Harz (HSiO3/2)n mit einem Lösungsmittel verdünnt, die verdünnte Lösung des Hydrogensilsesquioxan-Harzes mit einem Metallkatalysator, ausgewählt aus der Gruppe, bestehend aus Platin-Katalysatoren und Rhodium-Katalysatoren, katalysiert und die katalysierte verdünnte Lösung des Hydrogensilsesquioxan-Harzes auf eine elektronische Vorrichtung aufbringt; man trocknet die katalysierte verdünnte Lösung des Hydrogensilsesquioxan-Harzes (HSiO&sub3;/&sub2;)n, um das Lösungsmittel zu verdampfen und dadurch auf der elektronischen Vorrichtung eine Beschichtung aus katalysiertem Hydrogensilsesquioxan-Harz (HSiO3/2)n als präkeramischem Material zu erzeugen, keramisiert das als präkeramisches Material aufgebrachte katalysierte Hydrogensilsequioxan-Harz (HSiO3/2)n zu Siliziumdioxid, indem man die beschichtete Vorrichtung auf eine Temperatur zwischen 150 und 1000ºC erhitzt, um eine keramische oder keramikartige Beschichtung zu erzeugen, und (B) man bringt auf die keramisch oder keramikartig beschichtete Vorrichtung eine Silizium und Stickstoff enthaltende Beschichtung nach dem Verfahren nach der vorliegenden Erfindung auf. Vorteilhaft wird die beschichtete Vorrichtung auf eine Temperatur von 150 bis 1000ºC in einer inerten oder Ammoniak enthaltenden Atmosphäre erhitzt, um die keramische oder keramikartige Silizium und Stickstoff enthaltende Schicht auf der elektronischen Vorrichtung zu erzeugen.
- Das Verfahren nach der vorliegenden Erfindung kann auch als Teil eines Verfahrens zur Erzeugung einer mehrschichtigen, keramischen oder keramikartigen Beschichtung verwendet werden. Dieses Verfahren umfaßt die folgenden Schritte: (A) Man verfährt wie eben definiert und (B) man bringt auf die keramisch oder keramikartig beschichtete Vorrichtung eine passivierende Schicht nach dem Verfahren der vorliegenden Erfindung auf, die ein Silizium und Stickstoff enthaltendes Material enthält, und (C) man bringt auf die keramisch oder keramikartig beschichtete Vorrichtung eine Silizium enthaltende Schicht auf, indem man in einer Reaktionskammer ein Silan, Halogensilan, Halogendisilan oder Halogenpolysilan oder ein Gemisch dieser Stoffe in der Dampfphase bei einer Temperatur zwischen 200 und 600ºC in Gegenwart der keramisch oder keramikartig beschichteten Vorrichtung zersetzt, wodurch eine elektronische Vorrichtung mit einer mehrschichtigen, keramischen oder keramikartigen Beschichtung erhalten wird.
- Bei einer anderen Variante zur Erzeugung einer mehrschichtigen, keramischen oder keramikartigen Beschichtung auf einem Substrat schließt der Schritt (C) eine Arbeitsweise ein, bei der man auf die keramisch oder keramikartige Beschichtung eine Silizium und Stickstoff enthaltende Schicht aufbringt, indem man in einer Reaktionskammer ein Silan, Halogensilan, Halogendisilan, Halogenpolysilan oder ein Gemisch dieser Stoffe und Ammoniak in der Dampfphase bei einer Temperatur zwischen 150 und 1000ºC in Gegenwart der keramisch oder keramikartig beschichteten Vorrichtung zersetzt, wodurch eine elektronische Vorrichtung mit einer mehrschichtigen, keramischen oder keramikartigen Beschichtung erhalten wird.
