Abstract
本发明涉及一种对太阳能电池的发射体进行湿化学蚀刻的方法。为了能够进行均匀的蚀刻,使用含有至少一种选自过二硫酸盐、过一硫酸盐和次氯酸盐的氧化剂的碱性蚀刻溶液作为蚀刻溶液。
Description
本发明涉及一种用于在蚀刻溶液中将高度掺杂的硅层进行湿化学反向蚀刻(Rueckkaetzen)的方法,其中所述硅层具有的掺杂剂浓度为> 1018原子/cm3,特别是> 1019原子/cm3,和所述高度掺杂的硅层是晶体太阳能电池发射体的表面区域。
在晶体太阳能电池中,根据现有技术,发射体可以在高温步骤中通过磷的扩散进入制备。使用低掺杂的p-型硅(掺杂剂的浓度在大约1016原子/cm3数量级) —通常用硼作为基础掺杂剂—作为原材料。发射体的最外层是高度掺杂的,即:掺杂剂的浓度通常大于1018原子/cm3,特别是大于1019原子/cm3。
前面一侧的金属接触点(metal contacts)主要在丝网印刷方法中通过厚膜银糊料接着烧结而制备。一方面,高的磷表面浓度有利于在银糊料和发射体之间形成低欧姆的接触点,另一方面,这样的高的掺杂剂表面浓度引起更强烈的电荷载体对的重组,并因此在太阳能电池中引起减小的短路电流(减小的蓝光敏感性)。
根据掺杂剂的类型、其引入和使用的扩散方法,磷表面浓度可以超出磷在硅中的溶解限度(大约5 × 1020原子/cm3)。这导致形成具有组成SixPy或SixPyOz的单独的相,所述相在扩散过程中以针形沉淀物的形式在发射体自身中或在发射体表面结晶出来。沉淀物及其与硅基质的界面构成额外的重组中心(参见P. Ostoja等,“The Effects of PhosphorusPrecipitation on the Open-Circuit Voltage in n+/p Silicon Solar Cells,” SolarCells 11 (1984), 1 - 12)。另外,沉淀物会导致在位于更深的晶体区出现错位和缺陷,这同样影响效率。
掺杂剂的表面浓度如所述会部分受掺杂剂的选择、掺杂剂的引入和扩散方法的影响,部分受热氧化(热蚀刻)以及扩散后湿化学蚀刻/清洁步骤的影响。
扩散后的湿化学方法通常由顺序的蚀刻和清洁步骤组成。通常,使用稀HF溶液用于除去磷硅酸盐玻璃层和碱性发射体蚀刻溶液或酸性清洁溶液。
任选地,也可以通过湿化学法进行边缘分离,即:太阳能电池的发射体区域和基础区域的电分离。在此可以使用硝酸和氢氟酸的混合物,可能含有其它添加剂,如酸。之后,可以使用强碱性溶液(如NaOH或KOH)除去附加形成的多孔硅。
典型的碱性发射体蚀刻溶液是基于氨或氨衍生物和过氧化氢。例如参考开发用于半导体制造的RCA清洁的“SC-1溶液” (W. Kern,“The Evolution of Silicon WaferCleaning Technology” in J. Electrochem. Soc.,第137卷,No. 6,1990年6月,1887 -1891)。氨的烷基衍生物和羟基烷基衍生物与氨相比具有低的蒸气压和因此具有较小的逸出问题的优势。也可以使用其它组分,如配合剂、表面活性剂和稳定剂(参见,例如WO A2006/039090)。
这些溶液的缺点是在用于太阳能电池制造的标准方法中可行的接触时间内发射体表面层的反向蚀刻低,该接触时间在生产线中通常小于1分钟。
