技术领域
本发明涉及一种陶瓷基体及基座。
本申请主张基于2018年3月30日于日本申请的日本专利申请2018-066504号的优先权,并将其内容援用于此。
背景技术
近年来,在实施等离子体工序的半导体制造装置中,使用能够在试样台上简单地安装并固定板状试样(晶片),并且能够以所期望的温度维持该晶片的基座。作为基座之一的静电卡盘装置具备一个主表面为载置晶片的载置面的基体及在与载置于载置面的晶片之间产生静电力(库仑力)的静电吸附用电极。通常,基体以电介质材料为形成材料。
作为这种静电卡盘装置,已知一种对电介质材料制载置面进行加工来设置多个突起形状,并在突起形状的顶面上保持板状试样的结构的装置(例如,参考专利文献1)。在这种装置中,通过使冷却用气体在突起部之间的空间内流动,能够冷却板状试样来进行板状试样的温度控制。

发明内容
发明要解决的技术课题
在如专利文献1中记载的静电卡盘装置中,突起形状的顶面与板状试样接触,突起形状受到板状试样的摩擦,由此电介质材料的碎片有时会从突起形状掉落。有时将这种碎片称为“微粒”。
若微粒附着于板状试样,则会成为等离子体工序中的蚀刻偏差或后续工序的污染的原因。因此,要求微粒的产生得到抑制的陶瓷基体及基座。
本发明是鉴于这种情况而完成的,其目的在于,提供一种微粒的产生得到抑制的陶瓷基体及基座。
用于解决技术课题的手段
为了解决上述技术课题,本发明的一种方式提供一种陶瓷基体,其以含有碳化硅粒子的电介质材料为形成材料,基体的表面上的每单位面积的碳化硅粒子的个数少于基体的截面上的每单位面积的碳化硅粒子的个数。
碳化硅粒子的平均粒径可以构成为0.2μm以下。
本发明的第二方式提供一种基座,其具备上述陶瓷基体,陶瓷基体的表面为载置板状试样的载置面。
本发明的第三方式提供一种静电卡盘装置,其包括:静电卡盘部,包括作为载置板的上述陶瓷基体、支撑板、设置在陶瓷基体与支撑板之间的静电吸附用电极及使静电吸附用电极的周围绝缘的绝缘材料层;温度调节用基底部;及粘接剂层,设置在静电卡盘部与温度调节用基底部之间。
上述方式所述的陶瓷基体可以通过包括如下工序的方法来形成:第一工序,对由具有氧化铝粒子或氧化钇粒子作为主相且具有碳化硅粒子作为副相的复合烧结体形成的基材进行喷砂加工来形成多个突起部;及第二工序,包括在所述突起部的形成工序之后进行的以下(a)至(c)中的至少一个子工序。
(a)在处理用腔室内,以900℃以上且1300℃以下对所述基材进行热处理的工序;(b)对所述基材的具有突起部的表面照射激光来进行热处理的工序;及(c)对所述基材的具有突起部的表面进行酸处理的工序。
发明效果
根据本发明,能够提供一种微粒的产生得到抑制的陶瓷基体及基座。

具体实施方式
[第1实施方式]
以下,参考附图对本实施方式所涉及的陶瓷基体及基座的优选例进行说明。另外,在以下的所有附图中,为了便于观察附图,适当地改变了所有或一部分各构成要件的尺寸或比率等。能够在不脱离本发明的范围内对数量、位置、大小、数值、比例、量等进行变更、省略或追加。在以下说明中,作为基座的一例,对静电卡盘进行说明,但本实施方式并不限定于此。作为基座的另一例,例如能够优选举出真空吸附卡盘、吸附式镊子、机械式试样固定装置等。
[静电卡盘装置(基座)]
图1是表示适用了本实施方式的陶瓷基体的静电卡盘装置的剖视图。
本实施方式的静电卡盘装置1具备静电卡盘部2及温度调节用基底部3。静电卡盘部2为以一个主表面(上表面)侧为载置面的俯视圆板状。温度调节用基底部3为设置在所述静电卡盘部2的下方且将静电卡盘部2调整为所期望的温度的较厚的俯视圆板状的部件。并且,静电卡盘部2和温度调节用基底部3经由设置在静电卡盘部2与温度调节用基底部3之间的粘接剂层8粘接。
以下,依次进行说明。
(静电卡盘部)
静电卡盘部2具有载置板11(陶瓷基体)、支撑板12、设置在这些载置板11与支撑板12之间的静电吸附用电极13及使静电吸附用电极13的周围绝缘的绝缘材料层14。载置板11的上表面为载置半导体晶片等板状试样W的载置面11a。支撑板12与所述载置板11形成为一体,且支撑该载置板11的底部侧。载置板11对应于本发明中的“陶瓷基体”。
载置板11及支撑板12为重叠的面的形状相同的圆板状的部件。载置板11及支撑板12由具有机械强度且对腐蚀性气体及其等离子体具有耐久性的陶瓷烧结体(电介质材料)形成。
作为载置板11及支撑板12的形成材料的电介质材料为在绝缘性材料中分散有导电性粒子的复合烧结体。电介质材料具有氧化铝(Al2O3)粒子及/或氧化钇(Y2O3)粒子作为主相的绝缘性材料(粒子)。并且,电介质材料具有碳化硅(SiC)粒子作为副相的导电性粒子。
