Abstract
本发明涉及可以提高内面电极层的粘结度和反射率的薄膜太阳能电池,并提供了两种结构。其中,第1种薄膜太阳能电池是在绝缘性基板上依次叠层透明电极层、薄膜半导体层、内面电极层的薄膜太阳能电池,其特征在于,内面电极层是由比构成薄膜半导体导之半导体折射率低的第1透明导电性金属化合物层、第2透明导电性金属化合物层和金属层构成的,同时第2透明导电性金属化合物层至少含有第1透明导电性金属化合物层的构成成分和金属层构成成分中的一种,第1透明导电性金属化合物层是金属氧化物,具体的是氧化铟锡、氧化锡、氧化锌中一种。或者薄膜半导体层使用化合物半导体时,其中第1透明导电性金属化合物层也可以使用硫化镉。作为第2种薄膜太阳能电池是在绝缘性极板上依次叠层透明电极层、薄膜半导体层、内面电极层的薄膜太阳以电池,其特征在于,内面电极层是由含有银和氧和构成透明导电性金属氧化物的金属元素的中间薄层和银膜的叠层体,构成透明导电性金属氧化物的金属元素是锌。
Description
本发明涉及在基板上叠层薄膜半导体层、电极层的薄膜太阳能电池,特别是涉及将如银等的具有高反射率,但与半导体材料的粘结强度低,不能作为薄膜太阳能电池的内面电极层使用的电极材料,以高粘结强度叠层在薄膜半导体层上,兼顾实现了实用水平的粘结强度和优良的内面反射效果的薄膜太阳能电池。
以往,以非晶质硅为主导的薄膜太阳能电池是将透明电极层、薄膜半导体层、内面电极层依次叠层在绝缘性透明基板上而形成的,是通过从绝缘性透明基板侧入射的光,使用pn结的内部电场,将发生在薄膜半导体层内的电子空穴对从透明电极层侧和内面电极层侧分别取出,从而得到发电功率。
为了尽量增加射入薄膜半导体层的光量,在此之前已对这样的薄膜太阳能电池进行了各种试验。例如在绝缘性透明基板上,依次叠层透明电极层、作为薄膜半导体层的含有p-i-n结的非晶质硅层、内面电极层,在内面电极层上,使用有效波长区域中反射率高的银电极,在内面电极层和透明电极层中间反射入射光,力图增加到达薄膜半导体层的光量。这样可以提高内面电极层的反射率,有效地利用通过薄膜半导体层内部的长波长的光,增加更多的光电流。
如上所述,作为反射率高的内面电极材料,银是最常用的。
但是,银对于薄膜半导体及陶瓷的粘结强度差,作为薄膜太阳能电池的内面电极,为了得到实用水平的粘结强度,可采用通过电热处理烧结或搀杂的方法。但是,通过热处理的高温暴露,从金属成分的扩散速度上看,不适合于薄膜半导体;进而,若采用搀杂方法时,银的反射率显著降低,不能有效利用上述的长波长光。所以,以银单质作为薄膜太阳能电池的内面电极,尚存着实际上不能使用的问题。
另一方面,也有人提出在氧化铟锡、氧化锡、氧化锌、硫化镉等的透明导电性金属化合物上,叠层银或铝等的高反射率金属的高反射率内面电极构造的方案。可是,对于铝,与将其单质直接叠层到薄膜半导体上时相比,此时的粘结强度低,另外,对于银,虽然比若干单质粘结强度提高,但还不能达到可利用水平。而且,对于这些内面电极构造,只是作为学会发表用的最佳数据而使用。
本发明者们解决了这些问题,开发了具有兼顾薄膜半导体层的粘结强度及高反射率内面电极之结构的薄膜太阳能电池。这样的薄膜太阳能电池具有在薄膜半导体层和内面电极层之间,不相互粘结不同材料的结构。具体地说,本发明的第1种薄膜太阳能电池是在绝缘性透明基板上依次叠层透明电极层、薄膜半导体层、内面电极层的薄膜太阳能电池,内面电极层是通过具有比构成薄膜半导体层的半导体折射率低的第1透明导电性金属化合物层、第2透明导电性金属化合物层和金属层构成的,同时第2透明导电性金属化合物层至少含有第1透明导电性金属化合物层的构成成分和金属层的构成成分中的一种。而且第1透明导电性金属化合物层优选的是金属氧化物,进而具体地说,只要是氧化铟锡(以下简称ITO)、氧化锡(以下简称SnO2)、氧化锌(以下简称ZnO)其中的一种即可。另外,特别是作为薄膜半导体层使用硒化铜铟(以下简称CuInSe2)系半导体及其复合膜时,第1透明导电性金属化合物层优选的是硫化镉(以下简称CdS)。
