本发明涉及用于形成驱动例如液晶显示器、有机EL显示器等的薄膜晶体管的氧化物半导体层而使用的氧化物靶材及其制造方法。
背景技术
以往,对于由薄膜晶体管(以下,称为“TFT”)进行驱动的方式的液晶显示器、有机EL显示器等显示装置而言,在TFT的沟道层中采用非晶质硅膜、结晶硅膜是主流的。而且,伴随显示器的高精细化的要求,氧化物半导体作为TFT的沟道层中使用的材料而受到关注。例如,包含In、Ga、Zn、O(氧)的氧化物半导体膜(以下,称为“I-G-Z-O薄膜。”)具有优异的TFT特性而开始实用化。该I-G-Z-O的薄膜中所含的In、Ga是日本的稀有金属储备对象钢中所指定的稀少且昂贵的金属。
因此,作为不含有上述I-G-Z-O薄膜中所含的In、Ga的氧化物半导体膜,正在持续关注Zn-Sn-O系氧化物半导体膜(以下,称为“ZTO薄膜”)。而且,该ZTO薄膜是通过使用了靶的溅射法而成膜的。该溅射法是指,使离子、原子或团簇与靶表面发生碰撞来切削(或者溅起)该物质的表面,从而使构成该物质的成分沉积在基板等的表面上而成膜的方法。
此处,ZTO薄膜由于是含有氧的薄膜,因此,可以在溅射法中使用在含有氧的氛围下成膜的所谓反应性溅射法。该反应性溅射法是指,在由氩气和氧气构成的混合气体的氛围下进行溅射的方法,并且为通过边使离子、原子或团簇与氧反应边进行溅射而形成氧化物系薄膜的方法。
而且,对于该反应性溅射法中使用的靶材,使用由具有与ZTO薄膜的成分组成近似的成分组成的ZTO系氧化物烧结体形成的靶材。这样的靶材从生产率的观点出发为了应用于直流溅射法,提高成膜速度,要求在高电力下使用。专利文献1中提出了通过不使组织中含有成为发火花(arcing)的原因的氧化锡(SnO2)的晶相,从而在即便高电力溅射中也能够抑制发火花的发生、提高成膜速度的靶材用的烧结体

发明内容
发明要解决的问题
根据本发明人的研究,确认了,将上述专利文献1中公开的抑制SnO2的晶相的烧结体作为靶材,通过溅射法成膜ZTO薄膜,形成TFT,该TFT若暴露于光照射下施加负偏压的状态(Negative Bias under Illumination Stress,以下称为NBIS:),则有时会表现出阈值电压会向负方向偏移这样的不稳定性。
而且,若产生该阈值电压的不稳定性的问题,则会产生难以得到高精细显示器用的驱动元件的问题。
本发明的目的在于,提供用于形成抑制了阈值电压的不稳定性的、构成对高精细显示器等进行驱动的TFT的沟道层的ZTO薄膜的氧化物靶材、及其制造方法。
用于解决问题的方案
本发明人对上述的课题进行了研究,结果发现,通过使氧化物靶材的每单位面积的ZnO相的面积率为规定的范围内,能够抑制阈值电压的不稳定性,实现了本发明。
即,本发明的氧化物靶材相对于金属成分整体含有20.0原子%~50.0%原子的Sn,余量由Zn及不可避免的杂质组成,面积10000μm2中ZnO相的面积率为10.5面积%以下。
另外,本发明的氧化物靶材优选相对于金属成分整体含有总计0.005原子%~4.000原子%的Al、Ga、Mo及W中的1种以上。
另外,本发明的氧化物靶材可以通过具有如下工序的制造方法获得:造粒工序,以相对于金属成分整体含有20.0原子%~50.0%原子的Sn、余量为Zn及不可避免的杂质的方式,将ZnO粉末和SnO2粉末与纯水及分散剂混合而制成浆料,使该浆料干燥,制作造粒粉,对该造粒粉进行预焙烧,得到由Zn2SnO4和ZnO形成的预焙烧粉末;烧结工序,对前述预焙烧粉末进行湿式破碎后,通过浇注成型制作成型体,对该成型体进行脱脂后,在大气氛围下进行焙烧,得到氧化物烧结体;和研磨工序,对前述氧化物烧结体的作为侵蚀面的面进行研磨,得到在作为侵蚀面的面的面积10000μm2中ZnO相所占据的面积率为10.5面积%以下的氧化物靶材。
而且,优选在前述研磨工序中,边确认亮度L*及色度b*边对作为侵蚀面的面进行研磨。