静电卡盘装置1的载置面11a上的每单位面积的碳化硅粒子的个数少于载置板11的任意的截面上的每单位面积的碳化硅粒子的个数。
只要满足上述特征,则个数的减少比例能够任意选择。例如,可以根据需要使由式(载置面上的每单位面积的碳化硅粒子的个数)/(载置板的截面上的每单位面积的碳化硅粒子的个数)表示的比包括在选自0.01~0.99、0.01~0.85、0.01~0.70、0.01~0.50、0.01~0.40等的范围内。此外,也可以在0.01~0.10、0.10~0.20、0.20~0.30、0.30~0.60等范围内。
认为存在于载置面11a上的碳化硅粒子是产生微粒的原因之一。在通过传统的方法制造出的静电卡盘装置中,载置板的表面和载置板的截面的每单位面积的碳化硅粒子的个数大致相同。
另一方面,本实施方式的静电卡盘装置1通过后述的方法来制造,由此载置板11的表面(载置面11a)上的每单位面积的碳化硅粒子的个数少于载置板11的截面上的每单位面积的碳化硅粒子的个数。认为这种静电卡盘装置1的微粒的产生得到抑制。
载置面11a及载置板11的截面上的每单位面积的碳化硅粒子的个数能够通过使用从载置板11切取一部分而得的试验片,利用扫描型电子显微镜(SE M;Scanning ElectronMicroscope)观察载置面11a及载置板的截面来测定。载置面11a及载置板11的截面上的每单位面积的碳化硅粒子的个数采用从10个试验片获得的测定值的平均值。
作为电介质材料的主相的氧化铝粒子和氧化钇粒子的平均晶体粒径能够任意选择,但优选为5μm以下,更优选为2μm以下。并且,氧化铝粒子、氧化钇粒子的平均晶体粒径优选为0.5μm以上。伴随喷砂加工的裂纹沿着粒子的边界延伸。因此,只要主相的平均晶体粒径为如上所述的值,则能够抑制意料外的裂纹延伸至加工表面深部。
作为电介质材料的副相的碳化硅粒子的平均粒径能够任意选择,但优选为0.2μm以下,更优选为0.1μm以下。并且,碳化硅粒子的平均粒径优选为0.01μm以上。只要副相的平均粒径在上述范围内,则容易减少载置面11a上的每单位面积的碳化硅粒子的个数。
主相的粒子的平均晶体粒径能够通过使用切取电介质材料(基体)的一部分而得的试验片,利用透射型电子显微镜(TEM)观察试验片的表面来求出。具体而言,将得到的电子显微镜照片读取到图像分析式粒度分布测定软件(Ma c-View Version4)中,并计算出200个以上的晶粒的长轴直径。将得到的各晶粒的长轴直径的算术平均值作为要求出的“平均晶体粒径”。
另外,上述软件用于简化工作,可以使工作人员在不使用软件的情况下从电子显微镜照片中读取晶粒的长轴直径来计算平均晶体粒径。此时,在对能够在TEM的观察视场中确认到的晶粒求出使用两条平行线的切线直径时,将该晶粒中的最长的切线直径设为“长轴直径”。
另外,对副相的粒子的平均粒径也使用了200个以上的碳化硅粒子的长轴直径,除此之外,以与上述相同的方法求出。
形成主相的氧化铝粒子及/或氧化钇粒子和形成副相的碳化硅粒子的比率能够任意选择,但通常以体积%比计为99:1~80:20,优选为97:3~88:12。但是,并不仅限定于此。
并且,载置板11及支撑板12的相对于作为形成材料的电介质材料的理论密度的密度(相对密度)优选为95%以上,更优选为97%以上。该相对密度的理想的上限值为100%。
载置板11的载置面11a上以规定的间隔形成有多个直径小于板状试样的厚度的突起部11b,这些突起部11b支撑板状试样W。
包括载置板11、支撑板12、静电吸附用电极13及绝缘材料层14的整体的厚度(即,静电卡盘部2的厚度)能够任意选择,作为一例,为0.7mm以上且5.0mm以下。
例如,若静电卡盘部2的厚度小于0.7mm,则有时会难以确保静电卡盘部2的机械强度。若静电卡盘部2的厚度厚于5.0mm,则静电卡盘部2的热容量增加,有时所载置的板状试样W的热响应性会劣化。并且,有时会因静电卡盘部的横向的热传递的增加而难以将板状试样W的面内温度维持在所期望的温度模式。另外,在此所述的各部的厚度为一例,并不限于所述范围。
静电吸附用电极13用作用于产生电荷并利用静电吸附力固定板状试样W的静电卡盘用电极。可根据其用途来适当调整其形状或大小。