另外,本发明的第2种薄膜太阳能电池是在绝缘性透明基板上依次叠层透明电极层、薄膜半导体层、内面电极层的薄膜太阳能电池,是内面电极层含有银、氧以及构成透明导电性金属氧化物的金属元素的中间薄层和银薄膜的叠层体的薄膜太阳能电池。而且,作为含在中间薄层中的透明导电性金属氧化物的构成金属元素,特别优选的是锌(以下简称Zn)。
在这样的本发明中,作为第1种薄膜太阳能电池的制造方法,是在绝缘性透明基板上依次叠层透明电极层、薄膜半导体层,在该已叠层了的薄膜半导体层上再叠层第1透明导电性金属化合物层,之后,在于反应室中形成的、由相邻设置的透明导电性金属化合物和金属产生的多个等离子区域中,通过从透明导电性金属化合物侧向金属侧移动已叠层了上述第1透明导电性金属化合物层的基板,在薄膜半导体层上叠层由第1透明导电性金属化合物层、第2透明导电性金属化合物层和金属层组成的内面电极层。在此,通过在溅射靶上加上电压,形成上述多个等离子区域的同时,通过该多个等离子区域的各各部分相互重合或者在形成多个等离子区域时的放电功率密度中,将第2透明导电性金属化合物层叠层时的放电功率密度取为金属层的放电功率密度的10%以下,或者由金属的放电功率的感应能或寄生放电,在多个等离子区域中形成第2透明导电性金属化合物的等离子区域,或者在形成多个等离子区域中之一所用的透明导电性金属化合物中使用与第1透明导电性金属化合物层相同的材料,可得到重复性良好的该第1种薄膜太阳能电池构造。
以往,在所述的第1透明导电性金属化合物层上,直接叠层银(以下简称Ag)及铝(以下称Al),但此时,不同种材料之间有接触,如上所述,粘结强度下降。
可是,对于第1种薄膜太阳能电池,在该第1透明导电性金属化合物层上叠层第2透明导电性金属化合物层及金属层时,在基板通过透明导电性金属化合物和金属相邻设置产生的多个等离子区域时,第2透明导电性金属化合物层的组成,从与第1透明导电性金属化合物层的界面侧到与金属层的界面侧,可连续地增加含在第2透明导电性金属化合物层中的金属层的构成成分的含量。因此,从上述两界面中,不发生以往不同种类材料之间的接触,所以可提高粘结强度。
该第2透明导电性金属化合物层内的金属层构成成分的含量梯度,是由于相邻设置上述多个等离子区域产生的、构成各各等离子的活性种在反应室中的低压下扩散,结果,存在两者相互混合的区域,在该区域中移动基板而造成的。即,在以第2透明导电性金属化合物及金属层为对象的各各等离子区域内,由于备成分活性种存在概率高,所以在多个等离子区域内通过移动形成了第1透明导电性金属化合物层的上述基板,可形成上述成分的梯度。
另外,在形成多个等离子区域时的放电功率密度中,将第2透明导电性金属化合物的放电功率密度取为金属的放电功率密度的10%以下,通过金属的放电功率的感应能或寄生放电,形成多个等离子区域中第2透明导电性金属化合物的等离子区域,可将第2透明导电性金属化合物层做得尽可能薄。即,由于该第2透明导电性金属化合物层完全是为确保第1透明导电性金属化合物层和金属层之间有充分粘结强度而设置的,所以希望尽可能薄。在此,第2透明导电性金属化合物层的放电功率密度,若超过金属的放电功率密度的10%,则第2透明导电性金属化合物层中的金属含量变低,第2透明导电性金属化合物层和金属层间就会发生不同种材料之间的接触,因此不能提高本发明目的的粘结强度,这是不希望的。