在EP A 1 843 389中描述了包括重复的化学氧化随后用稀的HF除去氧化硅的顺序,以便侵蚀最上面的高度掺杂的发射体层。在20℃-90℃的温度下用于化学氧化提供有臭氧、臭氧/H2O、O3/H2O/HF、H2O2、HNO3、H2SO4和NH4OH。此方法应该提供的优点是在扩散过程中生成的发射体分布图/磷表面浓度对氧化较好的可控制性。然而,由于在给定条件下的化学氧化,产生厚度仅为大约1nm的氧化层。需要多次重复氧化/HF顺序以侵蚀高度掺杂的层。
在EP A EP 0 731 495中描述了含臭氧(和用于提高臭氧溶解度的表面活性剂)或过氧化氢的HF水溶液在改良的RCA清洁顺序范围内作为用于半导体的清洁溶液。
通过选择性发射体的开发提供了避免掺杂剂的高表面浓度这一缺点的备选的可能方案。这样, 从WO A 2009/013307获知通过由常规方法扩散的发射体在金属接触点之间的区域反向蚀刻制备选择性发射体。金属接触点下面的区域通过预先引入的蚀刻阻挡层受到保护。为了反向蚀刻,在第一步中,使用由硝酸和氢氟酸组成的混合物用于多孔硅层的受控制备或用于由多孔硅形成的层的受控制备。蚀刻进展很容易明白,因为多孔硅根据层厚度显示各种颜色。在第二步中,使多孔硅经受湿化学氧化。表面作为氧化剂的是HNO3和H2SO4。接着在稀HF中除去SiO2。
使用的混合酸的缺点在于通过方法技术难以控制均匀的多孔Si层的形成,使得—和由于不均匀的反向蚀刻的原因—在晶片表面上产生发射体层电阻值的强分散。
DE A 20 2008 017 782涉及硅太阳能电池,其中高度掺杂的表面区域应该被反向蚀刻。考虑HF、HNO3和H2SO4 作为蚀刻溶液。
DD A 300 622涉及用于硅各向异性湿化学蚀刻的蚀刻剂,以便例如制备X-射线掩模。调整蚀刻速率使得例如产生1.9 μm/分钟的侵蚀。
DE A 10 2008 052 660涉及用于利用两阶段掺杂制备太阳能电池的方法。将无机保护层作为掩模施加到待蚀刻的表面上。然后利用含硝酸和氢氟酸的蚀刻溶液发生湿化学蚀刻。在此过程中生成多孔层,所述多孔层接着通过碱性蚀刻溶液除去。
US 2010/0126961的主题是硅薄层膜的平面化(planarisieren)。用含氧化剂和任选地表面活性剂的碱性蚀刻溶液使任何不平整性平滑。
US A 2005/0022862提供了通过KOH浓溶液选择性蚀刻太阳能电池区域。发生各向异性蚀刻。
本发明基于的问题是提供用于呈晶体太阳能电池发射体表面区域形式的高度掺杂的硅层进行湿化学反向蚀刻的方法,所述硅层具有的掺杂剂浓度为> 1018原子/cm3,特别是掺杂剂浓度> 1019原子/cm3,其中避免了现有技术的缺点。同时,应该能够进行发射体的均匀的反向蚀刻,其中可以使用提供了不会负面影响工艺流水线中的制造方法的可能性的时间。
为了解决这一问题,本发明主要提供了使用含有至少一种选自过二硫酸盐、过一硫酸盐和次氯酸盐的氧化剂的碱性蚀刻溶液作为蚀刻溶液,其中当使用过二硫酸盐或过一硫酸盐时,在蚀刻溶液中分别的含量为30 g/L (克/升)-150 g/L,特别是60 g/L-100 g/L,和当使用次氯酸盐时,其含量为150 mL/L (毫升/升)-750 mL/L,特别是300 mL/L-600mL/L的含6% - 14%活性氯的溶液。
使用根据本发明的蚀刻溶液提供的优点在于发生各向同性和均匀的反向蚀刻,使得在发射体生成之前产生的织构结构得以保持。另外,蚀刻速率高于现有技术中使用的含过氧化氢的蚀刻溶液的速率。因此,特别地,在制备装置中可用的接触时间内太阳能电池发射体的较强反向蚀刻是可能的。
根据本发明的碱性蚀刻溶液的另一优点可以由可能在蚀刻步骤之前的方法步骤中形成的多孔硅完全被除去的事实看出。