静电吸附用电极13由任意选择的材料形成。所述电极优选由氧化铝-碳化钽(Al2O3-Ta4C5)导电性复合烧结体、氧化铝-钨(Al2O3-W)导电性复合烧结体、氧化铝-碳化硅(Al2O3-SiC)导电性复合烧结体、氮化铝-钨(AlN-W)导电性复合烧结体、氮化铝-钽(AlN-Ta)导电性复合烧结体、氧化钇-钼(Y2O3-Mo)导电性复合烧结体等导电性陶瓷或钨(W)、钽(Ta)、钼(Mo)等高熔点金属形成。
静电吸附用电极13的厚度并无特别限定,例如能够选择0.1μm以上且100μm以下的厚度,更优选为5μm以上且20μm以下的厚度。
若静电吸附用电极13的厚度小于0.1μm,则有时会难以确保足够的导电性。若静电吸附用电极13的厚度超出100μm,则因静电吸附用电极13与载置板11及支撑板12之间的热膨胀系数差,容易在静电吸附用电极13与载置板11及支撑板12之间的接合界面产生裂纹。
这种厚度的静电吸附用电极13能够通过溅射法或蒸镀法等成膜法或丝网印刷法等涂布法容易地形成。
绝缘材料层14围绕静电吸附用电极13来保护静电吸附用电极13免受腐蚀性气体及其等离子体的影响,并且将载置板11与支撑板12之间的边界部(即,静电吸附用电极13以外的外周部区域)接合为一体。绝缘材料层14由与构成载置板11及支撑板12的材料相同的组成或相同的主成分的绝缘材料构成。
(温度调节用基底部)
温度调节用基底部3为用于将静电卡盘部2调整为所期望的温度的较厚的圆板状的部件。作为该温度调节用基底部3,例如优选在其内部形成有使制冷剂循环的流路3A的液冷基座等。
作为构成该温度调节用基底部3的材料,只要为导热性、导电性、加工性优异的金属或含有这些金属的复合材料,则并无特别限制。例如,优选使用铝(Al)、铝合金、铜(Cu)、铜合金、不锈钢(SUS)等。该温度调节用基底部3的至少暴露在等离子体中的面优选被施以耐酸铝(alumite)处理或形成有氧化铝等绝缘膜。
在温度调节用基底部3的上表面侧经由粘接层6粘接有绝缘板7。粘接层6由聚酰亚胺树脂、硅树脂、环氧树脂等具有耐热性及绝缘性的片状或薄膜状的粘接性树脂形成。粘接层例如形成为厚度5~100μm左右。绝缘板7由聚酰亚胺树脂、环氧树脂、丙烯酸树脂等具有耐热性的树脂的薄板、薄片或薄膜形成。
另外,代替树脂片,绝缘板7可以为绝缘性的陶瓷板,并且也可以为氧化铝等具有绝缘性的喷镀膜。
(聚焦环)
聚焦环10为载置在温度调节用基底部3的周边部的俯视圆环状的部件。聚焦环10例如以具有与载置在载置面上的晶片等同的导电性的材料为形成材料。通过配置这种聚焦环10,能够在晶片的周边部使针对等离子体的电环境与晶片大致一致,从而能够使晶片的中央部及周边部之间不易产生等离子体处理的差异或偏差。
(其他部件)
静电吸附用电极13上连接有用于对静电吸附用电极13施加直流电压的供电用端子15。供电用端子15插入于沿厚度方向贯穿温度调节用基底部3、粘接剂层8、支撑板12的贯穿孔16的内部。在供电用端子15的外周侧设置有具有绝缘性的绝缘子15a,供电用端子15通过该绝缘子15a与金属制温度调节用基底部3绝缘。
在图中,将供电用端子15示为一体的部件,但也可以由多个部件电连接来构成供电用端子15。供电用端子15插入于热膨胀系数互不相同的温度调节用基底部3及支撑板12。因此,例如,插入于温度调节用基底部3及支撑板12的部分只要分别由不同的材料构成即可。
作为供电用端子15中与静电吸附用电极13连接且插入于支撑板12的部分(引出电极)的材料,只要是耐热性优异的导电性材料,则并无特别限制。然而,优选热膨胀系数近似于静电吸附用电极13及支撑板12的热膨胀系数。例如,优选由Al2O3-TaC等导电性陶瓷材料形成。
供电用端子15中插入于温度调节用基底部3的部分例如由钨(W)、钽(Ta)、钼(Mo)、铌(Nb)、科瓦(Kovar)合金等金属材料形成。
这两个部件优选用具有柔软性及耐电性的硅类导电性粘接剂连接。
在静电卡盘部2的下表面侧设置有加热元件5。作为一例,加热元件5可举出厚度为0.2mm以下的(优选为0.1mm左右的)具有恒定厚度的非磁性金属薄板,形状也能够任意选择。例如可通过如下方式获得:通过光刻法或激光加工将钛(Ti)薄板、钨(W)薄板、钼(Mo)薄板等)加工成所期望的加热器形状(例如,将使带状的导电薄板蜿蜒的形状的整体轮廓加工成圆环状)。
这种加热元件5可以通过将非磁性金属薄板粘接到静电卡盘部2上之后,在静电卡盘部2的表面进行加工成型来设置。或者,也可以通过在不同于静电卡盘部2的位置加工成型加热元件5之后,转印到静电卡盘部2的表面来设置。
