Abstract
一种形成化合物膜的方法,包括步骤:制备源材料,其包括含有ⅠB-ⅢA族合金的颗粒,至少具有一个ⅠB-ⅢA族合金相,ⅠB-ⅢA族合金在所述源材料中构成大于大约50摩尔百分比的ⅠB族元素及大于大约50摩尔百分比的ⅢA族元素;在一基底上以先质膜形式沉积所述源材料;以及在合适的环境下加热所述先质膜,以形成含有ⅠB-ⅢA-ⅥA族化合物的膜。该方法适用于制造太阳能电池和其它电子器件。
Description
本发明涉及制作含有三元和更多元化合物半导体结构的方法,涉及这样的结构及涉及包括这样的结构的电子器件。
光伏器件涉及通过使用称作太阳能电池的有源电子器件把光或太阳能直接转换成电。太阳能电池通常制作在多晶或单晶硅晶片上。然而,与从普通电网得到的电能相比,使用硅基太阳能电池产生电能的成本是很高的,光伏产品的生产成本常用在标准100mw/cm2照明强度下产生每瓦电的美元数来表示。
为了使薄膜太阳能电池技术与常用硅基光伏产品和传统发电方法相竞争,不得不开发能在大面积基片上沉积太阳能电池级的有源层(active layer)的吸收材料及太阳能电池的其它部件的膜生长技术,采用具有高产出和高材料利用率的成本有效方法。因此,已经做了持续的努力以开发基于薄膜多晶化合物半导体吸收层的低成本的太阳能电池。
ⅠB-ⅢA-ⅥA族材料有希望作为高效率薄膜太阳能电池的吸收层。事实上,在通过真空蒸发技术生长的Cu(In,Ga)Se2吸收膜上已经制造出相对高效率的薄膜器件。实验显示的超过17%的转换效率证明当它用于薄膜太阳能电池结构时该种材料能制备非常有效的有源器件。
ⅠB-ⅢA-ⅥA族化合物薄膜的电光特性依赖于它们的化学成分、化学缺陷(defect chemistry)及结构,反过来其又涉及到膜生长技术和参数。已有各种各样的沉积技术用于ⅠB-ⅢA-ⅥA族化合物半导体膜生长。然而,关键是获得具有良好光电和结构特性满足诸如太阳能电池的有源电子器件生产的材料。
在基于ⅠB-ⅢA-ⅥA族吸收膜的太阳能电池中,吸收膜中大量的二元相,例如ⅢA-ⅥA族化合物尤其是ⅠB-ⅥA族化合物一般会破坏化合物的电特性,因而也破坏太阳能电池的特性。另外,人们希望在薄膜太阳能电池结构中最好具有这样一种吸收材料,其具有直径至少在0.5μm的柱状晶粒。而且,对于商业上的寿命,使用低成本设备和工艺技术应能够保证在很大的基片上,例如面积为几平方英尺,沉积成分上相对均匀的层。
ⅠB-ⅢA-ⅥA族薄膜的重要成分参数是ⅠB族一个元素或若干元素对ⅢA族一个元素或若干元素的摩尔比。这常称作Ⅰ/Ⅲ比。一般地讲,使用ⅠB-ⅢA-ⅥA族材料的含铜太阳能电池,其Ⅰ/Ⅲ摩尔比的可接受范围大约为0.80-1.0,当然在用诸如Na掺杂剂的非本征掺杂的某些情况下,这个比率甚至能够低到大约0.6。如果Ⅰ/Ⅲ比超过1.0,低电阻率的铜硒化物相一般要析出并破坏器件的性能。
一种已经能够制造用于太阳能电池生产的相对高质量的ⅠB-ⅢA-ⅥA族膜的技术是将ⅠB,ⅢA和ⅥA族元素共同蒸发到热基片上。如Bloss等人在其综述文章(“薄膜太阳能电池”,Progress in Photovoltaics(光电器件进展),第3卷,3-24页,1995)中所述,采用这种技术的膜生长在高真空室中发生,仔细控制ⅠB族和ⅢA族元素的蒸发速率以把膜的总Ⅰ/Ⅲ比保持在可接受范围。
然而,蒸发方法并不是很容易适应于大面积膜的低成本生产,主要是因为通过蒸发在大面积基片上的均匀沉积是困难的,并且真空设备的成本很高。ⅠB族元素和ⅢA族元素例如Cu的共同溅射并且在ⅥA族蒸气例如Se的情况下也已经作为化合物膜生长的可能方法进行了研究。然而,这个技术面临产额问题。最可能是由于对Ⅰ/Ⅲ比的控制能力差。
生长用于太阳能电池的ⅠB-ⅢA-ⅥA化合物薄膜的另一种技术是两阶段工艺,这里至少ⅠB-ⅢA-ⅥA材料的两种成分首先被沉积到基片上,然后在高温退火工艺中彼此相互化学反应和/或与反应环境起化学反应。1986年Viay K.Kapur等人的美国专利US 4,581,108,1989年James H.Ermer等人的美国专利US 4,789,660,1991年Bulent M.Basol等人的美国专利US5,028,274分别讲授了下述方法;把ⅠB族和ⅢA族元素电沉积在基片上,继之以硒化或硫化的方法;把Cu和In层直流磁控溅射在基片上,继之以硒化的方法;以及把ⅠB族和ⅢA族元素沉积在预先涂覆有薄Te膜的基片上继之以硒化或硫化的方法。
在两阶段工艺中,大面积磁控溅射技术能用作沉积含有ⅠB族和ⅢA族元素的各层,以用作先质膜的制备。例如,在CuInSe2生长的情况下,Cu和In层可被溅射沉积在未加热的基片上,然后可以在升高的温度下在H2Se气体或Se蒸气中硒化该复合膜,如美国专利US 4,789,660和US 5,028,274所展示。
膜生长技术要求沉积工艺期间严格控制材料组份,典型的目标就是在制成膜中,总Ⅰ/Ⅲ比应当在大约0.80-1.0的可接受范围内。对光伏组件的批量生产,这个比率在大面积基片上应当是一致的。在两阶段工艺中每层的均匀性和厚度要控制。
当Ⅰ/Ⅲ比大于1.0时,将引起ⅠB-ⅢA-ⅥA族化合物层中Cu-硒化物相的析出。含有Cu-硒化物相的层具有低的电阻率,一般不用于有源器件的制造中。然而,这引起富Cu膜具有良好的结构特征和大的晶粒尺寸。通过在膜生长工艺期间,为改善生长膜的结构特性,有意地增加Ⅰ/Ⅲ比在1.0以上,然后在沉积工艺结束的时候已经将其降回到可接受的范围,ⅠB-ⅢA-ⅥA族材料的结构特性和它们的组份之间的关系能够被有益地利用,尤其是在共同蒸发的方法中也是如此。通过这样的方法生长的膜常常具有大的晶粒尺寸和良好的电特性。因此,通常允许在ⅠB-ⅢA-ⅥA族化合物的沉积和生长期间改变Ⅰ/Ⅲ比,只不过是在制成膜中总比率应在0.80-1.0的范围内。