在用于形成多个等离子区域中之一种的透明导电性金属化合物中,若使用与第1透明导电性金属化合物层相同的材料,第1及第2的透明导电性金属化合物层间的接触就接近于相同材料之间的接触,可使粘结强度提高。
在第1透明导电性金属化合物中,若使用ITO、SnO2、ZnO、CdS中的一种,可得到对于薄膜半导体有更高的稳定性,另外,作为金属,若使用Ag或Al,可提高内面电极的反射率。
接着,对于本发明的第2种薄膜太阳能电池的制造方法加以说明。首先,在绝缘性透明基板上依次叠层透明电极层、薄膜半导体层。然后,在磁控管式的串联溅射装置的反应室内,在透明导电性金属氧化物的极微弱等离子区域和银的通常的等离子区域中,从透明导电性金属氧化物的微弱等离子区域侧向Ag的通常的等离子区域移动已叠层了上述透明电极层和薄膜半导体层的基板,在薄膜半导体层上依次叠层含Ag、O、透明导电性金属氧化物的构成金属元素的中间薄层和Ag薄膜。这样,由叠层在薄膜半导体层上的中间层和Ag薄膜组成的叠层体构成了内面电极层。
以往,在所述薄膜半导体层上直接叠层Ag薄膜,但此时,如上所述,粘结强度下降。
可是,在本发明中,由于在薄膜半导体层和Ag薄膜之间存在中间薄层,所以中间薄层和Ag薄膜及薄膜半导体层的各种不同材料之间不接触,所以提高了粘结强度。
在此,为了得到上述透明导电性金属氧化物的极微弱的等离子区域,可举出以下方法。作为透明导电性金属氧化物,以ZnO为例加以说明。在此,使用ZnO,Zn对于硅是比较稳定的,即使作为薄膜太阳能电池的内面电极层,向薄膜半导体层中扩散的影响小,对于太阳能电池的稳定特征是优良的。
在溅射装置的反应室内,沿着基板的进行方向,配置,例如,ZnO的靶和Ag的靶,在氩气(以下简称Ar)流动的减压气氛中,只对Ag的靶施加放电压。于是,银靶部分产生的等离子也向相邻设置的ZnO靶部分扩散,通过该扩散的等离子中的Ar原子,可极轻微地溅射到ZnO的表面。而且在已叠层了上述薄膜半导体层的基板接近此区域时,该极轻微溅射的Zn原子和O原子与来自相邻设置的Ag靶溅射的Ag原子混合,则在薄膜半导体上堆积成Ag-O-Zn的混合物或三元合金的中间薄层。
进而,由于该基板继续向Ag靶部分移动,在Ag靶附近,只是Ag薄膜堆积在中间薄层上。这样,在薄膜半导体层上,形成夹着含有Ag、O、Zn的中间薄层的Ag薄膜,构成内面电极层。
由以上构造,可得到以下效果。首先,在本发明的第1种薄膜太阳能电池时,由于第1透明导电性金属化合物层与金属层之间的接触不是异种材料之间的接触,所以内面电极层的粘结强度大幅度地提高。而且该粘结强度的提高程度,可以达到实用水平。而且根据薄膜半导体层的材料不同,作为第1透明导电性金属化合物层,可以选择ITO、SnO2、ZnO等的金属氧化物或CdS其中的一种,所以薄膜半导体材料选择的自由度不会变小。
如上所述,首先,对于第1种薄膜太阳能电池,对于内面电极层的第2透明导电性金属化合物层的组成,从与第1透明导电性金属化合物层的界面侧到与金属层的界面侧,含在第2透明导电性金属化合物层中的金属层的构成成分的含量连续地增加。该第2透明导电性金属化合物层内的金属层构成成分的含量梯度,是通过相邻设置多个等离子体区域,使构成各各等离子体的活性种在反应室内的低压下扩散,在两者相互混合存在的区域中移动形成了第2透明导电性金属化合物层的上述基板而得到的。因此,本发明的第1种薄膜太阳能电池,不用具有特别复杂的机构的装置就可制作。进而,由于取消了薄膜半导体层和内面电极层界面的非连续性,结果,也可以提高短路电流密度,且可兼顾内面电极的粘结强度和发电特性的提高。