加热元件5通过由厚度均匀的具有耐热性及绝缘性的片状或薄膜状的硅树脂或丙烯酸树脂形成的粘接层4粘接并固定在支撑板12的底面上。
加热元件5上连接有用于向加热元件5供电的供电用端子17。构成供电用端子17的材料能够使用与构成上述供电用端子15的材料等同的材料。供电用端子17分别以贯穿形成在温度调节用基底部3上的贯穿孔3b的方式设置。在供电用端子17的外周侧设置有具有绝缘性的筒状的绝缘子18。
并且,在加热元件5的下表面侧设置有温度传感器20。在本实施方式的静电卡盘装置1中,以沿厚度方向贯穿温度调节用基底部3及粘接层6的方式形成有设置孔21,在这些设置孔21的最上部设置有温度传感器20。另外,温度传感器20优选尽可能设置在靠近加热元件5的位置。因此,也可以以从图中所示的结构进一步向粘接剂层8侧突出的方式延伸形成设置孔21,而使温度传感器20及加热元件5靠近。
作为一例,温度传感器20为在由石英玻璃等形成的长方体形状的透光体的上表面侧形成有荧光体层的荧光发光型温度传感器。该温度传感器20通过具有透光性及耐热性的硅树脂类粘接剂等与加热元件5的下表面粘接。
荧光体层由根据来自加热元件5的热量输入产生荧光的材料形成。作为荧光体层的形成材料,只要是根据发热而产生荧光的材料,则能够选择各种类型的荧光材料。作为一例,荧光体层的形成材料能够举出添加有具有适于发光的能级的稀土类元素的荧光材料、AlGaAs等半导体材料、氧化镁等金属氧化物、红宝石或蓝宝石等矿物。所述形成材料能够从这些材料中适当选择使用。
与加热元件5对应的温度传感器20分别设置在不干涉各自的供电用端子等的加热元件5的下表面周向上的任意位置。
根据这些温度传感器20的荧光来测定加热元件5的温度的温度测量部22能够任意选择,作为一例,可举出以下结构。温度测量部22能够由在温度调节用基底部3的设置孔21的外侧(下侧)对所述荧光体层照射激发光的激发部23、检测从荧光体层发出的荧光的荧光检测器24以及控制激发部23及荧光检测器24且根据所述荧光来计算主加热器的温度的控制部25构成。
而且,静电卡盘装置1具有以沿厚度方向从温度调节用基底部3贯穿至载置板11的方式设置的气孔28。气孔28的内周部设置有筒状的绝缘子29。
该气孔28中连接有气体供给装置(冷却机构)(省略图示)。用于冷却板状试样W的冷却气体(导热气体)从气体供给装置经由气孔28而供给。冷却气体经由气孔供给至形成在载置板11的上表面上的多个突起部11b之间的槽19,从而冷却板状试样W。
而且,静电卡盘装置1具有以沿厚度方向从温度调节用基底部3贯穿至载置板11的方式设置的未图示的销插入孔。销插入孔例如能够采用与气孔28相同的结构。销插入孔中插入有板状试样脱离用升降销。
静电卡盘装置1为如上所述的结构。
[静电卡盘装置的制造方法]
本实施方式的静电卡盘装置的制造方法为能够将板状试样静电吸附在以如上所述的电介质材料为形成材料的基体的一个主表面(载置面)上的静电卡盘装置的制造方法。
详细而言,本实施方式的静电卡盘装置的制造方法包括:在对以电介质材料为形成材料的基材进行喷砂加工之后,至少对经喷砂加工的面进行热处理,形成在一个主表面上具有多个突起部的基体的工序。
静电卡盘装置1所具有的突起部11b有时会通过对作为基体的材料的电介质基板进行喷砂加工来形成。喷砂加工为对电介质基板的表面高速喷吹加工用微粒(陶瓷磨粒)并利用微粒与电介质基板碰撞时的能量来进行挖掘的方法。有时被用作形成材料的碳化硅粒子会存在于被施以喷砂加工的基体表面上。并且,被施以喷砂加工的基体有时会在尽管与微粒碰撞但表面未被挖掘的部分的内部形成有意料外的裂纹。
在静电卡盘装置1的载置面11a上载置板状试样W时,有时突起部11b会受到板状试样W的摩擦。并且,在具有静电卡盘装置的等离子体蚀刻装置中,载置板11受到被等离子体激发的蚀刻气体或电子的腐蚀。由此,在存在该碳化硅粒子和裂纹的载置板中,电介质材料的碎片(所谓的微粒)有可能从突起部11b掉落。因此,在本实施方式的静电卡盘装置的制造方法中,在喷砂加工后进行热处理,以减少基体表面的碳化硅粒子,并且修复裂纹。
作为本实施方式的静电卡盘装置的制造方法,具体而言,能够采用以下制造方法。
另外,在以下例子中,示出将以电介质材料为形成材料的基材与以下记载的支撑板等其他部件形成为一体来进行加工的例子。然而,也可以单独对以电介质材料为形成材料的基材进行加工,或者也可以将其与以下记载的部件以外的其他部件形成为一体来进行处理。
(静电卡盘装置的制造方法1)
图2A~图2D是表示第1实施方式的静电卡盘装置的制造方法的例子的工序图。