由于整个材料Ⅰ/Ⅲ比的均匀性和控制对ⅠB-ⅢA-ⅥA族化合物是重要的,因此在沉积工艺之前,已经做了各种努力以固定材料中的这个比率,然后把这个固定的组份转换成用该材料形成的薄膜中,早期通过这样的方法对CuInSe2生长的努力是利用蒸发和溅射,用预先制备的CuInSe2化合物材料作为蒸发源或溅射靶。然而,这些努力并不能形成太阳能电池级材料,因为其缺乏可重复的组份控制,这可能是由于真空环境中Se和/或In2Se损失导致的。在溅射情况下,靶表面特性的变化也出现一个问题,近来,在由激光烧蚀(laser ablation)CuInSe2靶获得的层上显示出一种比较有效的太阳能电池(H.Dittrich等人,23rdIEEE PV Specialists Conference (第23届IEEE PV专家会议),1993,617页),然而这种方法对大规模生产是不实用的。
制备使用预先固定组分材料的ⅠB-ⅢA-ⅥA族化合物膜的其它努力包括把若干层丝网印刷在基片上并转换成化合物。T.Arite等人在他们1988年发表的文章(20rdIEEE PV Specialists Conference(第20届IEEE PV专家会议),1988,1650页)说明了丝网印刷技术,包括:以1∶1∶2的成份比混合纯的Cu、In和Se粉末制备原始材料,球磨这些粉末形成可丝网印刷的膏,把该膏丝网印刷在基片上,烧结该先质膜形成化合物层。磨碎是在诸如水或1,2-亚乙基二醇单苯基醚(ethylene glycol monophenyl ether)等媒质中进行以减小颗粒尺寸,而膏的形成是利用丙二醇粘合剂做的。通过丝网印刷方法,膏材料被沉积在高温硼硅酸玻璃基片上,形成膜。沉积后处理步骤是在氮气中以700℃退火该膜,在基片上形成化合物膜。
为了评价所制化合物的光伏特征,用由研磨和烧结步骤结果得到的材料制成若干厚片,并在其上制备太阳能电池。报道这些器件仅有大约1%的效率。研究人员还报道了通过用RF溅射在烧结CuInSe2膜上沉积CdS膜也制备出CdS/CuInSe2薄膜结,但归结认为溅射薄膜不能得到比片状样品更好的光伏特性。他们报道的数据显示出In粉末在研磨工艺期间被氧化,Cu、In和Se在磨碎期间彼此相互起化学反应,以及烧结工艺之后获得的CuInSe2材料具有大约1.0ohm·cm的电阻率。这个电阻率仅是用于有效太阳能电池的典型CuInSe2膜值的0.01-1%,并可以显示有不利的Cu-Se相的存在。另外,对于采用钠钙玻璃基片的低成本太阳能电池结构,700℃的烧结温度太高了。
比利时Gent大学的一个研究小组还报道了通过丝网印刷方法沉积的CuInSe2薄层。A.Vervaet等人在1989年出版物中(9thEuropeanCommunitiesPV Solar EnergyConference(第9届欧共体PV太阳能会议),1989,第480页),参考了T.Arita等人的工作,指出铟粉末极易氧化,导致在制成膜中有诸如In(OH)3或In2O3的不想要的相。为此,Gent大学研究小组的技术采用了下述步骤:通过压碎CuInSe2块形成CuInSe2粉末作为原始材料;在球磨中研磨CuInSe2粉末;加过量Se粉和诸如1,2-丙二醇(1,2-propanediol)的其它附加剂到配方中以制备可丝网印刷的膏;把若干层丝网印刷到硼硅酸盐和氧化铝基片上;对这些层高温烧结(500℃以上)形成化合物膜。该方法的困难是找到用于CuInSe2膜形成的合适的烧结辅助剂或助熔剂。在所研究的许多试剂中,铜硒化物是最有利于晶粒生长的,但是含有这种相的膜不能用于有源器件的制造,因为它们的Ⅰ/Ⅲ比要比1.0大。
最近,Gent大学的小组用一种相对低熔点(大约400℃)的化合物CuTlSe2作为溶剂进行实验。在他们1994年的出版物中(第12届欧洲PV太阳能会议,1994,第604页),M.Casteleyn等在他们的CuInSe2膏的配方中使用了CuTlSe2,并实验证实具有Ⅰ/Ⅲ比在可接受范围的膜的晶粒生长。然而,在所得层上制备的太阳能电池,其转换效率仍然很低。仅为1%左右。工艺中使用的超过600℃的绕结温度对低成本玻璃基片仍然很高。由于缺乏不会有害地影响通过这种技术获得的制成膜电子特性的良好烧结助剂,因而使用CuInSe2粉末作为原始材料不会产生良好的结果。在上面参考的丝网印刷技术中采用的烧结温度,对用于沉积ⅠB-ⅢA-ⅥA族化合物膜的低成本基片是很高的(>600℃)。
除了与在大面积基片上控制Ⅰ/Ⅲ比的宏观均匀性相联系的困难外,还要涉及到ⅠB-ⅢA-ⅥA族化合物薄膜的微观非均匀性。在1995年T.Wada等人获得的美国专利US 5,445,847中,研究人员在硫族存在的情况下热处理了ⅠB族元素层和ⅢA族元素层以获得黄铜矿型的化合物。在制得的化合物中他们观察到ⅠB族元素对ⅢA族元素的成分比的偏离,认为成分本身并不总是微观不变的。w为了解决这个问题,他们使用了具有高熔化温度的ⅠB-ⅢA族的氧化物成分代替元素层。他们得出结论:ⅠB-ⅢA族氧化物成分在含有ⅥA族元素或者含有ⅥA族元素的还原化合物的还原气氛之下是不会被热处理温度熔化的,初始成分在微观上能够维持不变。X射线衍射数据显示了ⅠB-ⅢA-ⅥA相的形成。然而,很明显,关于这些层的电子性能并未发表任何数据,也没有制备出诸如太阳能电池的有源器件。
