背景技术
集成电路(也被称为芯片、微芯片或半导体管芯)是脆弱而易受很多因素影响的,例如机械应力、化学应力和热应力。在被用于电子系统之前,集成电路必须被封装,以帮助使这些应力因素的作用最小化。封装通过为集成电路提供结构支撑来帮助抗机械应力的保护。通过将集成电路装入封装中,保护集成电路抵御环境因素,所述环境因素诸如灰尘、湿气,以及可以导致化学应力或以其他方式影响电路的其他项目。然而,从封装围绕集成电路添加材料可能增加热阻,并由此增加芯片上的热应力。这些热应力可以降低集成电路的可靠性,并且在一些情况下可以导致其灾难性的故障。

发明内容
鉴于以上缺点,本发明的目标在于通过应用一个或更多个嵌入在封装内部的热散装置来提供改善的热封装结构及其制造方法。在实施方案中,热散装置(thermalspreader)被并入半导体封装中处于半导体管芯及其支撑体之间,所述支撑体在这里还可以被称为载体、基底或管芯盘。在实施方案中,管芯厚度可以被适当地减小,从而总体封装厚度相对于相应的常规封装维持不变。通过热散装置的集成而实现的较高的散热水平帮助芯片在较凉的温度下起作用。

本发明的再一目标在于便利比常规封装更小的封装占用面积(footprint)的可能性。在实施方案中,通过引入一个或更多个热散装置创造的改进的热性能允许管芯尺寸减小,可以生产具有更小占用面积但是具有相同或改进性能的半导体封装。通过以先进的硅(或其他半导体)技术对管芯尺寸减小起杠杆作用以及以热散装置的使用对封装热性改进起杠杆作用,芯片开发者可以提供具有相同或提高的性能但是具有更小形状因子的半导体封装。随着产品向更小的形状因子改变,能够生产具有更小尺寸的芯片可以在系统级或子系统级为终端用户提供显著的空间节省。
在实施方案中,半导体封装包括半导体管芯;支撑所述半导体管芯的载体;以及在所述半导体管芯和所述载体之间的热散装置。所述热散装置被配置为具有比所述载体的热导率高的热导率。
在实施方案中,所述热散装置可以与所述半导体管芯集成、与所述载体集成,或者与半导体管芯和载体两者集成。在实施方案中,所述热散装置是居于所述半导体管芯和所述载体之间的分离(separate)部件。所述热散装置可以使用粘合剂附加在半导体管芯和载体之间,或者可替换地,所述热散装置还可以充当粘合剂。
热散装置可以被用在多种半导体芯片配置中,非限制性地包括并排配置、堆叠配置和混合配置。
本文还公开了用于生产包括一个或更多个热散装置的半导体封装的方法。在实施方案中,用于在热性上改进半导体封装的方法包括将热散装置包含在集成电路和用于所述集成电路的管芯盘之间,其中所述热散装置具有比所述管芯盘的热导率高的热导率。应该注意,热散装置在集成电路和管芯盘之间的放置还可以包括集成电路和管芯盘之间额外的项目。