另外,在第2种薄膜太阳能电池时,由于薄膜半导体层和中间薄层以及Ag薄膜和中间薄层之间没有各各异种材料之间的接触,所以,以往不能得到的粘结强度,例如非晶质硅和Ag薄膜之间的粘结强度,大幅度地提高。进而,不仅提高粘结强度,而且由于取消薄膜半导体层和内面电极层界面的非连续性,从内面电极层的相对侧的面入射的光在与内面电极层的界面上高效率地反射,也可得到薄膜太阳能电池的短路电流密度提高的效果。这样的薄膜太阳能电池,由于可用如下极简单的方法形成,即在相邻设置透明导电性金属氧化物材料的靶和Ag靶的溅射装置上,只是对Ag靶供给放电功率,产生等离子,在透明导电性金属氧化物材料靶附近,产生由该等离子影响的极微弱的溅射区域,在其中,从透明导电性金属氧化物侧到Ag侧,移动已叠层了薄膜半导体层的基板,所以不用具有特别复杂机构的装置就能制作。
以下,按照实施例,具体、详细地说明本发明的薄膜太阳能电池,但首先对于第1种薄膜太阳能电池的实施例加以说明。
图1是表示第1种薄膜太阳能电池1的断面构造例。图例所表示的是在绝缘性透明基板3上依次叠层透明电极层5、薄膜半导体层7、内面电极层9的薄膜太阳能电池1,内面电极层9是由第1透明导电性金属化合物层9a和第2透明导电性金属化合物层9b及金属层9c三层构成,在第2透明导电性金属化合物层9b中,至少包括第1透明导电性金属化合物层9a的构成成分和金属层9c的构成成分中的一种。在此,第1透明导电性金属化合物层9a上使用ZnO,在金属层9c上使用Ag或Al,在第2透明导电性金属化合物层9b上使用ZnO基。另外,在绝缘性透明基板3上,作为杂质的阻止层,根据需要,也可内涂如图所示的氧化硅(以下简称为SiO2)涂层4。
然后,通过后述方法可得到这样的构造,在第2透明导电性金属化合物层9b内,在厚度方向上,其组成连续地变化。即,第2透明导电性金属化合物层9b在第1透明导电性金属化合物层9a侧的界面11附近,ZnO比例高,在金属层9c侧的界面13附近,相反地,构成金属层9c的金属(在此时是Ag或Al)成分的比例变高。因此,随着从第1透明导电性金属化合物层9a侧到金属层9c侧,第2透明导电性金属化合物层9b的组成,从富含ZnO连续地向富含金属变化。
为此,对于第2透明导电性金属化合物层9b的上下两界面,由于没有以往那样的不同种材料之间的接触,其结果,可得到高粘结强度。另外,第2透明导电性金属化合物层9b的膜厚,即使为约20A左右极薄的,也可充分确保粘结强度的提高。
另外,在图中,薄膜半导体层7,形成由P型的氢化非晶质碳化硅(以下简称a-SiC:H)7P、I型的氢化非晶质硅(以下简称a-Si:H)7i、n型的氢化微结晶硅(以下简称μc-Si:H)7n组成的p-i-n结。
以下,对于上述图1的薄膜太阳能电池的制造例加以说明。
制造例1
首先,在作为绝缘性透明基板3的玻璃基板上,涂层500膜厚的SiO2层4,在其上用添加氟的SnO2作成约8000膜厚的透明电极层5。此时,在SnO2的表面上作成微小凹凸状,以降低由于反射造成的损失。
接着,在等离子CVD装置中,在已形成有该透明电极层5的基板上分别依次叠层150膜厚的P型a-SiC:H、4000膜厚的i型a-Si:H、500膜厚的n型μc-Si:H,得到薄膜半导体层7。