发明的效果
根据本发明,能够得到抑制了阈值电压的不稳定性的ZTO薄膜。通过抑制该阈值电压的不稳定性,成为对高精细的大型液晶显示器、有机EL显示器等的制造工序中的TFT的沟道层的形成有用的技术。

具体实施方式
本发明的氧化物靶材具有如下特征:在作为侵蚀面的面的每单位面积、即面积10000μm2中ZnO相所占据的面积率为10.5面积%以下。由此,本发明的氧化物靶材能够形成均匀的ZTO薄膜,能够抑制TFT中的阈值电压的不稳定性。另外,出于与上述同样的理由,对于ZnO相的面积率,每10000μm2的面积优选为10.3面积%以下、更优选为10.2面积%以下。
此处,本发明中所说的ZnO相的面积率可以如下测定:在氧化物靶材的侵蚀面的任意视场中,通过扫描型电子显微镜以反射电子图像的方式对Zn2SnO4相和ZnO相以高对比度进行拍摄,使用图像解析软件(例如OLYMPUS SOFT IMAGING SOLUTIONS GMBH公司制的“Scandium”)对其图像进行测定。
需要说明的是,为了提高以期望的图案形成沟道层时的蚀刻性,对于ZnO相的面积率,每10000μm2的面积优选为2.0面积%以上、更优选为5.0面积%以上。
本发明的氧化物靶材具有如下组成:相对于金属成分整体,含有20.0原子%~50.0%原子的Sn、余量由Zn及不可避免的杂质组成。
而且,本发明的氧化物靶材通过将Sn量设为20.0原子%以上,能够抑制ZnO相粗大化、或者多个ZnO相连结。另外,出于与上述同样的理由,Sn量优选25.0原子%以上、更优选29.0原子%以上。
另外,本发明的氧化物靶材通过将Sn量设为50.0原子%以下,能够提高以期望的图案形成沟道层时的蚀刻性。另外,出于与上述同样的理由,Sn量优选40.0原子%以下、更优选35.0原子%以下。
而且,本发明的氧化物靶材通过将Zn量设为50.0原子%以上,能够提高以期望的图案形成沟道层时的蚀刻性。另外,出于与上述同样的理由,Zn量优选60.0原子%以上、更优选65.0原子%以上。
另外,本发明的氧化物靶材通过将Zn量设为80.0原子%以下,能够抑制ZnO相粗大化、或者多个ZnO相连结。另外,出于与上述同样的理由,Zn量优选75.0原子%以下、更优选71.0原子%以下。
本发明的氧化物靶材优选利用Al、Ga、Mo及W中的1种以上、以相对于金属成分整体总计成为0.005原子%~4.000原子%的范围置换上述Sn及Zn中的1种以上的一部分。这些元素为对控制载流子的迁移率、抑制光劣化有用的元素。
而且,本发明的氧化物靶材更优选含有总计0.050原子%以上的这些元素、进一步优选含有0.100原子%以上。另外,本发明的氧化物靶材更优选含有总计3.000原子%以下的这些元素,进一步优选含有2.000原子%以下。
以下,对本发明的氧化物靶材的制造方法进行说明。
本发明的氧化物靶材的制造方法中,在造粒工序中,以相对于金属成分整体含有20.0原子%~50.0%原子的Sn、余量为Zn及不可避免的杂质的方式将ZnO粉末和SnO2粉末与纯水、分散剂混合而制成浆料,使该浆料干燥后,制作造粒粉,对该造粒粉进行预焙烧,制作由Zn2SnO4和ZnO形成的预焙烧粉末。
用于制作上述预焙烧粉末的造粒粉的预焙烧温度优选设定为1000℃~1200℃。对于预焙烧温度,设为1000℃以上在能够使ZnO粉末与SnO2粉末的反应充分进行的方面是优选的,更优选1050℃以上。
另外,对于预焙烧温度,设为1200℃以下在能够抑制ZnO粉末与SnO2粉末的过度的反应、并且能够维持0.5μm~1.5μm这样的适于焙烧的粉末粒径从而能够得到致密的氧化物靶材的方面是优选的,更优选1120℃以下。
而且,在预焙烧温度下的保持时间优选设为1小时~10小时的范围。对于在预焙烧温度下的保持时间,设为1小时以上在能够促进ZnO粉末与SnO2粉末的反应的方面是优选的,更优选2小时以上。