另外,根据本发明的碱性蚀刻溶液使得快速除去SixPy和SixPyOz相或可能在扩散过程中已经形成的沉淀物成为可能。
特别地,提供了含有氧化剂的碱性蚀刻溶液的碱性组分使用至少一种选自如下的组分:NaOH、KOH、氨、氨衍生物、四烷基氢氧化铵、烷基胺、链烷醇胺、羟基烷基烷基胺、聚亚烷基胺和环状N-取代的胺,其中碱性组分在碱性蚀刻溶液中的含量为1 g/L-100 g/L。
氨衍生物的实例是四甲基氢氧化铵。烷基胺的实例是三乙基胺。链烷醇胺的实例是单-、二-和三乙醇胺。羟基烷基烷基胺的实例是胆碱。聚亚烷基胺的实例是二亚乙基三胺。环状N-取代的胺的实例是N-甲基吡咯烷、N-甲基哌啶和N-乙基吡咯烷酮。
为了能够使根据本发明的蚀刻溶液更长时间使用,特别是用于高度掺杂的发射体表面区域反向蚀刻,和为了允许有高的生产量并同时实现清洁性能,含有至少一种氧化剂的蚀刻溶液应当含有配合剂和/或表面活性剂和/或稳定剂。考虑作为配合剂,即配合物形成剂和螯合剂的是羟基酚,胺例如EDTA和DTPA,或二-和三羧酸,羟基羧酸例如柠檬酸或酒石酸,多元醇如甘油、山梨糖醇和其它糖类和糖醇,膦酸和多磷酸盐。
在根据本发明的蚀刻溶液中使用的氧化剂起到蚀刻调节剂的作用,以防止对要反向蚀刻的高度掺杂的发射体半导体层太强和各向异性的蚀刻侵蚀。基于氨作为碱性组分和使用过氧化氢作为氧化剂的已知蚀刻溶液具有的缺点在于过氧化氢分解非常快和在高度扩散的基材和低扩散的基材上都是非选择性分解的,同时形成氧化物,即该反应是不依赖于掺杂的。因此,已知含有过氧化氢的碱性发射体溶液具有发射体反向蚀刻太慢的缺点。
此外,根据本发明的蚀刻溶液提供的优点是可能在蚀刻步骤之前的方法步骤中形成的多孔硅完全被除去。相反,如果使用含有过氧化氢作为氧化剂的碱性蚀刻溶液,则发现多孔硅除去不完全。
高度掺杂的发射体层区域的侵蚀可以通过发射体层电阻的变化进行检测,该发射体层区域具有至少> 1018原子/cm3,特别是大于1019 原子/cm3的掺杂剂浓度。发射体层电阻的增加是发射体反向蚀刻直接可测量的参数。含过氧化氢作为氧化剂的碱性蚀刻溶液和根据本发明的蚀刻溶液之间的比较表明,对于在50℃的温度下35秒的接触时间,发射体层电阻仅仅增加了大约1 ohm/sq。相反,如果使用过二硫酸盐作为氧化剂和NaOH作为碱性组分,发现对于35秒的接触时间和在50℃的温度下,发射体层电阻增加最高到9 ohm/sq。这样的原因可能是过二硫酸盐优选地对于高度扩散的、特别是磷扩散的基材反应较慢,同时形成氧化物。由于形成氧化物,高度掺杂的表面层如同发射体一样被保护免于受到碱性组分太强的各向异性蚀刻侵蚀。相反,如果碱性蚀刻溶液作用于低扩散的基材,其中掺杂剂的浓度为大约1016 原子/cm3数量级,则过二硫酸盐的分解速率较低,从而基材受到碱性组分的侵蚀更强。
因此,优选地使用含有过二硫酸盐作为氧化剂的根据本发明的碱性蚀刻溶液用于高度掺杂的发射体层反向蚀刻。当使用过二硫酸盐时,与使用过氧化氢相比发生较快的发射体反向蚀刻,因此使得较短的加工时间是可能的。同时,多孔硅被完全除去。
优选使用的是含有NaOH 作为碱性组分和过二硫酸钠作为氧化剂的碱性蚀刻溶液,其中NaOH 含量为5-10 g/L和过二硫酸钠的含量为5-330 g/L,优选为50-150 g/L。另外的组分是水以及,根据需要,配合剂、表面活性剂和稳定剂,这些组分可以用于改变蚀刻溶液的作用。
次氯酸盐可以用作另外的氧化剂以调节碱性组分对发射体的蚀刻侵蚀。