T.Wada等人的欧洲专利第93116575.7号(公布号0595115A1,1994)展示了另一种涉及Ⅰ/Ⅲ比微观控制的方法。那里,通过在含有ⅥA族元素的环境下退火含有Cu、In和In化合物或者从由氧化物,硫化物和硒化物构成的类中选取的同时含Cu和In的化合物的薄膜制备出黄铜矿型化合物。可以断定,由于对太阳能电池级CuInSe2化合物膜,Cu/In比小于1.0是理想的,因此退火前要存在过量ⅢA族元素。根据这些研究,由于其低熔点,In将导致层中的微观不均匀性。因此,就有用高熔点氧化物、硫化物或硒化物取代In的想法。正如同两阶段工艺一样,这是通过将多层沉积到基片上并通过它们的反应以形成理想化合物而实现的。一些多层沉积的例子包括:Cu层和In层的电子束蒸发或溅射,继之以氧化铟、硫代铟或硒化铟的溅射或激光烧结;Cu11In9合金层的共同沉积继之以沉积In的氧化物,硒化物或硫化物的膜;Cu层和In层的沉积,继之以沉积氧化铟,之后为氧化铜层,或硒化铟和硒化铜层,或者硫化铟和硫化铜铟层。
使用含有ⅠB和ⅢA族元素的多层沉积材料的加工技术可以产生因层中含有高熔点化合物,引起的微观成分上的均匀性问题,然而,正如同较简单的两阶段工艺一样,不应该产生Ⅰ/Ⅲ比的更重要的宏观均匀性问题。换句话说,如果含有ⅠB和ⅢA族元素的多层需要被沉积在大面积基片上的话,就要求严格控制每个含有ⅠB和/或ⅢA族元素的层的厚度和厚度的均匀性。在那个方面,例如,对诸如Cu/In/In2O3或Cu/In/Cu2In2O5叠层的成分控制要比简单两阶段工艺的Cu/In叠层的控制要复杂得多。
正如上面对现有技术成果的综述,需要有一种技术,其能够在大面积基片上提供具有良好成分均匀性的ⅠB-ⅢA-ⅥA(和相关的)化合物膜。也需要这样的具有优越电子性能的化合物膜,这些电子性能使它非常适合于制造诸如太阳能电池的有源电子器件。
根据本发明,一种形成化合物膜的方法,包括步骤:制备源材料;将源材料沉积在基底上以制作先质膜,在适当的环境下加热先质膜以制作膜。源材料包括含有ⅠB-ⅢA族合金的颗粒,该颗粒至少具有一个ⅠB-ⅢA族合金相,ⅠB-ⅢA族合金构成源材料中的大于约50摩尔百分比的ⅠB族元素和大于约50摩尔百分比的ⅢA族元素。而膜包括ⅠB-ⅢA-ⅥA族化合物。源材料中ⅠB族和ⅢA族元素的摩尔比可以大于0.80及小于1.0,或基本上大于1.0,在这种情况下,化合物膜的这个比值可以减小到大于约0.80和小于1.0。源材料可由粉末状的颗粒做成液汁。合金相可包含掺杂剂。化合物膜在本方法中可以使用合适的替代物替换,包括ⅡB-ⅣA-ⅤA族化合物或者ⅠB-ⅤA-ⅥA族化合物。本方法还适用于制造太阳能电池和其它电子器件。

常规ⅠB-ⅢA-ⅥA族化合物太阳能电池的一般通用结构和根据本发明做的结构如图1所示。器件制备在基片上,该基片包括例如为玻璃材料的下层10。P型吸收膜12沉积在例如由钼(Mo)做的导电层11上,导电层11对太阳能电池起背面欧姆接触作用,是基片下层的涂层。下层10和其涂层11可合起来看作为基片。
n型透明窗口层13形成在P型吸收膜12上,辐射穿过它进入器件。如果需要,通过将金属网格指状图形(metallic gridfinger patterns)14沉积在窗口层13上做成太阳能电池。最通用的P型吸收膜12是ⅠB-ⅢA-ⅥA族吸收膜12,其成份能由化学通式CuIn1-xGaxSe2(1-y)S2y表示,其中0≤x≤1,0≤y≤1。这组化合物还能由化学通式Cu(In,Ga)(Se,S)2表示。
根据CRC出版公司出版的《CRC化学和物理手册》(CRC Handbook ofChemistry & Physics,第72版,1991-1992)中《化学摘要服务》(CAS)所定义的周期表的列的解释,例如内封页的表来为本文件所述代表特定化合物的组成元素分族。
由各种方法沉积的各种材料能够用于提供图1所示器件的组分。例如,基片下层10可以是刚性的或挠性的,导电的或绝缘的。下层10的可能材料包括(但不限于):片或挠性箔的绝缘下层,例如玻璃,氧化铝、云母或聚酰亚胺材料,或者导电材料,例如钼(Mo)、钨(W)、钽(Ta)、钛(Ti)、铝(Al)、镍(Ni)和不锈钢。
导电层或涂层11由导电材料做成,给ⅠB-ⅢA-ⅥA族半导体吸收膜12提供良好的欧姆接触,导电材料最好是Mo,也可是W、Ta、Ti、金(Au)和氮化物、或磷化物、或碲化物。实际上导电层11可以由二层或多层材料构成。如果下层10是导电材料,它给半导体吸收膜12提供了良好的欧姆接触,就不需要导电层11。
能够利用本发明的教导沉积的ⅠB-ⅢA-ⅥA族半导体吸收膜12的材料是从由铜(Cu)、银(Ag)、铝(Al)、镓(Ga)、铟(In)、铊(Tl)及它们的合金的二元或多元硒化物、硫化物和碲化物构成的类中选取的。吸收膜12层的优选材料是CuIn1-xGaxSe2(1-y)S2y,其中0≤x≤1,0≤y≤1。该层可以另外含有掺杂剂,例如钾(K)、钠(Na)、锂(Li)、磷(P)、砷(As)、锑(Sb)和铋(Bi)以增加其电子特性。
窗口层13具有常用于太阳能电池的一层或多层的透明半导体材料,象镉(Cd)、锌(Zn)和硫(S)或硒(Se)的化合物,例如Cd(Zn)S和ZnSe,或者透明导电氧化物,例如ZnO,氧化铟锡,和氧化锡。不同层还可以配对以优化器件性能。优化的窗口材料的可能结构包括(但不局限于):Cd(Zn)S/CO、ZTnSe/TCO、硒化In(Ga)/TCO、硫化In(Ga)/TCO和氧化In(Ga)/TCO,此处TCO代表一层或多层透明导电氧化物(Transparent Conductive Oxides),例如ZnO、氧化铟锡和氧化锡。窗口层13材料可用本领域已知各种技术进行沉积。按常规理解,例如“Cd(Zn)S”和“In(Ga)”的解释意思是从纯CdS到纯ZnS的全部成分以及从纯In到纯Ga的全部成分。