接着,如图2所示,在磁控管式的串联溅射装置15的反应室17内,将叠层完毕的基板3a进行定位(基板位置A),之后用真空泵19使反应室17达到6×10-6torr,排气后,从气体系统21导入Ar气体,使内压维持在3×10-3torr,在0.8W/cm2的RF功率密度下,一边移动基板3a,一边溅射ZnO靶23,将800A的第1透明导电性金属化合物层9a叠层在上述薄膜半导体层7上(基板位置B)。另外,作为ZnO靶23,可用氧化铝(以下简称Al2O3)的形式,添加5%的Al。ZnO靶23和基板3a的间隔约为5cm左右。在此,如图所示,在本溅射装置15中,有与ZnO靶23相邻设置的Ag靶25,但在叠层该第1透明导电性金属化合物层9a时,Ag靶25不放电。
接着,将已叠层了第1透明导电性金属化合物层9a的基板3b回到基板位置A,分别使Ag靶25,以0.8W/cm2的RF功率密度、ZnO靶23,以0.05W/cm2的RF功率密度进行放电。于是,如图3所示,在ZnO靶23上和Ag靶25上,形成多个等离子区域Pz、Pa,同时,在多个等离子区域Pz、Pa之间,形成重合上述多个等离子区域之一部分的部分,即有2种等离子的活性种混合存在的极微弱的等离子区域Pza。
在这样的放电状态中,一边将已叠层了上述第1透明导电性金属化合物层9a的基板3b从基板位置A移动到基板位置c,一边连续叠层由第2透明导电性金属化合物层9b和Ag组成的金属层9c。此时的第2透明导电性金属化合物层9b的膜厚为约20。
此时,由于ZnO靶23的放电功率密度是Ag靶25的放电功率密度的10%以下左右的微弱密度,所以在ZnO靶23的附近(基板位置D)开始叠层极微量的ZnO的同时,随着基板3b的移动,便开始叠层存在于等离子区域Pza的Ag活性种。这是由于在放电功率密度一达到10%以下时,溅射的成膜速度下降1位至数位数级的缘故。而且,由于基板3b继续从等离子区域Pza向等离子Pa移动,使得堆积的活性种Ag的比例逐渐增多。若基板3b移动到Ag靶25的附近(基板位置E),由于在Ag靶25上给与充分的放电功率密度,所以可以叠层几乎100%Ag的金属层9c。
因此,在本实施例中,在基板3b从基板大致位置D移动到基板位置E之间时,叠层第2透明导电性金属化合物层9b,接着,在接近基板位置E后,叠层金属层9c,与先叠层的第1透明导电性金属化合物层9a合起来,构成3层结构的内面电极9。
制造例2
使用Al靶代替上述制造例1的Ag靶25,用相同的方法制作薄膜太阳能电池。此时,第2透明导电性金属化合物层9b的膜厚作成约30。
在此,所用的Ag、Al,作为内面电极层9可得到高反射率的材料,是适宜的,任何一种厚度取为1000,对于达到太阳能电池的特性都是必要的厚度。但是,考虑到维持机械强度及集成构造等的连接段差部的有效范围等各种目的,也可适当设定到1μm左右的厚度范围内。另外,为了确保反射率,在第2透明导电性金属化合物层上叠层Ag,为了确保机械强度,进而也可在其上叠层Al。
另外,所参照的附图是为了进一步具体说明本发明内容,不是严格地分别规定叠层第2透明导电性金属化合物层9b及金属层9c的区域,而且等离子区域Pz、Pa、Pza也不是限定在图例所示的位置上。
对于这样制作的本发明薄膜太阳能电池,比较例1只是用Ag构成内面电极层,比较例2用ZnO和Ag的二层结构构成内面电极层,测定两者的内面电极层的粘结强度及发电特性。在此,对于内面电极层的粘结强度,在使用住友3M社制的“贴带(post ittape)”和“压带(scotch tape)”的剥离试验,对于发电特性,分别用AM1.5-100mW/cm2的光强度的短路电流密度进行评价。另外,上述带的粘结力的大小关系是“贴带”<“压带”。