使用碱性次氯酸盐溶液用于织构或抛光含硼作为基础掺杂的硅片实际上是已知的(参见Basu等“A cost effective multicrystalline silicon surface polishingsolution with improved smoothness,” Solar Energy Materials and Solar Cells 93(2009) 1743 - 1748)。然而,在此情况下,在80℃ (刚好在分解温度以下)和20分钟的接触时间使用高浓度的溶液用于(非选择性的)硅蚀刻。
为了产生织构的表面,要求大约500 mg的硅侵蚀 (在尺寸为156 × 156 mm的晶片上)。为了产生抛光的表面,要求大约1000 mg/晶片的侵蚀。这相当于每一侧上接近10μm厚度的硅层蚀刻。
根据本发明,将硅基材的高度掺杂的表面区域,特别是太阳能电池的发射体,用稀次氯酸盐溶液在35℃-60℃范围的低温下反向蚀刻,其中对于尺寸为156 × 156 mm 的晶片产生大约1 mg 的侵蚀,即每一侧小于10nm。
因此,本发明特征还在于根据表面形貌,在发射体中厚度d的层被各向同性而均匀地反向蚀刻,其中d ≤ 15nm,特别是d ≤ 10nm,尤其是2nm ≤ d ≤ 7nm。
次氯酸盐的使用利用了次氯酸盐优先在高度扩散的、特别是磷扩散基材上反应同时形成氧化物的性质。由于氧化物形成,发射体被保护免于受到碱性组分太强的蚀刻侵蚀。在低扩散的基材上,次氯酸盐的分解速率较低;这些基材受碱性组分蚀刻更快。任何存在的多孔硅完全被除去。
含有至少一种氧化剂的碱性蚀刻溶液的另一优点可以由下面的事实看出:可以选择性除去形成的组成为SixPy 和SixPyOz 的单独的相,它们是在扩散过程中呈针形沉淀物形式结晶出来的。
根据本发明的含次氯酸盐作为氧化剂的碱性蚀刻溶液可以具有上述碱性组分。使用次氯酸盐作为氧化剂提供了与使用过二硫酸盐和过一硫酸盐相同的优点,因为同样发生了高度掺杂的表面层的快速而均匀的侵蚀,其中额外除去了SixPy和SixPyOz 相和沉淀物。在此方法中,除去相当快,使得仅仅几秒之后沉淀物就被清除,其中溶液优选具有大约40℃的温度。
因此在SixPy 和SixPyOz相或沉淀物的除去发生在不涉及高度掺杂的硅层,即规则地磷扩散的硅层的任何显著反向蚀刻的时间内。这可以通过测量发射体层的电阻而确认。
图1显示了根据Czochralski 法制备的硅基材的图像,其在<110>方向取向。左图中可见发射体表面上的沉淀物。如果使用根据本发明的含NaOH作为碱性组分和次氯酸盐作为氧化剂的蚀刻溶液,则沉淀物被蚀刻掉。这通过右图中空的凹陷得以证明。
SixPy和SixPyOz相或沉淀物的比例也可以通过测量膦排放进行确认。通过沉淀物在空气中缓慢水解,即通过与空气中的水分反应形成膦。相应的测量结果可取自图2。因此,图2显示了与用额外的RCA顺序的标准清洁(实心方块)和用碱性次氯酸盐溶液,即用含有次氯酸盐作为氧化剂的根据本发明的碱性蚀刻溶液的标准清洁之后相比,在标准清洁之后(空方块)累积的膦排放。膦排放用实心三角形表示。可以发现当使用碱性次氯酸盐溶液形式的根据本发明的蚀刻溶液时,在大约40℃温度下1分钟后膦排放的减少与通过RCA顺序的减少相当。使用的参数是在60℃ 10 分钟SC1,漂洗和在80℃ 10分钟SC2。
根据本发明相应的碱性水溶液优选地具有下面的组成:
- NaOH:1 g/L - 100 g/L,优选地5 g/L - 10 g/L
- 次氯酸钠溶液(含6%-14%的活性氯):150 mL/L - 750 mL/L,优选为250 mL/L -300 mL/L,