- Alternativ schließt der Schritt (C) eine Arbeitsweise ein, bei der man auf die keramisch oder keramikartig beschichtete Vorrichtung eine Silizium und Kohlenstoff enthaltenden Schicht aufbringt, indem man in einer Reaktionskammer ein Silan, Halogensilan, Halogendisilan, Halogenpolysilan, Alkylsilan oder ein Gemisch dieser Stoffe sowie ein Alkan mit 1 bis 6 Kohlenstoffatomen oder ein Alkylsilan in der Dampfphase bei einer Temperatur zwischen 150 und 1000ºC in Gegenwart der keramisch oder keramikartigen Vorrichtung zersetzt, wodurch eine elektronische Vorrichtung mit einer mehrschichtigen keramischen oder keramikartigen Beschichtung erhalten wird.
- Bei dem in der Stammanmeldung Nr. 87 309 356.1 offenbarten Verfahren wird ein Hydrogensilsesquioxan-Harz (HSiO3/2)n verdünnt (z. B. auf 0,1 bis 10 Gewichtsprozent), und zwar mit einem Lösungsmittel, wie n-Heptan oder Toluol. Zu der Lösung des Silsesquioxan-Harzes wird der Platin-Katalysator oder Rhodium-Katalysator, beispielsweise in Form von 60 Teilen (Ch&sub3;CH&sub2;S)&sub2;PtCl&sub2; auf eine Million Teile Harz in 0,01 Gramm Toluol, zugesetzt. Die katalysierte präkeramische lösungsmittelhaltige Lösung wird dann auf eine elektronische Vorrichtung aufgebracht, und man läßt das Lösungsmittel verdampfen, indem man die Schicht bei Raumtemperatur trocknen läßt. Das Verfahren zum Aufbringen der katalysierten präkeramischen Polymerlösung auf die elektronische Vorrichtung kann unter anderem in Rotationsschichtung (spin coating), Tauchbeschichtung, Sprühbeschichtung oder Fließbeschichtung bestehen. Das katalysierte Hydrogensilsesquioxan- Harz (HSiO3/2)n als präkeramisches Material wird in Luft zu einem SiO&sub2; enthaltenden Material oxidiert. Auf diese Weise wird eine präkeramische Polymerschicht aufgebracht, die durch Erhitzen der beschichteten Vorrichtung, beispielsweise für eine Stunde auf 400ºC, keramisiert wird. Eine dünne keramische oder keramikartige, ebenmachende Schicht von weniger als 2 Mikron (oder etwa 3000 bis 5000 Angström) wird auf diese Weise auf der Vorrichtung erzeugt. Die so erzeugte ebenmachende Schicht kann dann mit einer passivierenden Silizium und Stickstoff enthaltenden keramischen oder keramikartigen Schicht nach der vorliegenden Erfindung oder mit einer durch CVD aufgebrachten Silizium enthaltenden Schicht, Silizium und Kohlenstoff enthaltenden Schicht oder Silizium und Stickstoff enthaltenden Schicht oder mit einer Kombination dieser Schichten versehen werden.
- Ein anderes signifikantes Ergebnis der Katalysierung des Silsesquioxan-Harzes mit Platin und/oder Rhodium ist die vorteilhafte Verminderung des Gewichtsverlustes, den man bei der Einwirkung von erhöhten Temperaturen beobachtet. So zeigte ein Silsesqioxan-Harz, das in einer thermogravimetrischen Analyse (TGA) unter Heliumatmosphäre ansteigenden Temperaturen ausgesetzt wurde und keinen Platin- Katalysator enthielt, einen Gewichtsverlust von 20 Gewichtsprozent, während das mit dem Platin-Katalysator katalysierte Silsesquioxan-Harz nur einen Gewichtsverlust von 14% zeigte. Die erhebliche Verbesserung von um 6% verminderten Gewichtsverlust, die auf den Platin-Katalysator zurückgeht, zeigt eine verbesserte Vernetzung des Harzes unter Bildung von Polymeren mit höherem Molekulargewicht und höherer Verkohlungsausbeute (char yield) an, ein für die Keramisierung wichtiges Merkmal.