首先,如图2A所示,对原始基板2X进行喷砂加工,形成多个临时突起部112(形成临时突起部的工序)。
原始基板2X具有以电介质材料为形成材料的基材11X、与基材11X形成为一体的支撑基材11X的底部侧的支撑板12、设置在基材11X与支撑板12之间的静电吸附用电极13及使静电吸附用电极13的周围绝缘的绝缘材料层14。可以在喷砂加工前还包括在所述基材上添加所述支撑板、所述静电吸附用电极及所述绝缘材料层这一准备原始基板的工序。原始基板2X的基材11X优选在本工序前具有平坦的主表面。在本工序中,对基材11X实施喷砂加工,在基材11X的一个主表面上形成多个临时突起部112,得到临时静电卡盘部2Y。
临时突起部112的基材11X的厚度方向上的高度高于要形成的突起部11b。以下,将形成有临时突起部112的基材称为“临时基体111”。
在本工序中,对基材11X的一个主表面上的所期望的位置喷吹陶瓷磨粒A,形成临时突起部112。此时,能够优选使用在所期望的位置具有开口的遮罩。
此时,有时被用作形成材料的碳化硅粒子会存在于基材11X的表面11Xa上。并且,有时会因由陶瓷磨粒A的碰撞引起的冲击而在临时突起部112的内部和基材11X的一个主表面侧的内部产生微小的裂纹。
接着,如图2B所示,通过对整个临时静电卡盘部2Y进行热处理来对临时基体111进行热处理(进行热处理的工序)。
临时基体111的热处理在700℃以上且低于构成临时基体111的电介质材料的烧结温度的温度范围内进行。热处理温度优选为900℃以上,更优选为1100℃以上。并且,热处理温度优选为1500℃以下,更优选为1400℃以下,进一步优选为1300℃以下。临时基体111的热处理优选在惰性气体或真空中进行。
上述上限值和下限值能够任意组合。例如,优选为以900℃以上且1300℃以下的热处理温度来进行。
本工序的热处理例如通过将临时基体111放入热处理用腔室1000中并将腔室1000内设为规定的热处理温度来进行。临时基体111的热处理的气氛能够任意选择。例如,优选在氮气、氩气等惰性气体气氛或真空气氛下进行。热处理的时间也能够任意选择,例如可以以30分钟以上且180分钟以下的时间进行热处理。但是,并不仅限定于此。发明人进行研究的结果,发现通过对临时基体111进行热处理,可使基材11X的表面11Xa上的碳化硅粒子减少。表面11Xa上的碳化硅粒子减少的理由尚不明确,但认为其理由在于,碳化硅粒子的平均粒径充分小,且碳化硅粒子容易通过热处理而升华。并且,通过本工序的处理,可修复在喷砂加工中产生的微小的裂纹。
接着,如图2C所示,在温度调节用基底部3上经由粘接剂层8安装热处理之后的临时静电卡盘部2Y(即,热处理后的临时基体111)(安装热处理后的临时基体的工序)。
接着,如图2D、图2E所示,对多个临时突起部112的顶面112x进行加工,形成多个突起部11b(形成突起部的工序)。图2E是在图2D中用标号α表示的部分的放大示意图。
如上所述,临时基体111以电介质材料为形成材料,温度调节用基底部3以热膨胀系数大于电介质材料的金属材料为形成材料。因此,若将临时基体111安装到温度调节用基底部3,则随着温度调节用基底部3的变形,临时基体111有时会弯曲成临时基体111的上表面即临时突起部112侧向温度调节用基底部3侧凸出。若临时基体111发生应变,则在多个临时突起部112中,有时顶面112x的高度位置会不一致。
因此,在高度位置不一致的情况下等,优选在本工序中对临时突起部112进行加工。例如,用单面研磨机1100等对临时突起部112的顶面112x进行磨削/研磨加工来形成突起部11b。
如图2E所示,临时突起部112的顶面112x被研磨而成为低于临时突起部112的突起部11b。如此制作的多个突起部11b的各突起部11b的顶面的高度位置一致。
由此,能够使多个突起部11b的顶面的高度位置一致,能够制造出在支撑板状试样W时能够不弯曲地支撑板状试样W的静电卡盘装置1。
根据如上所述的结构,能够提供一种微粒的产生得到抑制的陶瓷基体及静电卡盘装置。
[第2实施方式]
(静电卡盘装置的制造方法2)
图3A~图3C是表示第2实施方式的静电卡盘装置的制造方法的工序图。
首先,如图3A所示,经由粘接剂层8在温度调节用基底部3上安装喷砂加工前的原始基板2X(安装基材的工序)。
原始基板2X具有作为电介质材料的烧结体的基材11X、与基材11X形成为一体的支撑基材11X的底部侧的支撑板12、设置在基材11X与支撑板12之间的静电吸附用电极13及使静电吸附用电极13的周围绝缘的绝缘材料层14。
