背景技术
在高速地进行开关动作的场效应晶体管中,栅极电压有时会产生意外的振荡。若产生栅极电压的振荡,则有可能导致包含场效应晶体管在内的电路的误操作而成为问题。
发明内容
本发明要解决的课题在于,提供一种能够抑制栅极电压的振荡的半导体装置。
实施方式的半导体装置具备:晶体管,具有第1电极、第2电极、以及栅极电极;电阻,电连接于上述栅极电极;二极管,具有电连接于上述第1电极的阳极、和电连接在上述电阻与上述栅极电极之间的阴极;以及电容器,以并联的方式与上述电阻连接。
根据上述构成,可提供一种能够抑制栅极电压的振荡的半导体装置。

另外,在本说明书中,半导体装置是包含将分立半导体等多个元件组合而成的功率模块、或者在分立半导体等多个元件中组装有驱动这些元件的驱动电路或自己保护功能的智能功率模块在内的概念。
(第1实施方式)
本实施方式的半导体装置具备:晶体管,具有第1电极、第2电极、以及栅极电极;电阻,电连接于栅极电极;二极管,具有电连接于第1电极的阳极、和电连接于电阻与栅极电极之间的阴极;以及电容器,以并联的方式与电阻连接。
图1是本实施方式的半导体装置的电路图。
本实施方式的半导体装置具备晶体管10、电阻20、二极管30、电容器40、铁氧体磁珠电感器(ferrite bead inductor)50,寄生电感60。另外,半导体装置具备源极端子100、漏极端子200、栅极端子300。
晶体管10具备源极电极11(第1电极)、漏极电极12(第2电极)、以及栅极电极13。源极电极11电连接于源极端子100。漏极电极12电连接于漏极端子200。栅极电极13电连接于栅极端子300。
源极端子100例如固定于接地电位。漏极端子200例如被施加正的电压。栅极端子300被施加用于切换晶体管10的导通状态与断开状态的栅极信号。
晶体管10例如是FET(Field Effect Transistor,场效应晶体管)。晶体管10例如是额定电压为600V以上的、使用了硅的超结构造的MOSFET(Metal Oxide SemiconducturField Effect Transistor,金属氧化物半导体场效应晶体管)。作为晶体管10,也能够使用例如使用了氮化物半导体的FET(Field Effect Transistor)、使用了碳化硅的MOSFET。
在晶体管10的漏极电极12与源极电极11之间流过的电流的时间变化率例如为206A(安培)/μsec(微秒)以上。换言之,晶体管10的漏极电流的时间变化率例如为206A(安培)/μsec(微秒)以上。
电阻20电连接于栅极电极13。电阻20具有第1端部21与第2端部22。第2端部22电连接于晶体管10的栅极电极13。第1端部21电连接于栅极端子300。
电阻20是所谓的栅极电阻。电阻20抑制晶体管10的栅极电压的急剧的变动。
二极管30具有阳极31与阴极32。阳极31电连接于晶体管10的源极电极11。阳极31电连接于源极端子100。阴极32电连接在电阻20与栅极电极13之间。阴极32连接在电阻20的第2端部22和晶体管10的栅极电极13之间。
二极管30在栅极电压成为负的电压的情况下,对栅极电极13注入正电荷,抑制栅极电压的急剧的变动。
二极管30例如是肖特基势垒二极管。
电容器40以并联的方式与电阻20连接。电容器40具有第1电容器电极41和第2电容器电极42。第1电容器电极41电连接于电阻20的第1端部21。第2电容器电极42电连接于电阻20的第2端部22。
电容器40具备通过电容器40的充放电来抑制栅极电压的急剧的变动的功能。电容器的电容例如为晶体管10的输入电容的1/3以下。输入电容是晶体管10的栅极·源极间电容Cgs与栅极·漏极间电容Cgd之和。
铁氧体磁珠电感器50设于电阻20与栅极电极13之间。铁氧体磁珠电感器50电连接在电阻20的第2端部22和晶体管10的栅极电极13之间。
铁氧体磁珠电感器50在高频区域作为电阻发挥功能,由此吸收栅极电压的噪声,抑制栅极电压的急剧的变动。
在本说明书中,“铁氧体磁珠电感器”并不限定于具有中空筒型的铁氧体磁芯的构造的电感器。“铁氧体磁珠电感器”是包含了所有使用了铁氧体的电感器的概念。例如,具有将印刷有布线的铁氧体片层叠而成的构造的片式铁氧体磁珠电感器也包含在“铁氧体磁珠电感器”内。