- Weiterhin zeigen TGA-Experimente in Luft mit nicht katalysiertem sowie mit durch Platin katalysiertem Silsesquioxan-Harz einen Gewichtsverlust von 9% im erstgenannten Falle im Vergleich zu einer Gewichtszunahme von 6% im letzteren, d. h. die katalysierte Probe zeigte zunächst einen Gewichtsverlust von 4%, als nicht reagiertes Material verdampfte, jedoch bei fortgesetztem Erhitzen von etwa 400ºC auf etwa 1000ºC eine Gewichtszunahme von 6% im Vergleich zu dem anfänglichen Gewicht als Ergebnis der Oxidation.
- Eine andere, mit Rhodium katalysierte Probe Hydrogensilsesquioxan-Harz, die auf 1000ºC unter Heliumatmosphäre erhitzt wurde, zeigte einen Gewichtsverlust von 30%, aber ein Gewichtsverlust von 68% wurde ohne Rhodium-Katalysator unter sonst identischen Bedingungen beobachtet. Wenn das Hydrogensilsesquioxan-Harz mit Rhodium katalysiert und an der Luft erhitzt wurde, ergab sich durch Einbau von Sauerstoff eine Gewichtszunahme von 7%, ähnlich der Zunahme, die bei Katalyse durch Platin beobachtet wurde.
- Bei Abwesenheit von Rhodium-Katalysator zeigte dasselbe Harz beim Erhitzen auf 1000ºC in Luft einen Gewichtsverlust von 28%.
- Platin-Katalysatoren oder Rhodium-Katalysatoren fördern also die Oxidation von verbliebenen SiH-Bausteinen zunächst zu SiOH und dann weiter zu SiOSi. Dieses Phänomen der oxidativen Gewichtszunahme wurde in nicht katalysierten Silsesquioxan-Harzproben nicht beobachtet. Die durch die vorliegende Erfindung erzielbaren höheren Molekulargewichte und verminderten Gewichtsverluste sind wichtige Fortschritte gegenüber dem Stand der Technik, weil die nachfolgende Keramisierung der Polymeren mit höherem Molekulargewicht höhere keramische Ausbeuten ergibt.
- Die Vernetzung (cure) der Hydrogensilsesquioxan-Harze ist nicht auf die oxidative Vernetzung in Luft beschränkt. Die obigen Erörterungen machen deutlich, daß die vorliegende Erfindung für die Vernetzung von Hydrogensilsesquioxan-Harzen mit Platin-Katalysatoren oder Rhodium- Katalysatoren auch in Abwesenheit von Luft brauchbar ist. Zusätzlich kann das Harz mit Platin- oder Rhodium-Katalysatoren in Ammoniak enthaltender Atmosphäre vernetzt werden.
- Platin-Katalysatoren und Rhodium-Katalysatoren, die in der vorliegenden Erfindung verwendet werden können, schließen unter anderem (Ch&sub3;CH&sub2;S)PtCl&sub2;, Platinacetylacetonat und den Rhodium-Katalysator RhCl&sub3;(Ch&sub3;CH&sub2;CH&sub2;CH&sub2;S)&sub3; ein, der von Dow Corning Corporation, Midland, Michigan erhältlich ist. Jeglicher Platin- oder Rhodiumverbindung oder -Komplex, der in dem Hydrogensilsesquioxan-Harz solubilisiert werden kann, eignet sich als Katalysator für die Vernetzung und fällt in den Bereich dieses Patents.
- Ebenfalls zum Bereich der Erfindung gehörige präkeramische, Silizium und Stickstoff enthaltende Polymermaterialien zum Schutz von elektronischen Vorrichtungen sind die neuen präkeramischen Polymeren, die sich von cyclischen Silazanen und halogenierten Disilanen ableiten, sowie die neuen präkeramischen Polymeren, die sich auf cyclische Silazane und Halogensilane gründen. Diese Materialien sind offenbart und beansprucht in EP-A2 0 266 912 und EP-A2 0 266 918. Die oben beschriebenen neuen präkeramischen, Silizium und Stickstoff enthaltendenden Polymeren, die sich von cyclischen Silazanen und Halogensilanen und/oder halogenierten Disilanen ableiten, sind ebenfalls für den Schutz von jeglichen Substraten geeignet, die die für die Keramisierung der präkeramischen Polymeren erforderlichen Temperaturen aushalten. Noch andere Silizium und Stickstoff enthaltenden Materialien können für die Verwendung in der vorliegenden Erfindung geeignet sein.