另外,对于在预焙烧温度下的保持时间,设为10小时以下在能够抑制ZnO粉末与SnO2粉末的烧结的方面是优选的,更优选7小时以下。
本发明的氧化物靶材的制造方法中,在焙烧工序中,对上述的造粒工序中得到的预焙烧粉末进行湿式破碎后,通过浇注成型制作成型体,经过脱脂,在大气氛围下进行焙烧,得到氧化物烧结体。
大气氛围中的焙烧温度优选设定为1300℃~1450℃。对于焙烧温度,设为1300℃以上在能够促进烧结、能够得到致密的氧化物靶材的方面是优选的。而且,出于与上述同样的理由,焙烧温度更优选1350℃以上。
另外,对于焙烧温度,设为1450℃以下在能够抑制由ZnO蒸发而产生的空孔、制成高密度的氧化物靶材的方面是优选的。而且,出于与上述同样的理由,焙烧温度更优选设为1420℃以下。
而且,对于在焙烧温度下的保持时间,设为4小时以上在能够促进基于焙烧的致密化的方面是优选的。而且,出于与上述同样的理由,在焙烧温度下的保持时间更优选设为8小时以上。
另外,若在焙烧温度下的保持时间超过15小时,则会促进ZnO相的生长,变得难以减小每单位面积的ZnO相的面积率。因此,为了得到本发明的氧化物靶材,优选将在焙烧温度下的保持时间设为15小时以下。而且,出于与上述同样的理由,在焙烧温度下的保持时间更优选设为12小时以下。
本发明中,通过将上述的焙烧工序中得到的氧化物烧结体在非氧化性氛围中进行还原热处理,从而使氧化物烧结体的电阻率降低、能实现基于直流溅射的ZTO薄膜的成膜,这方面是优选的。氧化物烧结体的电阻率与氧化物烧结体中的缺氧密度有关系。因此,对于还原热处理,在1300℃以上进行在能够增加缺氧密度、降低电阻率的方面是优选的。而且,出于与上述同样的理由,还原热处理更优选在1350℃以上进行。
另外,对于还原热处理,在1450℃以下进行在不仅能够抑制ZnO的蒸发、而且还能够抑制ZnO相的粗大化的方面是优选的。而且,出于与上述同样的理由,还原热处理更优选在1420℃以下进行。
而且,还原热处理的保持时间优选设为3小时以上。由此,能够使氧化物烧结体中的缺氧状态均匀。而且,出于与上述同样的理由,还原热处理的保持时间更优选设为4小时以上。
另外,还原热处理的保持时间优选设为15小时以下。由此,能够抑制ZnO的蒸发并且抑制ZnO相的粗大化。而且,出于与上述同样的理由,还原热处理的保持时间更优选设为10小时以下。
而且,本发明的氧化物靶材可以通过在研磨工序中以上述的焙烧工序中得到的氧化物烧结体的作为侵蚀面的面的面积10000μm2中ZnO相所占据的面积率成为10.5面积%以下的方式对氧化物烧结体的作为侵蚀面的面进行研磨来获得。此处,对于使ZnO相的面积率为10.5面积%以下,实际上可以通过观察氧化物烧结体的作为侵蚀面的面中的组织,算出ZnO相的面积率,交替地进行该算出和研磨来实现。
另外,对于使ZnO相的面积率为10.5面积%以下,实际上也可以通过将氧化物烧结体的作为侵蚀面的面中的、JIS Z8781-4:2013中规定的亮度L*及色度b*作为指标,以使L*为60.3以下、并且b*为-0.3以下的方式,测定L*及b*并交替进行该测定和研磨来实现。而且,L*及b*可以使用例如Konica Minolta,Inc.制的分光色度计(CM2500d)进行测定。
[实施例1]
首先,以相对于金属成分整体Sn为30.0原子%、余量为Zn及不可避免的杂质的方式,称量平均粒径(累积粒度分布的D50)为0.70μm的ZnO粉末和平均粒径(累积粒度分布的D50)为1.85μm的SnO2粉末,投入到放入有规定量的纯水和分散剂的搅拌容器内后,进行混合,得到浆料。将该浆料干燥、造粒后,在1090℃、4小时下进行预焙烧,得到由Zn2SnO4和ZnO形成的预焙烧粉末。对于预焙烧粉末,通过湿式破碎以使平均粒径(累积粒度分布的D50)成为1μm的方式进行粒度调整。