其结果,比较例1时,用“贴带”容易剥离,在比较例2时,用“贴带”将大部分内面电极剥离,在基板的周边仅残留少量的Ag。而且,若观察该剥离的部分,表明有ZnO残留,Ag/ZnO的界面被剥离。另一方面,对于本发明的内面电极层,无论是制造例1及制造例2,用“贴带”和“压带”中哪一个都没有产生剥离,进而使用比压带粘结力大的包装用带进行剥离试验时,内面电极层末发生剥离,而玻璃基板却碎了。
如上所述,按照本发明,在薄膜太阳能电池中,用Ag及Al作为内面电极材料,不进行烧结等特殊势处理,即可使内面电极层的粘结强度大幅度地提高。
接着,关于发电特性,对于比较例1及比较例2,都是17mA/cm2的短路电流密度,而本发明制造例1及制造例2都是18mA/cm2,表明在内面电极层的反射率也提高了。该原因可以推断为,各比较例的粘结强度低的界面,由于粘结强度低,存在微小的不连续面,因此,不能进行有效的反射,这是其中重要原因之一。
另外,除上述实施例以外,本发明中,作为绝缘性透明基板3,也可使用近年来注目的PET和聚酰亚胺等耐热性透明树脂薄膜。若使用这样的透明树脂薄膜,可使太阳能电池柔软化。
进而,作为透明电极层5,除SnO2以外,也可使用ZnO、ITO等,优选的是如上所述,表面设置成凹凸状,在薄膜半导体层7的内部作成封闭长波长的光的结构。另外,第1透明导电性金属化合物层9a除了使用ZnO之外,也可使用ITO、SnO2等,为了得到更高的粘结强度,要在内面电极层9内使同一材料之间进行接触,即希望用同一种材料构成第1透明导性金属化合物层9a及第2透明透电性金属化合物层9b。
作为薄膜半导体层7,除了由于上述实施例所述的非晶质硅系半导体而具有一个p-i-n结构以外,也可使用将多个叠层的串联型,此外还可使用薄膜多晶硅、CuInSe2系半导体及它们的复合膜。而且,在薄膜半导体层7上使用上述CuInSe2时,希望在透明电极层3及第1、第2透明导电性金属化合物层9a、9b上使用CdS。
另外,作为内面电极层9的形成方法,除上述实施例以外,还有以下方法。以下对于在靶上使用ZnO、Ag加以说明。即在图3中,在基板位置A上,代替基板3b,投入已叠层到薄膜半导体层7的基板3a,直到基板位置D附近,在ZnO靶23上供给通常的放电功率密度,在基板位置D前后,在Ag靶25上供给放电功率,形成等离子区域Pa同时,将ZnO靶23的放电功率密度降低到Ag靶25的放电功率密度的10%以下,或切断放电功率的供给,利用从Ag靶25来的感应能或寄生放电形成等离子区域Pz、Pza。在此时,堆积第1透明导电性金属化合物层9a(基板3a成为3b)。然后,一边连续移动基板3b,一边大约在基板位置D——基板位置E之间叠层第2透明导电性金属化合物层9b,而且在基板位置E的前方叠层Ag金属层9c。该方法如用上述实施例说明的那样,在叠层第1透明导电性金属化合物层9a后,不用将基板3b向反方向移动,而连续移动基板3b就可叠层第1及第2透明导电性金属化合物层9a、9b和金属层9c。但是,在已叠层了薄膜半导体层7上,再叠层第1透明导电性金属化合物层9a后,在反应室17内形成的多个等离子区域Pz、Pza、Pa中,将基板3b从ZnO靶23侧向Ag靶25侧移动,在薄膜半导体层7上叠层内面电极层9是与以前方法相一致的。
另外,也可使用在溅射装置15内设置的第1透明导电性金属化合物层9a用、第2透明导电性金属化合物层9b用及金属层9c用的3个靶,进而用图3说明的以前的实施例中,也可通过Ag靶25的放电功率的感应能或寄生放电,供给ZnO靶23上形成等离子区域的能量。
