Abstract
一种能够使焊接的可靠性得到改善的焊剂,以及一种用这种焊剂来焊接其零部件的电子电路器件。该焊剂的成分能够抑制其所含的锡的低温转变,抑制其所含的银的迁移,防止锡晶须的产生和生长并防止腐蚀,它的成分包含铅、锑、银和锡。
Description
本发明涉及一种提高了焊接性能的可靠性的焊剂,以及一种使用该焊剂来焊接其组成部件的电子电路器件。
一种建议用来提高大规模计算机的计算速度和工作效率的电子电路器件具有下列的结构:
高集成化的半导体器件,即LSI(大规模集成电路)芯片安装在电路板上,并用微小的焊剂珠焊接在电路板的布线上。LSI芯片上复有冷却盖以避免LSI芯片因过热而损坏。然后,把该电路板在电气上和机械上连接到一外部电路用的输入/输出插脚焊接到电路板上。
这些焊接点在机械上,电气上以及化学性能上必须具有很高的可靠性,为了满足这种要求,Sn-Pb焊剂已被广泛使用。
近来,电子电路器件的复杂性和元件层数已不断地提高,在顺次连接电子电路器件的各元件时,对不同的焊接温度必须分别相应使用不同熔点的各种焊剂。具体地说,在焊接温度范围为225-250℃连接元件时,认为使用Sn-3.5Ag(一种含重量百分比为3.5%的Ag,其余为Sn的焊剂)在熔点和焊接强度方面是较为合适的。在日本金属学会的“金属数据手册”(丸善著1984年1月30日)的第308页上介绍了这种焊剂。
但这种Sn-3.5Ag包括有以下这些缺点:Sn的低温度转变,Ag的迁移以及Sn晶须的产生和生长。这种缺点有害地影响了电子电路器件上的焊接的可靠性。
与应用领域中的电子电路器件所用的焊剂不同,日本专利公开No.58-29198和No.58-29199公开了一种含Bi或In并且能够降低在超导电线的焊接部分感生的电流的Sn-Ag焊剂。
所述Sn-3.5Ag焊剂的第一个缺点是Sn的低温度转变对该种焊剂的有害影响,金属Sn(β-Sn)在不高于13℃的温度下转变成α-Sn。实际上,由于这种转变速度低,Ag的这种转变在-40至-50℃的温度范围时成为一个显著的问题。α-Sn是非常易碎的并成为灰色的粉末。当金属Sn转变成α-Sn时,其体积增加了20%。由于Sn-3.5Ag焊剂中的Sn的含量高,Sn的低温转变就有可能造成使该焊剂的焊接破裂。
Sn-3.5Ag焊剂的第二个缺点是Ag的迁移。电子电路器件的极大部分的微小焊接点是形成在对陶瓷板的表面进行金属化处理所形成的薄膜上,且该陶瓷板的表面总是复有湿气。电子电路器件的有些微小焊接点是作为该电子电路器件的一部分,且在这种微小焊接点周围产生电场。因此,这些微小焊接点是处于迁移易于产生的环境内。众所周知,Ag是一种易于迁移的金属,当用Sn-3.5Ag在微小焊接点处焊接电子电路器件的元件时,则由于上述原因的Ag的迁移该电子电路器件有可能短路。
这种Sn-3.5Ag焊剂的第三个缺点是Sn晶须的产生和生产。Sn晶须是从Sn的表面自发产生的Sn的晶体。有些Sn晶体长成几毫米长的晶须。Sn晶须易于从这种含Sn量高的Sn-3.5Ag焊剂上产生和生长。在电子电路器件的微小焊接点上的Sn晶须的产生和生长是产生短路的一个可能原因。
这种Sn-3.5Ag焊剂的第四个缺点是腐蚀。电子电路器件的元件经常暴露于由该电子电路器件自然产生的高温的热影响下,因此连接这些元件的焊剂接点会腐蚀,从而降低该焊剂接点的焊接强度。
因此,本发明的第一个目的是提供一种没有上述缺点的、机械、电的和化学可靠性高的并且能在225-250℃的焊接温度范围下使用的焊剂。
本发明的第二个目的是提供一种包括由这种焊剂互相焊接起来的电子元件并且机械、电的和化学可靠性高的电子电路器件。