可以在器件结构上沉积指状图形14以减小窗口层13引入的串联电阻。在使用窄太阳能电池的组件结构中,并不需要指状图形14。还能将防反射涂层(未示出)沉积在窗口层13上以进一步改善成品太阳能电池的效率。
图1中ⅠB-ⅢA-ⅥA族吸收膜12的优选导电类型是p型,窗口层13的优选类型是n型,当然也能使用n型吸收膜及p型窗口层。图1的优选器件结构常称作“基片型”结构。通过首先在例如由玻璃材料制成的透明片状基片上沉积窗口层,之后沉积ⅠB-ⅢA-ⅥA族化合物吸收膜,最后通过导电层形成对器件的背面欧姆接触,也能够构成“覆盖型(superstrate-type)”结构。在这种覆盖型结构中,太阳能量或光是从面对太阳能量或光的覆盖层一侧进入器件的。
图2表示用于沉积ⅠB-ⅢA-ⅥA族化合物膜27的工艺21的通用步骤,这里在膜沉积之前的源材料23中理想Ⅰ/Ⅲ比是固定的,这个固定成分被转换成用于形成ⅠB-ⅢA-ⅥA族化合物膜27的先质膜25。起始材料20是预沉积处理步骤22中使用的初始材料,预沉积处理步骤22处理起始材料20使其在某种程度上变成适合于以先质膜25的形式沉积在选定的基片上。预沉积处理步骤22的结果是使源材料23通过膜沉积步骤24能够以先质膜25的形式被转换到基片上。先质膜25的后沉积处理步骤26形成了最后的ⅠB-ⅢA-ⅥA族化合物膜27。
参考图2,本发明起始材料20的优选形式是粉末。该粉末成分示意于图3。图3中,起始材料20包括含有ⅠB-ⅢA族合金的颗粒31,ⅠB族元素颗粒32,ⅢA族元素颗粒33及ⅥA族元素颗粒34。除ⅠB-ⅢA族合金相之外,含有ⅠB-ⅢA族合金的颗粒31可以包含ⅢA族元素相,例如In和/或Ga。颗粒31中可以包含的ⅠB-ⅢA族合金相有(但不局限于)Cu4In、Cu2In、Cu11In9、Cu16In9、CuIn2、Cu9In4、Cu7In3、CuIn、Cu7In4、CuGa2、Cu9Ga4及其合金。颗粒31的精确相含量依赖于制备方法及希望的Ⅰ/Ⅲ比。例如,利用快速冷却熔化的ⅠB-ⅢA族成分的技术制得的颗粒31极可能含有存在于高温的ⅠB-ⅢA族合金相。当这样的粉末后来经低温退火时,它们的含量可以转化成低温下非常稳定的相。此外,更一般地讲,不会出现ⅠB族和/或ⅢA族元素颗粒32和33。
重要的是含有ⅠB-ⅢA族合金的颗粒31中的Ⅰ/Ⅲ比是固定的和预先是已知的,以及起始材料20粉末的总Ⅰ/Ⅲ比是固定的和已知的。例如,如果ⅠB族元素是Cu,ⅢA族元素是In,以及起始材料20是含有Cu-In合金粉末、Cu粉末和In粉末的混合物,那么最好是Cu31/(Cu31+Cu32)>0.9和In31/(In31+In33)>0.9,这里Cu31是含有Cu-In合金颗粒31的Cu摩尔量,Cu32是Cu颗粒32的Cu摩尔量,In31是含有Cu-In合金颗粒31的In摩尔量,以及In33是颗粒33的In摩尔量。
参考图3,优选ⅠB族元素是Cu,优选ⅢA族元素是In和Ga。优选ⅥA族元素是至少一个从Se、S和Te的类中选取的元素。颗粒31、32、33和34在外形上可以是不规则的或者是圆的。粉末可以是由粉末冶金领域中技术人员已知的各种方法制得。这些技术包括(但不局限于):块状材料的机械研磨,熔体的雾化法或旋转法(atomization or spinning of a melt),湿法冶金技术(hydro-metallurgical techniques),电解技术(electrolytic techniques),沉淀法(precipitation methods)及喷射高温分解(spray pyrolysis)。最近开发的用于纳米颗粒生产的火花腐蚀方法(spark erosion approaches)和化学技术也适合于制备用于本发明的粉末。
图4A到4F图解说明根据本发明和图2的工艺方法,图4A图解表示粉末状的ⅥA族颗粒34与图3的其它颗粒的混合,包括含有ⅠB-ⅢA族合金颗粒31,其用以形成图3的起始材料,以图2的20表示。
图4B图解表示从图4A的混合粉末中去除比预定尺寸大的颗粒。这个去除图上是以将起始材料穿过筛网36表示的。该去除是图2中以标号22代表的预沉积处理。
图4C图解说明仅有较小颗粒的粉末与液体混合作为形成液汁的步骤。这在图上是以将取自烧瓶40的液体38倒入含有粉末的烧杯40来表示的。这是图2中标号22表示的预沉积处理的一部分。
图4D图解说明含有粉末的液体要经过研磨形成液汁。这也是图2中标号22表示的预沉积处理的一部分,以减小颗粒尺寸,更超过起始材料20的水平。为图解简单起见,通过研磨结构42来表示,其包括能够下降到烧杯40的液汁里并能旋转的球体部分44,因而能磨碎液汁中的粉末颗粒。实际上,一般球磨工艺使用了填充有研磨陶瓷球的陶瓷磨罐。当罐旋转或摇动时,球体振动磨碎液体媒质中的粉末形成具有小颗粒的液汁。
图4E图解说明研磨液汁被沉积在大的基片46上。当然这表示图2中标号24代表的膜沉积以及形成了图2中标号25代表的基片上的先质膜。
图4F图解说明其上具有先质膜的基片经过含有ⅥA族元素(蒸气形成)的环境并附带加热在基片上形成ⅠB-ⅢA-ⅥA族化合物膜的过程,这样的化合物膜在图2中用标号27代表。