进而,用其他的成膜装置,将第1透明导电性金属化合物层9a叠层在薄膜半导体层7上后,也可使用图2、3所示的溅射装置15,叠层第2透明导电性金属化合物层9b和金属层9c。但在此时,若担心在第1透明导电性金属化合物层9a和第2透明导电性金属化合物层9b之间吸附杂质的说,在形成第2透明导电性金属化合物层9b之前,只要在溅射装置15内进行Ar冲击处理,就可除去表面吸附的杂质。
接着,对于第2种薄膜太阳能电池加以说明。图4是表示第2种薄膜太阳能电池27的断面构造例。如图所示,该第2种薄膜太阳能电池27是在绝缘性透明基板3上依次叠层透明电极层5、薄膜半导体层7、内面电极层9的电池,内面电极层9是中间薄层9d和Ag薄膜9e的叠层结构。即,内面电极层9是从透明电极层5侧设置在已按p-i-n顺序地叠层了的薄膜半导体层7上,由含有Ag、O、Zn,其膜厚优选的是20以下的中间薄层9d及设在中间薄层9d上的Ag薄膜9e组成。这样的构造,在中间薄层9d的上下两界面上,不像以往那样,不同种材料之间接触,其结果可得到高粘结强度。另外,中间薄层9d的膜厚,如上所述,即使是约20左右的极薄的膜,也可确保能充分地提高粘结强度,但相反地,若比其厚度再大,由于引起黑色化,中间薄层9d的透射率降低,到达Ag薄膜9e的光量减少,会损及在Ag薄膜9e的有效反射作用,所以希望是20以下。
另外,在绝缘性透明基板3上,作为杂质的阻止层,根据需要,也可施加SiO2的底涂层4。
这样的结构是通过以下的制造方法得到的。图5表示为了得到第2种薄膜太阳能电池27的磁控管式的串联溅射装置的构造例。本装置具有至少可以定位ZnO和Ag靶的构造,在其中投入已在绝缘性透明基板3上叠层有透明电极层5、薄膜半导体层7的基板3a,可得到第2种薄膜太阳能电池。另外,作为ZnO靶,也可举出以Al2O3形式,添加5%和A1的例子。以下详细地加以说明。
在磁控管式的串联溅射装置15的反应室17内,将各层叠层完毕的基板3a进行定位(基板位置F),通过真空泵19将反应室17抽气后,从气体系统21导入Ar气体,维持一定的内压,只是向Ag靶25供给RF电力,产生放电。通过放电,在Ag靶25上几乎由Ag组成的等离子区域Pa,从Ag靶25加到ZnO靶23上,分别形成Ag及O及Zn混合的极微弱的等离子区域Pza。另外,图中表示,在ZnO靶23上也可供给RF电源,但这个图是表示串联溅射装置15的结构图。本发明中,将向着ZnO靶23的RF电源置于OFF,只是向Ag靶25上供给RF电力。
在产生这样状态的等离子Pa、Pza中,通过将上述基板3a从ZnO靶23侧移动到通过Ag靶25的部位(基板位置G),可得到第2种薄膜太阳能电池27。即,在ZnO靶23上主要堆积中间薄层9d,在Ag靶25上主要堆积Ag薄膜9e。此时,为了将中间薄层9d的膜厚控制在20以下,必须最适地设定投入Ag靶25的RF功率密度及基板的移动速度。
接着,用图4和图5对于具体的制造例加以详细地说明。
制造例3
首先,作为绝缘性透明基板3,使用在玻璃基板上涂层膜厚500的SiO2层4的基板,在其上,用添加氟的SnO2作成约8000厚的膜,形成透明电极层5。此时,为降低反射引起的损失,在SnO的表面作成微细凹凸状。另外,作为透明电极层5,除了SnO2以外,也可使用ZnO、ITO等。
接着,在等离子CVD装置中,在已形成该透明电极层5的基板上,分别依次叠层150膜厚的P型a-SiC:H7p、4000膜厚的i型a-Si:H7i、500膜厚的n型μc-Si:H7n,得到薄膜半导体层7。