本发明的发明者对将其他元素加到这种Sn-Ag焊剂上,以获得一种能很可靠地形成将电子电路器件的元件高可靠性地连接起来的焊接的焊剂的效果进行了研究,通过研究发现,将Sb和/或Pb加到通常的Sn-Ag焊剂上(一种Ag的含量为2.0-8.0重量%的Sn-Ag焊剂,特别是一种Ag的含量为约3.5重量%的Sn-Ag焊剂)就可以实现该本发明的目的。
为了实现上述本发明的目的,本发明提供了一种含Pb量为0.01-2.0重量%和/或含Sb量为0.01-0.5重量%,含Ag量为2.0-8.0重量%,而其余为Sn的焊剂。
Ag改善了这种焊剂的强度,为了保证有充分足够的强度,Ag的含量至少为2.0重量%。Sn和Ag形成了一种二元共晶合金。在共晶点的这种二元共晶合金中的Ag的含量是3.5重量%,且熔点为221℃。为了使焊剂能在225至250℃的焊接温度范围下使用,根据这种Sn-Ag二元共晶合金的相图确定Ag的含量的上限是8重量%。
把Sb和/或Pb加到这种Sn-Ag焊剂中消除了上述的四个缺点,即加入Sb和/或Pb,(1)抑制了该焊剂所含的Sn的低温度转变,(2)抑制了该焊剂所含的Ag的迁移,(3)防止了Sn晶须的产生和成长,以及(4)防止了该焊剂的腐蚀。
当一种金属与Sb或Pb熔合成一种合金时,该合金的硬度高于该种金属的硬度。含Pb量高于2.0重量%或含Sb量高于0.5重量%的合金格外脆,因此这种合金不适于用作焊剂。另一方面,含Pb量或含Sb量低于0.01重量%的合金却不能有效地消除上述的四个缺点。
虽然本发明的焊剂不可避免含有包含一C、N和O的掺杂物,但该焊剂的这种掺杂物的含量仅为100ppm(百万分之一)或更低。
下面结合附图对本发明进行较详细的说明。

本发明的实施例的焊剂试验样品1号至6号是由99.99%纯度的Sn、99.99%纯度的Ag、99.99%纯度的Pb和99.99%纯度的Sb熔合制备成的。试验样品1号至3号的组成成分是Sn、Ag和Pb,而试验样品4号至6号的组成成分是Sn、Ag和Sb。试验样品1号至6号的各相应成分列于表1中。
已知焊剂试验样品7号至11号是通过控制将99.99%纯度的Sn、99.99%纯度的Ag、99.99%纯度的Pb、99.99%纯度的Bi和99.99%纯度的In熔合在一起制备成的。试验样品7号和8号的组成成分是Sn和Ag,试验样品9号的组分是Sn、Ag和Bi,试验样品10号的组分是Sn、Ag和In,而试验样品11号的组分是Sn和Pb。虽然试验样品11不是Sn-Ag焊剂,它也被包括在这些试验样品中以供参考比较。这些试验样品7号至11号的各相应的成分也列于表1中。
这些试验样品经过可靠性评价试验,以查看本发明的焊剂是否消除了上述这些焊接可靠性有不利影响的缺点。
将具有上面表1所示成分的焊剂制备成直径为0.3毫米的微小颗粒和厚度为0.6毫米的薄片以供实验所用。对试验样品11号(一种供一般使用的Sn-37Pb共晶合金)的颗粒和薄片进行了试验以用其他的试验样品一起进行比较。
实验1:Sn的低温度变换。
将试验样品1号至11号中每一种的焊剂颗粒12散布放在如图2所示的三块陶瓷板的每一块上,散布放成面积约为1平方厘米范围内的一层。将这三块陶瓷板分别在温度分别为-60℃,-35℃和-10℃的低温恒温箱中放置一个预定的时间,然后,用X射线衍射分析对这些焊剂颗粒进行检查,检查是否有因Sn的低温度转变而造成的α-Sn的存在。
实验2:迁移。
通过金属镀层处理在三块陶瓷板14的每一块上形成一W/Ni/Au薄膜图形,将按W/Ni/Au薄膜图形切割的试验样品1号至11号中每一种的三块焊剂薄片放在陶瓷板14上,如图3所示,再将细Cu丝16跨放在这些薄片图形上,在240℃下对陶瓷板14进行热处理。然后在85℃和85%相对湿度的恒温恒湿箱中分别在细Cu丝16的两端加10伏、30伏和50伏的直流电压,测量由于迁移而发生短路所经过的时间。