- In der vorliegenden Erfindung wird ein präkeramisches, Silizium und Stickstoff enthaltendes Polymeres auf einen niedrigen Feststoffgehalt (z. B. 0,1 bis 5 Gewichtsprozent) in einem Lösungsmittel, wie Toluol oder n-Heptan, verdünnt. Die Lösung des Silizium und Stickstoff enthaltenden Polymeren wird dann (nach irgendeiner der zuvor diskutierten Methoden) auf die elektronische Vorrichtung aufgebracht, die zuvor mit dem keramisierten SiO&sub2; enthaltenden Material beschichtet worden war, und das Lösungsmittel wird durch Trocknen in einer inerten oder Ammoniak enthaltenden Atmosphäre entfernt. Auf diese Weise wird eine Beschichtung aus einem präkeramischen Polymeren aufgebracht, die durch Erhitzen der beschichteten Vorrichtung für ungefähr eine Stunde auf Temperaturen bis zu 400ºC unter Argonatmosphäre keramisiert wird. Auf diese Weise werden dünne keramische oder keramikartige passivierende Beschichtungen von weniger als 2 Mikron (oder etwa 3000 bis 5000 Angström) erzeugt.
- Ein bevorzugter Temperaturbereich für die Keramisierung oder teilweise Keramisierung der Silizium und Stickstoff enthaltenden präkeramischen Polymeren beträgt von 200 bis 400ºC. Ein besonders bevorzugter Temperaturbereich für die Keramisierung der Silizium und Stickstoff enthaltenden präkeramischen Polymeren liegt zwischen 300 und 400ºC. Das Verfahren der Keramisierung oder teilweisen Keramisierung durch Einwirkung von Hitze ist jedoch nicht auf übliche thermische Methoden beschränkt. Die Silizium und Stickstoff enthaltenden Polymerschichten, die sich als ebenmachende und passivierende Schichten nach der vorliegenden Erfindung eignen, können ebenso durch andere Strahlung vernetzt werden, beispielsweise durch Bestrahlung mit Laserstrahlen. Die vorliegende Erfindung ist jedoch nicht auf Keramisierungstemperaturen unterhalb von 400ºC beschränkt. Keramisierungstechniken mit Temperaturen von bis zu und einschließlich von 1000ºC werden dem Fachmann geläufig sein und sind für die vorliegende Erfindung brauchbar, wenn die Substrate derartige Temperaturen aushalten.
- Unter "Vernetzung" ("cure") wird im Sinne der vorliegenden Erfindung die Coreaktion und Keramisierung oder teilweise Keramisierung durch Erhitzen der Ausgangsmaterialien in einem solchen Ausmaß verstanden, daß ein festes, polymeres, keramisches oder keramikartiges Schichtmaterial erzeugt wird.
- Die Silizium enthaltende dritte Schicht oder Deckschicht der oben beschriebenen zusammengesetzten Beschichtung kann bei verhältnismäßig niedrigen Reaktionstemperaturen durch den oben erwähnten und in EP-A2-0 234 593 beanspruchten durch Metall geförderten (metal-assisted) CVD- Prozess oder durch übliche, nicht durch Metall geförderte (non-metal-assisted) CVD- oder Plasma-unterstützte CVD- Verfahren erhalten werden. Das durch Metall geförderte CVD-Verfahren ist besonders geeignet, um Schichten aus SiCl&sub4;, SiBr&sub4;, HSiI&sub3;, HSiCl&sub3; und HSiBr&sub3; aufzubringen.
- Die Auswahl von Substraten und Vorrichtungen, die nach dem Verfahren der vorliegenden Erfindung beschichtet werden können, ist nur durch die Notwendigkeit begrenzt, daß die Substrate und Vorrichtungen thermisch und chemisch bei den niedrigeren Zersetzungstemperaturen in der Atmosphäre des Zersetzungsgefäßes beständig sein müssen.