接着,如图3B所示,对基材11X进行喷砂加工,形成多个突起部11b(形成突起部的工序)。
在本工序中,对基材11X的一个主表面喷吹陶瓷磨粒A,形成突起部11b。此时,有时被用作形成材料的碳化硅粒子会存在于基材11X的表面11Xa上。并且,有时会因由陶瓷磨粒A的碰撞引起的冲击而在突起部11b的内部和基材11X的一个主表面侧的内部产生微小的裂纹。
接着,如图3C所示,对多个突起部11b照射激光L来进行热处理(照射激光的工序)。
针对基材11X的脉冲激光的照射方法和照射装置能够任意选择。例如,作为激光,还能够使用KrF准分子激光。并且,激光的照射条件可以根据需要选择。例如,能量密度可以设为30~5500mJ/cm2,照射时间可以设为30~60分钟。
通常,在将基材11X安装到温度调节用基底部3之后,无法对整个装置进行加热来对基材11X进行热处理。然而,在本实施方式中,对突起部11b或突起部11b之间的一个主表面的表面照射脉冲激光(激光L)来进行热处理。照射方法能够任意选择,例如,可以同时照射基材的整个上表面,或者,可以以任意选择的模式移动激光来进行照射。由此,能够在不对温度调节用基底部3进行加热的情况下,局部地对包括突起部11b的基材11X的表面进行加热来进行热处理。发明人进行研究的结果,发现通过本工序的处理,可减少基材11X的表面11Xa上的碳化硅粒子。表面11Xa上的碳化硅粒子减少的理由尚不明确,但认为其理由在于,碳化硅粒子的平均粒径充分小,且碳化硅粒子容易通过基于激光的热处理而升华。并且,通过本工序的处理,可修复在喷砂加工中产生的微小的裂纹,获得载置板11。
此时,构成基材11X的烧结体的平均晶体粒径优选为5μm以下,更优选为2μm以下。构成烧结体的晶粒的晶体粒径越小,越容易利用激光L从基材11X的表面11Xa减少碳化硅粒子。并且,趋于越容易利用激光L修复裂纹,本工序的效果越高。
根据如上所述的结构,能够提供一种微粒的产生得到抑制的陶瓷基体及静电卡盘装置。
另外,在本实施方式的静电卡盘装置的制造方法中,在温度调节用基底部3上安装包括突起部11b的基材11X之后,照射激光L来进行了热处理,但并不限于此。也可以在对原始基板2X进行加工来形成突起部11b并照射激光L来进行热处理之后,将得到的静电卡盘部2安装到温度调节用基底部3。
并且,根据需要,也可以在使激光L对基材11X的表面11Xa照射之前或之后,对包括突起部11b的表面11Xa实施磨削/研磨加工。
[第3实施方式]
(静电卡盘装置的制造方法3)
在本实施方式的静电卡盘装置的制造方法中,在喷砂加工后进行酸处理来减少微粒。
图4是表示第3实施方式的静电卡盘装置的制造方法中的酸处理的工序图。另外,酸处理是代替第2实施方式的形成突起部的工序后进行的照射激光的工序进行的。本实施方式中的安装基材的工序及形成突起部的工序与第1实施方式相同。
如图4所示,使用酸R对形成有多个突起部11b的基材11X进行酸处理。由此,获得从基材11X的表面11Xa减少了碳化硅粒子的载置板11。
酸R不溶解作为主相的氧化铝粒子、氧化钇粒子,而溶解作为副相的碳化硅(SiC)粒子。作为酸R的种类,可举出氢氟酸、硝酸、盐酸、氢氟硝酸等。作为酸R的种类,尤其优选氢氟硝酸。酸处理的时间能够任意选择。
并且,根据需要,也可以在酸处理前对包括突起部11b的表面11Xa实施磨削/研磨加工。
根据如上所述的结构,能够提供一种微粒的产生得到抑制的陶瓷基体及静电卡盘装置。
另外,在以上实施方式中,在对以电介质材料为形成材料的基材进行喷砂加工之后,对经喷砂加工的面进行了热处理(在热处理用腔室内进行热处理的工序及/或照射激光的工序)或酸处理。然而,也可以对经喷砂加工的面实施热处理和酸处理这两种处理。由此,更容易从经喷砂加工的面减少碳化硅粒子。并且,通过本工序的处理,更容易修复在喷砂加工中产生的微小的裂纹。可以先进行任一种处理,但优选先进行酸处理。
并且,可以组合所述两种热处理,也可以进一步将酸处理与这些处理组合。在组合这三种处理中的两种或三种处理的情况下,处理的顺序能够任意选择。例如,优选先进行酸处理。优选最后进行热处理。
并且,在以上实施方式中,在载置板11的载置面11a上形成了突起部11b,但也可以不形成突起部11b。即,在上述静电卡盘装置的制造方法中,也可以不对以电介质材料为形成材料的基材进行喷砂加工。认为,在这种静电卡盘装置中,通过在制造时从基材的表面减少碳化硅粒子,也可获得抑制微粒的产生的效果。