参看图2和4D,所述预沉积处理步骤22包括研磨。研磨可在液体媒质中完成,例如,水、醇和其它有机液体,或者干法完成。研磨可在室温或低温下完成。研磨步骤的目的是减小源材料中颗粒的尺寸。这对于生长膜的微观均匀性是重要的。一般讲颗粒尺寸应当比生长膜的厚度小,更典型地应小于或者等于2.0μm。这通过标准技术,例如常规的光散射分析可以确定,该标准技术用于保证类中几乎所有的颗粒都小于或等于某一尺寸。这种技术最好能使小于1%的颗粒超过这个尺寸,当然小于5%也是可接收的。这个尺寸一般可看作成颗粒表面两个点之间画的最长的直线。用预沉积处理步骤22获得的源材料23一般可以呈膏、液汁、溶液、悬浊液或干粉的形式。
如果起始材料粉末20或者这样的粉末例如过筛后的粉末里的颗粒尺寸满足该尺寸要求,就可以不需要研磨工艺。例如,在一些技术中,例如火花腐蚀技术,含有ⅠB-ⅢA族合金的微细粉末可以在诸如水的介质液体或在低温的醇或烃液体中形成。还可以分开研磨起始材料20中的各种成分,然后将研磨的成分混合形成起始材料。例如,对于仅仅具有包含ⅠB-ⅢA族合金的颗粒31和ⅥA族元素的颗粒34的起始材料,两种颗粒类型的各种粉末可以分开制备和研磨。研磨两种粉末之后,可以将它们混合形成起始材料。
源材料23还可含有电掺杂剂。这些掺杂剂可以从起始材料中产生,例如,可以以颗粒成分的一个或多个单独类型存在,该颗粒成分是类似于图3中的混合物或者是混合作为其它颗粒成分的附加组分,包括作为ⅠB-ⅢA族合金的组分。当然,作为一个方法,它们可以包括在附加基本粉末或者在包含掺杂剂化合物的附加粉末的形式中,或者甚至是液体中。正如例中所示,这种掺杂剂还可以在工艺的其它时刻包含在ⅠB-ⅢA-ⅥA族化合物膜中。一般ⅠA族和/或ⅤA族元素可用作上述掺杂剂。
参考图2,先质膜25通过将源材料23由膜沉积步骤24以膜的形式沉积在基片上获得,该基片可以是由下层和涂层构成的双层基片。膜沉积步骤24可使用各种技术。对于以膏的形式存在的源材料23,可以采用丝网印刷技术。如果源材料呈液汁或涂料态,可采用本领域技术人员熟知的许多湿法沉积技术,类似喷、刷、滚或填涂(painting by spray,brush,roller or pad)、照相凹版印刷(gravure printing)、压印(stamp printing)、刀具涂覆(knife coating)、喷注涂覆(cup coating)及幕涂(curtain coating)。如果源材料23是干粉末,可利用诸如喷射的干粉涂覆方法将其涂在基片上,该方法包括静电喷涂。对于静电沉积方法,干粉颗粒首先要涂上介质层,以使它们能够带电。先质膜25应具有大于或等于0.5μm和小于或等于20μm的厚度,优选厚度范围是大于或等于1.0μm及小于或等于10μm。
正如所述,假定存在分离的ⅠB族32和ⅢA族33颗粒,最好仍然是对分布于整个源材料23中的含有小ⅠB-ⅢA族合金的颗粒(例如小于或等于2μm),其一个或多个ⅠB-ⅢA族合金中含有,例如,在源材料23中至少50摩尔百分数(%)的ⅠB族元素和至少50摩尔百分数(%)的ⅢA族元素。这方便了最后制成化合物膜27中Ⅰ/Ⅲ比分布的控制和均匀性,不管基片尺寸或者先质膜25或化合物膜27的厚度均匀性。一般地,很高的摩尔百分率,例如在每种情况下为至少60%,至少90%或至少100%,在仅从考虑控制该比率和其分布均匀性来说都是优选的。当然,可包括完全没有分离的ⅠB族和ⅢA族颗粒。
仍参考图2,沉积之后,先质膜25要经过后沉积处理步骤26以形成ⅠB-ⅢA-ⅥA族化合物膜27。后沉积处理26包含热处理,它可以是在炉中常压下退火、真空退火、快速热退火或激光退火。退火步骤期间的环境可以是惰性气氛,例如真空、氩(Ar)、氦(He)或氮(N)(例如为N2),也可以包含诸如氢(H)(例如为H2)的还原气体,以及可以包括诸如Se、S和Te的ⅥA族元素。后沉积处理步骤26退火环境的确切性质依赖于源材料23的性质。例如,如果源材料23包含足量的ⅥA族元素,那么使用的退火环境可以是惰性气氛或还原气氛。另一方面,如果源材料23不包含任何ⅥA族元素或其不含有足量的ⅥA元素,那么退火环境应包含所需的ⅥA族元素以便能够形成良好质量的ⅠB-ⅢA-ⅥA族化合物膜27。
在硒化物生长的情况下,退火环境可包含H2Se、(CH3)2Se、(C2H5)2Se或Se蒸气。在硫化物生长的情况下,可使用H2S、SC2或S蒸气。对硫代硒化物(sulfo-selenide)层,可在退火环境中使用含S和Se物质的混合物,或者是一种类型的ⅥA族元素例如Se包括在先质膜25中,而另一种例如S则在后沉积处理步骤26期间从退火环境中供给。退火温度在350℃到700℃的范围内,最好在400℃到600℃的范围。退火持续时间依赖于退火温度,当采取在炉中退火时,退化时间可在大约5分钟到大约3小时内变化,最好在大约15分钟到大约1小时。
在本发明的一个优选实施例中,源材料23的Ⅰ/Ⅲ摩尔比大于或等于0.80且小于或等于1.0,这个比率基本上以均匀方式做到先质膜25上。参考图2,在此情况下,ⅠB-ⅢA-ⅥA族化合物膜27的Ⅰ/Ⅲ摩尔比很接近源材料23的Ⅰ/Ⅲ比。另一方面,可以制备Ⅰ/Ⅲ比大于1.0和达到约1.2的起始材料23,例如使用Cu11In9,以及可以沉积具有相同比率的先质膜25。在后沉积处理步骤26期间,另外的ⅢA族材料被加在化合物膜27中,使其总Ⅰ/Ⅲ比达到小于或等于1.0(同时大于或等于0.80)的理想范围。如果先质膜25层包含ⅠB-ⅢA-ⅥA族化合物膜27的形成所要求的至少大约80%的ⅠB族元素,以及至少大约80%的ⅢA族元素,那么这样的方法是实用的。否则,应要求附加的ⅢA族元素非常均匀的传递到先质膜25上。
例1