- Das Verfahren nach der vorliegenden Erfindung bringt auf die elektronischen Vorrichtungen, die mit keramisiertem Hydrogensilsesquioxan-Harz (HSiO3/2)n sowie mit keramisiertem Silizium und Stickstoff enthaltendem Material beschichtet sind, eine Silizium enthaltende Deckschicht mit einer Dicke auf, die wie gewünscht variiert werden kann, abhängig von der Konzentration der Siliziumhalogenide, die reduziert werden. Die Deckschichten nach der vorliegenden Erfindung können nach jedem bekannten Verfahren des Standes der Technik aufgebracht werden.
- Die nach dem Verfahren der vorliegenden Erfindung erzeugten Beschichtungen zeigen niedrige Fehlstellendichte (defect density) und sind auf elektronischen Vorrichtungen als Schutzschichten, als korrosions- und abriebbeständige Beschichtungen, als temperatur- und feuchtigkeitsbeständige Beschichtungen sowie als Diffusionsbarrieren gegen ionische Verunreinigungen, wie Na+ und Cl-, sowie als dielektrische Schichten brauchbar. Die Beschichtungen sind weiterhin als dielektrische Schichten, dotierte dielektrische Schichten für die Herstellung von transistorartigen Vorrichtungen, mit Pigmenten beladene, Silizium enthaltende Bindersysteme für die Herstellung von Kondensatoren und kondensatorartigen Vorrichtungen, mehrschichtige Vorrichtungen, 3-D Vorrichtungen, Silizium-auf-Isolator (SOI)-Vorrichtungen und Supergittervorrichtungen (super lattice devices) brauchbar.
- Ein anderes hervorstechendes Merkmal der nach der vorliegenden Erfindung erzeugten Beschichtungen ist ihre Durchlässigkeit für elektromagnetische Strahlung. Ein besonderer Vorzug der Beschichtungen nach der vorliegenden Erfindung ist bei ihrer Verwendung in focal plane arrays, photovoltaischen Zellen oder opto-elektronischen Vorrichtungen gegeben, wobei elektromagnetische Strahlung in eine beschichtete Vorrichtung eintreten oder aus derselben austreten kann.
Claims (5)
1. Verfahren zum Beschichten eines Substrates mit einem
keramischen oder keramikartigen, Silizium und Stickstoff
enthaltenden Material, bei dem man
(1) ein Silizium und Stickstoff enthaltendes präkeramisches
Polymeres , das durch Umsetzung eines cyclischen Silazans
oder eines Gemisches cyclischer Silazane mit einem
Halogendisilan oder einem Halogensilan erhalten wurde, mit einem
Lösungsmittel verdünnt;
(2) ein Substrat mit der verdünnten Lösung des
präkeramischen Polymeren beschichtet;
(3) die verdünnte Lösung des präkeramischen Polymeren in
Abwesenheit von Luft trocknet, so daß eine Schicht des
präkeramischen Polymeren auf dem Substrat verbleibt; und
(4) das beschichtete Substrat in Abwesenheit von Luft
erhitzt, um ein keramisch oder keramikartig beschichtetes
Substrat zu erzeugen.
2. Verfahren nach Anspruch 1, bei dem man in der Stufe (4)
das beschichtete Substrat in einer inerten oder Ammoniak
enthaltenden Atmosphäre auf eine Temperatur von 150 bis
1000ºC erhitzt.
3. Verfahren nach Anspruch 1 oder 2, wobei man das
beschichtete Substrat in der Stufe (4) auf 200 bis 400ºC
erhitzt.
4. Verfahren nach Anspruch 3, wobei man das beschichtete
Substrat in der Stufe (4) auf 300 bis 400ºC erhitzt.
5. Verfahren nach jedem der Ansprüche 1 bis 4, wobei man
in der Stufe (1) das präkeramische Polymere auf einen
Feststoffgehalt von 0,1 bis 5 Gewichtsprozent verdünnt.