A.总览
对具有更好的热性能的封装存在着不断增加的需求。该增加的需求源于至少两个原因。首先,管芯自身的功能性正在增加,这导致管芯消耗更多的功率并且散逸更多的热。因此,为了性能的目的而将封装内管芯温度维持为低于具体阈值变得重要。同样,在集成电路中,热产生和热散逸跨半导体管芯块均匀(uniformly)分布是少见的。相反,存在局部热点,所述局部热点产生比半导体上其他区域更多的热。如果这些热点的热不被充分解决,则集成电路可能具有降低的性能或者甚至故障。第二,存在对更小且更紧凑的集成电路的持续需求。随着集成电路尺寸减小而功能性增加,这些芯片的功率密度和热密度增加。同样,随着半导体管芯缩小,管芯盘的效率降低,因为在管芯和管芯盘之间有较少的表面相互作用。这些热问题放大了由于过量的热而导致芯片性能降低和故障的可能性。
本发明的方面便利封装的集成电路的热性能改进(thermalenhancement)。通过在半导体管芯及其管芯垫之间、在半导体管芯之间,或者即在半导体管芯及其管芯垫之间又在半导体管芯之间包括至少一个热散装置,半导体封装的热能力与诸如图1中所示的传统封装相比可以被提高。热散装置从管芯带走热、将热分布,并且可以对通过管芯垫去除热的传统途径起杠杆作用。采用热散装置还使热点最少化,并且帮助器件应对高的功率水平。还有,随着半导体管芯缩小,热散装置通过增加管芯和管芯盘之间的相互作用来帮助维持或者甚至增加管芯盘的效率。因此,通过集成热散装置实现的散热可以帮助芯片在较凉的温度下起作用,并且还帮助防止或者最少化局部热点。
在实施方案中,热散装置具有比载体材料高的热导率(k)。热导率(通常以瓦每米开尔文度量,W/(m·K))是对材料导热或传热能力的度量。在实施方案中,热散装置具有比载体材料高并且比半导体管芯高的热导率,所述半导体管芯可以为硅或一些其他一种或多种半导体材料。
本领域技术人员将认识到,热散装置不是热导环氧树脂的延伸。环氧树脂的首要角色是保持管芯就位,而其次要功能是使热阻最小化——主要通过减小可能充当绝热器的气穴(airpocket)。热散装置的首要目的在于将热从半导体管芯导走,并且还帮助跨管芯平均地分布这些热。
热散装置还从根本上不同于散热器(heatsink)。热散装置被设计为具有高的热导率。热散装置被配置为带走半导体管芯产生的热,该热有可能不是平均分布的,并且被配置为快速地跨整个热散装置分散该热。在实施方案中,热散装置带走集成电路产生的热,使其更平均,并且对通过载体去除热的传统途径起杠杆作用。该途径使热点最少化,并且帮助器件应对比如果没有该热散装置时所能应对的功率水平高的功率水平。散热器被配置为具有高的热容量。即,散热器被配置为充当热库——在其温度升高之前带走或去除大量的热。相反,热散装置善于接受并分散热——热散装置被配置为改变温度并且快速地改变温度。热散装置不是使产生的热散逸的首要手段,而是帮助平滑热曲线并且帮助将热传导到载体的手段。本领域技术人员将认识到,大部分产生的热是通过经由热管芯盘传导的热去除的。因此,热散装置可以充当散热器的补充。还有,散热器通常在系统级实现而非封装级。
本文给出的是改进的热封装结构,以及用于生成该非封装结构的方法,包括在封装中应用一个或更多个热散装置。
B.热散装置作为半导体管芯的部分

本领域技术人员应当认识到,该实施方案中热散装置的添加遵循标准的拾取和放置组装工艺;然而,该工艺只是简单地重复一次。该工艺首次执行时,热散装置要被置于载体上,并且该工艺第二次执行时,半导体管芯被置于载体和热散装置上。因此,可以容易地实现这样的目的,即将热散装置实现于现有的封装工艺。
本领域技术人员应当认识到,本方法可以以不同的次序执行。例如,热散装置可以首先附着到半导体管芯,并且组合的管芯和热散装置可以被置于载体上。
E.配置的实施方案
本领域技术人员应当认识到,存在数种可以使用至少一个热散装置的置换方案,并且这些置换方案落入本发明的范围内。另外,应该注意到,热散装置的应用可以被用于各种封装,以实施例而非限制性的方式例如,基于引线框架的封装和基于基底的封装(例如,压层、陶瓷和其他材料)。
通过图示说明性而非限制性的方式,本文给出的是使用至少一个热散装置的配置的一些实施方案。本领域技术人员应当认识到,热散装置可以以各种方式和配置实现。还应当注意,热散装置可以为半导体的部分、载体的部分、分离部件或其组合。
1.堆叠的实施方案
图8描绘集成电路的封装的实施方案,所述封装包括至少一个根据本发明实施方案的热散装置。图8中图示的是半导体封装800,该半导体封装800具有载体840上一组堆叠的半导体管芯810A和810B。接合线160A和160B提供从集成电路810A和810B(分别)至接合指120A和120B(分别)的电连接。本领域技术人员将认识到,封装通常包含多条接合线和多个接合指,但是仅描绘了少量以简化图示。管芯810A和810B、载体840和接合指120(或者至少接合指的部分)被装入模制材料150中。