其中另外可能包括KOH作为碱性组分。
根据本发明的蚀刻溶液可以在立式和/或卧式装置中使用。
另外,应当注意的是高度掺杂的硅层根据基础掺杂可以含有磷、砷、硼、铝或镓作为掺杂剂。
另外,本发明特征在于根据本发明的蚀刻溶液用于制备选择性发射体。
另外,本发明特征在于上述蚀刻溶液之一用于对发射体反向蚀刻的用途,其中在发射体反向蚀刻之后通过镍/银或镍/铜层的化学沉积或电沉积或通过物理蒸气沉积法在晶体太阳能电池表面上至少选择性地施加金属层。使用蒸气沉积法时,特别是施加钛/钯/银层。
本发明的应用领域是由硅制成的太阳能电池的制造。因此,本发明特征还在于其发射体通过使用前面所述的措施反向蚀刻的太阳能电池。
本发明进一步的细节、优点和特征由下面的实施例进行说明。
实施例1
在连续(inline)扩散方法中,磷扩散到p-型硅片中。磷的浓度大于1019原子/cm3。硼浓度为大约1016原子/cm3。扩散后,使晶片在卧式装置中经历蚀刻顺序,包括在稀氢氟酸中除去磷硅酸盐玻璃,化学边缘分离,和在根据本发明的碱性溶液中处理和在酸性清洁溶液中处理。
根据本发明的碱性水溶液具有如下组成:
- NaOH 12 g/L
- 过二硫酸钠 65 g/L。
在50℃下接触时间为30秒。发射体层电阻的测量表明了扩散后和描述的蚀刻顺序之后层的电阻之间的差值为9 ohm/sq。其中,5 ohm/sq可能归因于碱性溶液的作用和剩余值由蚀刻顺序的其它溶液造成。
相同的加工顺序,但是使用含过氧化氢的溶液代替含过二硫酸盐的溶液,提供了5ohm/sq的发射体反向蚀刻。多孔硅残余没有完全除去。
实施例 2
在扩散方法中,磷以大于1019原子/cm3的浓度扩散到硅片中。晶片为带有硼作为基础掺杂的p-型硅片,其中硼浓度为大约1016原子/cm3。扩散后,在稀氢氟酸中除去形成的磷硅酸盐玻璃。
然后将晶片经受存在于玻璃烧杯中的根据本发明的下面的蚀刻溶液:
该水溶液具有下面的组成:
四甲基氢氧化铵: 10 g/L
过二硫酸铵:50 g/L。
在45℃下接触时间为180秒。
扩散后层的电阻:45.2 ohm/sq。
上述蚀刻顺序后层的电阻:56.7 ohm/sq。
因此,发射体层电阻差值为11.4 ohm/sq。
为了比较,使用下面组成的水溶液:
- 四甲基氢氧化铵: 10 g/L
- 过氧化氢:10 g/L。
在45℃下接触时间为180秒。使用相同的测试方案和相同的原材料。发射体层电阻的差值为2.3 ohm/sq。
实施例 3
以与实施例 2中相同的测试方案和利用相同的原材料,使用下面的蚀刻水溶液:
- 二亚乙基三胺:30 g/L
- 过二硫酸铵:35 g/L。
在35℃下接触时间为180秒。发射体层电阻的差值为8.1 ohm/sq。
实施例 4
以与实施例 2中相同的测试方案和利用相同的原材料,使用下面的蚀刻水溶液:
- NaOH: 15 g/L
- 次氯酸钠溶液(含6 - 14%活性氯):250 mL/L。
在40℃下接触时间为1分钟。
扩散后层的电阻:53.5 ohm/sq,除去磷硅酸盐玻璃后和在次氯酸钠溶液中处理后层的电阻:61.0 ohm/sq。
因此,发射体层电阻的差值为7.5 ohm/sq。
实施例 5
以与前面的实施例相同的测试方案和利用相同的原材料使用含有很高的次氯酸盐浓度的蚀刻水溶液:
- NaOH: 15 g/L
-次氯酸钠溶液(含6 - 14%活性氯):750 mL/L。
在40℃下接触时间为1分钟。
扩散后层的电阻:53.6 ohm/sq,上述蚀刻顺序后层的电阻;55.6 ohm/sq.