然后,对上述的预焙烧粉末进行湿式破碎后,通过浇注成型,得到3张厚度10mm×直径125mm的成型体。
接着,对1张得到的成型体以1400℃、10小时、大气氛围进行焙烧,接着,以1400℃、4小时、氮氛围进行常压的还原热处理,得到氧化物烧结体。然后,对该氧化物烧结体进行机械加工,制成厚度5mm×直径50mm,对作为侵蚀面的氧化物烧结体的表面,以使面积10000μm2中的ZnO相的面积率成为10.5面积%以下的方式,具体而言,以使L*为60.3以下、且b*为-0.3以下的方式,测定L*及b*并交替地进行该测定和研磨,得到作为本发明例1的氧化物靶材。需要说明的是,L*及b*的测定使用Konica Minolta,Inc.制的分光色度计(CM2500d)。
另外,对另1张得到的成型体,以1400℃、10小时、大气氛围进行焙烧,接着,以1400℃、4小时、氮氛围进行常压的还原热处理,得到氧化物烧结体。然后,对该氧化物烧结体进行机械加工,制成厚度5mm×直径50mm,对作为侵蚀面的氧化物烧结体的表面,以使面积10000μm2中的ZnO相的面积率成为10.5面积%以下的方式,具体而言,以使L*为60.3以下、且b*为-0.3以下的方式,测定L*及b*并交替地进行该测定和研磨,得到作为本发明例2的氧化物靶材。
另外,对另1张得到的成型体以1400℃、10小时、大气氛围进行焙烧,接着,以1400℃、4小时、氮氛围进行常压的还原热处理,得到氧化物烧结体。然后,对该氧化物烧结体进行机械加工,制成厚度5mm×直径50mm,对作为侵蚀面的氧化物烧结体的表面,以使面积10000μm2中的ZnO相的面积率超过10.5面积%的方式,具体而言,以使L*超过60.3、且b*超过-0.3的方式,测定L*及b*并交替地进行该测定和研磨,得到作为比较例的氧化物靶材。
将上述中得到的本发明例1、本发明例2及比较例的氧化物靶材的作为侵蚀面的面的扫描型电子显微镜的反射电子图像示于图1~图3。在该扫描型电子显微镜的反射电子图像中,在任意的纵:94.6μm×横:130.6μm(面积:12355μm2)的视场中,观察达到10000μm2的1个视场,测定存在于视场内的ZnO相的面积。此处,对于测定,通过扫描型电子显微镜以反射电子图像对Zn2SnO4相和ZnO相以高对比度进行拍摄,对该图像使用图像解析软件(OLYMPUSSOFT IMAGING SOLUTIONS GMBH公司制的“Scandium”),得到ZnO相的面积率。将其结果示于表1。另外,供作参考,也一并记载了各氧化物靶材的作为侵蚀面的面的任意位置的L*及b*的值。
根据表1的结果,能够确认,本发明的氧化物靶材的面积10000μm2中的ZnO相的面积率为10.5面积%以下。
另一方面,比较例的氧化物靶材的面积10000μm2中的ZnO相的面积率超过10.5面积%,在本发明的范围外。

接着,为了确认ZTO薄膜对TFT特性的影响,制作图4所示的简易TFT并实施评价。
首先,在玻璃基板1上形成作为栅电极2的Mo的金属薄膜。其后,用光致抗蚀剂形成栅极图案的掩模。借助该掩模进行蚀刻加工,形成厚度70nm的栅电极2。其后,在整个面以100nm的厚度形成作为栅极绝缘膜3的SiO2膜。然后,使用上述中制作的各氧化物靶材,通过溅射形成厚度30nm的沟道层4。
接着,在沟道层4上形成此后成为沟道图案的光致抗蚀剂层。此处,为了对沟道区域进行加工,对光致抗蚀剂层描绘沟道图案、进行曝光、显影,形成掩模。然后,使用该掩模进行蚀刻加工,形成沟道区域。
进而,以厚度140nm形成作为源电极5及漏电极6的Mo的金属薄膜,将光致抗蚀剂作为掩模进行蚀刻加工,形成源电极5及漏电极6。然后,用保护膜覆盖,制作简易TFT。
使用上述中制作的各简易TFT,进行基于NBIS的可靠性评价。在室温(25℃)下、赋予0~1000秒的NBIS(栅极电压Vg=-15V、漏电压Vd=0V、照度=1000lx),将经过1000秒后的阈值电压(Vth)与试验前进行比较,算出其差值作为ΔVth。将其结果示于表2。