实验3:晶须的产生。
将尺寸为100毫米×20毫米×5毫米的Cu板17分别浸在试验样品1号至11号的熔融的焊剂中,使该Cu板17涂敷上一层焊剂(如图4所示)。将涂有焊剂Cu板17在50℃条件下在恒温箱中放置一预定的时间。用扫描电子显微镜观察涂有焊剂的Cu板17的表面。
实验4:腐蚀。
制备如实验1中一样的试样。将这些试样在85℃和相对湿度85%的恒温恒湿箱中放置一段预定长的时间,然后用扫描电子显微镜观察这些试样表面的腐蚀,分别在试验的前后测量焊剂颗粒的重量以测量因腐蚀而引起的重量的变化。
实验1至4的结果列于表2中。
从表2可以明显看出,在-10℃,-30℃和-60℃条件下,在10000小时中在试验样品1号至6号(实施例)的任一个样品中没有发生转变,试验样品7号(对照物)在-60℃条件下经过8000小时发生了转变,而试验样品8号(对照物)在-60℃条件下经过9000小时发生的转变。其他的样品经过10000小时没有发生转变。
注:记号“-”表示在10000小时中Sn没有发生低温转变,10000小时中没有发生迁移或没有产生晶须。
在10伏、30伏和50伏条件下,在10000小时中试验样品1号至6号是(实施例)中没有一个发生因迁移而造成的短路。试验样品7、8、9和10是在50伏时分别在9500小时,9000小时,8000小时和8500小时中发生了短路、在10伏和30伏条件下在10000小时中没有一个试验样品发生短路。在所有的电压条件下试验样品11号在10000小时中都没有发生短路。
在10000小时中试验样品1号至6号(实施例)中没有一个产生晶须。试验样品7号和8号(对照物)在7000小时中产生了晶须。试验样品9、10和11号在10000小时中没有产生晶须。
试验样品1号至6号中没有一个在5000小时中发生腐蚀,重量没有发生变化。试验样品7号至11号在5000小时中发生了腐蚀,样品7号至11号的试样的各自重量分别减少了1.0%、1.0%、0.1%、0.1%和5.0%。
从上述实验结果可明显看出,在很大的时间中,本发明实施例的焊剂中没有发生因Sn的低温转变、迁移、晶须和腐蚀所造成的问题,而作为对照物试验的已知的焊剂就有因上述部分或全部的原因所造成的问题。因此,本发明的焊剂与作为对照物试验的已知焊剂相比,有极好的可靠性,故用本发明的焊剂来焊接元件的电子电路器件具有很好的焊接可靠性。
下面说明包括用本发明的焊剂焊接的元件的一电子电路。
图1示意地示出了一根据本发明的最佳实施例的电子电路器件,它包括多个LSI芯片1,芯片用重量分别为Pb1.0%、Ag3.475%和Sn95.53%的微小焊剂颗粒连接到形成在多层陶瓷电路板2中的电路图案上。
LSI芯片以预定的方式排列布置在多层陶瓷电路板2上,导热部件5与LSI芯片1接触放置,该导热部件5复有盖板4,冷却板3放置在盖板4上面。多层陶瓷电路板2的电路图案与设置在布线板7上的输入/输出插脚6焊接在一起,以构成该电子电路器件。
在将多层陶瓷电路板2、冷却板3、盖板4,导热部件5、输入/输出插脚6和布线板7组装起来制成电子电路器件时,使用了含重量分别为1.0%的Pb、3.47%的Ag和95.35%的Sn的微小焊剂颗粒、含重量分别为37.0%的Pb、63.0%的Sn的焊剂9、含重量为98.0%的Pb2.0%的Sn的焊剂10和含重量分别为72.0%的Ag和28.0%的Cu的银焊剂11。
将多层陶瓷电路板放在布线板7的上面,使银焊剂11夹在多层陶瓷电路板2的背面与输入/输出插脚6的端子之间,然后将多层陶瓷电路2和导线板7的组合物进行热处理,这里该组合物是在800℃温度下进行热处理,然后再冷却,从而将多层陶瓷电路板2的电路图案与输入/输出插脚6焊接起来。