以上,参考附图对本发明所涉及的优选的实施方式的例子进行了说明,但本发明并不限定于该例子是不言而喻的。在上述例子中示出的各构成部件的各种形状或组合等仅为一例,在不脱离本发明的宗旨的范围内能够根据设计要求等进行各种变更。
实施例
以下,通过实施例对本发明进行说明,但本发明并不限定于这些实施例。
(每单位面积的碳化硅粒子的个数)
试验片的表面及试验片的截面上的每单位面积的碳化硅粒子的个数是通过从试验片切取一部分,利用扫描型电子显微镜(SEM;Scanning Electron Mic roscope)观察试验片的表面及试验片的截面而测定的。试验片的表面及试验片的截面上的每单位面积的碳化硅粒子的个数采用针对10个试验片获得的测定值的平均值。
(主相的平均晶体粒径)
在本实施例中,构成烧结体的晶粒的平均晶体粒径是通过以下方法求出的。
首先,在用3μm的金刚石磨膏对烧结体的表面进行镜面抛光之后,在氩气氛下、以1400℃实施了30分钟热蚀刻。
接着,使用扫描型电子显微镜(株式会社日立高新技术制、型号:S-4000)以放大倍率10000倍对得到的烧结体的表面进行了组织观察。
将得到的电子显微镜照片读取到图像分析式粒度分布测定软件(Mac-ViewVersion4)中,对200个晶粒计算出长轴直径。将得到的各晶粒的长轴直径的算术平均值作为要求出的“平均晶体粒径”。
(副相的平均粒径)
使用了200个以上的碳化硅粒子的长轴直径,除此之外,是通过与上述相同的方法来求出的。
(相对密度)
从烧结体切取直径48mm、厚度4mm的大小的试验片,通过阿基米德法对该试验片的真密度(do)进行了测定。并且,根据烧结体的组成求出烧结体的理论密度(dr),由百分率表示真密度相对于理论密度的比(do/dr),作为相对密度(%)。
(烧结体的制造)
作为起始原料,使用了平均粒径为0.03μm且利用热等离子体CVD合成的β-SiC型碳化硅(β-SiC)粒子和平均粒径为0.1μm的氧化铝(Al2O3)粒子。β-SiC粒子的金属杂质量为50ppm。并且,Al2O3粒子的金属杂质量为150p pm。
以β-SiC粒子相对于β-SiC粒子及Al2O3粒子的总量成为8体积%的方式进行称量,并投入到加入分散剂的蒸馏水中。在通过超声波分散装置对投入有β-SiC粒子及Al2O3粒子的分散液进行分散处理之后,使用双流粒子碰撞型粉碎混合装置进行了粉碎混合。
通过喷雾干燥装置对得到的混合溶液进行喷雾干燥,制成了β-SiC与Al2O3的混合粒子。
以加压压力8MPa对混合粒子进行单轴加压成型,制成了直径320mm×15mm厚的成型体。
接着,在氮气氛下、在未施加加压压力的情况下,使成型体升温至500℃,去除了水分及分散剂(夹杂物)。然后,在大气中将去除夹杂物之后的成型体加热至400℃,对成型体所含有的β-SiC粒子的表面进行了氧化。
将得到的成型体放到石墨制模具中,进行了加压烧结。直至1100℃,烧结条件设为真空气氛下、加压压力5MPa。然后,在氩气氛下、以加压压力40MP a、1800℃进行烧结,得到烧结体。
得到的烧结体的平均晶体粒径为1.2μm,碳化硅粒子的平均粒径为0.15μm。
并且,得到的烧结体的相对于作为形成材料的电介质材料的理论密度的密度(相对密度)为97%以上。将得到的烧结体用于以下实施例和比较例。
(实施例1)
在对烧结体的表面进行磨削之后,使用800网眼的金刚石砂轮,利用精密平面磨床(黑田精工株式会社制、型号JK-105ATD)进行了磨削加工。
而且,使用400网眼的SiC磨粒对经磨削加工的表面实施喷砂加工而在烧结体的表面上形成了下述条件的多个突起部。
(条件)
突起部形状:俯视直径0.5mm×高度40μm
俯视下的突起部的面积比:15%
接着,在设定为1300℃的加热炉内,对烧结体的喷砂加工面进行3小时退火处理,制作出实施例1的各试验片。
在得到的烧结体的表面上,每单位面积的碳化硅粒子的个数的平均值为1.1个/μm2,碳化硅粒子的平均粒径为0.06μm。
在得到的烧结体的截面上,每单位面积的碳化硅粒子的个数的平均值为3.5个/μm2,碳化硅粒子的平均粒径为0.14μm。并且,烧结体的相对密度为98%。
(实施例2)
代替在加热炉内对烧结体的喷砂加工面进行退火处理,而使用激光退火装置(AOV株式会社制、LAEX-1000、KrF准分子激光退火系统)对烧结体的喷砂加工面照射脉冲激光,制作出实施例2的各试验片。
(条件)
能量密度:200mJ/cm2
照射时间:40分钟