寄生电感60存在于阳极31与源极电极11之间。寄生电感60存在于源极电极11与源极端子100之间。寄生电感60例如由晶体管10的源极导线产生。寄生电感60例如由将晶体管10的源极电极11与源极导线连接的接合线产生。寄生电感60例如由与晶体管10的源极电极11连接的印刷基板的布线产生。
寄生电感60例如为10nH以上且30nH以下。
以下,对本实施方式的作用以及效果进行说明。图2、图3是本实施方式的半导体装置的作用以及效果的说明图。
本实施方式的半导体装置具备二极管30、电容器40、铁氧体磁珠电感器50。通过来自二极管30的充电、电容器40的充放电、以及铁氧体磁珠电感器50的噪声吸收,能够抑制晶体管10关断时的栅极电压的急剧变动。因此,根据本实施方式的半导体装置,能够抑制栅极电压的振荡。以下,详细地进行说明。
图2是比较方式的半导体装置的电路图。比较方式的半导体装置与本实施方式的半导体装置在不具备二极管30、电容器40、以及铁氧体磁珠电感器50这一点不同。
图3A、图3B是表示关断时的栅极电压的随时间经过的变化的图。横轴是经过时间,纵轴是栅极电压。图3A是表示理想情况的图,图3B是表示栅极电压上产生振荡的情况的图。
在晶体管10关断时,在图2中,从栅极端子300赋予的电压从导通状态下的Vsignal向0V变化。栅极电极13中的栅极电压Vgs理想的是如图3A所示,经过平坦的镜像期间(mirror period)(图3A中的tmiller),完全成为0V。在镜像期间,进行栅极·漏极电容Vgd的充放电。
此外,这里,栅极电压Vgs以源极端子100为基准。源极端子100例如固定于接地电位。
但是,实际上,有时如图3B所示那样,栅极电压Vgs产生振荡。认为理由如下。
源极电极11中存在寄生电感60。若晶体管10开始关断,则在寄生电感60的自感应的作用下,产生与漏极电流的时间变化相应的感应电动势。
若将寄生电感60设为L、将漏极电流的时间变化率设为di/dt,则感应电动势由L×di/dt表示。如图3B所示,由于寄生电感60所产生的感应电动势,使得栅极电压Vgs向负的方向位移。之后,栅极电压Vgs成为负的电压。
然后,若晶体管10关断,使得漏极电压Vds上升,则由电容耦合导致栅极电压Vgs向正的方向位移。这样,栅极电压Vgs振荡。
将栅极电压Vgs的负侧的峰值与正侧的峰值的电压差称为振荡振幅Vswing。
若振荡振幅Vswing变大,则产生噪声,有可能导致例如包含晶体管在内的电路的误操作。
在本实施方式的半导体装置中,若栅极电压Vgs为负的电压,则正电荷经由二极管30从源极端子100注入到栅极电极13。因此,可抑制栅极电压Vgs成为负的电压。
另外,若栅极电压Vgs向正的方向位移,则可利用电容器40的充放电抑制栅极电压Vgs的上升。电容器40在栅极电压Vgs向负的方向位移的情况下通过电容器40的充放电也抑制栅极电压Vgs的下降。
在二极管30与电容器40的相互作用下,相比于分别以单体连接于栅极电极13的情况,振荡振幅Vswing变小。认为这是因为,在栅极电压Vgs向负的方向开始位移的初始阶段,响应速度较快的电容器40承担抑制变动,之后的向负的方向的变动的抑制由充电能力较高的二极管30承担,结果抑制了栅极电压Vgs向负侧位移的最大值。
在本实施方式的半导体装置中,通过上述作用,抑制栅极电压Vgs的振荡。另外,根据本实施方式,在抑制栅极电压Vgs的振荡的同时,抑制开关损失、特别是关断损失。
本实施方式的半导体装置还通过由铁氧体磁珠电感器50吸收栅极电压Vgs的噪声来抑制栅极电压Vgs的振荡。
在本实施方式中,期望的是电容器40的电容为晶体管10的输入电容的1/3以下。若输入电容超过上述范围,则有可能电容器40作为所谓的加速电容器发挥功能。在该情况下,有可能栅极电压Vg的噪声变大、电容器40对栅极电压Vgs的振荡抑制效果减小。
通过使电容器40的电容为晶体管10的输入电容的1/3以下,使得晶体管10接通时的、基于电容器40的充放电的栅极电极13的位移成为阈值电压以下。因此,电容器40不会作为加速电容器发挥功能。在晶体管10关断时也相同,电容器40不会作为加速电容器发挥功能。此外,在计算该边界条件时,假设晶体管10的阈值电压为栅极信号Vsignal的1/4。