接着,在图5所示的磁控管式的串联溅射装置15的反应室17内,将叠层完毕的基板3a进行定位后(基板位置F),通过真空泵19,将反应室17排气,达到6×10-6torr,之后,从气体系统21导入Ar气体,将内压维持在3×10-3torr,以0.8W/cm2的RF功率密度溅射Ag靶25。在该状态下,将基板3a从基板位置F移动到基板位置G,在上述2个等离子区域Pza、Pa中通过,堆积中间薄层9d和Ag薄膜9e,作成内面电极层9。此时的中间薄层9d和Ag薄膜9e的膜厚,分别为20、5000。在此,对于Ag薄膜9e,为了显示太阳能电池的特性,必要的厚度为1000,但考虑到维持机械强度及集成构造等的连接段差部的有效范围等各种目的,也可适当设定在1μm左右厚的范围内。另外,参照的图是为具体说明本发明内容的,实际上,2个等离子区域Pz、Pza,如图中虚线表示的那样,几乎是连续的状态。因此,图中的Pz、Pza所表示的区域,不表示分别严密地规定叠层中间薄层9d及Ag薄膜9e的区域,进而等离子区域Pz、Pza也不限定在图例的位置上。
对于通过本发明制作的太阳能电池与作为比较例3的只用Ag构成内面电极层的(与比较例1相同的构造),测定其内面电极层的粘结强度和发电特性。在此,在对于内面电极层的粘结强度,使用住友3M社制的“贴带”及“压带”剥离试验,分别以AM1.5-100mW/cm2的光强度的短路电流密度评价发电特征。另外,上述带的粘结力的大小关系是“贴带”<“压带”。
其结果,第2种薄膜太阳能电池的内面电析层(制造例3),无论是“贴带”和“压带”中的任何一个都不剥离,进而,用比压带粘结力大的包装用带进行剥离试验,内面电极层末发生剥离,而玻璃基板破碎了。另一方面,在比较例3中,用“贴带”容易剥离。
如上所述,即使第2种薄膜太阳能电池,在内面电极材料使用Ag,也可极大地提高内面电析层的粘结强度。
接着,对于发电特性测定,比较例3是17mA/cm2的短路电流密度,而张2种薄膜太阳能电池,与第1种薄膜太阳能电池大致相同,均为18mA/cm2,这说明内面电极层的反射率也提高了。该主要原因可推测为,比较例的粘结强度低的界面,成为微细的不连续的面,因此,不能高效地进行反射的缘故。与此相反,对于第2种薄膜太阳能电池,由于粘结强度提高了,可以认为薄膜半导体层7和中间薄层9d之间,以及中间薄层9d和Ag薄膜9e之间,从微细地看,是成为连续且均一的粘结界面。
进而,本发明,除了上述的薄膜太阳能电池以外,也可转用于各种用途。例如镜子那样,在玻璃板上形成Ag薄膜时,可得到优良的粘结强度及反射率。
按照本发明的薄膜太阳能电池,由于将以往与薄膜半导体层粘结强度弱且工业上难以利用的银,可以高粘结强度用于内面电极层,所以可以在内面电极层和薄膜半导体层的界面上,高效率地反射通过薄膜半导体层的入射光,得到高输出。因此,作为低成本、高输出,进而可靠性高的替代能源,有极其广的利用范围。另外,也可转用镜子等,薄膜太阳能电池以外的用途,其通用性范围大。
Claims (4)
1、薄膜太阳能电池,是在绝缘性基板上依次叠层透明电极层、薄膜半导体层、内面电极层的薄膜太阳能电池,基特征在于,内面电极层是由比构成薄膜半导体层的半导体折射率低的第1透明导电性金属化合物层、第2透明导电性金属化合物层和金属层构成的,同时第2透明导电性金属化合物层至少含有第1透明导电性金属合物层的构成成分和金属层构成成分中的一种。
2、根据权利要求1所述的薄膜太阳能电池,其中,第1透明导电性金属化合物层是金属氧化物。
3、根据权利要求2所述的薄膜太阳能电池,其中的金属氧化物是氧化铟锡、氧化锡、氧化锌中的一种。
4、根据权利要求1所述的薄膜太阳能电池,其中第1透明导电性金属化合物层是硫化镉。