本发明第一个例子使用由熔化雾化技术(melt atomization technique)制得的Cu-In合金起始材料20粉末。在氢幕(hydrogen curtain)并超过900℃的条件下,通过混合和熔化33.25重量百分比的纯铜(Cu)及66.75重量百分比的纯Zn制得起始材料20。这个熔化物的Cu/In比率相应于0.9的摩尔比率。熔化合金在采用Ar气的气体喷雾器(gas atomizer)中转化成粉末形式。淬火的粉末(quenched powder)落进反应器底部的蒸馏水中以进一步冷却。使用625目的筛网筛分粉末起始材料20。通过常规的光学散射评估,颗粒尺寸分析表明:筛分后,粉末基本上是由尺寸在1.3μm到20μm且大于20μm的小于0.3%的颗粒构成。X射线衍射分析表明,存在Cu-In合金相,例如Cu2In,Cu16In9,及可能的Cu11In9。除合金相之外,这种起始材料20中有明显的In相。该例起始材料20中没有ⅠB族元素颗粒32,没有ⅢA族元素颗粒33及没有ⅥA族元素颗粒34。起始材料20仅包含有ⅠB-ⅢA合金的颗粒31,该颗粒除包含ⅠB-ⅢA族合金之外,还包括有In的单质相。所选Cu/In比为0.9。特别是,基于原始重量百分比的这个摩尔比一般能被假定为带到处于液汁的粉末中。类似的假设一般应用在例如这个比率大于大约0.80和小于大约1.0,并应用在这些例子中。
然后通过使用下面的预沉积处理制备源材料23。9.76克的筛分的粉末与22.62克的水混合。在混合物中加入0.14克的湿润剂(新泽西DanielProducts制造的W-22)和0.39克的分散剂(宾夕法尼亚的Rohm & Haas制造的D-3019)。混合物球磨42小时。制得的源材料23呈稀水液汁状。
为测试目的,利用杯涂(cup-coating)技术把这种液汁的先质膜(因而不含ⅥA族)涂在一块常规的成品钠钙玻璃上。这样的玻璃一般包含有大约百分之15到17的氧化钠(重量)。使用的杯子具有6mils(150μm)深的开口,在60℃的热板上干燥后,制成的层约为20μm厚。X射线衍射分析,图5所示,展示的X射线衍射谱表明存在CuIn2相,用星号标示,以及Cu11In9相,用点号标示。通过常规光学散射评估液汁所做的颗粒尺寸分析表明,最大的颗粒尺寸(最大尺寸直径)约为2.0μm,平均颗粒尺寸约0.5μm。
上述结果证明了即使存在诸如In的软材料的情况下的有效颗粒研磨。正如本例所证明的,所述方法在Cu-In合金的形式下将化学式中ⅢA族元素(In)与ⅠB族元素(Cu)化学上更充分地连在一起。任何过量的In在微观上都分散在整个小颗粒中。含有Cu-In合金相和显微分布的In相的颗粒能被有效研磨。如本例所示。这可能是由于Cu-In合金要比In脆的事实。X射线衍射数据还表明在研磨工艺期间,显微分布的In还与Cu-In合金相反应,形成被确定认为CuIn2的富In合金相。尽管研磨是水中进行的,并没有观察到研磨的粉末中有大量In2O3相。这可能是由于本发明中绝大数In在化学上与Cu-In合金连在一起,而合金中In的氧化不如纯In元素的氧化多。
一旦上述先质膜中的物质种类被图5的X射线衍射结果鉴识出,通过杯涂(cup-coating)方法采用上述的液汁在由玻璃下层和Mo涂层(如图3中10和11所示)构成的双层基片上涂上较薄的膜。这个方法还使用了一块常规的成品钠钙玻璃作为下层。结果,先质膜25约4μm厚,并被置于硒化反应器中,并在大约450℃由5%H2Se和95%N2气混合物中退火15分钟。冷却后,从反应器中取出由该方法制得的化合物膜并进行X射线衍射分析。图6为所得的衍射数据。图6的全部峰是与铜-铟-双硒CuInSe2相联系的,除了两个与基片的Mo涂层相关的标着Mo的峰之外。这表明本发明能够产生ⅠB-ⅢA-ⅥA族化合物。另外,由具有Na的钠钙玻璃制得的基片提供了Na,它自然地为CuInSe2提供掺杂剂,结果,假定掺杂是所希望的,那么就不必另外掺杂。理想的掺杂是假设在掺杂的材料中仅存在很小百分数的掺杂剂,一般每种所加掺杂剂都小于大约1摩尔百分数的原子,它们在材料或化学式中可以是替代物。实际上,通常仅有小部分的这个1摩尔百分数变成电活性,在材料中作为掺杂剂,典型为小于此1%的1%。因此,例如,如果掺杂剂出现在初始材料或源材料中,作为一部分ⅠB/ⅢA族合金相的话,这个相就看作为掺杂的ⅠB-ⅢA族合金相考虑,具有很小百分比组成部分的掺杂剂。

在另一例子中,使用第一个例子的起始材料20粉末,将9.78克的筛分的粉末与22.4克水、0.14克W-22、0.39克D-3019和0.1克Se粉末制成混合物。该混合物球磨42小时。制得的源材料23呈稀水液汁状态。用这种方法获得的先质膜25通过与第一个例子相同的杯涂技术用液汁源材料23被沉积在相同形状的双层玻璃/Mo基片上。制得的先质膜25约4μm。制得的先质膜放入硒化反应器中,在5%H2Se和95%N2气混合物下大约450℃退火15分钟。制得层的X射线衍射数据鉴别出化合物膜27为CuInSe2。通过把Se量增加到3.04克,把水减少到22克及将起始材料粉末减少到6.61克重复这个例子。X射线衍射数据证实了CuInSe2的形成。然而,与仅用0.1克Se制得的膜相比,该膜是多孔的。
例3