出于不使电容器40作为加速电容器发挥功能的观点,期望的是电容器40的电容为晶体管10的输入电容1/5以下,更期望的是1/10以下。
本实施方式的半导体装置在由寄生电感60产生的感应电动势较大的情况下特别有效地发挥功能。由寄生电感60产生的感应电动势ΔV由ΔV=L×di/dt来表示。L是寄生电感60,di/dt是漏极电流的时间变化率。
出于上述观点,期望的是寄生电感60为10nH以上,更期望的是15nH以上,进一步期望的是20nH以上。寄生电感60例如能够通过LCR测试仪或TDR测量来测定。
另外,出于上述观点,期望的是晶体管10是高速地进行开关的晶体管。例如,期望的是在漏极电极12与源极电极11之间流过的漏极电流的时间变化率为206A(安培)/μsec(微秒)以上。
在计算该边界条件时,使晶体管10的阈值电压为2.5V,使二极管30的正向压降为0.6V,使寄生电感60为15nH,设想产生栅极电压Vg向负方向的位移超过3.1V的感应电动势。即,3.1V≤15nH×di/dt。
二极管30期望的是肖特基势垒二极管。肖特基势垒二极管例如与PIN二极管相比,正向压降较低。因此,能够提早开始正电荷经由二极管30向栅极电极13的注入。
以上,根据本实施方式的半导体装置,能够抑制栅极电压Vgs的振荡。
(第2实施方式)
本实施方式的半导体装置除了二极管是PIN二极管以外与第1实施方式相同。以下,对与第1实施方式重复的内容省略叙述。
图4是本实施方式的半导体装置的电路图。本实施方式的半导体装置与第1实施方式不同,二极管30是PIN二极管。
根据本实施方式的半导体装置,与第1实施方式相同,能够抑制栅极电压Vgs的振荡。
(第3实施方式)
本实施方式的半导体装置除了不具备铁氧体磁珠电感器以外与第1实施方式相同。以下,对与第1实施方式重复的内容省略叙述。
图5是本实施方式的半导体装置的电路图。本实施方式的半导体装置与第1实施方式不同,不具备铁氧体磁珠电感器。
根据本实施方式的半导体装置,与第1实施方式相同,能够抑制栅极电压Vgs的振荡。
(第4实施方式)
本实施方式的半导体装置除了铁氧体磁珠电感器电连接在电阻与二极管的阴极之间以外与第1实施方式相同。以下,对与第1实施方式重复的内容省略叙述。
图6是本实施方式的半导体装置的电路图。
本实施方式的半导体装置与第1实施方式不同,铁氧体磁珠电感器50电连接在电阻20和二极管30的阴极32之间。铁氧体磁珠电感器50电连接在电阻20的第2端部22和二极管30的阴极32之间。
二极管30的阴极32连接在比铁氧体磁珠电感器50更靠近栅极电极13的位置。因此,在栅极电压Vgs向负的方向位移的情况下,正电荷经由二极管30向栅极电极13的注入相比于第1实施方式更迅速地进行。由此,可进一步抑制栅极电压Vgs的振荡。
根据本实施方式的半导体装置,与第1实施方式相同,能够抑制栅极电压Vgs的振荡。另外,通过使铁氧体磁珠电感器50的位置合理化,可进一步抑制栅极电压Vgs的振荡。
(第5实施方式)
本实施方式的半导体装置除了电容器以并联的方式与电阻以及铁氧体磁珠电感器连接、且阴极电连接在铁氧体磁珠电感器与栅极电极之间以外,与第1实施方式相同。以下,对与第1实施方式重复的内容省略叙述。
图7是本实施方式的半导体装置的电路图。
本实施方式的半导体装置与第1实施方式不同,电容器40与电阻20以及铁氧体磁珠电感器50以并联的方式连接。另外,阴极32电连接在铁氧体磁珠电感器50与栅极电极13之间。
电阻20的第2端部22与铁氧体磁珠电感器50的一端电连接。另外,电容器40的第2电容器电极42与铁氧体磁珠电感器50的另一端电连接。
二极管30的阴极32连接于在铁氧体磁珠电感器50更靠近栅极电极13的位置。因此,在栅极电压Vgs向负的方向位移的情况下,正电荷经由二极管30向栅极电极13的注入相比于第1实施方式更迅速地进行。由此,可进一步抑制栅极电压Vgs的振荡。
另外,电容器40的第2电容器电极42连接在比铁氧体磁珠电感器50更靠近栅极电极13的位置。因此,在栅极电压Vgs已位移的情况下,由电容器40的充放电引起的栅极电极13的充放电相比于第1实施方式更迅速地进行。由此,可进一步抑制栅极电压Vgs的振荡。