除如上所述照射脉冲激光以外,以与实施例1相同的方式,制作出实施例2的各试验片。
得到的烧结体的表面的每单位面积的碳化硅粒子的个数的平均值为1.9个/μm2,碳化硅粒子的平均粒径为0.08μm。
得到的烧结体的截面的每单位面积的碳化硅粒子的个数的平均值为3.6个/μm2,碳化硅粒子的平均粒径为0.15μm。并且,烧结体的相对密度为98%。
(实施例3)
代替在加热炉内对烧结体的喷砂加工面进行退火处理,而用氢氟硝酸(氢氟酸50%+硝酸50%)进行了酸处理,除此之外,以与实施例1相同的方式,制作出实施例3的各试验片。
另外,在得到的烧结体的表面上,碳化硅粒子极小,从而未能测定。
得到的烧结体的截面的每单位面积的碳化硅粒子的个数的平均值为3.6个/μm2,碳化硅粒子的平均粒径为0.15μm。并且,烧结体的相对密度为98%。
(比较例1)
在加热炉内未对烧结体的喷砂加工面进行退火处理,除此之外,以与实施例1相同的方式,制作出比较例1的试验片。
得到的烧结体的表面的每单位面积的碳化硅粒子的个数的平均值为3.6个/μm2,碳化硅粒子的平均粒径为0.16μm。
得到的烧结体的截面的每单位面积的碳化硅粒子的个数的平均值为3.6个/μm2,碳化硅粒子的平均粒径为0.15μm。并且,烧结体的相对密度为98%。
[评价]
对实施例1及比较例1的各试验片进行了下述评价。
(微粒评价)
使用SEM拍摄实施例1及比较例1的各试验片的表面,确认了各试验片的表面状态。图5是实施例1的试验片的表面的SEM图像。图6是比较例1的试验片的表面的SEM图像。
(试验片的相对介电常数/介电损耗角正切/漏电流)
在本实施例中,使用精密阻抗分析仪(安捷伦科技有限公司制、型号:4294A)及电介质测试夹具(安捷伦科技有限公司制、型号:16451B),通过平行平板法对相对介电常数/介电损耗角正切进行了测定。
在两个电极之间施加从1kV起以每次1kV的方式阶段性地提升且最大值为20kV的电压,测定了各电压下的漏电流。
图7是比较实施例1及比较例1的各试验片的相对介电常数的图表。图8是比较实施例1及比较例1的各试验片的复介电常数的图表。图9是比较实施例1及比较例1的各试验片的漏电流的图表。
如图5及图6所示,与比较例1的试验片的表面相比,实施例1的试验片的表面上观察到凹凸。由此,认为产生微粒的原因之一的表面上的碳化硅粒子从实施例1的试验片脱离。由该结果可知,与比较例1的试验片相比,实施例1的试验片的由碳化硅粒子引起的微粒的产生得到抑制。
发现,如图7~图9所示,实施例1及比较例1的各试验片的电特性(相对介电常数、复介电常数、漏电流)相等。
因此,认为适用了本发明的实施例1的试验片能够在维持电特性的同时抑制微粒的产生。
由以上结果可知本发明是有用的。
产业上的可利用性
提供一种微粒的产生得到抑制的陶瓷基体。

Claims (6)
1.一种陶瓷基体,其以含有碳化硅粒子的电介质材料为形成材料,
所述基体的表面上的每单位面积的所述碳化硅粒子的个数少于所述基体的截面上的每单位面积的所述碳化硅粒子的个数,
所述陶瓷基体通过包括如下工序的方法来形成:
第一工序,对由具有氧化铝粒子或氧化钇粒子作为主相且具有碳化硅粒子作为副相的复合烧结体形成的基材进行喷砂加工来形成多个突起部;及
第二工序,包括在所述突起部的形成工序后进行的以下(a)至(c)中的至少一个子工序:
(a)在处理用腔室内,以900℃以上且1300℃以下对所述基材进行热处理的工序;
(b)对所述基材的具有突起部的表面照射激光来进行热处理的工序;及
(c)对所述基材的具有突起部的表面进行酸处理的工序。
2.根据权利要求1所述的陶瓷基体,其中,
所述碳化硅粒子的平均粒径为0.2μm以下。
3.一种基座,其具备权利要求1或2所述的陶瓷基体,
所述陶瓷基体的表面为载置板状试样的载置面。
4.一种静电卡盘装置,其包括:
静电卡盘部,包括作为载置板的权利要求1的陶瓷基体、支撑板、设置在陶瓷基体与支撑板之间的静电吸附用电极及使静电吸附用电极的周围绝缘的绝缘材料层;
温度调节用基底部;及
粘接剂层,设置在静电卡盘部与温度调节用基底部之间。
5.根据权利要求1所述的陶瓷基体,其中,
所述电介质材料具有平均晶体粒径为5μm以下的氧化铝粒子或氧化钇粒子作为主相,且具有平均粒径为0.2μm以下的碳化硅粒子作为副相。
6.根据权利要求1所述的陶瓷基体,其在所述第一工序前还包括在所述基材上添加支撑基材的底部侧的支撑板、设置在基材与支撑板之间的静电吸附用电极及使静电吸附用电极的周围绝缘的绝缘材料层的工序。