第三个例子中,第一个例子的熔化喷雾技术用于制得另一种起始材料20粉末,继之以筛分步骤,具有50.78重量百分比的In、36重量百分比的Cu和13.22重量百分比的Ga的不同成分。这个成分对应于Cu/(In+Ga)=0.9和Ga/(Ga+In)=0.3的摩尔比。这里,ⅠB摩尔元素是Cu,ⅢA族是可由化学式InxGA(1-x)表示的In和Ga的合金式混合物,0<x<1。本例中,11.03克的制得起始材料20粉末与25.03克水、0.16克W-22,0.44克D-3019和0.11克Se粉末混合物球磨42小时。由研磨工艺结果获得的液汁源材料23具有一些结块颗粒,它可通过研钵及研杆打碎。使用刷子将液汁涂在钠钙玻璃基片上(使用含有Na的与第一个例子相同的成品钠钙玻璃材料(off-the-shelf soda-lime glass material containing Na))。在制得的层上进行例1的硒化步骤。X射线衍射数据显示了与CuInSe2和CuIn0.7Ga0.3Se2相联系的峰。
例4
在另一个例子中,一块根据第一个例子的制备在玻璃/Mo基片上的CuInSe2膜用于制造CuInSe2/CdZnS太阳能电池器件,使用本领域熟知的标准工艺。薄的CdZnS层用普遍使用的化学电解(bath)沉积技术沉积在CuInSe2上。沉积电解液是由5ml 0.5摩尔醋酸锌、10ml 1.0摩尔醋酸镉、7ml的三乙醇胺、4.5ml的氢氧化铵及55ml的蒸馏水构成。溶液加热到55℃,并将样品放在盛有溶液的烧杯中。将12ml的1.0摩尔的硫脲(thiorea)加到烧杯中,激发CdZnS沉积,持续10分钟。因CuZnSe2膜浸入电解液中,该沉积导致沉积在CuInSe膜背面的CdZnS的附加层,其利用浸有HCl的棉把除去。CdZnS沉积继之以利用普遍使用的金属有机化学气相沉积(MAVD)技术进行透明ZnO层的沉积,采用二乙基锌作为锌源,水蒸气作为氧源。ZnO层的表面电阻约为每方10欧姆。隔离出0.09cm2的太阳能电池并测量。图7示出由这个方法制得的典型器件的伏安(Ⅰ-Ⅴ)特性,具有约7%的转换效率。这个结果证明该方法具有生产出适于制备有源电子器件的电子特性的材料的能力。
例5
在另一例子中,用熔化喷雾技术制得另一具有0.87Cu/In摩尔比的起始材料20粉末,用例1相同方法筛分粉末。研磨后用这种筛分的粉末制得具有相同Cu/In比的液汁源材料23,如第一例子所述。采用相同的杯涂技术将这种源材料23涂在涂Mo玻璃基片上(使用含有Na的与例1相同的成品钠钙玻璃材料)。如例1所述,进行硒化步骤,并按例4所述制造太阳能电池。图8示出制得的典型太阳能电池的Ⅰ-Ⅴ特性,其转换效率为9.42%。
例6
为了证明化合物膜的外部掺杂而不是通过从含钠玻璃的扩散,进行下面实验。
把例5的液汁涂在玻璃/Mo基片上。这次选择的玻璃是Corning7059玻璃,其不含Na。通过选用无Na玻璃基片,可确信任何可观察的掺杂效应并不是由于Na从玻璃经过Mo接触层扩散到化合物层所致。
另外,例5的一部分6ml的液汁注入小杯并将42mg的醋酸钠溶入这种液汁中。掺杂的液汁然后涂在玻璃/Mo基片上,使用Corning7059玻璃。
掺杂的和非掺杂的先质膜进行同例1的硒化。同例4在两个膜上制造器件。结果示于图9的两条Ⅰ-Ⅴ曲线。用非掺杂化合物膜制出的曲线“A”器件有非常低的小于0.5%的转换效率。这是由于CuInSe2层的很高电阻率所致。用掺杂化合物膜制出的曲线“B”器件具有4.5%的极大提高的效率,证明了非本征Na掺杂的有效性。类似肯定的结果适合使用其它Na掺杂剂源,例如硫酸钠和硫化钠。
上述基本方法当然期望是实用的,并且在化合物膜中ⅠB族的一个元素或若干元素与ⅢB族的一个元素或若干元素的摩尔百分比大于或等于0.5并小于或等于1.0时能提供相当肯定的结果。随着这个比率的增加,结果相应地应当改善,典型地更理想的是该比率大于或等于0.80并小于或等于1.0。在一定程度上,使用掺杂能够补偿低端比率。因此例如具有掺杂的0.6的Ⅰ/Ⅲ比将和与不掺杂的非常高的比率具有相匹敌的结果。而且,正如已做的说明,开始或中间比率大于1.0,但在例如退火步骤结束时可以下降到小于1.0。所以开始比率高到1.2也是可实用的,并有很好的结果。
所述方法具有一个适用性的范围,例如,从用于大规模发电的太阳能电池到用于小型器件例如医用传感器的元件。制造至少为一平方英尺和最好为四到八平方英尺的大的器件,基于上述结果,将产生高达10%和至少为7%的效率。最终,在大的模块中有15%的效率将不足为奇。
为简单目的,说明主要集中在基于CuInSe2结构和ⅠB-ⅢA-ⅥA族类型的化合物膜。当然,应当理解,ⅡB-ⅣA-ⅤA族类型的和ⅠB-ⅤA-ⅥA族类型的化合物膜是可以替换的。从这些族中优选的元素是:ⅠB族为Cu,ⅢA族为Ga和In,ⅥA族为S、Se和Te,ⅡB族为Zn和Cd,ⅣA族为硅(Si)、锗(Ge)和锡(Sn)以及ⅤA族为P、砷(As)和Sb。对ⅠB-ⅢA-ⅥA族材料优选的掺杂剂为:ⅠA族例如为Li、Na和K,ⅤA族例如为P、As、Sb和Bi,该掺杂剂应当小于或等于材料的大约1摩尔百分数(%),其用这样的掺杂剂取代它。
当然,显而易见,在不会超过下述权利要求及其等同所界定的本发明精神和范围的情况下,依据特定的环境和应用,详细说明的方法和器件中可以做许多变化和修改。
Claims (34)
1.一种形成化合物膜的方法,包括步骤:
(a)制备源材料,其包括含有ⅠB-ⅢA族合金的颗粒,至少具有一个ⅠB-ⅢA族合金相,ⅠB-ⅢA族合金在所述源材料中构成大于大约50摩尔百分比的ⅠB族元素及大于大约50摩尔百分比的ⅢA族元素;
(b)在一基底上以先质膜形式沉积所述源材料;以及
(c)在合适的环境下加热所述先质膜,以形成含有ⅠB-ⅢA-ⅥA族化合物的膜。
2.根据权利要求1所述的形成化合物膜的方法,其中:
在所述源材料中ⅠB族与ⅢA族元素的摩尔数之比大于约0.80和小于约1.0。