然后,将LSI芯片1放在多层陶瓷电路板2的面上,将微小的焊剂颗粒8夹在它们之间,然后通过使焊剂颗粒8在240℃温度下加热的热处理将LSI芯片1焊接到多层陶瓷电路板2上。
冷却板3放在盖板4上,并将焊剂10夹在它们之间,然后将冷却板3与盖板4的组合物在340℃温度下加热使它们结合在一起。
在将导热部件5放在焊接在多层陶瓷电路板2的电路图案上的LSI芯片1上后,将冷却板3和盖板4组件放在多层陶瓷电路板2上面,而将焊剂9散布在电路板2的周缘与盖板4的相应的周缘之间,然后通过在200℃温度下将焊剂9加热而使电路板2与盖板4结合在一起。
本发明在应用方面并不限于上面所述的实施例,可有各种不同的变化方案。例如,在构成图1的电子电路器件时,可用本发明的焊剂来代替焊剂9或10。但是,考虑焊接温度时必须适当地选择合适的焊剂。本发明的电子电路器件的构成也不限于图1所示的那一类。
从上述可明显知道,本发明的焊剂具有下列那些优于通常的Sn-Ag焊剂的优点:
(1)焊剂中所含的Sn几乎不会发生低温转变;
(2)焊剂几乎不发生迁移;
(3)焊剂几乎不产生晶须;
(4)焊剂有高的抗腐蚀性能。
并且,包括由本发明的焊剂互相焊接起来的元件的电子电路器件具有很高的机械、电的和化学的可靠性。
Claims (14)
1、一种焊剂,它包含:
0.01至2.0重量%百分比的铅和0.01至0.5重量%的锑,或者是0.01至2.0重量%的铅或0.01至0.5重量%的锑的二者之一;
2.0至8.0重量%的银;以及
其余含量为锡。
2、一种具有用焊剂焊接的部件的电子电路器件,该焊剂包含:
0.01至2.0重量%的铅和0.01至0.5重量%的锑,或者是0.01至2.0重量%的铅或0.01至0.5重量%的锑二者之一;
2.0至0.8重量%的银;以及
其余的含量为锡。
3、根据权利要求2的电子电路器件,其特征在于所述用焊剂焊接的部件是通过温度为该焊剂的熔点的热处理而焊接起来的。
4、根据权利要求3的电子电路器件,其特征在于它包括:一布线板;插入到布线板中的输入/输出插脚;与这些输入/输入插脚电连接的多层电路板;装在多层电路板上的半导体器件;复盖半导体器件的盖板;和放在盖板上的冷却板。
5、根据权利要求4的电子电路器件,其特征在于所述的盖板和所述的多层电路板是由铅-锡焊剂焊接在一起的。
6、根据权利要求4的电子电路器件,其特征在于所述的冷却板和所述的盖板是由铅-锡焊剂焊接在一起的。
7、根据权利要求4的电子电路器件,其特征在于所述的输入/输出插脚是由银焊剂焊接到所述多层电路板的电路图案上。
8、一种包含铅和/或锑,银和锡,并且具有能够抑制锡的低温转变,能抑制银的迁移,能防止锡晶须的产生和生长和防止腐蚀的组分的焊剂。
9、一种具有用这样一类焊剂焊接起来的部件的电子电路器件,该类焊剂包含铅和/或锑、银和锡,并且各具有能够抑制锡的低温转变,能抑制银的迁移,能防止锡晶须的产生和生长和防止腐蚀的组分。
10、根据权利要求9的电子电路器件,其特征在于由焊剂焊接起来的部件是通过温度为该焊剂的熔点的热处理而焊接起来的。
11、根据权利要求10的电子电路器件,其特征在于它包括:一布线板;插入到布线板中的输入/输出插脚;一具有与这些输入/输出插脚电连接的电路图案的多层电路板;装在该多层电路板上的半导体器件;盖在半导体器件上的盖板;和放在盖板上的一冷却板。
12、根据权利要求11的电子电路器件,其特征在于所述的盖板和所述的多层电路板是由一铅-锡焊剂焊接在一起的。
13、根据权利要求11的电子电路器件,其特征在于所述的冷却板和所述的盖板是由一铅-锡焊剂焊接在一起的。
14、根据权利要求11的电子电路器件,其特征在于所述的输入/输出插脚是用一银焊剂焊接到所述多层电路板的电路图案上的。