F.热散装置材料
本领域技术人员应当认识到,热散装置可以由一种或更多种材料构成,并且可以由多种不同材料制成。在实施方案中,热散装置可以由任何一种或多种这样的材料制成,所述材料产生具有通常比半导体管芯安装所在的基底高的热导率的热散装置。本领域技术人员应当认识到,热散装置的热导率将取决于具体要求。在设计封装并且评估封装的最高管芯温度时,设计者可以考虑管芯特性、封装特性(包括管芯盘)、热散装置特性、在器件中散逸的功率、期望的工作条件和系统配置。
在实施方案中,热散装置可以由化学气相沉积(“CVD”)的金刚石制成。CVD金刚石具有大致为1800W/(m·K)的热导率。除CVD金刚石之外,可以使用CVD金刚石复合物,包括但不限于CVD与金属和/或陶瓷的复合物。例如,CVD金刚石-铜复合物具有大致为800-1200W/(m·K)的热导率范围。具有高热导率的材料,例如金和银,也可以被用作散热装置。
除了很多可以被使用的现有材料外,可以针对热散装置应用使用具有使得热导率的新兴材料。例如,石墨泡沫和碳纤维是可以被用作热散装置的新兴材料的两个例子。随着这些材料和其他材料持续地被开发出来,更多具有使得热导率值的材料可以被用作热散装置。还应该注意,在热散装置材料可以充当粘合剂的情况下,将不需要一个或更多个单独的粘合剂层。
G.使用热散装置的优点
如本文所讨论的本发明提供用于通过在集成(“IC”)封装内集成热散装置来提高基于引线框架的集成电路封装及类似封装的热性能的系统和方法。通过将热散装置引入IC封装中,封装可以应对更高的功率水平,同时维持封装的恒定温度,或者可以降低工作在恒定功率操作下的封装所应对的温度。与来自竞争者的等同封装相比,应对更高功率的热性上较凉的封装为在其封装中使用热散装置的芯片制造者提供竞争优势。
在实施方案中,为了维持相同厚度,管芯厚度可以被减小以补偿增加的热散装置。在实施方案中,管芯厚度可以通过对器件晶片进行背磨来减小,从而总体封装厚度相对于常规封装维持不变。应该注意,减小集成电路的厚度还可以改善热去除和热分散过程,因为大多数的热是在管芯上表面产生的。通过减小半导体管芯的厚度,存在更少的硅/半导体材料供热通过。
在实施方案中,因为热性改进的封装能够应对更高的功率密度,所以管芯可以缩小而仍旧工作在热限值内。当将热散装置集成到封装所需的成本增量小于通过器件中使用的半导体尺寸减小实现的成本降低而节省的成本时,半导体芯片制造商可以实现到成本的节省。在实施方案中,封装的规格(specification)可以保持不变(例如封装形式、配合和功能),由此让芯片封装消费者无需对其应用板或制造工艺进行任何大的改动。
因为通过引入一个或更多个热散装置创造的改进的热性能允许管芯尺寸减小,所以可以生产具有更小占用面积但是具有相同或改进性能的半导体封装。通过以先进的硅(或其他半导体)技术对管芯尺寸减小起杠杆作用以及以热散装置的使用对封装热性改进起杠杆作用,半导体封装可以被制造为具有相同或提高的性能,但是具有更小的形状因子。随着产品向更小的形状因子改变,相比于竞争者来说能够生产具有更小尺寸的芯片可以是显著的竞争优势。

Claims (9)
1.一种半导体封装,包括:
半导体管芯;
支撑所述半导体管芯的载体,所述半导体管芯被线接合到所述封装的各自的引线;以及
在所述半导体管芯和所述载体之间的热散装置,所述热散装置与所述半导体管芯集成作为所述半导体管芯的一部分,所述热散装置具有比所述载体的热导率高的热导率,
其中所述热散装置的热导率高于500W/m·K,使得由所述半导体管芯产生的热基本均匀地分散在所述热散装置上,并且模制料部分包封所述半导体管芯、接合线以及所述载体,使得将所述热散装置完全包封并且暴露出所述载体的底表面且使其与所述模制料的底表面共面。
2.如权利要求1所述的半导体封装,其中所述热散装置还充当粘合剂。
3.如权利要求1所述的半导体封装,其中所述半导体管芯是第一半导体管芯,并且所述半导体封装还包括第二半导体管芯。

6.如权利要求3所述的半导体封装,其中所述第二半导体管芯在所述第一半导体管芯旁边呈并排配置。
7.如权利要求6所述的半导体封装,还包括设置在所述第二半导体管芯和所述载体之间的第二热散装置。
8.一种半导体封装,包括:
线接合的集成电路,具有有效侧;
管芯盘;以及
热散装置,所述热散装置与所述线接合的集成电路集成作为所述线接合的集成电路的一部分并且位于所述线接合的集成电路和所述管芯盘之间,所述热散装置具有比所述管芯盘的热导率高的热导率,
其中所述热散装置的热导率高于500W/m·K,使得由半导体管芯产生的热基本均匀地分散在所述热散装置上,并且模制料部分包封所述线接合的集成电路、接合线以及所述管芯盘,使得将所述热散装置完全包封并且暴露出所述管芯盘的底表面且使其与所述模制料的底表面共面。
9.如权利要求8所述的半导体封装,其中所述热散装置还充当粘合剂。