3.根据权利要求1所述的形成化合物膜的方法,其中:
在所述源材料中ⅠB族与ⅢA族元素的摩尔数之比基本上大于1。
4.根据权利要求3所述的形成化合物膜的方法,其中:
在所述化合物膜中ⅠB族与ⅢA族元素的摩尔数之比大于约0.80和小于约1.0。
5.根据权利要求1所述的形成化合物膜的方法,其中:
ⅠB-ⅢA族合金在所述源材料中构成大于约60摩尔百分比的ⅠB族元素和大于约60摩尔百分比的ⅢA族元素。
6.根据权利要求1所述的形成化合物膜的方法,其中:
ⅠB-ⅢA族合金在所述源材料中构成大于约90摩尔百分比的ⅠB族元素和大于约90摩尔百分比的ⅢA族元素。
7.根据权利要求1所述的形成化合物膜的方法,其中:
所述含有ⅠB-ⅢA族合金的颗粒至少具有一个ⅠB族或ⅢA族元素相。
8.根据权利要求1所述的形成化合物膜的方法,其中:
所述源材料还包括具有ⅠB族元素相的颗粒。
9.根据权利要求1所述的形成化合物膜的方法,其中:
所述源材料还包括具有ⅢA族元素相的颗粒。
10.根据权利要求1所述的形成化合物膜的方法,其中:
所述源材料还包括含有ⅥA族的颗粒。
11.根据权利要求1所述的形成化合物膜的方法,其中:
制备源材料的步骤包括制作粉末,该粉末包括含有所述ⅠB-ⅢA族合金的颗粒。
12.根据权利要求11所述的形成化合物膜的方法,其中:
所述粉末基本上具有小于约20微米的颗粒尺寸。
13.根据权利要求11所述的形成化合物膜的方法,其中:
所述粉末基本上具有小于约2微米的颗粒尺寸。
14.根据权利要求1所述的形成化合物膜的方法,其中:
所述先质膜为单层。
15.根据权利要求1所述的形成化合物膜的方法,其中:
所述化合物膜具有大于约0.5微米小于约20微米的厚度。
16.根据权利要求15所述的形成化合物膜的方法,其中:
所述化合物膜具有大于约1微米小于约10微米的厚度。
17.根据权利要求1所述的形成化合物膜的方法,其中制备源材料的步骤包括:
提供包括含ⅠB-ⅢA族合金的颗粒的粉末;和
形成包括含ⅠB-ⅢA族合金的颗粒的液汁。
18.根据权利要求1所述的形成化合物膜的方法,其中:
所述含ⅠB-ⅢA族合金的颗粒包含ⅠB族的Cu和从In或Ga选取的ⅢA族材料。
19.根据权利要求18所述的形成化合物膜的方法,其中:
所述含ⅠB-ⅢA族合金的颗粒包含含有In和Ga合金的ⅢA族材料,合金以化学式InxGa(1-x)代表,其中x大于0小于1。
20.根据权利要求1所述的形成化合物膜的方法,其中:
所述含ⅠB-ⅢA族合金的颗粒分散在整个源材料中。
21.根据权利要求1所述的形成化合物膜的方法,其中:
所述合金相包括掺杂剂。
22.根据权利要求21所述的形成化合物膜的方法,其中:
所述掺杂剂是从Na,K和Li的族中选取的元素。
23.根据权利要求1所述的形成化合物膜的方法,其中:
所述源材料包括掺杂剂。
24.根据权利要求1所述的形成化合物膜的方法,其中:
所述化合物膜包括掺杂剂。
25.一种制作电子器件的方法,包括步骤:
(a)制备源材料,其包括含ⅠB-ⅢA族合金的颗粒,至少具有一个ⅠB-ⅢA族合金相,ⅠB-ⅢA族合金在所述源材料中构成大于约50摩尔百分比的ⅠB族元素和大于约50摩尔百分比的ⅢA族元素;
(b)在基底上以先质膜形式沉积所述源材料;和
(c)在适当的环境中加热所述先质膜,以形成包括ⅠB-ⅢA-ⅥA族化合物的膜。
26.根据权利要求25所述的制作电子器件的方法,其中制备源材料的步骤包括:
提供粉末,该粉末包括含ⅠB-ⅢA族合金的颗粒;以及
制作液汁,该液汁包括含ⅠB-ⅢA族合金的颗粒。
27.一种制作太阳能电池的方法,包括步骤:
(a)制备源材料,其包括含ⅠB-ⅢA族合金的颗粒,至少具有一个ⅠB-ⅢA族合金相,ⅠB-ⅢA族合金在所述源材料中构成大于约50摩尔百分比的ⅠB摩尔元素和大于约50摩尔百分比的ⅢA族元素;
(b)在基底上以先质膜形式沉积所述源材料;和
(c)在适当的环境中加热所述先质膜,以形成含ⅠB-ⅢA-ⅥA族化合物的膜。
28.根据权利要求27所述的制作太阳能电池的方法,其中制备源材料的步骤包括:
提供粉末,该粉末包括含ⅠB-ⅢA族合金的颗粒;以及
制作液汁,该液汁包括含ⅠB-ⅢA族合金的颗粒。
29.一种形成化合物膜的方法,包括步骤:
(a)制备源材料,其包括含合金的颗粒,至少具有一个从ⅠB-ⅢA族合金相,ⅢB-ⅣA族合金相和ⅠB-ⅤA族合金相选择的合金相,所述选择族的合金在所述源材料中构成大于约50摩尔百分比的所述选择族的第一元素和大于约50摩尔百分比所述选择族的第二元素;
(b)在基底上以先质膜的形式沉积所述源材料;和
(c)在合适的环境中加热所述先质膜,以形成膜,该膜包括选自下述的化合物:对应于所述选择的ⅠB-ⅢA族合金相的ⅠB-ⅢA-ⅥA族化合物、对应于所述选择的ⅡB-ⅣA族合金相的ⅡB-ⅣA-ⅤA族化合物、以及对应于所述选择的ⅠB-ⅤA族合金相的ⅠB-ⅤA-ⅥA族化合物。
30.根据权利要求29所述的形成化合物膜的方法,其中:
在所述源材料中,所述选择族的合金构成大于约50摩尔百分比的所述选择族的第一元素和大于约60摩尔百分比的所述选择族的第二元素;
31.根据权利要求29形成化合物膜的方法,其中:
在所述源材料中,所述选择族的合金构成大于约90摩尔百分比的所述选择族的第一元素和大于约90摩尔百分比的所述选择族的第二元素。
32.根据权利要求29形成化合物膜的方法,其中:
所述合金相包括掺杂剂。
33.根据权利要求29形成化合物膜的方法,其中:
所述源材料包括掺杂剂。
34.根据权利要求29形成化合物膜的方法,其中:
所述化合物膜包括掺杂剂。