其结果,由本发明的氧化物靶材形成ZTO薄膜的简易TFT的ΔVth不足-10.0V,确认为确保了稳定性的TFT。
另一方面,由比较例的氧化物靶材形成ZTO薄膜的简易TFT的ΔVth低于-10.0V,作为TFT不适合。

[实施例2]
首先,以相对于金属成分整体Sn为33.3原子%、余量为Zn及不可避免的杂质的方式,称量平均粒径(累积粒度分布的D50)为0.70μm的ZnO粉末和平均粒径(累积粒度分布的D50)为1.85μm的SnO2粉末,投入到放入有规定量的纯水和分散剂的搅拌容器内后,进行混合,得到浆料。将该浆料干燥、造粒后,在1090℃、4小时下进行预焙烧,得到由Zn2SnO4和ZnO形成的预焙烧粉末。对于预焙烧粉末,在湿式破碎时以Sn成为29.5~31.0原子%、Al成为0.132原子%的方式追加平均粒径(累积粒度分布的D50)为0.70μm的ZnO粉末和平均粒径(累积粒度分布的D50)为0.1~0.4μm的Al2O3粉末后,以使整体的平均粒径(累积粒度分布的D50)为0.7μm~1.0μm的方式进行粒度调整。
对上述的预焙烧粉末进行湿式破碎后,通过浇注成型得到5张厚度10mm×宽度235mm×长度310mm的成型体。
接着,将得到的成型体以1400℃、10小时、大气氛围进行焙烧,接着,以1400℃、4小时、氮氛围进行常压的还原热处理,得到氧化物烧结体。然后,对该氧化物烧结体进行机械加工,制成厚度5mm×直径50mm,在扫描型电子显微镜的反射电子图像中,在任意的纵:94.6μm×横:130.6μm(面积:12355μm2)的3个视场中,观察各视场的达到10000μm2的视场,测定存在于该视场内的ZnO相的面积。而且,通过交替地进行该测定和研磨,得到作为本发明例3~本发明例7的氧化物靶材。
此处,对于测定,通过扫描型电子显微镜以反射电子图像对Zn2SnO4相和ZnO相以高对比度进行拍摄,对该图像使用图像解析软件(OLYMPUS SOFT IMAGING SOLUTIONS GMBH公司制的“Scandium”),得到各视场的ZnO相的面积率和3个视场的平均值。将其结果示于表3。
将上述中得到的本发明例3~本发明例7的氧化物靶材的作为侵蚀面的面中的视场1~视场3的扫描型电子显微镜的反射电子图像示于图5~图19。
根据表3及图5~图19的结果,确认本发明的氧化物靶材的面积10000μm2中的ZnO相的面积率为10.5面积%以下。

Claims (4)
1.一种氧化物靶材,其特征在于,相对于金属成分整体,含有20.0原子%~50.0%原子的Sn,余量由Zn及不可避免的杂质组成,在作为侵蚀面的面的面积10000μm2中ZnO相所占据的面积率为2.0面积%以上且10.5面积%以下。
2.根据权利要求1所述的氧化物靶材,其特征在于,相对于金属成分整体,含有总计0.005原子%~4.000原子%的Al、Ga、Mo及W中的1种以上。
3.一种氧化物靶材的制造方法,其具有:
造粒工序,以相对于金属成分整体含有20.0原子%~50.0%原子的Sn、余量为Zn及不可避免的杂质的方式,将ZnO粉末和SnO2粉末与纯水及分散剂混合而制成浆料,使该浆料干燥,制作造粒粉,对该造粒粉进行预焙烧,得到由Zn2SnO4和ZnO形成的预焙烧粉末;
烧结工序,对所述预焙烧粉末进行湿式破碎后,通过浇注成型制作成型体,对该成型体进行脱脂后,在大气氛围下进行焙烧,得到氧化物烧结体;和
研磨工序,对所述氧化物烧结体的作为侵蚀面的面进行研磨,得到在作为侵蚀面的面的面积10000μm2中ZnO相所占据的面积率为2.0面积%以上且10.5面积%以下的氧化物靶材。
4.根据权利要求3所述的氧化物靶材的制造方法,其特征在于,在所述研磨工序中,边确认亮度L*及色度b*边对作为侵蚀面的面进行研磨。