在稀HF中和在含次氯酸盐的碱性溶液中处理前后发射体层的电阻差值非常小。由于高的氧化剂浓度,发射体反向蚀刻减慢。虽然反向蚀刻低,但是沉淀物被清除。这一点可以基于最小的膦排放进行确认。
实施例 6
使用与实施例2相同的水溶液、相同的测试方案和相同的原材料。
在70℃下接触时间为10分钟。发射体被强烈地反向蚀刻到85 ohm/sq。
蚀刻侵蚀为62 mg。这相当于对于面积为156 mm × 156 mm的晶片来说硅层厚度为1.1 μm。
低掺杂的背面一侧比发射体一侧明显更强地被蚀刻。这可根据气体逸出识别。
在硅片总厚度为大约100 μm-200 μm 时发射体仅仅200nm-1000nm厚。这里,使用带有大约350nm厚度的发射体的晶片。如果反应在两侧,即在高度掺杂的前面一侧和低掺杂的背面一侧,都是以相等的速率进行,则发射体将已经被完全蚀刻掉。
Claims (21)
1.一种用于在蚀刻溶液中对发射体表面区域的高度掺杂的硅层进行湿化学反向蚀刻的方法,其中所述硅层具有的掺杂剂浓度为大于1018原子/cm3,和所述高度掺杂的硅层是晶体太阳能电池发射体的表面区域,
其特征在于使用含有至少一种选自过二硫酸盐、过一硫酸盐和次氯酸盐的氧化剂的碱性蚀刻溶液作为蚀刻水溶液,其中当使用过二硫酸盐或过一硫酸盐时,在蚀刻溶液中分别的含量为30 g/L -150 g/L,和当使用次氯酸盐时,其含量为150 mL/L-750 mL/L的含6% -14%活性氯的溶液。
2.根据权利要求1的方法,其特征在于蚀刻水溶液中过二硫酸盐或过一硫酸盐的含量为60 g/L-100 g/L或次氯酸盐的含量为300 mL/L-600 mL/L。
3.根据权利要求1或2的方法,其特征在于使用至少一种选自如下的组分作为碱性蚀刻溶液的碱性组分:NaOH、KOH、氨、氨衍生物、四烷基氢氧化铵、烷基胺、链烷醇胺、羟基烷基烷基胺、聚亚烷基胺和环状N-取代的胺,其中碱性组分在碱性蚀刻溶液中的含量为1 g/L-100g/L。
4.根据权利要求1或2的方法,其特征在于碱性蚀刻水溶液进一步含有至少一种选自配合剂、表面活性剂和稳定剂的组分。
5.根据权利要求4的方法,其特征在于使用选自羟基酚、胺、羟基羧酸、多元醇、亚磷酸和多磷酸盐的配合剂作为配合剂。
6.根据权利要求1的方法,其特征在于使用的碱性蚀刻水溶液是如下组成的次氯酸盐稀溶液
- NaOH:1 g/L -100 g/L,
- 次氯酸钠溶液(溶液中含6%-14%活性氯时):150 mL/L - 750 mL/L,和
- KOH作为另一可能的组分。
7.根据权利要求1的方法,其特征在于使用含过二硫酸钠作为氧化剂的具有如下组成的碱性蚀刻水溶液:
- NaOH:1 g/L-100 g/L,
- 过二硫酸钠:30 g/L-150 g/L,
以及