根据本实施方式的半导体装置,与第1实施方式相同,能够抑制栅极电压Vgs的振荡。另外,通过使铁氧体磁珠电感器50的位置最合理化,可进一步抑制栅极电压Vgs的振荡。
(第6实施方式)
本实施方式的电力转换装置以及驱动装置具备第1实施方式的半导体装置。
图8是本实施方式的电力转换装置以及驱动装置的示意图。驱动装置具备马达140和作为电力转换装置的一个例子的变换器150。
变换器150由作为开关装置而使用的三个半导体模块150a、150b、150c构成第1实施方式的半导体装置。通过使三个半导体模块150a、150b、150c以并联的方式连接,从而实现具备三个交流电压的输出端子U、V、W的三相的变换器150。通过从变换器150输出的交流电压驱动马达140。
根据本实施方式,通过具备抑制栅极电压Vgs的振荡的半导体装置,能够提供提高了特性的变换器150以及驱动装置。
【实施例】
以下,对本发明的实施例进行说明。
(实施例1)
与第1实施方式相同,即,使用了具有二极管30、电容器40、铁氧体磁珠电感器50的电路构成。二极管30使用了肖特基势垒二极管。电容器40的电容设为100pF。在上述电路构成中,测定了晶体管10关断时的栅极电压Vgs的变化。
(实施例2)
与第2实施方式相同,即,使用了具有二极管30、电容器40、铁氧体磁珠电感器50的电路构成。二极管30PIN使用了二极管。在上述电路构成中,测定了晶体管10关断时的栅极电压Vgs的变化。
(实施例3)
与第2实施方式相同,即,使用了具有二极管30、电容器40、铁氧体磁珠电感器50的电路构成。二极管30使用了额定电流比实施例2小的小信号PIN二极管。
(实施例4)
与第3实施方式相同,即,未使用铁氧体磁珠电感器50,而是使用了具有二极管30以及电容器40的电路构成。二极管30使用了肖特基势垒二极管。在上述电路构成中,测定了晶体管10关断时的栅极电压Vgs的变化。
(比较例1)
与第1实施方式的比较方式相同,即,使用了不具有二极管30、电容器40、铁氧体磁珠电感器50的电路构成。在上述电路构成中,测定了晶体管10关断时的栅极电压Vgs的变化。
(比较例2)
使用了在比较例1中仅应用二极管30的电路构成,即,使用了从实施例1的电路构成中去除了电容器40以及铁氧体磁珠电感器50的电路构成。二极管30使用了肖特基势垒二极管。在上述电路构成中,测定了晶体管10关断时的栅极电压Vgs的变化。
(比较例3)
使用了在比较例1中仅应用电容器40的电路构成,即,使用了从实施例1的电路构成中去除了二极管30以及铁氧体磁珠电感器50的电路构成。在上述电路构成中,测定了晶体管10的关断时的栅极电压Vgs的变化。
在表1中示出实施例1~4、比较例1~3的测定结果。关于实施例1~4、比较例1~3,示出振荡振幅Vswing(V)以及相对于比较例1的振荡振幅的抑制幅度(V)。振荡振幅的抑制幅度(V)是振荡振幅的差分。关于实施例1、比较例1,示出关断损失(μJ)。

图9A、图9B是表示实施例1、比较例1的关断时的栅极电压以及关断损失的随时间经过的变化的图。图9A是栅极电压的随时间经过的变化,图9B是关断损失的随时间经过的变化。此外,表1的关断损失是图9B的关断损失的时间积分值。
在图9A、图9B中,用实线示出了实施例1,用虚线示出了比较例1。
根据表1可知,相对于不具有二极管30、电容器40、铁氧体磁珠电感器50的比较例1,在至少具有二极管30以及电容器40的实施例1~4中,抑制了栅极电压Vgs的振荡。
另外可知,若比较具有二极管30以及电容器40的实施例4、仅具有二极管30的比较例2、仅具有电容器40的比较例3的抑制幅度,则在实施例4中,获得了二极管30单体与电容器40单体的效果的组合以上的效果。即,单体的抑制幅度之和为9.3V=6.8V+2.5V,相比于此,实施例4获得了其以上的10.5V的抑制幅度。
另外,根据在二极管30中使用了肖特基势垒二极管的实施例1和使用了PIN二极管的实施例2、3的比较,可知通过使用肖特基势垒二极管,使得振荡抑制效果增大。
另外,根据实施例1和去除了铁氧体磁珠电感器50的实施例4的比较,可知通过使用铁氧体磁珠电感器50,使得振荡抑制效果增大。
而且,若比较实施例1与比较例1,可以说实施例1的关断损失与比较例1相同。
在第1至第5实施方式中,以晶体管10为FET的情况为例进行了说明,但作为晶体管10,例如也能够应用IGBT(Insulated GateBipolar Transistor,绝缘栅双极型晶体管)。
在第6实施方式中,作为电力转换装置以变换器为例进行了说明,但作为电力转换装置,也能够应用DC-DC转换器。
虽然说明了本发明的几个实施方式,但这些实施方式只是作为例子而提出的,并非意图限定发明的范围。这些新的半导体装置以及电力转换装置的实施方式能够通过其他各种方式来实施,在不脱离发明的主旨的范围内,能够进行各种省略、替换、变更。这些实施方式及其变形包含在发明的范围及主旨中,并且包含在权利要求书所记载的发明和与其等价的范围内。
此外,能够将上述的实施方式总结为以下的技术方案。
技术方案1
一种半导体装置,具备:
晶体管,具有第1电极、第2电极、以及栅极电极;
电阻,电连接于上述栅极电极;
二极管,具有电连接于上述第1电极的阳极、和电连接在上述电阻与上述栅极电极之间的阴极;以及
电容器,以并联的方式与上述电阻连接。
技术方案2
根据技术方案1所述的半导体装置,上述二极管是肖特基势垒二极管。
技术方案3
根据技术方案1或者技术方案2所述的半导体装置,还具备电连接在上述电阻与上述栅极电极之间的铁氧体磁珠电感器。
技术方案4
根据技术方案3所述的半导体装置,上述电容器与上述电阻以及上述铁氧体磁珠电感器以并联的方式连接,在上述铁氧体磁珠电感器与上述栅极电极之间电连接有上述阴极。
技术方案5
根据技术方案1至技术方案4中任一项所述的半导体装置,上述电容器的电容小于等于上述晶体管的输入电容的1/3。
技术方案6
根据技术方案1至技术方案5中任一项所述的半导体装置,在上述第2电极与上述第1电极之间流过的电流的时间变化率为206A(安培)/μsec(微秒)以上。
技术方案7
根据技术方案1至技术方案6中任一项所述的半导体装置,在上述阳极与上述第1电极之间还具备10nH以上的寄生电感。
技术方案8
根据技术方案1至技术方案7中任一项所述的半导体装置,上述晶体管是使用了硅的超结构造的MOSFET(Metal Oxide Semiconductur Field Effect Transistor,金属氧化物半导体场效应晶体管)。
技术方案9
根据技术方案1至技术方案7中任一项所述的半导体装置,上述晶体管是使用了氮化物半导体的FET(Field Effect Transistor,场效应晶体管)。
技术方案10
根据技术方案1至技术方案7中任一项所述的半导体装置,上述晶体管是使用了碳化硅的MOSFET。
技术方案11
一种电力转换装置,具备技术方案1至技术方案10中任一项所述的半导体装置。
Claims (9)
1.一种半导体装置,具备:
晶体管,具有第1电极、第2电极、以及栅极电极;
电阻,具有第1端部和第2端部,上述第2端部电连接于上述栅极电极,上述第1端部被施加用于切换上述晶体管的导通状态和断开状态的栅极信号;
肖特基势垒二极管,具有电连接于上述第1电极的阳极、和电连接在上述电阻与上述栅极电极之间的阴极;
电容器,与上述电阻并联连接;以及
铁氧体磁珠电感器,电连接在上述电阻与上述栅极电极之间,
上述电容器与上述电阻以及上述铁氧体磁珠电感器并联连接,在上述铁氧体磁珠电感器与上述栅极电极之间电连接有上述阴极。
2.如权利要求1所述的半导体装置,
上述电容器的电容小于等于上述晶体管的输入电容的1/3。
3.如权利要求1或2所述的半导体装置,
在上述第2电极与上述第1电极之间流过的电流的时间变化率大于等于206A/μsec,其中A为安培,μsec为微秒。
4.如权利要求1或2所述的半导体装置,
在上述阳极与上述第1电极之间还具备大于等于10nH的寄生电感。
5.如权利要求3所述的半导体装置,
在上述阳极与上述第1电极之间还具备大于等于10nH的寄生电感。
6.如权利要求1或2所述的半导体装置,
上述晶体管是使用了硅的超结构造的MOSFET。
7.如权利要求1或2所述的半导体装置,
上述晶体管是使用了氮化物半导体的FET。
8.如权利要求1或2所述的半导体装置,
上述晶体管是使用了碳化硅的MOSFET。
9.一种电力转换装置,具备权利要求1或2所述的半导体装置。