- 至少一种选自KOH、氨、氨衍生物、四烷基氢氧化铵和胺作为碱性组分,其它过二硫酸盐,和过一硫酸盐的组分。
8.根据权利要求1的方法,其特征在于在立式和/或卧式装置中使用蚀刻溶液。
9.根据权利要求1的方法,其特征在于高度掺杂的硅层含有磷、砷、硼、铝或镓作为掺杂剂。
10.根据权利要求1的方法,其特征在于从发射体各向同性地反向蚀刻厚度d为d ≤15nm的层。
11.根据权利要求1的方法,其特征在于所述硅层具有的掺杂剂浓度为大于1019原子/cm3。
12.根据权利要求3的方法,其特征在于碱性组分在碱性蚀刻溶液中的含量为5 g/L至10 g/L。
13.根据权利要求1的方法,其特征在于使用的碱性蚀刻水溶液是如下组成的次氯酸盐稀溶液
- NaOH:5 g/L-10 g/L,
- 次氯酸钠溶液(溶液中含6%-14%活性氯时):250 mL/L-300 mL/L,和
- KOH作为另一可能的组分。
14.根据权利要求1的方法,其特征在于使用含过二硫酸钠作为氧化剂的具有如下组成的碱性蚀刻水溶液:
- NaOH:5 g/L-10 g/L,
- 过二硫酸钠:60 g/L-100 g/L,
以及
- 至少一种选自KOH、氨、氨衍生物、四烷基氢氧化铵和胺作为碱性组分,其它过二硫酸盐,和过一硫酸盐。
15.根据权利要求7的方法,其特征在于所述其它过二硫酸盐是过二硫酸铵或过二硫酸钾。
16.根据权利要求7的方法,其特征在于所述过一硫酸盐是过一硫酸钾。
17.根据权利要求1的方法,其特征在于从发射体各向同性地反向蚀刻厚度d为d ≤10nm的层。
18.根据权利要求1的方法,其特征在于从发射体各向同性地反向蚀刻厚度d为2nm ≤d ≤ 7nm的层。
19.蚀刻溶液用于制备选择性发射体的用途,其中使用含有至少一种选自过二硫酸盐、过一硫酸盐和次氯酸盐的氧化剂的碱性蚀刻溶液作为蚀刻水溶液,其中当使用过二硫酸盐或过一硫酸盐时,在蚀刻溶液中分别的含量为30 g/L -150 g/L,和当使用次氯酸盐时,其含量为150 mL/L-750 mL/L的含6% - 14%活性氯的溶液。
20.蚀刻溶液用于制备选择性发射体的用途,其中使用含有至少一种选自过二硫酸盐、过一硫酸盐和次氯酸盐的氧化剂的碱性蚀刻溶液作为蚀刻水溶液,其中当使用过二硫酸盐或过一硫酸盐时,在蚀刻溶液中分别的含量为30 g/L -150 g/L,和当使用次氯酸盐时,其含量为150 mL/L-750 mL/L的含6% - 14%活性氯的溶液,其中从发射体各向同性地反向蚀刻厚度d为d ≤ 15nm的层,其中在发射体反向蚀刻之后通过镍/银或镍/铜层的化学沉积或电沉积或通过物理蒸气沉积法在晶体太阳能电池表面上至少选择性地施加金属层。
21.根据权利要求20的蚀刻溶液的用途,其中在发射体反向蚀刻之后通过蒸气沉积法施加钛/钯/银层。
